Abstract

技术领域
本发明涉及低发射率(″低e″)镀层,特别涉及具有低太阳辐射得热系数(SHGC)(″低g″)并具有保留或增强的机械和化学耐久性的镀层。
背景技术
所有在本文中作为参考的美国专利均为全文引入。如有冲突,将以本说明书(包括定义)为准。
在透明板或透明衬底上的太阳能控制镀层用以使可见光通过并阻止红外辐射(IR)。在诸如建筑玻璃或汽车车窗上的高可见光透射比、低发射率镀层可以大大节省与环境控制相关的费用,如采暖或制冷费用。
一般说来,提供高可见光透射比和低发射率的镀层由叠层组成,其通常包括透明基底和光学薄膜。所述叠层包括一层或多层具有高IR反射率和低透射率的薄金属层位于抗反射绝缘层之间。这些***反射辐射热并隔离寒冷和太阳辐射。大部分今天使用的低发射率叠层都基于透明绝缘材料。通常,调整绝缘层的厚度以降低内部和外部反射以使透光率高(>60%)。IR金属反射层实际上可以为任何反射性金属,如银、铜或金。银(Ag)因其相对中性的颜色,而最常用于此种应用。所述抗反射绝缘层通常为透明材料以提高可见光透射比。
常规低发射率镀层一般都努力保持在可见光谱范围内的反射相对固定以使镀层为“中性”颜色,也就是说,基本为无色。然而,常规低发射率镀层不能提供某些应用中因美观或其他原因需要的极端的反射颜色。
为在涂敷衬底中得到想要的特性,必须认真选择多层镀层的每一层的组成和厚度。例如,必须认真选择IR反射层如Ag的厚度。已知Ag层的辐射系数会随着Ag薄层电阻的下降而下降。因此,为获得低发射率Ag层,该Ag层的薄层电阻应尽可能低。然而,增加Ag层的厚度也会导致可见光透射比下降并出现通常不希望的颜色。理想的是能够通过减小Ag层的厚度来增加可见光透射比,而不增加薄层电阻和辐射系数。
薄而透明的Ag金属层在潮湿或湿润环境中,接触到各种腐蚀剂如空气携带的氯化物、硫化物、二氧化硫等易受到腐蚀。为保护Ag层,可在Ag上沉积各种阻挡层。然而,由常规阻挡层提供的保护经常是不足的。
镀层玻璃用在将镀层暴露于高温下的多种应用中。例如,在自清洁的厨房烘箱的玻璃窗上的镀层被反复加热至烹调温度120-230℃,而且经常在清洁周期中偏离到如480℃。而且,当回火或者弯曲镀层玻璃时,镀层和玻璃一起被加热至600℃以上的温度持续至多几分钟。这些热处理可以导致Ag镀层的光学特性不可逆的破坏。这种破坏可以是由于Ag被扩散穿过Ag层上面和下面的氧所氧化。这种破坏也可以是由于Ag与从玻璃中迁移出来的碱性离子如钠(Na+)反应。所述破坏和在Ag层上下的绝缘层的结构改变可以助长和增强氧和碱性离子的扩散。镀层必须能经受这些高温。然而以前所知的使用Ag作为红外反射膜的多层镀层经常不能在Ag膜不受一些破坏的情况下经受这种温度。
低发射率镀层在美国专利号4,749,397和4,995,895中有描述。真空沉积的含银低发射率镀层目前在开窗设计的市场中仍有售。
美国专利号4,995,895教导了使用可氧化的金属作为减雾表层涂层来用于保护可回火的low-e镀层。该专利是针对减少由于暴露在超过600℃的温度下而产生雾气的方法。
金属、金属合金和金属氧化物镀层已经被应用到低发射率银镀层上以改善镀层对象的特性。美国专利号4,995,895描述了一种金属或金属合金层,其被沉积在涂于玻璃衬底上的所有层的最外层。该金属或金属合金层被氧化并用作抗反射涂层。美国专利号4,749,397描述了一种方法,其中将金属氧化层作为抗反射层来沉积。将银层夹在抗反射层之间使得光透射最优化。
不幸的是,光学镀层经常在运输和处理中被损坏,包括刮擦和暴露在腐蚀性环境中。银基低发射率镀层特别容易受腐蚀问题影响。大多数目前使用的低发射率叠层都在低发射率叠层中或上面用阻挡层来减轻这些问题。薄阻挡层用于降低水蒸气、氧或其它流体对银层的腐蚀。如果它们形成外镀层,有些借助于它们的硬度或者通过减少磨擦来降低来自物理刮擦低发射率叠层的损害。
对于半沙漠地区以及太阳负荷强烈的地区,现有的高透射比低发射率产品已经带来了优势,但是热和光负荷依然太强而不能最大化使用了这些low-e产品的房间和建筑物内的温度和视觉舒适度。
也有一些具有较低透光率的低e叠层,但这些产品通常展现出至少下列一种缺点:使其不够美观的高反射、或使其不适于控制热负荷的高遮光系数。
很少有可商用的低e产品兼备理想的光学特性和遮光系数。那些兼备的仍需要另外的改动以使其理想地用于加工和生产。而且,这些低e镀层是软镀层,在储存和加工成绝缘玻璃装置过程中需要非常小心。理想的是改善这些镀层目前的机械和化学耐久度。
在同一镀层机上生产不同的叠板设计也经常会有问题,因为不同设计的装置要求不总是相兼容的。理想的是能在同一镀层机上同时生产不同的镀层而不需要停机和改变镀层机配置。
而且,出于安全考虑,现在更多的玻璃经过热处理以增加其机械强度并防止破碎时划伤。对于低SHGC产品尤其如此。镀层在能量吸收上的增加使得当部分镀层暴露于阳光辐射下而部分在阴影中的时候,对lite潜在的热应力增加。一般的低发射率镀层不预定经受热强化和回火。这种条件会完全损坏镀层,破坏其美观,从而使其不能使用。
PPG使得低SHGC的产品在市场上出现,但其特点是很显著高的光反射(见LBL Window5数据库)。而且,申请人的理解是这种产品因其刮擦倾向使用起来很困难,。PPG专利申请WO 03/020656/A1说明了镀层的制造,该镀层的特点是SHGC小于0.38(即38%),但光反射超过20%,这导致其看起来象镜子一样,这在很多应用中是不合适的。
重要专利申请CA 2,428,860描述了一种具有低SHGC和美观特性的镀层。其中并未提到其机械和化学耐久度,但重要的是该申请并未涉及NiCrOx/NiCr类型的双层,这些层对镀层的耐久性有好处。而且使用Zn氧化物作为主要的绝缘材料使得镀层很难或不可能回火。
Guardian WO 2003/042122涉及带多个阻挡层的可回火的双Ag产品的溅射。然而,只描述了具有高透光率的镀层。
Guardian WO 02/062717涉及低透光率的镀层,其特点为能够被回火。然而,只示范了SHGC大于0.4的单Ag镀层。
St.Gobain专利申请WO 03/010105涉及包括下列次序层的叠层:绝缘/吸收层(金属,最终被氮化)/Ag/绝缘。在Ag下金属层的存在容易减少Ag成核。其还减弱了该叠层的机械耐久性。
St.Gobain专利申请WO 02/48065描述了在低e叠层中使用吸收性材料以控制透光率。该申请专注于把吸收层包覆在两个绝缘层之间。这是用来改善该叠层在热处理过程中的热稳定性。不管被绝缘材料包围的吸收层的位置是否在确保热稳定性上提供一定的优势,这种结构还是不方便并导致生产效率低。吸收层的溅射将受镀层机内”气体串扰”的影响。这使得该吸收层的特性较不可控并且使其长期稳定性成问题。例如,吸收TiN的层被溅射在氧化物绝缘涂层区域的旁边,TiN会被氧所污染。从而该TiN层的吸收性会变小。这些问题可以通过改善在每个涂层区域的气体隔离来处理,但这种处理花费很高且对用相同的镀层机生产其它低e镀层是不理想的。
CPFilm美国专利6,007,901涉及基于双金属阻挡层的层***。
因此,对克服这些在现有技术中出现的各种问题的低发射率镀层叠层(以及其制备方法)仍有需求。特别是需要具有低太阳辐射得热系数的低e叠层,所述叠层,如果理想的话,展现出保留的或增加的美观、以及机械和/或化学耐久性,并且可被回火或热强化。而且,还需要那些无需特定的、非标准的镀层机即可被涂敷的叠层。
发明内容
为克服与先前的低发射率镀层有关的问题,本发明提供了改善的镀层,其生成的叠层具有低的太阳辐射得热系数(即低g叠层),并且美观,还展现出与一般低发射率叠层相比相当或更好的化学和机械耐久性。而且,本发明提供的产品与标准生产方法相兼容。特别地,例如,从标准镀层机转换到低g镀层机不需要通风或其它镀层机配置的改变。还有,依照本发明镀层的玻璃衬底令人惊讶地可以被回火或热强化,而这种回火或热强化不会导致叠层性能下降或镀层衬底的光学特性下降,或导致其它的缺陷,这些缺陷通常在这些工艺与低发射率镀层一起使用时会出现。
本发明通过将至少一层吸收层加入低发射率叠层中来克服本技术领域内已发现的缺陷。加入吸收材料降低了整体的透光率而不增加光反射率。这种反射率的增加通常是一个问题,特别是当它发生在建筑物内侧的窗玻璃上的时候。
吸收材料的适当选择也使人们能够控制镀层玻璃的透射颜色。所述吸收层优选插在保护Ag层的阻挡层和绝缘层之间。由此,一方面,本发明在衬底上提供了一种低发射率镀层。该镀层,按自衬底向外的顺序,包括第一绝缘层、第一Ag层、第一阻挡层、第一吸收层、第二绝缘层、第二Ag层、第二吸收层、第三绝缘层、以及任选的外涂层,其中,第一吸收层或第二吸收层是任选的,意即,不需要两层吸收层。本发明还提供了如上面描述的镀层,但其为单Ag层,而不是双或多Ag层。通过将这些层沉积在衬底上来形成本发明的镀层。优选的方法包括通过磁控溅射来沉积。

具体实施方式
在下面的详细描述中,参考了多个可以实施本发明的具体实施方案。这些实施方案被描述得足够详细,以使得本领域的技术人员能够实施本发明,而且应认识到的是也可以使用其它的实施方案,并且在不偏离本发明的精神和范围的情况下可作出结构上的改变和符合逻辑的改变。
本发明提供了改善的镀层,其得到的低发射率叠层具有低的太阳辐射得热系数(SHGC),并且美观,还展示出与一般低发射率叠层相比相当或更好的化学和机械耐久性。而且,本发明提供了与标准生产方法相兼容的产品。特别是,例如,从标准镀层机转换到低g镀层机不需要通风或其它镀层机配置的改变。而且根据本发明的实施方案的镀层的玻璃衬底令人惊讶地可以被回火或热强化,而没有一般在与低发射率镀层一起使用这些工艺时会出现的缺陷。
本发明通过将至少一层吸收层加入低发射率叠层中来获得理想的特性。加入吸收材料降低了整体的透光率而不增加反射率,反射率的增加是有问题的,特别是当它发生在建筑物内侧的窗玻璃上的时候。对回火的耐受力可以通过调整绝缘层或吸收层的厚度或调整吸收层的特性来增强。
一方面,本发明在衬底上提供了一种包括镀层的低发射率叠层,所述镀层包括至少一层吸收层。所述低发射率叠层的特点为其太阳辐射得热系数(SHGC)小于0.34,优选小于0.30。在各种实施方案中,该叠层的透光率为约42%-约46%。在回火过程中,透光率提高约1%。在其它实施方案中,该叠层的透射颜色具有负a*和负b*。
另一方面,本发明在衬底上提供了一种低发射率镀层,所述镀层,按自衬底向外的顺序,包括第一绝缘层、第一Ag层、第一阻挡层、第一吸收层、第二绝缘层、第二Ag层、第二吸收层、第三绝缘层、以及任选的外镀层。所述第一吸收层或第二吸收层是任选的,意即,不需要两层吸收层。在第二Ag层和第二吸收层之间可存在第二阻挡层。所述衬底优选为玻璃。在优选实施方案中,两层Ag层以约80%或更高的Ag1/Ag2比例得到很好地平衡。然而,在另外的实施方案中,该比例可能低至50%。Ag层平衡提供多种好处,特别是从工艺角度而言。因为两个靶以大约相同的速率腐蚀,作业周期的长度可以最大化。例如,当第二Ag层比第一层厚很多时,必须在作业早期对镀层机通风,这对生产成本有很大的负面影响。本发明还提供了如上所述的镀层,但其具有单Ag层,而不是双或多Ag层。
吸收层优选插在保护Ag层的阻挡层和绝缘层之间。吸收材料可以包括金属、合金、硅化物、吸收性氧化物、吸收性灰色金属、氮化物、或任意其他达到理想效果的合适的材料。优选材料包括,但不限于,Ti、TiN、Si、NiCr、NiCrOx、Cr、Zr、Mo、W、和ZrSi、镍或铬合金、以及过渡金属元素、及其氮化物、subnitride、低氧化物、还有硅化物和铝化物。在优选的可回火和回火实施方案中,吸收材料包括NiCr。在不经回火的实施方案中,Ti是很好的吸收材料。
吸收材料的适当选择也使普通技术人员能够控制镀层玻璃的透射颜色。中性颜色(优选良好平衡的负a*和b*一对透射和玻璃侧反射的最低要求为负a*值和b*值小于+2)比较深的绿色调和黄色调更加美观。中性透射是非常理想的,因其使得在嵌入玻璃的中空玻璃单元正确的颜色表达最大化。如果需要的话,本发明还可以得到蓝色调。
因此,已经发现在低g设计中某些材料能够降低低e镀层的透射并使叠层颜色调整到优选的颜色。对可回火的镀层而言,该优选材料在薄膜叠层中也是热稳定的。许多其它材料可以用来替代上述材料作为吸收材料。这些材料可通过折射率(n)和削光系数(k)的范围来限定,其适于执行降低透射功能。在可回火的低g设计中,吸收层具有合适的光学特性以及额外的热稳定性能。
美国专利号6,416,872在本申请中全文并入用于参考,其涉及包含有Fabry-Perot型薄膜叠层(金属/绝缘体/金属)的防阳光设计的用途。其中一种金属为红外反射金属(银),一种为光学吸收材料。所述光学吸收材料用一系列合适的光学常数来描述。本发明的优选实施方案类似地包括Fabry-Perot叠层,但包括金属/金属/绝缘体/金属/金属的一般层结构,或更具体地说,金属/薄低氧化物吸收体(阻挡层)/金属/薄低氧化物吸收体(阻挡层)/金属。在每种情况下,金属/金属组合中的一种金属优选为红外反射金属而另外一种优选为吸收性金属材料。该低g吸收性金属材料可以通过与美国专利号6,416,872中阐述的相似的光学常数范围来描述。光学上适合作为吸收体的典型材料的光学常数如图6A和6B所示。基于图6A中显示的数据,对图中的金属吸收体来说,在550nm波长下优选的折射率为约1-约5.5。基于图6B中显示的数据,对图中的金属吸收体来说,在550nm波长下削光系数为约1.75-约4.5。可用来帮助限定合适材料范围的另一参数其指数图在550nm下斜率为正。这一特点会将金属与低氧化物和氮化物区分开,后者作类似绘制时,在550nm下通常具有负的斜率。
在本发明的优选实施方案中,吸收层被加在叠层的特定位置。这是为了最优化对制造和加工镀层玻璃很重要的其它特性,特别是整体耐久性和生产的方便。
每个吸收层优选具有的厚度为约0.1nm-约8nm。如果加入两层吸收层,优选第一吸收层比第二吸收层厚。第一吸收层优选具有的厚度为约1.5nm-约4nm。第二吸收层优选具有的厚度为约0.1nm-约5nm,更优选为约0.1nm-约4nm。在另一个实施方案中,第一吸收层厚度为约3nm。在另一个实施方案中,第二吸收层厚度为约0.5nm。在另一个实施方案中,第一吸收层厚度为约3.6nm。在另一个实施方案中,第二吸收层厚度为约0.1nm。
在优选实施方案中,每个绝缘层独立地包含氧化物、氮化物、或氧氮化物。当绝缘层包含氧化物时,该氧化物优选喷涂自Ti、Zn、Sn、ZnSn合金、或Bi靶。该氧化物可以包括Nb2O5。该氧化物可以含有至多20重量%、优选至多约10重量%的如Al或B的元素,或类似这种元素。这些搀杂剂通常用于使镀层机硅靶导电。当绝缘层包含氮化物或氧氮化物时,该氮化物或氧氮化物可以为Si、SiAl、SiB、SiZr的氮化物或氧氮化物,或其它达到理想效果的合适的氮化物或氧氮化物。类似地,该氮化物或氧氮化物可以包含至多20重量%、优选至多10重量%的如A1或B的元素,或类似这种元素以使得镀层机靶导电。
在如图1和图3所描述的使用三种主要绝缘体的优选实施方案中,至少其中一层绝缘层为亚化学计量状态。更优选地,所有三层绝缘体(如SiAlOxNy)均为亚化学计量状态。使用这种亚化学计量层可获得多种好处,例如:
1.如果靶表面化学为亚化学计量的,自SiAl溅射靶的沉积速率更高。溅射产量对富含硅的表面比对含有更多氮化硅的表面更高。较高的沉积速率对在更高速度下运转的镀层机是有利的,这样更经济。
2.更高的亚化学计量的氮化物指数使得绝缘层对于相同光学厚度具有更低的物理厚度。当亚化学计量层沉积时,消耗较少的靶材料,并且这再次使镀层机运转得更有效。
3.更高的指数绝缘材料使得低e叠层设计中的光学特性更灵活。用更高的指数绝缘材料可比用较低的指数、化学计量的材料更容易得到理想的透射和反射颜色。
4.亚化学计量层往往比化学计量的绝缘体有更好的化学阻挡特性。这使得低e叠层更具有化学稳定性并更抗腐蚀。腐蚀性化学品较不可能到达脆弱的银层。
5.亚化学计量绝缘体的光吸收帮助降低透射并提高低g叠层的太阳辐射得热系数。亚化学计量绝缘体在可见光中易于吸收可见光而在红外中更透明。因此,这些材料降低可见光透射但往往不干扰银层的红外反射特性。
金属吸收体层在可见光和红外中都是光学吸收性的。当金属材料在低g产品中用于降低透射时,可见光透射和红外线反射都被降低。对于低e产品理想的是红外线反射尽可能高。
这些优势更易于出现在可能被用在低e叠层中的亚化学计量氧化物、亚化学计量氧氮化物、和亚化学计量氮化物上。
在这些低g叠层中的优选绝缘体中所用的硅对铝的比率为10重量%Al。也可使用其它Si∶Al比率。在一些实施方案中,Si、O、和N的原子比为Si4O0.4N5,顶层硅氧氮化物绝缘体主要功能是作为光学干涉层,这有助于银的抗反射。然而,选择该材料部分原因是其阻挡特性和硬度。这有助于机械上和化学上对银的保护。
图7描述了硅氧氮化物的折射率和削光系数。这些在图上绘制的折射率和削光系数表明了两种SiAlOxNy的化学计量。这代表会用在低g镀层上的SiAlOxNy化学计量的大致上限和下限。优选实施方案的化学计量一般都在这两个端值之间。图8描述了在低g叠层中SiAlOxNy的优选的n&k近似值。
在优选实施方案中,绝缘体在550nm下的折射率为约2.05-约2.4,更优选为约2.1-约2.3。在优选实施方案中,绝缘体在550nm下的削光系数为约0-约0.05,更优选为约0.01-约0.02。
在优选实施方案中,镀层在第一绝缘层和第一银层之间还包括成核层。在另外优选实施方案中,镀层在第二绝缘层和第二银层之间还包括第二成核层。所述成核层改善了银层的特性,而其通常基于Zn氧化物,其它元素至多为15重量%,所述其它元素如,但不限于Al、Sn、或其混合物。在优选实施方案中,用于沉积ZnO的溅射靶含有约1.5%Al,生成的层为ZnAlOx。
当在阻挡层上溅射绝缘材料时,阻挡层保护银层不受等离子的轰击。它还通过控制侵蚀性物种如O2、O、H2O、和Na+的扩散来改善化学耐久性。在优选实施方案中,阻挡层为透明的。所述阻挡层可以包括,但不限于,NiCr、NiCrOx、TiOx、NiCrNxOy、NiCrNx、Ti或其它金属或多种金属、或它们的亚氧化物或亚氮化物。优选阻挡层为NiCrOx。在这些层中,特别是第一(意即底部)NiCrOx层,它可包含约15-60原子%的氧。优选地,氧的原子百分比为20%-55%。当第一NiCrOx层含有约20原子%的氧时,本发明的可回火形式的热稳定性得以提高。
任选的外镀层,如果加入的话,可对化学和/或机械稳定性有正面影响。其可包括,但不限于,C、SiSn、ZrSi、SiSnO2或硅化物。应注意的是这种命名不用来指不同元素间的化学计量或原子比例。例如,ZrSi为一种溅射材料,其中Zr的原子百分比从0%到100%变化,且该层可分级。这层在加热时可能氧化。所述外镀层与下面的绝缘体相比通常具有不同的性质。如果绝缘体为氧化物,则外镀层优选为上述材料的一种、或氮化物或氧氮化物,如SiN或SixAlyNzOc。或者,当绝缘体为氮化物或氧氮化物时,外镀层选自上述列表,或者可为氧化物(例如ZrO2、ZrSiO2、SnO2、或ZrOxNy、TiO2或其它类似物质,但不限于本文中引用的精确的化学计量比例)。优选的外镀层为碳,并且优选在生产中用在可回火的产品中。这层镀层通常被溅射上,优选厚度为约4-8nm并在回火过程中烧掉。
在另一个实施方案中,本发明在衬底上提供了低发射率镀层,所述镀层,按自衬底向外的顺序,包括厚度至多约25nm、优选至多约23nm的第一绝缘层;厚度为约8nm-约15nm的第一银层;厚度为约0.1nm-约4nm的第一阻挡层;厚度为约40nm-约75nm的第二绝缘层;厚度为约8nm-约15nm的第二银层;任选的厚度为约0.1nm-约4nm的第二阻挡层;厚度为约0.1nm-约8nm的第一吸收层;厚度为约10nm-约40nm的第三绝缘层;以及任选的外镀层。在另一个实施方案中,镀层在第一绝缘层和第一银层之间包括成核层,所述成核层厚度为约2nm-约11nm。在又一个实施方案中,镀层在第二绝缘层和第二银层之间包括第二成核层,所述成核层厚度为约2nm-约11nm。第一绝缘层厚度为约23nm的叠层特别适合回火。
在另一个实施方案中,本发明在衬底上提供了低发射率镀层,所述镀层,按自衬底向外的顺序,包括厚度为约3nm-约25nm的含有SiAlxNyOw的第一绝缘层;厚度为约3nm-约11nm的含有ZnAlyOx的第一成核层;厚度为约8nm-约12nm的第一银层;厚度为约1nm-约4nm的含有NiCrOx的第一阻挡层;厚度为约1.5nm-约4nm的含有NiCr的第一吸收层;厚度为约55nm-约75nm的含有SiAlxNyOw的第二绝缘层;厚度为约3nm-约10nm的含有ZnAlyOx的第二成核层;厚度为约10nm-约15nm的第二银层;可选的厚度为约2nm-约4nm的含有NiCrOx的第二阻挡层;厚度为约0.7nm-约2.2nm的含有NiCr的第二吸收层;厚度为约24nm-约40nm的含有SiAlxNyOw的第三绝缘层;以及任选的外镀层。在优选实施方案中,不存在含有NiCrOx的第二阻挡层,因此第二吸收层直接沉积在第二银层上。可使用共溅射的NiCr和铬、NiCr/Cr双层、或其它吸收性灰金属或合金作为第二吸收层中NiCr金属的替代物。其它的替代物包括,但不限于,包含任意Ni∶Cr比的镍铬合金;Ni∶Cr比值为渐变的NiCr层;与氮反应形成NiCrNx的NiCr层;包括NiCr/NiCr的双层光学吸收体,其中任一金属可以为任意比例的Ni和Cr。
在另一个实施方案中,如图9所示,本发明在衬底上提供了例如低发射率镀层,所述镀层,按自衬底向外的顺序,包括第一绝缘层、第一成核层、第一Ag层、第一阻挡层、第一光学吸收层、第二绝缘层、第二成核层、第二Ag层、第二光学吸收层、第三绝缘层、以及任选的优选抗刮擦的外镀层。层厚度如本文中所述。在优选实施方案中,如图10所示,例如,该镀层,按自衬底向外的顺序,包括SiAlOxNy/ZnO/Ag/NiCrOx/NiCr金属/SiAlOxNy/ZnO/Ag/NiCr金属/SiAlOxNy/任选的外镀层。因此,在该实施方案中,第二金属光学吸收层直接沉积在第二Ag层。该实施方案可以回火或热强化,而这种回火或热强化不会导致叠层老化或镀层衬底的光学性能下降或导致其它的缺陷,这些缺陷一般在这些工艺与低发射率镀层一起使用时会出现。除了改进的可回火性,这种结构(其中第二吸收层直接沉积在第二银层上)表现出增强的机械耐久性。还注意到的是,在该实施方案中,颜色更易于被调整到优选的设定点。可以使用共溅射的NiCr和铬、NiCr/Cr双层、或其它吸收性灰金属或合金作为第二吸收层中的NiCr金属的替代物。其它替代物包括,但不限于,包含任意Ni∶Cr比的镍铬合金;Ni∶Cr比值渐变的NiCr层;与氮反应形成的NiCrNx的NiCr层;包含NiCr/NiCr的双层光学吸收体,其中任一金属可以为任意比例的Ni和Cr。
本发明还提供了含有至少一层吸收层的低发射率叠层,所述低发射率叠层的特点是太阳辐射得热系数小于约0.34,优选小于约0.30。在另外的实施方案中,该叠层包括厚度为约1/8英寸并且透光率为约42%-约46%的玻璃衬底。在其它实施方案中,叠层具有的透射颜色具有负a*和负b*。
本发明还提供了制造具有上述低SHGC的叠层的方法,所述方法包括将本文中所述的镀层沉积在衬底上。本发明的多层镀层中的那些层可用常规物理和化学气相沉积技术沉积。这些技术的细节为本领域所熟知而不在这里重复。合适的沉积技术包括溅射技术。合适的溅射技术包括使用金属靶的DC溅射、以及使用金属和非金属靶的AC和RF溅射。所有都可以用磁控溅射。溅射可以在惰性气体中进行,或在反应性气体中反应性地进行。总气体压力可以保持为5×10-4-8×10-2mbar,优选为1×10-3-1×10-2mbar。溅射电压可以为200-1200V,优选为250-1000V。动态沉积率可以为25-4000nm-mm2/W-sec,优选为30-700nm-mm2/W-sec。由Leybold Systems GmbH制造的型号为Typ A2540Z 5H/13-22和Typ A 2540Z 5H/20-29的镀层机适合溅射沉积本发明的多层镀层。
正如所示,在本发明低发射率镀层中的多层银与单层银相比,在反射IR辐射上提供更高的效率,在透射和反射波长间提供更锐的截止。
本发明的多层镀层沉积在衬底上并得到衬底的机械支撑。所述衬底表面用作镀层的模板,并影响镀层的表面地形特征。为使可见光的透射最大化,优选衬底表面的粗糙度小于可见光的波长。这样的光滑表面可以通过,例如凝固熔融衬底来形成。衬底可以为任何发射率可被本发明的多层镀层降低的材料。对于建筑和汽车应用,衬底优选的材料具有较好的结构特性并对太阳能集中的可见光和近红外光谱区有最小的吸收。结晶石英、熔融石英、钠硅玻璃和塑料如聚碳酸酯和丙烯酸酯都为优选的衬底材料。
在本说明书中所使用的“沉积其上”或“沉积在上面”是指将物质直接或间接地涂敷在参考层上。如果间接涂敷,可***一层或多层。而且,除非特别说明,在描述本发明的镀层中使用的格式“[物质1]/[物质2]/[物质3]/...”或格式“第一[物质1]层;第一[物质2]层;第二[物质1]层;第二[物质2]层;...”等,意思是每种相继的物质直接或间接地沉积在之前的物质上。
根据本发明不同的实施方案的镀层制品可以被用于建筑窗(例如IG单元)、汽车窗、或其他合适的应用。本文中描述的镀层制品在本发明的不同实施方案中可经过或不经过热处理。图5描述了适于汽车或其它车辆应用(如挡风玻璃或类似的层压制品)的本发明的实施方案。在所述的实施方案中,根据本发明的镀层被加入还包括两个玻璃衬底和一层聚乙烯醇缩丁醛(PVB)层的叠层中。如果该镀层面向PVB,其可以在第一层或第二层上。
某些术语在玻璃镀层领域内普遍使用,尤其是在定义镀层玻璃的性能和太阳光管理特性时。在本文中所使用的这些术语与它们熟知的意思相符。例如,在本文中所使用的:
可见波长光反射强度,即“反射率”的定义为百分比并表示为RXY或RX(意即RY值指的是光反射率,或在TY情况下为光透射率),其中“X”为玻璃侧的“G”或薄膜侧的“F”。“玻璃侧”(如″G″)是指与镀层所在侧相对的玻璃衬底侧看,而薄膜侧(即″F″)是指从镀层所在的玻璃衬底侧看。
颜色特性使用CEE LAB 1976 a*,b*坐标和标度(即CIE 1976 a*b*图表,D65 10°观测器)测量和表示,其中:
L*为(CIE 1976)亮度单位
a*为(CIE 1976)红-绿单位
b*为(CIE 1976)黄-蓝单位

术语“发射率”(或辐射率)和”透射率”已经为本领域内所熟悉并在本文中依照其所熟知的意义使用。因此,例如,本文中的“透射率”意指太阳光透射率,其由可见光透射率(Tvis的TY)、红外能量透射率(TIR)、以及紫外光透射率(Tuv)所组成。总太阳能透射率(TS或Tsolar)可以为这些其它值的加权平均值。关于这些透射率,用于建筑用途的可见光透射率可以由标准的111.D65 10度技术表征,用于汽车用途的可见光透射率可以由标准的111.A 2度技术表征(对于这些技术,参见例如在本文中并入作为参考的ASTM E-308-95)。使用特定的红外线范围(即2,500-40,000nm)用于发射率。
“发射率”(或辐射率)(″E″或″e″)是在给定波长下光的吸收和反射的量度标准或特性。通常由下列公式表示:E=1-Reflectanceflim。对建筑用途,发射率值在所谓的“中部”变得相当重要,所述“中部”有时也称作红外光谱的“远范围”,即约2,500-40,000nm,例如,如下面所参考的Lawrence BerkeleyLaboratories的WINDOW 4.1program,LBL-35298(1994)中所说明。因此在本文中所用的术语“发射率”用来指在由ASTM Standard E 1585-93 entitled″Standard Test Method for Measuring and Calculating Emittance of ArchitecturalFlat Glass Products Using Radiometric Measurements″所指定的该红外线范围中测量的发射率值。该标准和其规定在本文中并入作为参考。在该标准中,发射率表示为半球发射率(Eh)和正常发射率(En)。
测量该发射率值的数据的实际累积是常规的并可以通过使用,例如,带有″VW″附件的Beckman Model 4260分光光度计(Beckman Scientific Inst.Corp.)来完成。该分光光度计测量不同波长的反射率,并由此,用上述ASTM标准1585-93计算得出发射率。
术语Rsolar指的是总太阳能反射率(本文中为玻璃侧),为IR反射率、可见光反射率、和UV反射率的加权平均值。该术语可以根据已知的用于汽车应用的DIN 410和ISO 13837(December 1998)Table 1,p.22和已知的用于建筑应用的ASHRAE 142标准来计算,这两者都在本文中并入作为参考。
“雾度”如下面所定义。光线在许多方向上漫射导致对比度下降。在本文中“雾度”根据ASTM D 1003来定义,其定义雾度为在通过中偏离入射光束平均超过2.5度的光所占的百分比。“雾度”在本文中可以用Byk Gardner雾度计来测量(本文中所有的雾度值均由这种雾度计来测量,并以散射光的百分比表示)。本文中使用的另一术语为“薄层电阻”。薄层电阻(Rs)为本领域内所熟知的术语,在本文中与其所熟知的意思相一致。在这里表示为欧姆每方形单元。一般来说,该术语指的是对任意方形的层***而言,对通过该层***的电流的电阻,以欧姆表示。薄层电阻指示出了层或层***反射红外能量的好坏,并因此经常与反射率一起用作该特性的量度标准。”薄层电阻”可以例如很方便地通过用4点探头欧姆表来测量,所述4点探头欧姆表如带有Magnetron Instruments Corp.头的可调配4点电阻率探头,由Signatone Corp.ofSanta Clara,Calif.制造的Model M-800。
在本文中使用的“化学耐久性”或“化学耐久的”与本领域术语“耐化学的”或“化学稳定性”同义。化学耐久性用浸渍试验来确定,其中在约36℃下将2″×5″或2″×2″的镀层玻璃衬底样品浸入约500ml含有4.05%NaCl和1.5%H2O2的溶液20分钟。化学耐久性还可以通过Cleveland试验或老化试验箱试验来确定,如下所示。
Cleveland箱装置
样品为本试验被剪成4″×12″或6″×12″。将水加热至50℃+/-2℃,将室温维持在23℃+/-3℃(73+/-50)。将样品以薄膜侧向下放在热水浴上。暴露几分钟后,样品被覆盖上一厚层冷凝水。随着时间推移,水自样品表面滴下而新的冷凝在样品上形成。冷凝水在整个试验过程中一直存在于样品上。
老化试验箱装置
样品为本试验被剪成4″×6″。对静态湿度试验,将湿度维持在98%相对湿度(RH)而温度在一小时内在45℃和55℃之间循环。
所做的测量
在暴露1、3、7天后将样品取出测量。测量雾度、发射率、和薄膜侧反射。
雾度变化的计算:
雾度变化=试验后雾度-试验前雾度
ΔE的计算:
ΔE=(ΔL*Λ2+Δa*Λ2+Δb*Λ2)1/2,其中ΔL,Δa*,和Δb*为试验前测量值减去试验后测量值。
用下式计算发射率百分比变化:
反射率变化=(试验后E-试验前E)/(E玻璃-试验前E)
本文中使用的“机械耐久性”由下列试验所确定。该试验用Erichsen Model494刷检测仪和Scotch Brite 7448研磨剂(由SiC砂砾粘附在长方形垫的纤维上而制成),其中标准重的刷子固定器或改良刷子固定器用来固定摩擦样品的研磨剂。使用该刷子或刷子固定器进行100-500次干或湿行程。刮擦造成的损害可以三种方式测量:发射率的变化,雾度,对薄膜侧反射的E。该试验可以和浸渍试验和热处理一起进行以使刮痕更可见。用135g载荷在样品上进行200次干行程可以得到良好结果。如必须可以减少行程次数或使用较柔和的研磨剂。这是本试验的优势之一,根据样品之间所需分辨等级的不同,可以调整载荷和/或行程次数。可以进行更强烈的试验以得到更好的分类。本试验的可重复性可以通过在指定的时间段内测试同一薄膜的多个样品来检查。
本文中所用的术语“热处理”、“热处理的”和“进行热处理的”意思是将物件加热至足够的温度以能够对含玻璃物件进行热回火、弯曲、或热强化。这一定义包括,例如,将镀层物件加热至最低1100(例如,550℃-700℃)足够长的时间以能回火、热强化、或弯曲。
术语“太阳辐射得热系数(或SHGC)”(“g”)为本领域内所熟知,指的是相对于入射太阳辐射经过窗户***的总太阳热增量的量度。
除非特别说明,下面所列的术语在本说明书中的意思如下所示。
Ag 银
TiO2 二氧化钛

共溅射 从两种或多种不同材料的两个或多个溅射靶同时溅射到衬底上。得到的沉积镀层可由这些不同材料的反应产物,或两种靶材料的未反应混合物,或两者组成
金属间化合物 由特定化学计量比例的两种或多种金属元素组成的合金***中的某相。所述金属元素为电子或间隙键合而不是存在于标准合金典型的固溶体中。金属间化合物经常与其元素组分具有截然不同的性能,特别是增加的硬度和脆度。所述增加的硬度有助于它们比大多数标准金属或合金具有更好的抗刮擦性
刷 在本文提供的实施例组中使用的该术语(除非特别说明)指的是用尼龙刷(订货号0068.02.32。刷重450克。单个刷毛直径为0.3mm。刷毛以4mm直径按组排列)在Erichsen刷检测仪上进行的湿刷耐久性测试。该测试运行1000次行程(其中一次行程等于刷子前后运动一次的完整周期)。在镀层侧刷涂样品并在刷涂过程中将样品浸在去离子水中。
在各种实施方案中,本发明的低发射率叠层表现出下列独立的特性:透射Y为约30-约60,优选为约35-约55,更优选为约40-约50;透射a*值为负,最优选为约-1-约-6;优选ab*值为负,最优选为约0-约-6;RgY为约8-约20,更优选为约10-约18,最优选为约11-约17;Rga*为负,最优选为约-1-约-7;优选Rgb*值为负,最优选为约-1-约-7;RfY为约2-约12,更优选为约2-约10,最优选为约2-约8;Rfa*为负,最优选为约-2-约-20;优选Rfb*为约-10-约+10,最优选为约-6-约+6;以及SHGC为约.10-约.30,最大为约.34,更优选为约.15-约.28,最优选为约.20-约.25。
为进一步说明本发明,提供下列非限制性实施例:
实施例1
在本实施例中,如图4所示,将低e镀层沉积在玻璃衬底上以形成具有下列结构的叠层:玻璃/12nm氧化物/10nm Ag/2nm NiCrOx/4nm NiCr/72nm氧化物/13nm Ag/2nm NiCrOx/3nm NiCr/23nm氧化物/7nm SiN。该氧化物可以由Ti、Zn、Sn、ZnSn合金、或Bi靶溅射。该氧化物可以含有Nb2O5。该氧化物可以含有至多20重量%、优选至多10重量%的元素如Al或B或相似元素以使镀层机靶导电。SiN外镀层为任选的。该示例镀层具有美观的a*和b*值为负的透射颜色。SHGC小于0.30。镀层具有可接受的机械和化学耐久性。
实施例2
在本实施例中,将低e镀层沉积在玻璃衬底上以形成具有下列结构的叠层:约1/8英寸玻璃/0-15nm绝缘层/2-10nm成核层/8-15nm Ag/0.1-4nm阻挡层/0.2-8nm吸收层/40-75nm绝缘层/2-10nm成核层/8-18nm Ag/0.1-4nm阻挡层/0.2-8nm吸收层/10-40nm绝缘层/外镀层。所述绝缘层可以为Si、SiAl、SiB、SiZr的氧化物(如实施例1)或氮化物或氧氮化物,并且其可以含有至多20重量%、优选至多10重量%的元素如Al或B或相似元素以使镀层机靶导电。所述成核层改善了Ag层的性质,并且通常是基于Zn氧化物,并含有至多15重量%的其它元素如Al、Sn,或其混合物。
当将绝缘层溅射其上时,阻挡层保护Ag不受等离子的轰击。它还通过控制侵蚀性物质如O2、O、H2O、和Na+的扩散而改进了化学耐久性。合适的阻挡层包括,但不限于,NiCr、NiCrOx、TiOx、Ti和其它金属。
如所示,所述外镀层是任选的。如果包括的话,其对化学和/或机械稳定性有正面影响。合适的外镀层包括,但不限于,C、ZrSi、或硅化物。通常,外镀层与下面的绝缘层相比具有不同的性质。如果绝缘层为氧化物,则外镀层为上述材料之一,或为氮化物或氧氮化物(如SiN或SixAlyNzOc)。或者,当绝缘层为氮化物或氧氮化物时,外镀层为氧化物比较有利,例如,但不限于,ZrO2、ZrSiO2、SnO2、ZrOxNy、或TiO2。
实施例3
在本实施例中,将低e镀层沉积在玻璃衬底上以形成具有下列结构的叠层:约1/8英寸玻璃/3-15nm SiAlxNyOw/3-10nm ZnAlyOx/8-12nm Ag/1-4nmNiCrOx/1.5-3.0nm NiCr/55-65nm SiAlxNyOw/3-10nm ZnAlyOx/10-15nm Ag/1-4nmNiCrOx/0.7-2.2nm NiCr/24-32nm SiAlxNyOw/任选的外镀层。如果包括外镀层的话,其可选自,但不限于,1-5nm C、1-10nm ZrO2、或ZrSiO2。在本实施例中镀层如在IGU上所测,展现出约42%-约46%的透光率,SHGC小于约0.30,且透射颜色为灰色并可以在绿色调至蓝色调之间调整。所述IGU包括镀层在位置2的1/8″镀层玻璃,和带有1/2″间隙的1/8″透明玻璃。该镀层具有改善的化学和机械耐久性。双层NiCrOx/NiCr对广受欢迎的特性有正面影响。因为NiCr的特定位置,该镀层可以在现有的主要用于低e镀层的镀层机上生产。其不需要特别隔离NiCr溅射靶。在上述示例叠层中观察到的这些特性汇总在下表中

1.一种在衬底上的低发射率镀层,所述镀层,按自衬底向外的顺序,包括:

第三绝缘层;以及
任选的外镀层
其中所述第一吸收层或第二吸收层为任选的。
2.权利要求1的镀层,其在第二Ag层和第二吸收层之间还包括第二阻挡层。
3.权利要求1的低发射率镀层,其中至少所述第一绝缘层、第二绝缘层或第三绝缘层之一为亚化学计量状态。
4.权利要求3的低发射率镀层,其中所述第一绝缘层、第二绝缘层或第三绝缘层均为亚化学计量状态。
5.权利要求1的低发射率镀层,其在第一绝缘层和第一Ag层之间还包括第一成核层。
6.权利要求1的低发射率镀层,其在第二绝缘层和第二Ag层之间还包括第二成核层。
7.权利要求1的低发射率镀层,其中所述第一吸收层和第二吸收层分别含有选自以下组中的材料:金属、合金、硅化物、吸收性氧化物、和氮化物。

13.权利要求12的低发射率镀层,其中至少一层所述吸收层含有在550nm波长下折射率为约1-约5.5的材料。
14.权利要求12的低发射率镀层,其中至少一层所述吸收层含有在550nm波长下削光系数为约1.75-约4.5的材料。
15.权利要求12的低发射率镀层,其中在绘制折射率对波长的图时,至少一层所述吸收层含有的材料具有的指数图在550nm波长下斜率为正。
16.权利要求12的低发射率镀层,其中在绘制削光系数对波长的图时,至少一层所述吸收层含有的材料具有的指数图在550nm波长下斜率为正。
17.权利要求1的低发射率镀层,其中所述第一吸收层的厚度大于第二吸收层。
18.权利要求1的低发射率镀层,其中所述第一吸收层的厚度为约0.2nm-约8nm。
19.权利要求18的低发射率镀层,其中所述第一吸收层的厚度为约1nm-约6nm。
20.权利要求19的低发射率镀层,其中所述第一吸收层的厚度为约1.5nm-约4nm。
21.权利要求1的低发射率镀层,其中所述第二吸收层的厚度为约0.1nm-约8nm。
22.权利要求21的低发射率镀层,其中所述第二吸收层的厚度为约0.1nm-约5nm。
23.权利要求22的低发射率镀层,其中所述第二吸收层的厚度为约0.1nm-约1nm。
24.权利要求1的低发射率镀层,其中所述第一吸收层的厚度为约3nm。
25.权利要求24的低发射率镀层,其中所述第二吸收层的厚度为约0.5nm。
26.权利要求1的低发射率镀层,其中所述第一吸收层的厚度为约3.6nm。
27.权利要求26的低发射率镀层,其中所述第二吸收层的厚度为约0.1nm。
28.权利要求1的低发射率镀层,其中所述第一绝缘层、第二绝缘层和第三绝缘层都独立地含有选自氧化物、氮化物、氧氮化物、或其混合物的材料。
29.权利要求28的低发射率镀层,其中至少所述第一绝缘层、第二绝缘层和第三绝缘层之一含有氧化物。
30.权利要求29的低发射率镀层,其中所述氧化物自Ti、Zn、Sn、ZnSn合金、或Bi靶溅射。
31.权利要求29的低发射率镀层,其中所述氧化物含有Nb2O5。
32.权利要求30的低发射率镀层,其中所述氧化物含有至多20重量%的选自Al和B的元素。
33.权利要求31的低发射率镀层,其中所述氧化物含有至多10重量%的选自Al和B的元素。
34.权利要求28的低发射率镀层,其中至少所述第一绝缘层、第二绝缘层和第三绝缘层之一含有氮化物或氧氮化物。
35.权利要求34的低发射率镀层,其中所述氮化物或氧氮化物为Si、SiAl、SiB或SiZr的氮化物或氧氮化物。
36.权利要求35的低发射率镀层,其中所述氮化物或氧氮化物含有至多20重量%的选自Al和B的元素。
37.权利要求36的低发射率镀层,其中所述氮化物或氧氮化物含有至多10重量%的选自Al和B的元素。
38.权利要求1的低发射率镀层,其中至少所述第一绝缘层、第二绝缘层或第三绝缘层之一在550nm波长下折射率为约2.05-约2.4。
39.权利要求38的低发射率镀层,其中至少所述第一绝缘层、第二绝缘层或第三绝缘层之一在550nm波长下折射率为约2.1-约2.3。
40.权利要求1的低发射率镀层,其中至少所述第一绝缘层、第二绝缘层或第三绝缘层之一在550nm波长下削光系数为约0-约0.05。
41.权利要求40的低发射率镀层,其中至少所述第一绝缘层、第二绝缘层或第三绝缘层之一在550nm波长下削光系数为约0.01-约0.02。
42.一种在衬底上的低发射率镀层,所述镀层,按自衬底向外的顺序,包括:
厚度至多约25nm的第一绝缘层;
厚度为约8nm-约15nm的第一Ag层;
厚度为约0.1nm-约4nm的第一阻挡层;
厚度为约0.2nm-约8nm的第一吸收层;
厚度为约40nm-约75nm第二绝缘层;
厚度为约8nm-约15nm的第二Ag层;
厚度为约0.1nm-约8nm的第二吸收层;
厚度为约10nm-约40nm第三绝缘层;以及
任选的外镀层。
43.权利要求42的低发射率镀层,其在所述第二Ag层和第二吸收层之间还包括厚度为约0.1nm-约4nm的第二阻挡层。
44.权利要求42的低发射率镀层,其在所述第一绝缘层和第一Ag层之间还包括第一成核层,所述第一成核层具有的厚度为约2nm-约11nm。
45.权利要求1的低发射率镀层,其在所述第二绝缘层和第二Ag层之间还包括第二成核层,所述第二成核层具有的厚度为2nm-约11nm。
46.一种在衬底上的低发射率镀层,所述镀层,按自衬底向外的顺序,包括:
厚度为约3nm-约30nm且含有SiAlxNyOw的第一绝缘层;
厚度为约3nm-约11nm且含有ZnAlyOx的第一成核层;
厚度为约8nm-约12nm的第一Ag层;
厚度为约0.8nm-约2nm且含有NiCrOx的第一阻挡层;
厚度为约1.5nm-约4nm且含有NiCr的第一吸收层;
厚度为约55nm-约75nm且含有SiAlxNyOw的第二绝缘层;
厚度为约3nm-约10nm且含有ZnAlyOx的第一成核层;
厚度为约10nm-约15nm的第二Ag层;
厚度为约0.1nm-约2.2nm且含有NiCr的第二吸收层;
厚度为约24nm-约40nm且含有SiAlxNyOw的第三绝缘层;以及
任选的外镀层。
47.权利要求46的镀层,其在所述第二Ag层和第二吸收层之间还包括厚度为约2nm-约4nm且含有NiCrOx的第二阻挡层。
48.权利要求42的低发射率镀层,其中所述第一Ag层/第二Ag层的厚度比值为至少约80%。
49.权利要求42的低发射率镀层,其中所述第一Ag层/第二Ag层的厚度比值为至少约50%。
50.权利要求1的低发射率镀层,其中所述衬底为玻璃。
51.包括至少一层吸收层的低发射率叠层,所述低发射率叠层的特征在于太阳辐射得热系数(SHGC)小于约0.30。
52.权利要求51的低发射率叠层,其中所述叠层包括玻璃衬底。
53.权利要求52的低发射率叠层,其中所述玻璃衬底厚度为约1/8英寸。
54.权利要求53的低发射率叠层,其中所述叠层如在IGU上所测,具有的透光率为约42%-约46%。
55.权利要求51的低发射率叠层,其中所述叠层的透射颜色具有负a*和负b*。
56.权利要求51的低发射率叠层,其特征在于改进的机械和化学稳定性。
57.一种制造具有低太阳辐射得热系数(SHGC)的低发射率叠层的方法,所述方法包括将权利要求1的镀层沉积在衬底上。

透射Y值为约30-约60;
负透射a*值;
Rg Y为约8-约20;
负Rg a*值;
RfY为约2-约12;
负Rf a*值;以及
SHGC为约.10-约.30。
60.权利要求51的低发射率叠层,其特征在于对回火或热强化的耐受性。
61.权利要求60的低发射率叠层,其中所述叠层的光学性质不随回火或热强化而下降。
62.一种在衬底上的低发射率镀层,所述镀层,按自衬底向外的顺序,包括:
含有SiAlOxNy的第一绝缘层;
含有ZnAlyOx的第一成核层;
第一Ag层;
含有NiCrOx的第一阻挡层;
含有NiCr金属的第一吸收层;
含有SiAlOxNy的第二绝缘层;
含有ZnAlyOx的第二成核层;
第二Ag层;
含有NiCr金属的第二吸收层;
含有SiAlOxNy的第三绝缘层;以及
任选的外镀层。
63.权利要求1的低发射率镀层,其中所述第一阻挡层含有NiCrOx。
64.权利要求63的低发射率镀层,其中所述NiCrOx含有约15原子%-约60原子%的氧。
65.权利要求64的低发射率镀层,其中所述NiCrOx含有约20原子%-约50原子%的氧。
66.权利要求65的低发射率镀层,其中所述NiCrOx含有约20原子%的氧。
67.权利要求2的低发射率镀层,其中所述第二阻挡层含有NiCrOx。
