Abstract

背景技术
在制造半导体晶片的过程中,可使用电镀工艺沉积金属层。之后该金属层可以被刻蚀或抛光而形成器件和/或形成于半导体晶片之上的多个集成电路的互连。例如,沟槽和通孔可以利用常规掩模和光刻技术而刻蚀到介电层中,且通过电镀工艺这些沟槽和通孔可以用金属填充而形成互连。在集成电路中金属铜通常用于沟槽和通孔(vias)中用以形成互连。
在电镀工艺过程中,在电镀浴中难于保持跨(across)半导体晶片表面的均匀电流分布。这在高长径比(high aspect)的沟槽和通孔中尤其真实。另外,通过电镀工艺金属铜沉积到通孔中之后,倾向于经受自退火工艺。这些因素导致了过度晶粒生长的发生,导致具有随机晶体尺寸分布的金属铜填充进通孔中。该随机晶体尺寸分布引起电镀特征性质发生变化。图1阐述使用常规电镀工艺在介电层102中的通孔100中填充金属铜。该金属铜展示了其经受自退火工艺之后形成了不同尺寸的铜晶体104。

图2阐述了在介电层202中的通孔200,其中使用依照本发明实施方式的电镀工艺的复合电镀金属204填充通孔200。该复合电镀金属204由在镀覆浴中的嵌入了多个金属纳米晶体颗粒的由金属离子而形成的电镀金属组成。如所示,遍及复合电镀金属204的本金属纳米晶体颗粒导致复合金属204的微观结构是非常细粒状的。这种颗粒状取决于在复合电镀金属204中纳米晶体颗粒的数量和分布。因为通过纳米晶体颗粒限制铜晶体的生长,这种纳米晶体颗粒的共沉积导致了在通孔200中的复合电镀金属204的晶粒尺寸以保护且防止过度晶粒生长的发生。如图2所示,这导致相对于图1所示的常规工艺更均匀的金属沉积。
如本领域所熟知的,金属纳米晶体颗粒可以利用多个不同的源或工艺来提供。例如,图3是一种公知的制造金属纳米晶体颗粒的方法300。机械研磨,也通称为机械摩擦或球磨,已经广泛地应用于复合具有晶粒尺寸小于100nm的纳米结构颗粒。该机械研磨工艺通常在室温以及在某些实例中在液氮温度下实施,其称为低温机械研磨或低温研磨。在这两种情况下,该工艺被认为是冷变形。
已经展示了纳米晶体铜颗粒可以利用低温研磨和室温研磨(RT研磨)的组合而制造。在一个已知的方法中,铜粉末作为初始材料(302)提供。在铜粉末上执行低温研磨工艺直到铜粉末变平且结合在一起而形成圆形薄片(304)。这些铜薄片可以达到1mm直径。该铜薄片经受低温研磨和RT研磨工艺的第一次组合而制造出铜球(306)。该第一研磨组合并且可以导致就地合并的铜薄片成为尺寸范围从5mm到8mm的铜球。
接着,铜球经受低温研磨和RT研磨工艺的第二次组合而制造出铜纳米晶体颗粒(308)。例如,利用直接在铜球的聚焦离子束的纳米钻孔工艺可以用于产生铜纳米晶体颗粒。所得到的铜纳米晶体颗粒通常具有相对严密的晶粒尺寸分布的25nm的平均晶粒尺寸。通常,没有超过50nm的晶粒尺寸。其也展示了通过这种方法制造的铜纳米晶体颗粒是基本上没有任何晶体缺陷的。在本发明的实施方式中,选择用于镀覆浴中的金属纳米晶体颗粒可从0nm到100nm的范围,但是通常在0nm到50nm的范围。在一些实施方式中,选择用于镀覆浴中的金属纳米晶体颗粒可在20nm到50nm的范围。
另一产生金属纳米晶体颗粒的工艺是半导体工艺废料回收。例如,常规化学机械抛光工艺倾向于产生在输出废弃流体中已报废的金属纳米晶体颗粒。由此存在的工艺,废液可以加工或过滤而重新获得金属纳米晶体颗粒。这些重新获得的金属纳米晶体颗粒可以用于本发明的实施方式。例如,英国的BOC Edwards销售一种利用一个或两个离子交换树脂床从铜CMP抛光漂洗液移除铜的工艺。如本领域公知的,这种萃取的铜可以利用热液工艺、化学还原工艺、高温分解和其他工艺处理而产生铜纳米晶体颗粒。
图4是依照本发明的实施方式而实施的电镀工艺400。可以在例如半导体晶片的衬底上实施该电镀工艺400以镀覆复合金属层。该衬底或半导体晶片可以具有一个或多个特征,包括但并不局限于高长径比沟槽和高长径比通孔。应该注意到该衬底可以是不同于半导体晶片的其他物质,且本发明在此描述的方法并不局限于半导体制造工艺。在实施方式中,复合金属层由用镀覆浴制成的嵌入了多个金属纳米晶体颗粒的电镀金属组成。
向电镀工艺(402)提供金属纳米晶体颗粒。在一些实施方式中,可以通过研磨工艺产生颗粒而提供纳米晶体颗粒,其中研磨工艺包括低温研磨、RT研磨和纳米钻孔中的任一种或全部。在一些实施方式中,可以通过从半导体工艺废液中回收颗粒而提供纳米晶体颗粒。在另外的实施方式中,例如可以通过从供应商那里购买而获得纳米晶体颗粒。但在此未公开的其他本领域公知的方法,也可以用于获得金属纳米晶体颗粒。
提供的金属纳米晶体颗粒可以添加到镀覆浴用于电镀工艺(404)。当添加时,金属纳米晶体颗粒倾向于变成类似胶状悬浮液形式而悬浮在镀覆浴中。它们相对较小的尺寸防止金属纳米晶体颗粒从镀覆浴沉析。而且,纳米晶体颗粒与镀覆浴部件之间的内分子力可进一步防止纳米晶体颗粒从液体沉析。因此,金属纳米晶体颗粒倾向于在镀覆浴中保持悬浮并形成判以胶状悬浮液,也如产业中公知的纳米流。在一些实施方式中,例如有机物的添加剂可以被引入到镀覆浴中而进一步防止金属纳米晶体颗粒从镀覆浴沉析。在一些实施方式中,可以使用例如聚乙二醇的有机物。
如上文提及的,应用在镀覆浴中的金属纳米晶体颗粒的尺寸范围从0nm到100nm,但是任何能够具有相对窄的晶粒尺寸分布和保持金属纳米晶体颗粒为类似胶状的悬浮液的范围都可以应用。金属纳米晶体颗粒太大,例如大于100nm,如果它们不能在镀覆浴中保持悬浮则不可以应用。
在实施方式中,添加到镀覆浴的金属纳米晶体颗粒的数量应当足够在要被镀覆到衬底上的复合金属层中产生0%到25%的浓度。在一些实施方式中,金属纳米晶体颗粒的浓度可以是1%到10%,并且在一些实施方式中,该浓度可以是2%到3%。如果金属纳米晶体颗粒的浓度太高,例如大于25%,金属纳米晶体颗粒可能不能在镀覆浴中保持类似胶状的悬浮液。而且,当在最后的镀覆金属层中的金属纳米晶体颗粒的浓度增加超过25%时,在抗屈强度和延展性上金属纳米晶体颗粒具有的积极效应会有所损害。
在本发明的一些实施方式中,用作纳米晶体颗粒的金属可以与通过镀覆浴沉积的金属匹配。例如,铜纳米晶体颗粒可以添加到包含铜离子的镀覆浴。在本发明其他实施方式中,用作纳米晶体颗粒的金属可以不同于通过镀覆浴沉积的金属。例如,锡纳米晶体颗粒可以添加到包含铜离子的镀覆浴。用作形成纳米晶体颗粒的金属包括,但并不局限于,铜(Cu)、锡(Sn)、铝(Al)、金(Au)、铂(Pt)、钯(Pd)、铑(Rh)、钌(Ru)、锇(Os)、银(Ag)、铱(Ir)、钛(Ti)和这些金属的任一或全部的合金。类似地,可以用于镀覆浴中的金属离子包括,但并不局限于,Cu、Sn、Al、Au、Pt、Pd、Rh、Ru、Os、Ag、Ir或Ti离子。
在本发明多种实施方式中,任何上述提及的金属纳米晶体颗粒可以用于上述提及的任何电镀浴。例如,金或锡纳米晶体颗粒可以用于包含铜离子的电镀浴。金或锡纳米晶体颗粒接着与金属铜形成共沉积。类似地,铜、金或锡纳米晶体颗粒可以应用于包含金离子或锡离子的电镀浴中。
在本发明的实施方式中,电镀浴可以进一步包括酸、水和一种或多种添加剂,例如表面活性剂、还原剂和有机成分。例如,酸性铜电镀溶液可以包括水、硫酸、硫酸铜和盐酸。该酸性铜电镀溶液还可包括多个有机成分,用于调节和分散到所镀覆衬底的铜传送。有机成分典型地包括抑制剂(例如像聚乙二醇的聚合体)、催化剂(例如包含硫的化合物)和均匀剂(例如次级抑制剂)。
可以搅动镀覆浴而制造跨越(across)被镀覆的衬底(406)上以及在高长径比沟槽、通孔和其他建立在衬底上的特征之内的流体流动。该流体流动允许更大比例的金属离子和悬浮金属纳米晶体颗粒接触到衬底表面的更多部分。该流体流动还帮助镀覆浴渗透到高长径比的沟槽和通孔中。在一些实施方式中,镀覆浴可以保持在温度从15℃到50℃的范围且pH值从pH0到pH2的范围。
给被镀覆的衬底加负偏压以及使其浸入镀覆浴(408)。该衬底在电镀工艺400中将用作阴极。电流施加到镀覆浴,从而给予溶液中以及金属纳米晶体颗粒(410)上的金属离子以正电荷。在一些实施方式中,电流可以具有以每平方分米的安培数(ASD)来衡量的从0ASD到10ASD的电流密度。该正向偏压的金属离子和金属纳米晶体颗粒向负向偏压的衬底运动。该“阴极”衬底提供电子使正向电荷的金属离子变成金属形式,从而致使金属离子作为镀覆金属(412)而沉积于衬底之上。该金属纳米晶体颗粒还可沉积于“阴极”衬底并且嵌入进镀覆金属(414)中。
金属纳米晶体颗粒倾向于在镀覆浴中成比例地共沉积到它们的浓度。在本发明的实施方式中,镀覆浴中金属纳米晶体颗粒的浓度可以通过搅动镀覆浴、变化有机物的浓度以及变化施加的电流而调节。增加镀覆浴中金属纳米晶体颗粒的浓度直接增加了嵌入镀覆金属中的金属纳米晶体颗粒的浓度。最终结果是增加了可以与共沉积金属纳米晶体颗粒的体积成比例增加的给定的持续时间的总体镀覆厚度。
最终产物是与金属纳米晶体颗粒共沉积的镀覆金属,例如金属铜,这也被称作复合金属层。如上文描述,复合金属层展示了高抗屈强度和良好的延展性。遍及复合金属层的金属纳米晶体颗粒倾向于阻碍或甚至物理上阻碍金属晶体过度晶粒生长的发生,从而减少或消除通常在例如利用常规方法沉积铜的金属中发生的随机晶体尺寸分布。金属纳米晶体颗粒的包含物也能在电镀特性中提供更好的空穴控制。因此高长径比沟槽和通孔也被相对更均匀的复合金属层所填充。
在复合金属层上的金属纳米晶体颗粒具有的巨大效应通常是与在复合金属层中金属纳米晶体颗粒的浓度和尺寸成比例的。在一定程度上,随着在复合金属层中的纳米晶体颗粒的数量和/或尺寸增加,复合金属层的抗屈强度和延展性增加。更多的纳米晶体颗粒加入到复合金属层而使金属自退火的特性变弱。然而,因为在某些点的金属纳米晶体颗粒的浓度变得太高且开始在复合金属层上产生损害效应,所以这个效应被局限了。在某些实施方式中,这个浓度的界限是大约25%。在那么高的浓度,纳米晶体颗粒开始从镀覆浴沉析,开始危及复合金属层的物理特性,且金属纳米晶体颗粒开始渗入可导致损坏或短路的衬底的区域。因此,在发明的实施方式中,嵌入复合金属层的金属纳米晶体颗粒的浓度保持在或低于25%。
在本发明的实施方式中,可操作施加的电流改变在最终的复合金属层中的金属纳米晶体颗粒的浓度。已经展示了在金属离子上增加外加电流比在金属纳米晶体颗粒上倾向于具有更大的效果。只要外加电流增加,金属离子的沉积率的增加要快于金属纳米晶体颗粒的沉积率的增加。也就是说,随着外加电流增加,在复合金属层中金属离子与纳米晶体颗粒的比率增加。因此在复合金属层中嵌入的纳米晶体颗粒的浓度可以通过增加外加电流而减小;类似地,在复合金属层中嵌入的纳米晶体颗粒的浓度可以通过减小外加电流而增加。因此,控制外加电流可以用于在复合金属层中生成嵌入的金属纳米晶体颗粒的梯度。在某些实施方式中,电流密度可以控制在1ASD到10ASD之间以生成梯度。
在本发明另一实施方式中,金属合金可以沉积在衬底上,包括其中高长径比的沟槽和通孔。在常规的电镀工艺中不能镀覆合金,这是因为外加电流基本上将移动一种而不是两种溶液中的金属离子。在某些情况下,难于制造具有两种不同金属离子的镀覆浴。但是,在本发明的实施方式中,合金可以通过生成其中具有一种合金的离子的镀覆浴而形成,且剩下的金属将合金化以提供作为纳米晶体颗粒。所有要被合金化的金属在镀覆浴期间变成共沉积。在某些实施方式中该共沉积的金属甚至可以被退火以把金属进一步键合到一起。应用这些实施方式能够形成锡-金合金和锡-银合金。
在本发明的实施方式中,金属纳米晶体颗粒可以添加到电镀工艺的镀覆浴中。这样的镀覆浴可以进一步包括源金属(通常是盐)、还原剂、络合剂以把金属保持在溶液中,并且设计多种缓冲液和其他化学制品以保持浴的稳定性和增加浴的使用期限。由于用于电镀工艺的化学机制,选择作为金属纳米晶体颗粒的金属应当与镀覆浴中的金属离子匹配。这样,铜纳米晶体颗粒应当用于铜镀覆浴中,金纳米晶体颗粒应当用于金镀覆浴中等。
上述阐述本发明实施方式的描述,包括摘要中的描述,并不是想要彻底或限制本发明公开的精确形式。虽然为了阐述的目的在此描述了本发明的特定实施方式和实例,但是那些熟知相关技术的人可以认识到,在本发明范围之内的各种等同的改进是可能的。

Claims (39)
1.一种方法,其包括:
提供第一金属的纳米晶体颗粒;
将纳米晶体颗粒添加到镀覆浴以形成类胶体的悬浮液,其中所述镀覆浴包括第二金属的离子;
在所述镀覆浴中浸入衬底;以及
在衬底上进行第一金属的纳米晶体颗粒和所述第二金属的共沉积以形成复合金属层。
2.权利要求1的方法,其中进行所述共沉积包括:
在衬底上施加负偏压;以及
施加电流到所述镀覆浴以引起电镀过程,其中第二金属的离子被衬底还原,并且在衬底上与第一金属的纳米晶体颗粒共沉积以形成复合金属层。
3.权利要求2的方法,其中施加的电流具有0到10ASD之间的电流密度。
4.权利要求1的方法,其中提供纳米晶体颗粒包括研磨金属以生成纳米晶体颗粒。
5.权利要求4的方法,其中所述研磨包括低温研磨、室温研磨和纳米钻孔的一种或多种。
6.权利要求1的方法,其中添加纳米晶体颗粒包括添加足量的纳米晶体颗粒以在所述镀覆浴中生成在0%到25%之间的纳米晶体颗粒浓度。
7.权利要求1的方法,其中添加纳米晶体颗粒包括添加足量的纳米晶体颗粒以在镀覆浴中产生在1%到5%之间的纳米晶体颗粒浓度。
8.权利要求1的方法,进一步包括通过增加施加的电流而在复合金属层中增加第二金属相对第一金属的比率。
9.权利要求1的方法,进一步包括通过减少施加的电流而在复合金属层中减少第二金属相对第一金属的比率。
10.权利要求1的方法,其中衬底包括半导体晶片。
11.权利要求10的方法,其中半导体晶片包括高长径比通孔。
12.权利要求1的方法,其中第一金属包括Cu、Sn、Al、Au、Pt、Pd、Rh、Ru、Os、Ag、Ir或Ti。
13.权利要求1的方法,其中第二金属包括Cu、Sn、Al、Au、Pt、Pd、Rh、Ru、Os、Ag、Ir或Ti。
14.权利要求1的方法,其中第二金属与第一金属相同。
15.权利要求1的方法,其中第二金属与第一金属不同。
16.权利要求1的方法,进一步包括向镀覆浴添加有机添加剂以辅助形成类胶体的悬浮液。
17.权利要求1的方法,进一步包括搅拌镀覆浴以生成跨衬底的流体流动。
18.权利要求1的方法,进一步包括将所述镀覆浴保持在15℃到50℃之间。
19.权利要求1的方法,进一步包括将镀覆浴的pH值保持在从pH0到pH2的范围。
20.一种镀覆浴,包括:
水;
多个第一金属离子;
酸;以及
多个第二金属的纳米晶体颗粒。
21.权利要求20的镀覆浴,其中通过向镀覆浴添加第一金属的盐而提供所述多个第一金属离子。
22.权利要求20的镀覆浴,其中第一金属包括Cu、Sn、Al、Au、Pt、Pd、Rh、Ru、Os、Ag、Ir或Ti。
23.权利要求20的镀覆浴,其中第二金属包括Cu、Sn、Al、Au、Pt、Pd、Rh、Ru、Os、Ag、Ir或Ti。
24.权利要求20的镀覆浴,其中第一金属与第二金属相同。
25.权利要求20的镀覆浴,其中第一金属与第二金属不同。
26.权利要求20的镀覆浴,其中纳米晶体颗粒基本上没有任何晶体缺陷且具有相对窄的晶粒尺寸分布。
27.权利要求26的镀覆浴,其中纳米晶体颗粒尺寸范围为从0nm到70nm。
28.权利要求26的镀覆浴,其中纳米晶体颗粒尺寸范围为从20nm到50nm。
29.权利要求20的镀覆浴,进一步包括:
表面活性剂;
还原剂;以及
有机成分。
30.权利要求20的镀覆浴,其中所述酸包括硫酸和盐酸,且其中通过硫酸铜而提供多个第一金属离子。
31.权利要求30的镀覆浴,进一步包括至少一种有机成分。
32.权利要求31的镀覆浴,其中有机成分包括聚乙二醇。
33.一种装置,包括:
形成于衬底中的通孔;以及
填充通孔的复合金属层。
34.权利要求33的装置,其中通孔包括高长径比通孔。
35.权利要求34的装置,其中复合金属层包括多个嵌入在第二金属中的第一金属的纳米晶体颗粒。
36.权利要求35的装置,其中第一金属的纳米晶体颗粒基本上没有任何晶体缺陷且具有相对窄的晶粒尺寸分布。
37.权利要求36的装置,其中第一金属的纳米晶体颗粒的尺寸范围从0nm到70nm。
38.权利要求35的装置,其中第一金属包括Cu、Sn、Al、Au、Pt、Pd、Rh、Ru、Os、Ag、Ir或Ti。
39.权利要求35的装置,其中第二金属包括Cu、Sn、Al、Au、Pt、Pd、Rh、Ru、Os、Ag、Ir或Ti。
