Abstract
一种银合金键合丝,按重量计含有Au 11‑30%,Pd 0.1‑10%,微量添加元素2‑1000 ppm,余量为Ag;所述微量添加元素是Ca、Cu、Be、In、Si、Pt和Ge中的一种或其中两种以上的组合。本发明还提供上述银合金键合丝的一种制造方法。本发明的银合金键合丝具有以下有益效果:(1)抗硫化性能优异;(2)抗老化性能优异,改善封装产品在热冲击试验中的可靠性,在同等老化条件下(‑40℃~100℃),本发明的银合金键合丝能够经受250‑300回合的热冲击;(3)打线作业窗口大具有良好的作业性;(4)FAB烧球良好,无滑球,焊点的接合强度大,可靠性高;FAB烧球时可以通氮氢混合气(气体流量:0.3~0.6 L/min)或不通气体,基于成本与安全性方面的考虑,可省去氮氢混合气的使用。
Description
技术领域
本发明涉及IC、LED封装用的键合丝,具体涉及一种银合金键合丝及其制造方法。
背景技术
键合丝(bonding wire,又称键合线)是连接芯片与外部封装基板(substrate)和/或多层线路板(PCB)的主要连接方式。键合丝的发展趋势,从产品方向上,主要是线径细微化、高车间寿命(floor life)以及高线轴长度;从化学成分上,主要有铜线(包括裸铜线、镀钯铜线、闪金镀钯铜线)在半导体领域大幅度取代金线,而银线和银合金线在LED以及部分IC封装应用上取代金线。由于电子产品小型化和细薄化的发展要求,半导体行业通过芯片厚度减薄(Wafer thinning)、封装采用芯片堆栈(Die stacking)、倒装芯片(flip chip)、晶圆级封装(wafer level packaging)、2.5D和3D封装等方法来应对,然而传统的键合封装(wire bonding)仍然是主流封装形式。
现有的银合金键合丝含有银(Ag)、金(Au)和钯(Pd),Pd(钯)能改善线材的抗老化性能,改善封装产品在热冲击试验中的可靠性;金(Au)具备增强抗老化能力及抗硫化能力、增大接口扩散速率等作用,从而使银合金键合丝具备正常的作业性,FAB 烧球良好,也具有一定的抗硫化能力和抗老化能力。但是这种银合金键合丝的抗硫化性能和抗老化性能仍不够理想,影响封装后产品的使用寿命。
发明内容
本发明所要解决的技术问题是提供一种银合金键合丝以及这种银合金键合丝的制造方法,这种银合金键合丝具有优异的抗硫化性能和抗老化性能,且具有良好作业性与可靠性。采用的技术方案如下:
一种银合金键合丝,其特征在于按重量计含有Au 11-30%,Pd 0.1-10%,微量添加元素2-1000 ppm,余量为Ag;所述微量添加元素是Ca、Cu、Be、In、Si、Pt和Ge中的一种或其中两种以上的组合。
优选上述银合金键合丝中Au的重量百分比含量为14-22%,Pd的重量百分比含量为3-7%。
一种优选方案中,上述微量添加元素的组成为Ca 80-120ppm、Cu 450-550ppm、Pt50-300ppm。
另一种优选方案中,上述微量添加元素的组成为Cu 800-900ppm、Si 50-100 ppm。
另一种优选方案中,上述微量添加元素的组成为Ca 80-120ppm、Be 15-25ppm、In40-60ppm。
另一种优选方案中,上述微量添加元素的组成为Cu 450-550ppm、Be 15-25ppm、Ge40-60ppm。
另一种优选方案中,上述微量添加元素的组成为Ca 40-60ppm、Cu 160-250ppm、Ge80-120ppm。
优选上述银合金键合丝的直径为15-40um。
本发明的银合金键合丝中,Ca(钙)有助于银合金键合丝的再结晶温度的提高,增加银合金键合丝的结构稳定性和强度;Be(铍)有助于提升银合金键合丝的抗硫化能力和抗老化能力;Cu(铜)有助提升银合金键合丝的抗老化能力,并增大银合金键合丝的打线作业窗口;In(铟)有湿润性效果, 可增大二焊拉力与1焊拉力;Ge(锗)有助于提升银合金键合丝的抗氧化能力和抗硫化能力,并提高焊点的接合强度;Si元素的添加可提升银合金线材的韧化及强度; Pt的物理特性,具有任何温度不被氧化。在Ag、Au和Pd的基础上,通过添加适量的Ca、Be、Cu、In、Ge与Pt等元素组合,可大大提升了银合金键合丝的抗硫化性能和抗老化性能,同时使银合金键合丝的作业性与可靠性也得以改善。
本发明还提供上述银合金键合丝的一种制造方法,其特征在于包括下述步骤:
(1)熔铸:按比例将Au、Pd和微量添加元素加入到银原料中,经过真空熔炼和定向连续引铸工艺,获得直径为6-8毫米的线材;
(2)拉丝:对步骤(1)得到的线材进行拉丝,获得直径为50-280um的银合金线;
(3)中间退火:步骤(2)拉丝完成后,对银合金线进行中间退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为600-1000mm,退火温度为300-600℃,退火速率为60-120m/min;
(4)对经步骤(3)中间退火处理的银合金线继续进行拉丝,获得直径为15-40um的银合金线;
(5)最后退火:对步骤(4)得到的银合金线进行最后退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为600-1000mm,退火温度为300-600℃,退火速率为60-120m/min;
(6)冷却:最后退火结束后,将银合金线冷却至20-30℃,得到所需的银合金键合丝。
本发明的银合金键合丝具有以下有益效果:
(1)抗硫化性能优异;
(2)抗老化性能优异,改善封装产品在热冲击试验中的可靠性;在同等老化条件下(-40℃~100℃),本发明的银合金键合丝能够经受250-300 回合的热冲击(与含金量60%的金合金键合丝的抗老化能力相当),而传统银合金键合丝只能经受100 回合的热冲击;
(3)打线作业窗口大具有良好的作业性;
(4)FAB 烧球良好,无滑球,焊点的接合强度大,可靠性高。FAB 烧球时可以通氮氢混合气(气 体 流 量 :0.3~0.6 L/min)或不通气体,基于成本与安全性方面的考虑, 可省去氮氢混合气的使用。
本发明的银合金键合丝综合性能与含金量60%的金合金键合丝相当,而成本则大幅降低,比含金量60%的金合金键合丝更具市场竞争力。
具体实施方式
实施例1
本实施例的铜合金键合丝按重量计含有Au 15%,Pd 5%,Ca 100ppm,Cu 500ppm,Pt100ppm,余量为银。
上述银合金键合丝的制造方法包括下述步骤:
(1)熔铸:按比例将Au、Pd、Ca 和Cu加入到银原料中,经过真空熔炼和定向连续引铸工艺,获得直径为8毫米的线材;
(2)拉丝:对步骤(1)得到的线材进行拉丝,获得直径为100um的银合金线;
(3)中间退火:步骤(2)拉丝完成后,对银合金线进行中间退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为800mm,退火温度为500℃,退火速率为80m/min;
(4)对经步骤(3)中间退火处理的银合金线继续进行拉丝,获得直径为15-40um(如20 um)的银合金线;
(5)最后退火:对步骤(4)得到的银合金线进行最后退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为800mm,退火温度为500℃,退火速率为80m/min;
(6)冷却:最后退火结束后,将银合金线冷却至25℃,得到所需的银合金键合丝。
实施例2
本实施例的铜合金键合丝按重量计含有Au 17%,Pd 7%,Cu 900ppm,Si 100 ppm,余量为银。
上述银合金键合丝的制造方法包括下述步骤:
(1)熔铸:按比例将Au、Pd、Cu和Si加入到银原料中,经过真空熔炼和定向连续引铸工艺,获得直径为6毫米的线材;
(2)拉丝:对步骤(1)得到的线材进行拉丝,获得直径为60um的银合金线;
(3)中间退火:步骤(2)拉丝完成后,对银合金线进行中间退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为600mm,退火温度为300℃,退火速率为60m/min;
(4)对经步骤(3)中间退火处理的银合金线继续进行拉丝,获得直径为15-40um(如20 um)的银合金线;
(5)最后退火:对步骤(4)得到的银合金线进行最后退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为1000mm,退火温度为600℃,退火速率为100m/min;
(6)冷却:最后退火结束后,将银合金线冷却至30℃,得到所需的银合金键合丝。

本实施例的铜合金键合丝按重量计含有Au 19%,Pd 3%,Ca 100ppm,Be 20ppm,In50ppm,余量为银。
上述银合金键合丝的制造方法包括下述步骤:
(1)熔铸:按比例将Au、Pd、Ca 、Be 和In加入到银原料中,经过真空熔炼和定向连续引铸工艺,获得直径为8毫米的线材;
(2)拉丝:对步骤(1)得到的线材进行拉丝,获得直径为180um的银合金线;
(3)中间退火:步骤(2)拉丝完成后,对银合金线进行中间退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为1000mm,退火温度为600℃,退火速率为120m/min;
(4)对经步骤(3)中间退火处理的银合金线继续进行拉丝,获得直径为15-40um(如20 um)的银合金线;
(5)最后退火:对步骤(4)得到的银合金线进行最后退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为700mm,退火温度为450℃,退火速率为90m/min;
(6)冷却:最后退火结束后,将银合金线冷却至20℃,得到所需的银合金键合丝。

本实施例的铜合金键合丝按重量计含有Au 22%,Pd 4%,Cu 500ppm,Be 20ppm,Ge50ppm,余量为银。
上述银合金键合丝的制造方法包括下述步骤:
(1)熔铸:按比例将Au、Pd、Cu、Be和Ge加入到银原料中,经过真空熔炼和定向连续引铸工艺,获得直径为8毫米的线材;
(2)拉丝:对步骤(1)得到的线材进行拉丝,获得直径为280um的银合金线;
(3)中间退火:步骤(2)拉丝完成后,对银合金线进行中间退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为1000mm,退火温度为600℃,退火速率为80m/min;
(4)对经步骤(3)中间退火处理的银合金线继续进行拉丝,获得直径为15-40um(如20 um)的银合金线;

(2)拉丝:对步骤(1)得到的线材进行拉丝,获得直径为80um的银合金线;

(5)最后退火:对步骤(4)得到的银合金线进行最后退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为800mm,退火温度为400℃,退火速率为60m/min;
(6)冷却:最后退火结束后,将银合金线冷却至25℃,得到所需的银合金键合丝。
对本发明实施例1-5的银合金键合丝进行性能测试,测试方法及测试结果如下:
1、抗硫化性能
抗硫化性能测试方法:
用传统银合金键合丝、含金量60%的金合金键合丝(按重量计含Au 60%、Ag 40%)、本发明实施例1-5银合金键合丝分别对LED灯珠进行封装(打线后用灌封胶灌封),每组各取10个样品并做标记。将各组LED灯珠样品都放置于3L密闭容器内(升华硫浓度为2g/L,恒温85℃),硫化4小时后,取出各组LED灯珠样品,测试灯光通量(10颗灯珠样品测试取平均值)并计算光衰。测试结果如表1所示。

测试结果显示:本发明实施例1-5银合金键合丝的抗硫化性能与含金量60%的金合金键合丝相当,而明显优于传统银合金键合丝。
2、抗老化性能
老化实验条件:
实施例1-5的银合金键合丝和传统银合金键合丝在可靠性的差别主要在热冲击部分。具体老化试验条件如表2。试验封装形式是LED封装中的 SMD2835,BSOB打线,封装硅胶采用道康宁OE6650,封装好的样品在每次完成50个循环的热冲击后,观察是否还能点亮,记录失效死灯的个数。

测试结果(如表3所示):实施例1-5银合金键合丝在老化实验中都能经受250-300回合的热冲击,含金量60%的金合金键合丝能经受300回合的热冲击,而传统银合金键合丝只能经受100 回合的热冲击。
4、FAB 烧球
A.EFO 电 流 :60mA
B.N2+H2 (气体流量:0.3~0.6 L/min),或不通气体。
本发明的银合金键合丝的FAB球,其稳定性好,无滑球,且均为正常球型,无偏心球和异常球。
Claims (3)
1.一种银合金键合丝,其特征在于按重量计含有Au 11-30%,Pd 0.1-10%,微量添加元素Ca 80-120ppm、Be 15-25ppm、In 40-60ppm,余量为Ag。
2.根据权利要求1所述的银合金键合丝,其特征是:所述银合金键合丝中Au的重量百分比含量为14-22%,Pd的重量百分比含量为3-7%。
3.权利要求1所述的银合金键合丝的制造方法,其特征在于包括下述步骤:
(1)熔铸:按比例将Au、Pd和微量添加元素加入到银原料中,经过真空熔炼和定向连续引铸工艺,获得直径为6-8毫米的线材;
(2)拉丝:对步骤(1)得到的线材进行拉丝,获得直径为50-280μm的银合金线;
(3)中间退火:步骤(2)拉丝完成后,对银合金线进行中间退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为600-1000mm,退火温度为300-600℃,退火速率为60-120m/min;
(4)对经步骤(3)中间退火处理的银合金线继续进行拉丝,获得直径为15-40μm的银合金线;
(5)最后退火:对步骤(4)得到的银合金线进行最后退火,在退火过程中采用N2来做为退火气氛,退火炉有效长度为600-1000mm,退火温度为300-600℃,退火速率为60-120m/min;
(6)冷却:最后退火结束后,将银合金线冷却至20-30℃,得到所需的银合金键合丝。
