Abstract
本发明公开了一种薄膜紫外光探测器及其制备方法与应用。该薄膜光电导探测器,包括基底和在其上的图案化的电极层,在所述图案化的电极层的正极和负极之间具有光敏感层,所述光敏感层包括氧化锌层和纳米金颗粒层。该探测器结合了氧化锌的高迁移率和金纳米颗粒与氧化锌界面形成的大面积的氧空位层低导电层,高迁移率导致了短的电子渡越时间,大面积的氧空位低导电层导致了长的光激子的寿命,当光照射到器件上时,材料吸光产生载流子很快并大量的被电极收集产生很大的G值,从而提高了探测器的灵敏度。同时器件所用到的超薄的活性层材料对可见光的吸收与散射特别低,其透光性能也极佳。因此,这种薄膜紫外光探测器具有重要的应用价值。

技术领域
本发明涉及一种薄膜紫外光探测器及其制备方法与应用。
背景技术
目前,公知的紫外光探测器结构是由两个水平电极以及中间的光敏感层组成。将光电导器件接成回路并加一个偏置电场,当入射光与探测器接触时,探测器内部的光敏感层产生电子空穴对,电子空穴对在电场的作用下分离并被电极收集形成光电流,通过光电流的强度来表征光的强度与大小,可以用来进行光检测、图像成像或生物传感等方向。因此器件对光的敏感度相当重要,通常我们用两个重要的参数来表征这样的一种敏感度:响应度R和光电增益G。R表示产生的光电流与引入的光强度的一个比值,G表示的是器件每吸收一个光子器件内部流过的电荷。
这两个值可以用下面的公式表示:

(EQE是外量子效应,λ是入射光波长,h是普朗克常数,c是光速,q是电荷量,L是器件沟道长度(两个电极间的距离),E是外加的电场强度,μn是电子迁移率,μp是空穴迁移率,τ是光激子的寿命,tn是电子渡越时间,tp是空穴渡越时间,Pill是入射光功率,ILight是光电流,IDark是暗电流,S是受照射面积,JLight是1mW/cm2时的光电流密度,JDark是暗电流密度)。
薄膜紫外光探测器能够在民用和国防中应用,比如可以贴在玻璃上,显示屏幕上或者其他光电器件上。对于理想的薄膜紫外光探测器,基本的要求有:(1)大的G,R,D*和LDR值;(2)与入射光可以呈现很好的线性关系;(3)高入射光透过率;(4)简单的结构;(5)低价的制备工艺;(6)低温操作。宽禁带半导体的禁带可以只吸收紫外光而透过可见光。其中氧化锌的禁带宽度为3.2eV,同时它又是一种环境友好型材料。并且将氧化锌用于实现紫外光探测器还具有如下两个重要的原因:(1)能通过简单多样的方法来实现高的迁移率,在各种不同的基底上,高的迁移率能降低电子渡越时间;(2)氧气能吸附在氧化锌表面造成很大的氧空位,形成一层低导电层,这一层的存在会导致光生电荷很难复合,增大光激子的寿命。这两个原因都会引起大的G值,从而提高器件的性能。
过去一段时间,关于这方面的研究针对于如何提高材料的迁移率,获得的R大约有1.5AW-1。它的灵敏度远远不够,因为氧化锌表面积太小。目前,大多数的研究主要关注于纳米结构复合而成的薄膜器件,因为这样的纳米结构有很大的比表面积,从而产生了大的氧空位低电阻层。比如利用氧化锌纳米颗粒制成的薄膜器件的R值高达61AW-1,利用电纺丝氧化锌纳米线制成的器件的R值高达790AW-1。但是各种纳米结构导致在两个电极间更长的载流子传输距离而降低了迁移率。同时这种纳米结构产生了大的光散射而影响了可见光的透过。因此,目前利用简单的方法制备高R和G值的透明氧化锌薄膜紫外光探测器是一个大的挑战。
发明内容
本发明为了克服现有薄膜光电导探测器性能低和透光率差的缺点,提供一种结构简单、制备方法简便、具有非常高的光电增益和响应度的薄膜紫外光电导探测器。
本发明的另一个目的是提供上述薄膜紫外光探测器的制备方法。
本发明的另一个目的是提供上述薄膜紫外光探测器的用途。
本发明通过如下技术方案实现:
一种薄膜光电导探测器,其特征在于,所述探测器包括基底和在其上的图案化的电极层,在所述图案化的电极层的正极和负极之间具有光敏感层,所述光敏感层包括氧化锌层、和纳米金颗粒层。
根据本发明,所述氧化锌层位于基底之上,所述纳米金颗粒层位于所述氧化锌层之上。
根据本发明,所述氧化锌层的厚度为3-30nm,优选4-20nm,例如5nm。
根据本发明,所述金纳米颗粒分布在氧化锌薄膜上,优选均匀分散,所述金纳米颗粒的直径大小优选为2-50nm粒径分布,更优选为2-4nm的粒径分布。
根据本发明,所述基底可为刚性基底或柔性基底,所述刚性基底例如为玻璃或硅,所述柔性基底可为选自聚酰亚胺和聚酯薄膜中的至少一种。
根据本发明,所述聚酰亚胺的相对分子量优选为10000-100000g/mol,更优选20000-60000g/mol,例如45000g/mol;所述聚酯的相对分子量优选为10000-100000g/mol,更优选20000-80000g/mol,例如70000g/mol。
根据本发明,所述电极层的材料优选自氧化铟锡(ITO),掺氟的氧化锡(FTO)或铝电极中的至少一种,优选为ITO电极。所述图案化的电极层由位于同一层的正极层和负极层组成,所述正极层与负极层的水平间距为10-1000μm,优选为30-500μm,更优选为50μm。电极层的厚度为30-200nm,优选为50-150nm,更优选为50nm。
根据本发明,所述薄膜光电导探测器为透明的薄膜光电导探测器。
根据本发明,所述薄膜光电导探测器由以下各层组成:基底、图案化的电极层和光敏感层。所述图案化的电极层和光敏感层均沉积在基底上,且所述光敏感层位于所述图案化的电极层的正极和负极之间。所述光敏感层包括氧化锌层和纳米金颗粒层。所述氧化锌层沉积在基底上,所述纳米金颗粒层沉积在所述氧化锌层上。本发明还提供了一种制备所述薄膜光电导探测器的方法,包括如下步骤:
1)在所述具有图案化的电极的基底上制备氧化锌层;
2)在所述氧化锌层上制备金纳米颗粒层,得到所述探测器。
根据本发明,在上述方法中,制备所述氧化锌层和金纳米颗粒层的方法均为溶液旋涂法。
根据本发明,所述旋涂法中,所使用的氧化锌溶液的浓度为1-10mg/ml,例如6mg/ml;旋涂的速度为500-10000rpm,例如3000rpm;所使用的金纳米颗粒溶液的浓度为0.1-1mg/ml,例如0.5mg/ml;旋涂的速度为500-10000rpm,例如6000rpm。
根据本发明,在上述制备方法的步骤1)之前,还可先将具有图案化的电极的基底做如下预处理:将所述基底先后用去离子水,丙酮和异丙醇清洗,再烘干。
根据本发明,制备电极层的方法均为常规方法,例如可选真空蒸镀法和溅射法中的任意一种;
所述溅射法中,溅射的真空度为10-4-10-5Pa,优选为1×10-4Pa。
所述真空蒸镀法中,蒸镀电极层的真空度为10-4-10-5Pa,优选为1×10-4Pa。
本发明还提供了所述探测器的用途,其可用于制备光检测器、图像成像器件或生物传感器,

本发明所述的薄膜紫外光电导探测器,结构简单,制备方法简便,且具有非常高的光电增益和响应度。该探测器结合了氧化锌的高迁移率和金纳米颗粒与氧化锌界面形成的大面积的氧空位低导电层,高迁移率导致了短的电子渡越时间,大面积的氧空位低导电层导致了长的光激子的寿命,所以当光照射到器件上时,材料吸光产生载流子很快并大量的被电极收集从而具有很大的G和R值。因此该光电导探测器具有很大的光电增益,从而提高了光电导探测器对光的响应度,进而提高了薄膜光电导器件的灵敏度。因此本发明的探测器具有重要的应用价值。

具体实施方式
下面结合具体实施例对本发明作进一步阐述。所述方法如无特别说明均为常规方法。所述原材料如无特别说明均能从公开商业途径而得。
ZnO·xH2O,97%购自Sigma-Aldrich公司,产品编号为475319;
氢氧化铵购自Sigma-Aldrich公司,产品编号为320145;
实施例1
1)将ZnO·xH2O溶于氢氧化铵中获得6mg/ml浓度的溶液,3000rpm旋涂60s在厚度为3mm的带有ITO电极3的玻璃基底5上并退火180℃1h,重复三次获得厚度为5nm的载流子传输层4。
构成吸收紫外光和载流子传输层的材料为氧化锌,1表示入射光;
2)金纳米颗粒采用两相法合成。将0.63g的HAuCl4·xH2O溶于水中,且将3g四辛基溴化铵溶于160ml对二甲苯中。把两个溶液混好了并搅拌均匀静置。收集有机相继续搅拌加入0.8ml硫醇。将0.76gNaBH4溶于50ml水中并缓慢加入上述有机相中在冰水浴中继续搅拌2个小时。最后得到的金纳米颗粒粒径分布在2–4nm。
3)在步骤1)所得的氧化锌薄膜上旋涂制备一层很薄的金纳米颗粒层2。具体步骤包括:将金纳米颗粒溶于二氯甲烷中获得0.5mg/ml浓度的溶液,6000rpm旋涂60s并退火180℃24h获得金纳米颗粒层2。

测试时将该探测器的电极3与外电路相连。测试所用的光源为卤钨灯白光光源,强度可以进行变化,所用的单色光源的光强为10.6μW/cm2。在测试前所有光强通过辐照计进行校准。迁移率的测试所用的基片为Si/SiO2,其中Si为n型重掺杂,SiO2厚300nm,电容为10nF。
如图2a为氧化锌薄膜的SEM图像。
如图2b为氧化锌薄膜的光电子能谱分析图。
由图2a与2b可知,所得到的氧化锌薄膜为小的晶簇组成,能产生很大的表面积,由光电子能谱分析得知薄膜的组成材料为氧化锌。
如图2c为金纳米颗粒的透射电镜图。
如图2d为金纳米颗粒的XRD图。
由图2c和2d可知,金纳米颗粒粒径分布在2–4nm。
图3a为金纳米颗粒与氧化锌复合膜的转移曲线图。给出了其高的电子迁移率1.78cm2.V-1.s-1。
如图3b为器件的光响应与波长的关系。
如图3c为器件在光与暗处的I-V曲线图。
如图3d所示为金纳米颗粒与电极沟道长度对器件的光响应情况的影响。
由图3可知,以金纳米颗粒与氧化锌复合膜做成的探测器有很好的光响应与对光波长的选择性。金纳米颗粒与氧化锌界面能形成的大面积的氧空位层会增长光激子的寿命。同时随着缩短沟道长度可以降低电子的渡越时间。这两方面都能大大提高所述器件的性能。
如图4a为器件对光的开关特性的重复性。
如图4b为器件的光电增益(G)和响应度(R)的计算结果。
如图4c为器件的灵敏度(D*)的计算结果。
如图4d为器件的光生电流随光强呈线性关系。
由图4可知,以金纳米颗粒与氧化锌复合膜做成的紫外光探测器有优异的性能,且光生电流随光强呈线性关系,计算所得LDR为60dB,完全能够满足应用。
Claims (21)
1.一种薄膜光电导探测器,其包括基底和在其上的图案化的电极层,在所述图案化的电极层的正极和负极之间具有光敏感层,所述光敏感层包括氧化锌层和金纳米颗粒层,且所述氧化锌层位于基底之上,所述金纳米颗粒层位于所述氧化锌层之上。
2.根据权利要求1所述的薄膜光电导探测器,所述氧化锌层的厚度为3-30nm。
3.根据权利要求2所述的薄膜光电导探测器,所述氧化锌层的厚度为4-20nm。
4.根据权利要求2所述的薄膜光电导探测器,所述氧化锌层的厚度为5nm。
5.根据权利要求1所述的薄膜光电导探测器,所述金纳米颗粒分布在氧化锌薄膜上,所述金纳米颗粒的直径大小为2-50nm粒径分布。
6.根据权利要求5所述的薄膜光电导探测器,其中,所述金纳米颗粒的直径大小为2-4nm的粒径分布。
7.根据权利要求1-6任一项所述的薄膜光电导探测器,所述电极层的材料选自氧化铟锡(ITO),掺氟的氧化锡(FTO)或铝电极中的至少一种。
8.根据权利要求1-6任一项所述的薄膜光电导探测器,其中,所述图案化的电极层的正极和负极之间的水平间距为10-1000μm。
9.根据权利要求8所述的薄膜光电导探测器,其中,所述图案化的电极层的正极和负极之间的水平间距为30-500μm。
10.根据权利要求8所述的薄膜光电导探测器,其中,所述图案化的电极层的正极和负极之间的水平间距为50μm。
11.根据权利要求1-6任一项所述的薄膜光电导探测器,所述电极层的厚度为30-200nm。
12.根据权利要求11所述的薄膜光电导探测器,所述电极层的厚度为50-150nm。
13.根据权利要求12所述的薄膜光电导探测器,所述电极层的厚度为50nm。
14.根据权利要求1-6任一项所述的薄膜光电导探测器,所述基底为刚性基底或柔性基底,所述刚性基底为玻璃或硅,所述柔性基底选自聚酰亚胺和聚酯薄膜中的至少一种。
15.根据权利要求14所述的薄膜光电导探测器,其中所述聚酰亚胺的相对分子质量为10000-100000g/mol;所述聚酯的相对分子质量为10000-100000g/mol。
16.根据权利要求15所述的薄膜光电导探测器,所述聚酰亚胺的相对分子质量为45000g/mol;所述聚酯的相对分子质量为70000g/mol。
17.一种制备权利要求1-16任一项所述的薄膜光电导探测器的方法,包括如下步骤:
1)在所述具有图案化的电极的基底上制备氧化锌层;
2)在所述氧化锌层上制备金纳米颗粒层,得到所述探测器;
其中,制备所述氧化锌层和金纳米颗粒层的方法均为溶液旋涂法。
18.权利要求1-16任一项所述的薄膜光电导探测器的用途,其用于制备光检测器、图像成像器件或生物传感器。
19.一种光检测器,其包括权利要求1-16任一项所述的薄膜光电导探测器。
20.一种图像成像器件,其包括权利要求1-16任一项所述的薄膜光电导探测器。
21.一种生物传感器,其包括权利要求1-16任一项所述的薄膜光电导探测器。
