本发明涉及光发射领域,特别涉及提供ALxGayInzN器件两侧面的高质量反射表面。

晶片接合可能分为两种基本类型:直接晶片接合和金属的晶片接合。对于直接晶片接合,通过接合面的质量传输把两个晶片熔合在一起。在半导体,氧化物,电介质材料的任何组合之间能实现直接晶片接合。通常在高温(>400℃)和单轴压力下进行。由Kish,等人在U.S.P.N.5,502,316叙述了一种合适的直接晶片接合方法。对于金属的晶片接合方法,在两个接合衬底之间淀积金属层使两个衬底粘合在一起。例如,由Yablonovitch等人在“Applied Physics Letters,Vol.56,pp.2419-2421,1990”披露的金属接合是倒置芯片接合,在微光电子工业采用一种技术把器件倒装在衬底上。因为采用倒置芯片贴合能改善器件的热沉,切除衬底取决于器件的结构,通常只要求金属接合层是导电的和坚固的。
在“Low threshold wafer fused long wavelength verticalcavity lasers”,Applied Physics Letters,Vol.64,No.12,1994,第1463-1465页,Dudley等人披露AlAs/GaAsDBRs半导体DBRs对垂直谐振腔结构的直接晶片接合,而在“Room-TemperatureContinuous-Wave Operation of 1.54-μm Vertical-CavityLasers,”IEEE Photonics Technology Letters,Vol.7,No.11,November 1995,Babic,et al.披露半导体DBRs对GaAsP VCSEL两面的直接晶片的接合,用于AlAs/GaAs之间大的折射率变化。如上所述,以前在现有技术不知道,D-DBRs对AlxGayInzN晶片的接合是比半导体对半导体晶片结合更复杂。
在Chua等人所著“Dielectrically-Bonded Long WavelengthVertical Cavity Laser on GaAs Substrates Using Strain-Compensated Multiple Quantum Wells,”IEEE PhotonicsTechnology Letters,第5卷,12期,December 1994,披露了利用旋涂玻璃层接合到InGaAsP激光器的AlAs/GaAs半导体DBRs。旋涂玻璃层不适于位于有源层和DBR之间的VCSEL中接合的材料,因为难于控制旋涂玻璃的精确厚度,因此失去了VCSEL谐振腔所需的对临界层的控制。而且,玻璃的特性不均匀,引起谐振腔的折射和其他损耗。
具有适于VCSELD的例如>99%反射率的一对AlxGa1-xN/GaN半导体DBR的光学反射镜生长是困难的。参看图1,通过理论计算建议,为了达到高的反射率,需要高系数的对比度,只有增加低系数AlxGa1-xN层的组分,和/或包括较多叠层(采用Ambacher et al.,MRS InternetJournal of Nitride Semiconductor Research,2(22)1997的材料特性)来达到。这些方法导致严重的问题。如果通过DBR层产生电流,重要的是DBRs要导电。为了充分地导电,AlxGa1-xN层必须适当的掺杂。电阻率不够大,除非对于Si(n-型)掺杂把Al组分减少到大约50%以下,对于Mg(p-型)掺杂减少到大约20%以下。但是,如图1所示,利用较低Al组分层为了达到足够大反射率所需叠层数量,要求利用AlxGa1-xN材料大的整个厚度,则增加了外延层破裂的危险(因为在AlN和GaN之间有相对大的晶格失配)和减少了组分控制。确实,图1所示Al.30Ga.70N/GaN叠层厚度已经是~2.5μm,并且远非VCSEL的足够大的反射。于是,根据这对层的高反射率DBR要求远大于2.5μm的整个厚度,难于稳定的生长,给出AlN和GaN之间的失配,将生长条件和材料特性。如果该层不要掺杂,破裂没有象指出的那样大,组分控制和AlN/GaN生长温度仍然对生长高反射率DBRs提出大的难题。因此,甚至在DBRs没有流过电流的应用方面,也没有证明半导体镜面叠层在AlxGayInzN材料系列中具有>99%的反射率。因此优选基于电介质的DBR反射镜。
至少一个镜面叠层,例如,配置电介质的Bragg反射器(D-DBR)或合成物D-DBR/半导体D-DBR,置入AlxGayInzN有源区和基底之间。晶片接合界面位于基底和有源区之间的某处。靠近晶片接合界面的任选中间接合层调节晶片界面处的应力和热系数失配。把任选镜面叠层靠近AlxGayInzN有源区。出于一致性的考虑可以选择基底或中间接合层。
上述发明的一个实施例,包括具有靠近AlxGayInzN有源区的晶片接合界面的器件,在例如Al2O3损耗衬底上制造AlxGayInzN有源区。接合到基底的镜面叠层和AlxGayInzN有源区直接进行晶片接合。接着除掉损耗衬底。把任选的镜面叠层接合到AlxGayInzN有源区的顶层。贴合技术包括接合,淀积,生长。把电接点形成在n-型和p-型层上。
在另一个实施例,晶片接合面靠近AlxGayInzN的基底,反射镜接合到AlxGayInzN有源区的顶部。如果利用直接晶片接合把经选择有较好机械特性的基底直接接合到镜面叠层上。此外可以利用金属接合把基底接合到反射镜上。除掉损耗衬底。把任选镜面叠层接合到AlxGayInzN有源区的顶部。把电接点形成在n-型和p-型层上。在直接晶片接合情况,为了获得所要求的特性,选择基底是关键的教导。另外的实施例包括在DBR内设置晶片接合界面。
图1表示AlN/GaN和Al.30Ga.70N/GaN DBRs的关于波长的理论反射率。

配置电介质Bragg反射器(D-DBR)包括一对低损耗电介质叠层,其中一种材料具有低折射率,一种材料具有高折射率。取决于具有氧化钛(TiO2),氧化锆(ZrO2),氧化钽(Ta2O2),或氧化铪(HfO2)的二氧化硅(SiO2)双层的某些可用电介质DBR反射镜,能达到蓝色垂直谐振腔表面发射激光器(VCSEL)要求的高反射率,例如>99.5%,或谐振腔光发射激光器(RCLED)要求的高反射率,例如>60%以上。SiO2/HfO2叠层对特别重要,因为能利用它们生产波长为350-500nm反射率大于99%镜面叠层。由SiO2/和HfO2交替形成的多层构成的D-DBR在机械上稳定到1050℃,使后续工艺能够灵活进行。
图2表示一个优选实施例。在图2中,第1镜面叠层14,例如高反射率的DBR,接合到合适的衬底12上。镜面叠层14由一种以上的下述材料,电介质,半导体和金属构成。第1镜面叠层14通过晶片接合连接到生长在损耗衬底上的AlxGayInzN有源区18中的顶部p-型层18b上。设计AlxGayInzN垂直谐振腔光电结构18在所要求波长范围具有高增益。晶片接合界面16必须具有很低散射的优良光学质量。晶片接合界面16可以包括任选的中间接合层(没有表示)。把任选的第2镜面叠层20,例如D-DBR(如图2所示)接合到AlxGayInzN垂直谐振腔光电结构18上,位于第1镜面叠层的对面。把任选的第2镜面叠层20,AlxGayInzN有源区的n-型和p-型18a,18b,形成图形并且进行腐蚀,提供欧姆接触区。对于VCSEL,必须具有>99%的高反射率。对于RCLED,放宽对反射镜反射率的要求(>60%)。
如图2所示,另一种方法是把镜面叠层14接合到AlxGayInzN有源区18上。于是晶片接合界面16位于镜面叠层14和基底12之间。该结构也具有任选的第2镜面叠层20。和第1第2方法相关的另一种方法,是在一种或两种镜面叠层的中间直接进行晶片接合。晶片接合界面16的几种可能位置如图2所示。
在n-型层或p-型层有源区材料中***可以腐蚀和/或氧化的AlxGayInzN层可以获得电流压缩,以便改善电流和光学限制,于是减少发射激光阈值或提高器件效率。当利用D-DBR和/或没有掺杂的半导体DBR时结合上述层是重要的,因为没有电流通过它们。为了获得适当低的正向电压,谐振腔可以是单个或多个波长的谐振腔,取决于接触层所要求的厚度。上述结构的许多变化是可能的。也可能利用交换的p-型和n-型材料制造类似的结构。
图3A-F表示本发明实施例的流程图。如图3A所示,在例如Al2O3的损耗衬底上制造AlxGayInzN有源区。如图3B所示,第1镜面叠层接合到基底上。贴合技术包括接合,淀积,和生长。如图3C所示,通过晶片接合把第1镜面贴合到AlxGayInzN有源区上。对于VCSEL要利用直接晶片接合,因为低的光学损耗是关键。如图3D所示,除掉损耗衬底。如图3E所示,把光学镜面叠层贴合到AlxGayInzN有源区顶部上。如图3F所示,把电接点形成在任选第二镜面叠层或AlxGayInzN有源区上。通过形成图形限定器件区域,露出接触层的处理操作也可以在工艺流程中进行。
图4A-4F表示另一个流程图。如图4A所示,AlxGayInzN有源区生长在损耗的衬底上。如图4B所示,第1镜面叠层贴合到AlxGayInzN有源区上。如图4C所示,通过直接晶片接合或金属接合把基底贴合到第1镜面叠层上。因为晶片接合生长于光学谐振腔的外面,所以晶片接合的损耗比较不重要。如图4D所示,除掉损耗衬底。如图4E所示,把光学第2镜面贴合到AlxGayInzN有源区上。如图4F所示,把电接点形成在任选第二镜面叠层或AlxGayInzN有源区上。通过形成图形限定器件区域,露出接触层的操作也可以在工艺流程中进行。
直接晶片接合的选择基底是关键,受到下列特性的影响:质量传输,可塑性,压力/应力消除。可能从包括磷化镓(Pa),砷化镓(Ga),磷化铟(InP)或硅(Si)的组中选择基底。硅(Si)基底的优选厚度是在1000埃和500埃之间。
质量传输在直接晶片接合方面起很重要的作用。在标准III-V族对III-V族直接晶片接合,或III-V族对电介质接合方面,至少一个表面在足够低的温度下显示出有效的质量传输,以便保护各层的质量。相反,AlxGayInzN和电介质材料,在含高组分In的AlxGayInzN有源层(<1000℃)保持完整性的温度下,没有显示出有效的质量传输。一种接合材料或两种接合材料都缺乏质量传输的情况会阻碍晶片接合。这种模式是,当在接合温度下两种材料显示出有效的质量传输时,两种材料穿过界面重新进行最强的接合。当只有一种材料显示出有效的质量传输时,则只有这一种材料的接合能和另一材料表面接合点对准。这种情况下难于形成高机械强度的晶片接合。
可塑性是材料在原子规模或宏观规模改变形状的能力,以便适应压力和应力。本发明的目的是,利用熔点比接合温度低的材料,或柔软/易碎转变点低于接合温度的材料,或衬底薄于~50μm的材料来限制可塑性。
通常在400-1000℃进行GaP,GaAs,InP衬底的标准III-V族晶片接合,此时两个衬底都具可塑性。关于晶片接合,至少接合材料之一具有可塑性是极其重要的,因为材料无论在微观上还是宏观上都固有表面粗糙性和/或不平整。在氮气氛中退火AlxGayInzN,温度为1000℃,时间为20分,会导致减少大约20%的PL强度。这样希望保持接合温度在1000℃以下。在Al2O3上生长的GaN材料在低于1000℃的接合温度下不具可塑性。通常在1000℃以下用来制造宽带隙半导体的高反射率的D-DBR的电介质材料不具可塑性。但是,重要的是在这些温度下接合/支持衬底和/或中间接合应是可塑的。
熔点是确定材料可塑性的一种特性。例如,下列材料:GaAs(Tm=1510K),GaP(Tm=1750K),InP(Tm=1330K),由此可见可塑性的相对次序是InP,GaAs,GaP,InP是最为可塑的。材料通常在熔点之下经历柔性/易碎转变。高温时这些材料的可塑性和这些元素中一个的吸收相平衡。即使InP在1000℃是合适的,该材料在该温度下会急剧的分解,因为吸收磷。与所述材料的接合在接合期间将限制温度小于在环境气压下吸收温度的两倍。选择材料必须和所要求的可塑性和接合温度相适应。
很薄的衬底也是可塑的。例如<50μm薄硅是有可塑性的,因为即使曲率半径大,如果衬底薄,则应力也会小。对于具有高破碎硬度的材料,例如,硅(11270N/mm2)或AlxGayInzN则适宜采用该技术。但是,对于具有低破碎硬度的材料,例如,GaAs(2500N/mm2),处理时容易破碎。对于厚度>50μm的硅,即使曲率半径小也使材料引起高应力,使材料破碎。对于其它可作为潜在衬底对象为材料也有同样的情况。
由于在Al2O3上生长GaN具有高失配应力,以及在AlxGayInzN和许多其它合适支持衬底材料之间热膨胀系数(CTE)失配,使压力和应力解决恶化。和晶片接合的其他半导体材料相反,在AlxGayInzN和其他半导体材料之间的CTE失配较大,由于沿纤锌矿材料的a和c平面的CTE失配不同,合成了压力。在接合到不同衬底(GaAs CTE=5.8,GaP CTE=6.8,InP=4.5×10-6/C)的GaN(CTE=5.59,a-plane/3.17×10-6,c-plane/℃)压力要求局部压力减缓,因为基底的CTE失配应当和两个GaN平面的失配接近一致。在接合温度,在柔软的、或在接合温度在接合表面呈液状的中间接合层采用可塑性材料,或通过局部应力减缓,例如,至少一个界面形成图形,能够调节该压力。从包括电介质和包含卤化物(例如CF2),ZnO,铟(In),锡(Sn),铬(Cr),金(Au),镍(Ni),铜(Cu),II-VI族材料的合金组中选择中间接合层。
电流扩展是对以GaN为基础的器件的另一个主要关注问题。p-型材料的横向电流扩展比n-型材料的电流扩展小~30×(倍)。在有源区层的两面制造高反射率的反射镜对于良好的谐振腔来说是必要的,然而因为D-DBRs的绝缘性质,则横向p-型层电流扩展问题更加严重。提高p-型层电流扩展的一种方法是由导电透明半导体和电介质叠层制造复合的DBR。通过增加p-型层的厚度叠层的半导体部分改善电流扩展,而电介质叠层则提高低的半导体反射率使整个反射镜的反射率提高到99%以上。对n-型反射镜采用相同的工序,尽管由于n-型层具有较高的导电率,它并非关键之举。
通过使电流只进入谐振腔,则附加电流压缩层的做法会进一步改善电流扩展,这对于VCSEL来说是必要的。它可以应用到具有或没有复合半导体电介质DBR的垂直谐振腔光电结构,可以被结合成复合反射镜的半导体部分。虽然电流压缩层可以包括在p-型层和n-型层限制层中,但是最有效的是在p-型层中,因为它具有低的电导率。
如果D-DBR贴合到有源区的两面,则需要支持衬底,因为必须除掉最初的基底。有几种除掉通常用做衬底的蓝宝石的方法。下面概述的方法只是用于除掉可能是除蓝宝石以外其它材料的生长衬底的方法的一部分。
关于激光熔化,由Wong等人and Kelley等人披露一种方法,利用一定波长的激光照射到该结构的背面(蓝宝石侧面),蓝宝石衬底透过激光但是靠近衬底的半导体层不透光。激光能量不能穿过靠近的半导体层。如果激光能量足够高,靠近蓝宝石衬底的半导体层加热到使它分解的点。在GaN层是靠近蓝宝石衬底的情况,位于界面的该层分解成Ga和N,并且把Ga留在界面后面。然后熔化Ga金属并且从该层结构其余部分除掉蓝宝石衬底。根据激光能量,波长,材料分解温度,材料吸收情况,分解靠近蓝宝石衬底的该层。利用这些方法除掉蓝宝石衬底把D-DBR贴合到有源层的另一面。但是,关键是VCSEL界面应当具有最低损耗(<0.50)和界面非常光滑,使谐振腔谐振特性最好。激光熔化方法有许多设计方案变种,可以使激光界面缺乏VCSEL所要求的平整性。此外,VCSEL对厚度有严格的限制。有几种利用激光熔化方法来缓解这两个问题。
如果邻近损耗生长衬底的那层厚度是这样,利用激光使其完全分解,则限定该层为损耗层。由文献(Wong等人)披露的结果表示将完全分解的层厚大约是500,但是该值取决于激光能量,波长,材料分解温度,邻近衬底的材料吸收情况。选择邻近损耗层(衬底对面)的层,即停止层,使其在激光波长下比损耗层具有较高分解温度或较低的吸收。因为停止层具有较高的分解温度或低的吸收,所以停止层将不受激光能量的重要影响。这种结构利用激光分解损耗层,在具有较高分解温度或低吸收的停止层上留下陡峭的界面。接着,利用不同能量和波长的激光腐蚀,氧化和腐蚀,或分解停止层。
优选层的组合是GaN/AlxGa1-xN,InGaN/AlxGa1-xN,InGaN/GaN。在GaN/AlxGa1-xN组合情况,GaN损耗层将由激光分解,但是AlxGa1-xN停止层将不受影响。然后利用选择湿法化学腐蚀方法除掉AlxGa1-xN,并且停止在光滑的AlxGayInzN界面。另一方面,如果上述的GaN层不完全分解,则能把剩余的GaN腐蚀掉。因为在GaN生长初期需要厚的缓冲层,VCSEL层界面需要可控厚度和非常光滑,这种方法特别有效。
利用一个或多个损耗层和停止层调整特殊层或谐振腔的厚度。利用激光熔化和选择湿法化学腐蚀,能依次分解和腐蚀层对,直到达到所需要的厚度。优选层的组合是GaN/AlxGa1-xN,其中GaN是损耗层,利用选择湿法化学腐蚀方法腐蚀AlxGa1-xN停止层。
有其他一些除掉生长衬底的方法。一种方法是利用由湿法化学腐蚀能选择腐蚀的AlN。可以利用AlN作为损耗层,利用AlN选择腐蚀法从基底能除掉AlxGa1-xN层,选择腐蚀到切开下部的结构。或者,能利用氧化工艺在升高的温度下湿氧化AlN层。利用例如HF腐蚀剂腐蚀掉氧化AlN。另一种方法,例如通过把轻离子注入材料可以剥离衬底。这种方法在一定深度产生缺陷。当加热衬底时,材料从位错处有选择地劈开,从有源层分离衬底。也可以利用由化学腐蚀剂把下部切开的ZnO或其它电介质缓冲层,从AlxGayInzN层除掉衬底。这种方法能用于2-D或3-D生长方法(例如在ELOG中利用的SiO2或其它电介质),此处AlxGayInzN连续的跨过衬底或只在形成图形的区域。
电介质DBRs淀积在生长于蓝宝石衬底上的AlxGayInzN有源区。然后,把DBR/AlxGayInzN有源区结构,晶片接合到基底上。例1,把DBR/AlxGayInzN有源区结构,直接晶片结合到GaP基底上(见图3)。例2,通过中间层CaF2(图3此处没有表示中间层)把DBR/AlxGayInzN有源区结构,晶片结合到GaP基底上。例3,D-DBR淀积在基底(GaP)上,和直接晶片接合到AlxGayInzN有源区上(图4)。例1和例3的接合面积比例2较小,因为没有利用中间层。图5表示例1所示结构接合界面的扫描电子显微镜(SEM)的横截面图。该界面是光滑的,并且在这种放大倍数下没有可见的孔隙。例4,通过由CrAuNiCu合金组成的金属层把DBR/AlxGayInzN有源区结构结接合到基底上。图6表示例4所示SEM的横截面图,除掉蓝宝石衬底,第2D-DBR淀积在位于第1 D-DBR对面的AlxGayInzN的侧面。对于所有的器件,D-DBR叠层是SiO2/HfO2,利用激光熔化方法除掉蓝宝石衬底。图7表示由图6所示的器件发射的400-500nm的光谱。典型的峰值是表示垂直谐振腔结构的特性。
Claims (18)
1.一种制造AlxGayInzN结构的方法,其包括下列步骤:
把基底贴合到第1镜面叠层上;
在损耗生长衬底上制造AlxGayInzN结构;
形成晶片接合界面;
通过激光熔化除掉损耗生长衬底;
淀积电接点到AlxGayInzN结构上。
2.一种按照权利要求1的制造AlxGayInzN结构的方法,其中通过激光熔化除掉损耗生长衬底的步骤包括下列步骤:
重复N次,其中N≥1,
在AlxGayInzN结构和损耗生长衬底中间生长具有分解温度的损耗层,
邻接具有比损耗层较高的分解温度的停止层,
照射具有选择激光波长的激光,其中损耗生长衬底对于该激光波长是透明的。
3.一种按照权利要求2的制造AlxGayInzN结构的方法,其中N损耗层具有分解该层的厚度。
4.一种按照权利要求3的制造AlxGayInzN结构的方法,进一步包括腐蚀N停止层的步骤。
5.一种按照权利要求2的制造AlxGayInzN结构的方法,其中损耗层是氮化镓,停止层是AlxGayInzN。
6.一种按照权利要求1的制造AlxGayInzN结构的方法,其中利用激光熔化除掉损耗生长衬底的步骤包括下列步骤:
重复N次,其中N≥1,
在AlxGayInzN结构和损耗生长衬底之间生长损耗层,
邻接停止层;
照射具有选择激光波长的激光,其中,停止层在该选定激光波长具有一定吸收水平,损耗衬底在该激光波长是透明的。
7.一种按照权利要求6的制造AlxGayInzN结构的方法,其中N损耗层具有可以分解该层的厚度。
8.一种按照权利要求7的制造AlxGayInzN结构的方法,进一步包括腐蚀N停止层的步骤。
9.一种按照权利要求6的制造AlxGayInzN结构的方法,其中损耗层是氮化镓,停止层是AlxGayInzN。
10.一种制造AlxGayInzN结构的方法,其包括下列步骤:
制造AlxGayInzN结构到损耗生长衬底上;
在AlxGayInzN结构的顶部淀积第1镜面叠层;
通过晶片接合把基底连接到第1镜面叠层上,产生晶片接合界面;
利用激光熔化除掉损耗生长衬底;
淀积电接点到AlxGayInzN结构上。
11.一种按照权利要求10的制造AlxGayInzN结构的方法,其中利用激光熔化除掉损耗生长衬底的步骤包括下列步骤:
重复N次,其中N≥1,
在AlxGayInzN结构和损耗生长衬底中间生长具有分解温度的损耗层,
邻接一个具有比损耗层较高的分解温度的停止层,
照射具有选择激光波长的激光,其中损耗生长衬底对于该激光波长是透明的。
12.一种按照权利要求11的制造AlxGayInzN结构的方法,其中N损耗层具有分解该层的厚度。
13.一种按照权利要求12的制造AlxGayInzN结构的方法,进一步包括腐蚀N停止层的步骤。
14.一种按照权利要求11的制造AlxGayInzN结构的方法,其中损耗层是氮化镓,停止层是AlxGayInzN。
15.一种按照权利要求10的制造AlxGayInzN结构的方法,其中利用激光熔化除掉损耗生长衬底的步骤包括下列步骤:
重复N次,其中N≥1,
在AlxGayInzN结构和损耗生长衬底之间生长损耗层,
邻接停止层;
照射具有选择激光波长的激光,其中,停止层在该激光波长具有一定吸收水平,损耗衬底在该激光波长是透明的。
16.一种按照权利要求15的制造AlxGayInzN结构的方法,其中N损耗层具有分解该层的厚度。
17.一种按照权利要求16的制造AlxGayInzN结构的方法,进一步包括腐蚀N停止层的步骤。
18.一种按照权利要求15的制造AlxGayInzN结构的方法,其中损耗层是氮化镓,停止层是AlxGayInzN。
