Description
本発明は、熱伝導性シリコーン組成物に関する。特に高温多湿条件下で金属配線を腐食させることなく使用できる熱伝導性2液付加硬化型シリコーン組成物に関する。
発熱性電子部品は使用中の発熱及びそれによる性能の低下が広く知られており、これを解決するための手段として、様々な放熱技術が用いられている。一般的に、発熱部の付近に冷却部材(ヒートシンク等)を配置し、両者を密接させたうえで冷却部材から効率的に除熱することにより放熱を行っている。その際、発熱部材と冷却部材との間に隙間があると、熱伝導性の悪い空気が介在することにより熱伝導率が低下し、発熱部材の温度が十分に下がらなくなってしまう。このような現象を防ぐため、熱伝導率がよく、部材の表面に追随性のある放熱材料、例えば放熱グリースや放熱シートが用いられている(特許文献1~13:特許第2938428号公報、特許第2938429号公報、特許第3580366号公報、特許第3952184号公報、特許第4572243号公報、特許第4656340号公報、特許第4913874号公報、特許第4917380号公報、特許第4933094号公報、特許5283346号公報、特許5233325号公報、特許5553006号公報、特許5447337号公報)。
近年、電子機器の小型化・高密度化により実装部品の発熱量は増加傾向にある。例えば、インバータのリアクトルは、周辺部品の耐熱温度以下に温度上昇を抑える必要があり、入出力電圧の上昇に伴って発熱が大きくなると、高い放熱性能が求められる。その際、コイルに直接放熱材料を接触させることで、放熱を促す対策が採られている。
一方で、リアクトルのコイルは銅線などの金属配線が用いられ、表面はニッケルや錫によるメッキや絶縁被覆をつけて使用されることが一般的である。しかし、こうした被覆がなされていない金属配線に放熱材料が接触した場合、放熱材料の陽イオン性不純物が原因となり、高温多湿条件下で金属配線が腐食してしまう問題があった。
そこで、銅および銅合金の腐食抑制剤や変色防止剤として用いられるベンゾトリアゾール系化合物を配合した放熱材料を用いることで、金属配線の腐食を抑えることが考えられた。特許第5577553号公報では、金属不活性化剤の一例としてベンゾトリアゾール誘導体を配合した放熱コンパウンド組成物が、特許第6523261号公報ではベンゾトリアゾール系化合物を含む放熱粘着テープ用粘着剤組成物が報告されているが、特許第5577553号公報では基油が炭化水素系合成油やエーテル系、エステル系合成油に限られており、特許第6523261号公報では(メタ)アクリル酸エステル系光硬化性樹脂に限られており、シリコーン系放熱材料の例は示されていない(特許文献14:特許第5577553号公報、特許文献15:特許第6523261号公報)。
また、特開2004-168920号公報では、フェノール系化合物および/またはベンゾトリアゾール系化合物を配合する熱伝導性シリコーンエラストマーが、特許第6614362号公報では、ベンゾトリアゾール誘導体を配合する熱伝導性シリコーン組成物が示されている。特開2004-168920号公報では貯蔵中の硬化性の低下を防ぐ目的であり、特許第6614362号公報では初期の硬化速度を低下させることなく、硬化物が高温に長時間さらされた場合の硬度の上昇を抑制する目的であるため、熱伝導性シリコーン組成物にベンゾトリアゾール系化合物を添加した場合に、銅および銅合金化合物の腐食抑制効果や変色抑制効果が得られるかを確認した例はない。さらに、ベンゾトリアゾール系化合物を配合すると硬化速度が低下するため、上記の特開2004-168920号公報と特許第6614362号公報では1液加熱硬化型の例に限られており、室温での硬化例はなく、室温で硬化可能であることを特徴の一つとする熱伝導性2液付加硬化型シリコーン組成物の例は示されていない(特許文献16:特開2004-168920号公報、特許文献17:特許第6614362号公報)。
銅および銅合金の腐食の原因となるイオン性不純物を含むフィラーを多量に配合した熱伝導性シリコーン組成物において、ベンゾトリアゾール系化合物を配合した場合に、腐食が抑制されることが期待される。しかし、ベンゾトリアゾール系化合物を配合した場合、白金触媒を用いる付加硬化系において、硬化速度を低下させてしまう課題があった。とりわけ室温硬化型の2液材料においては加熱によって硬化を促進できないため、所望する硬さの材料を得るのが困難という課題があった。
したがって、本発明は銅および銅合金からなる金属配線の腐食を抑制可能な熱伝導性2液付加硬化型シリコーン組成物を提供することを目的とする。
本発明者らは、上記課題を解決するため鋭意研究した結果、アルケニル基含有オルガノポリシロキサンと、熱伝導性充填材と、ヒドロシリル化反応触媒とを含有する第1液と、アルケニル基含有オルガノポリシロキサンと、オルガノハイドロジェンポリシロキサンと、熱伝導性充填材と、ベンゾトリアゾール誘導体とを含有する第2液からなる熱伝導性2液付加硬化型シリコーン組成物が、高温多湿条件下、接触する金属配線の腐食を抑制できることを見出し、本発明をなすに至った。
すなわち本発明は、下記の熱伝導性2液付加硬化型シリコーン組成物及び硬化物、シートを提供する。

本発明によれば、ベンゾトリアゾール誘導体を特定の熱伝導性2液付加硬化型シリコーン組成物に配合することにより、該組成物を銅などの金属表面に塗布するだけで、金属表面に被膜が形成され、高温多湿条件下での金属の腐食を抑制することができる。従って、本発明の熱伝導性2液付加硬化型シリコーン組成物は、銅などの金属配線を使用する箇所に適した放熱材料として好適である。
以下、本発明を詳細に説明する。
本発明の組成物の(A)成分は、組成物の主剤(ベースポリマー)となる成分である。(A)成分は、下記平均組成式(6)で表され、1分子中にケイ素原子に結合したアルケニル基(以下、「ケイ素原子結合アルケニル基」という)を少なくとも2個有するオルガノポリシロキサンである。前記ケイ素原子結合アルケニル基は、1分子中に少なくとも2個有するものであり、2~50個有することが好ましく、2~20個有することがより好ましい。これらのケイ素原子結合アルケニル基は、分子鎖末端のケイ素原子に結合していても、分子鎖非末端(即ち、分子鎖末端以外)のケイ素原子に結合していても、あるいはそれらの組み合わせであってもよい。
(式中、R10は独立にアルケニル基であり、R11は独立に脂肪族不飽和結合を有さない非置換又は置換の1価炭化水素基であり、gは0.0001~0.2、hは1.7~2.2で、かつg+hが1.9~2.4を満足する数である。)
アルケニル基としては、ビニル基、アリル基、イソプロペニル基、1-ブテニル基、1-ペンテニル基、1-ヘキセニル基等の炭素数2~6のものが挙げられる。これらのうち、炭素原子数が2~4のアルケニル基が好ましく、特にはビニル基が好ましい。
ケイ素原子に結合する残余の有機基である、脂肪族不飽和結合を有さない非置換又は置換の1価炭化水素基としては、炭素数1~12のものが挙げられ、好ましくは炭素数1~6である。その具体例としてはメチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基、ペンチル基、ヘキシル基、シクロヘキシル基、オクチル基、ドデシル基等のアルキル基;フェニル基、1-ナフチル基、2-ナフチル基、トリル基等のアリール基;ベンジル基、2-フェニルエチル基等のアラルキル基;これらの基の水素原子の一部又は全部が、フッ素、塩素、臭素等のハロゲン原子で置換された、クロロメチル基、3,3,3-トリフルオロプロピル基等が挙げられるが、合成の容易さ等の観点から、メチル基、フェニル基、3,3,3-トリフルオロプロピル基が好ましい。
また、gは0.0001~0.2の数であり、0.0005~0.1の数であることが好ましい。hは1.7~2.2の数であり、1.9~2.0の数であることが好ましい。g+hは1.90~2.40を満足する数であり、1.95~2.05を満足する数であることが好ましい。
(A)成分のオストワルド計により測定した25℃における動粘度は、好ましくは10~100,000mm2/sの範囲であり、より好ましくは100~50,000mm2/sである。この動粘度が10~100,000mm2/sである場合には、得られる硬化物は、強度、流動性、作業性により優れたものとなる。
以上の要件を満たす(A)成分のオルガノポリシロキサンとしては、例えば、下記一般式(7):
(式中、R12は、独立に非置換又は置換の1価炭化水素基であり、但しR12の少なくとも2個はアルケニル基であり、iは10~2,000の数である。)
で表されるものが挙げられる。

この式(7)中、R12で表される非置換又は置換の1価炭化水素基は、前記R10(アルケニル基)、及びR11(脂肪族不飽和結合を有さない非置換又は置換の1価炭化水素基)で定義したものと同じであり、その炭素原子数、具体例等も同じである。但しR12の少なくとも2個、好ましくは2~50個、より好ましくは2~20個はアルケニル基である。アルケニル基の数が少なすぎると、得られる熱伝導性シリコーン硬化物の架橋密度が低くなりすぎて硬化しなくなることがある。アルケニル基の数が多すぎると、得られる熱伝導性シリコーン硬化物の架橋密度は高くなるが、硬化性は不安定になることがある。また、iは、好ましくは40~1,200、より好ましくは50~600の数である。iの数が小さすぎると得られる熱伝導性シリコーン組成物の粘度が低くなり、取扱作業性が悪くなる上、得られる硬化物が脆くなる。iの数が大きすぎると得られる熱伝導性シリコーン組成物の粘度が高くなり、取扱作業性が悪くなる。
上記式(7)で表されるオルガノポリシロキサンの具体例としては、分子鎖両末端ジメチルビニルシロキシ基封鎖ジメチルポリシロキサン、分子鎖両末端トリメチルシロキシ基封鎖ジメチルシロキサン・メチルビニルシロキサン共重合体、分子鎖片末端トリメチルシロキシ基・片末端ジメチルビニルシロキシ基封鎖ジメチルシロキサン・メチルビニルシロキサン共重合体、分子鎖両末端ジメチルビニルシロキシ基封鎖ジメチルシロキサン・メチルビニルシロキサン共重合体、分子鎖両末端ジメチルビニルシロキシ基封鎖ジメチルシロキサン・ジフェニルシロキサン共重合体等が挙げられる。
(A)成分のオルガノポリシロキサンは、1種単独で用いても2種以上を併用してもよい。第1液と第2液を合わせた組成物全体における(A)成分の配合量は、0.5~20.0質量%であることが好ましく、0.8~10.0質量%であることがより好ましい。
第1液における(A)成分の配合量は、0.05~20.0質量%が好ましく、0.8~15.0質量%がより好ましく、1.0~10.0質量%が特に好ましい。
第2液における(A)成分の配合量は、0.05~20.0質量%が好ましく、0.8~15.0質量%がより好ましく、1.0~10.0質量%が特に好ましい。
第1液における(A)成分と、第2液における(A)成分との比率は、100:100~100:50が好ましく、100:95~100:55がより好ましく、100:90~100:60が特に好ましい。
第1液における(A)成分の配合量は、0.05~20.0質量%が好ましく、0.8~15.0質量%がより好ましく、1.0~10.0質量%が特に好ましい。
第2液における(A)成分の配合量は、0.05~20.0質量%が好ましく、0.8~15.0質量%がより好ましく、1.0~10.0質量%が特に好ましい。
第1液における(A)成分と、第2液における(A)成分との比率は、100:100~100:50が好ましく、100:95~100:55がより好ましく、100:90~100:60が特に好ましい。
上述したアルケニル基を有するオルガノポリシロキサンは、それ自体公知のものであり、従来公知の方法で製造される。
(B)成分は、1分子中にケイ素原子に結合した水素原子(以下、「ケイ原子結合水素原子」ともいう)を少なくとも2個有するオルガノハイドロジェンポリシロキサンである。このオルガノハイドロジェンポリシロキサンが1分子中に有するケイ素原子結合水素原子は、好ましくは2~100個、より好ましくは2~50個、特に好ましくは2~20個である。ケイ素原子結合水素原子の数が少なすぎると得られる熱伝導性シリコーン硬化物の架橋密度が低くなりすぎて硬化しなくなる。ケイ素原子結合水素原子の数が多すぎると得られる熱伝導性シリコーン硬化物の架橋密度が高くなりすぎて柔軟性が損なわれるほか、保管時や硬化時における脱水素によるボイドの原因となりうる。このケイ素原子に結合した水素原子は分子鎖末端にあっても、分子鎖の途中にあっても、その両方にあってもよい。
(B)成分としては、下記平均組成式(8)で表されるものが挙げられる。
(式中、R13は独立に脂肪族不飽和結合を有さない非置換又は置換の1価炭化水素基であり、jは0.7~2.2、kは0.001~0.5で、かつj+kが0.8~2.5を満足する数である。)
(B)成分としては、下記平均組成式(8)で表されるものが挙げられる。
上記式(8)中、R13は独立に脂肪族不飽和結合を有さない非置換又は置換の1価炭化水素基であり、その炭素数は好ましくは1~12、より好ましくは炭素数1~6である。その具体例としてはメチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基、ペンチル基、ヘキシル基、シクロヘキシル基、オクチル基、ドデシル基等のアルキル基;フェニル基、1-ナフチル基、2-ナフチル基、トリル基等のアリール基;ベンジル基、2-フェニルエチル基等のアラルキル基;これらの基の水素原子の一部又は全部が、フッ素、塩素、臭素等のハロゲン原子で置換された、クロロメチル基、3,3,3-トリフルオロプロピル基等が挙げられる。中でも合成の容易さ等の観点から、メチル基、フェニル基、3,3,3-トリフルオロプロピル基が好ましい。
また、jは0.7~2.2の数であり、1.0~2.1の数であることが好ましい。kは0.001~0.5の数であり、0.005~0.1の数であることが好ましい。j+kは0.8~2.5を満足する数であり、1.0~2.3を満足する数であることが好ましく、1.5~2.2を満足する数であることがより好ましい。
(B)成分のオルガノハイドロジェンポリシロキサンの1分子中のケイ素原子の数(即ち、重合度)は、通常10~1,000個であるが、組成物の取扱作業性及び得られる硬化物の特性が良好となる点から、好ましくは20~500個、より好ましくは20~100個である。重合度が小さすぎると得られる熱伝導性シリコーン組成物の粘度が低くなり、取扱作業性が悪くなる上、得られる硬化物が脆くなる。重合度が大きすぎると得られる熱伝導性シリコーン組成物の粘度が高くなり、取扱作業性が悪くなる。
また、(B)成分のオルガノハイドロジェンポリシロキサンの分子構造は、上記要件を満たすものであれば特に限定されない。
(B)成分のオルガノハイドロジェンポリシロキサンの粘度は、好ましくは1~10,000mPa・s、より好ましくは3~2,000mPa・s、特に好ましくは10~1,000mPa・sであり、室温(25℃)で液状のものが望ましい。なお、本発明において、粘度はBM型粘度計(例えば、東京計器社製)により測定した値である。なお、粘度に応じてローター、回転数及び回転時間は、常法に基づき適宜選定する。

(B)成分のオルガノハイドロジェンポリシロキサンは、1種単独で用いても2種以上を併用してもよい。
また、このオルガノハイドロジェンポリシロキサンは、従来公知の方法で合成される。
(B)成分のオルガノハイドロジェンポリシロキサンの配合量は、第1液と第2液を合わせた組成物全体における(A)成分中のアルケニル基1個に対し(B)成分中のケイ素原子結合水素原子(SiH基)が0.1~5.0個となる量、好ましくは0.2~2.0個となる量、更に好ましくは0.5~1.5個となる量である。配合量が少なすぎると保存安定性向上効果が不十分となることがあり、配合量が多すぎると得られる熱伝導性シリコーン硬化物の物性が不安定となることがある。
なお、(B)成分は第2液に用いられるものであり、第1液には含有されない。(B)成分を第1液に用いる場合、第1液は室温条件下、経時で増粘して硬化してしまうため、製造時の粘度を維持できない。
(C)成分は、熱伝導性充填材であって、具体的には、水酸化アルミニウム、水酸化マグネシウム、酸化アルミニウム、結晶性シリカ、酸化亜鉛、酸化マグネシウム、酸化チタン、酸化ベリリウム、窒化アルミニウム、窒化ホウ素、金属ケイ素、窒化ケイ素、炭化ケイ素、金、銀、銅、鉄、ニッケル、アルミニウム、ステンレス、ガリウム、インジウム、黒鉛、炭素繊維、ダイヤモンド等が挙げられるが、特に限定されるものではない。
(C)成分の熱伝導性充填材としては、熱伝導率が1~1000W/m・Kの範囲が好ましく、より好ましくは熱伝導率の下限が10W/m・K以上、特に好ましくは熱伝導率の下限が15W/m・K以上の熱伝導性充填剤である。熱伝導率は高ければ高い方が好ましいが、技術上、取扱い可能な熱伝導性充填材の熱伝導率の上限は1,000W/m・Kである。充填材のもつ熱伝導率が1W/m・Kより小さいと、熱伝導性シリコーン組成物の熱伝導率そのものが小さくなる。かかる熱伝導性充填材としては、1種類あるいは2種類以上を混ぜ合わせたものでもよい。
(C)成分は、レーザー回折法測定による平均粒子径が0.1~100μmの範囲であることが好ましく、より好ましくは0.1~80μmの範囲である。(C)成分の粒子の形状は如何なる形状でもよいが、好ましくは破砕状粒子、丸み状を帯びた粒子、球状粒子又は多面体状粒子である。本発明の効果を損なわない範囲で、(C)成分は、1種単独でも、平均粒子径が異なる2種類以上の複数種を併用してもよい。平均粒子径が0.1μm未満では得られる組成物がグリース状にならず伸展性に乏しいものになる場合があり、100μmより大きいと組成物の熱抵抗が大きくなってしまい性能が低下する場合があるためである。
(C)成分は、レーザー回折法測定による平均粒子径が0.1~100μmの範囲であることが好ましく、より好ましくは0.1~80μmの範囲である。(C)成分の粒子の形状は如何なる形状でもよいが、好ましくは破砕状粒子、丸み状を帯びた粒子、球状粒子又は多面体状粒子である。本発明の効果を損なわない範囲で、(C)成分は、1種単独でも、平均粒子径が異なる2種類以上の複数種を併用してもよい。平均粒子径が0.1μm未満では得られる組成物がグリース状にならず伸展性に乏しいものになる場合があり、100μmより大きいと組成物の熱抵抗が大きくなってしまい性能が低下する場合があるためである。
第1液と第2液の各液において、(A)成分と(B)成分の合計100質量部に対して、(C)成分の配合量は300質量部より少ないと組成物の熱伝導率が低くなってしまうし、15,000質量部より多いと組成物の粘度が上昇し、伸展性の乏しいものになるため、配合量は300~15,000質量部の範囲であり、好ましくは400~14,500質量部の範囲であり、より好ましくは500~14,000質量部の範囲である。
なお、(C)成分は第1液、第2液の両方に用いるものであり、第1液と第2液に使用する(C)成分の割合は、第1液と第2液との混合割合がほぼ同等の質量比となるように用いれば特に限定されるものではない。
本発明の組成物の(D)成分は下記一般式(1)

上記式(1)中、R1は水素原子又は非置換又は置換の炭素数1~6の1価炭化水素基であり、その具体例としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基、ペンチル基、ネオペンチル基、ヘキシル基、シクロヘキシル基等のアルキル基;フェニル基等のアリール基、これらの基の水素原子の一部又は全部が、フッ素、塩素、臭素等のハロゲン原子、シアノ基等で置換された、クロロメチル基、3,3,3-トリフルオロプロピル基、シアノエチル基等が挙げられる。R1としては、合成上の面から水素原子又はメチル基であることが好ましい。
次に、R2は水素原子又は1価の有機基であり、有機基としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基、ペンチル基、ネオペンチル基、ヘキシル基、シクロヘキシル基等のアルキル基;フェニル基、1-ナフチル基、2-ナフチル基、トリル基、キシリル基等のアリール基;ベンジル基、2-フェニルエチル基等のアラルキル基等の炭素数1~10の1価炭化水素基が挙げられ、また、下記式で表される基等が挙げられる。

ここで、R3の1価炭化水素基としては、メチル基、エチル基、プロピル基、ブチル基、ヘキシル基、ドデシル基などのアルキル基;フェニル基などのアリール基、ベンジル基、2-フェニルエチル基などのアラルキル基等が例示できる。また、R4、R5のアルキル基としては、メチル基、エチル基、プロピル基などの炭素数1~4、特に炭素数1~3のものが例示できる。
具体的なベンゾトリアゾール誘導体の例を下記に示す。
(D)成分の配合量は、第1液と第2液を合わせた組成物全体の10~500ppmの範囲であり、好ましくは15~400ppm、より好ましくは20~300ppmである。(D)成分の配合量が10ppmより少ないと十分に対象物の腐食を抑制することができず、500ppmよりも多いと白金触媒を多量に配合する必要があり、不経済である。
なお、(D)成分は第2液に用いられるものであり、第1液には含有されない。(D)成分を第1液に用いる場合、(E)成分が失活してしまうため、組成物の硬化性は著しく低下し、第1液と第2液を混合後、室温で24時間養生しても硬化物が得られない。
本発明の組成物の(E)成分は白金族金属触媒であり、(A)成分中のアルケニル基と(B)成分中のケイ素原子に結合した水素原子の付加反応を促進する触媒である。例えば、塩化白金酸、アルコール変性塩化白金酸、もしくは塩化白金酸と、オレフィン類、アルデヒド類、ビニルシロキサン類、もしくはアセチレン化合物との配位化合物;テトラキス(トリフェニルホスフィン)パラジウム、クロロトリス(トリフェニルホスフィン)ロジウム等が使用されるが、好ましくは白金触媒であり、最も好適には塩化白金酸とビニルシロキサンの配位化合物が使用される。
(E)成分の配合量は触媒量でよいが、通常、第1液と第2液を合わせた組成物全体に対して白金族金属の質量換算で0.1~500ppmとなる量であり、好ましくは1~100ppmとなる量である。(E)成分の配合量をこの範囲内とすることが、適切な硬化性が得られることから好ましい。
なお、(E)成分は第1液に用いられるものであり、第2液には含有されない。
本発明の組成物には、必要に応じてシランカップリング剤を用いることができる。シランカップリング剤を配合することにより第1液と第2液を低粘度化させる効果が得られる。シランカップリング剤としては、ビニル系シランカップリング剤、エポキシ系シランカップリング剤、アクリル系シランカップリング剤、並びに長鎖アルキル系シランカップリング剤等が挙げられ、1種単独で又は2種以上を適宜組み合わせて用いることができる。例えばヘキシルトリメトキシシラン、デシルトリメトキシシラン、ヘキサデシルトリメトキシシラン、デシルメチルジメトキシシラン、デシルジメチルメトキシシラン、デシルトリエトキシシラン、7-オクテニルトリメトキシシラン、フェニルトリメトキシシラン等が挙げられるが、特にデシルトリメトキシシランが好適である。
また、本発明の組成物には、必要に応じて下記一般式(3)
(式中、R6は独立に非置換又は置換の1価炭化水素基であり、R7は独立にアルキル基、アルコキシアルキル基、アルケニル基、又はアシル基であり、bは5~100の数であり、cは1~3の数である。)
で表される加水分解性シリル基を1分子中に少なくとも1個含有するオルガノポリシロキサン(F)を用いることができる。(F)成分を配合することにより得られるシリコーン組成物を低粘度化させる効果が得られる。

上記式(3)中、R6は独立に非置換又は置換の、好ましくは炭素原子数1~10、より好ましくは1~6、更に好ましくは1~3の1価炭化水素基であり、具体例として、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、イソブチル基、tert-ブチル基、ペンチル基、ネオペンチル基、ヘキシル基、シクロヘキシル基、オクチル基、ドデシル基等のアルキル基;フェニル基等のアリール基、これらの基の水素原子の一部又は全部が、フッ素、塩素、臭素等のハロゲン原子、シアノ基等で置換された、クロロメチル基、3,3,3-トリフルオロプロピル基、シアノエチル基等が挙げられる。R6としては、メチル基、フェニル基、3,3,3-トリフルオロプロピル基が好ましい。
上記式(3)中、R7は独立にアルキル基、アルコキシアルキル基、アルケニル基又はアシル基である。アルキル基としては、例えば、R7に例示したものと同様の直鎖状アルキル基、分岐鎖状アルキル基、環状アルキル基が挙げられる。アルコキシアルキル基としては、例えば、メトキシエチル基、メトキシプロピル基等が挙げられ、炭素原子数2~10のものが好ましい。アルケニル基としては、例えば、ビニル基、アリル基、イソプロペニル基、1-ブテニル基、1-ペンテニル基、1-ヘキセニル基等が挙げられ、炭素原子数は1~8のものが好ましい。アシル基としては、例えば、アセチル基、オクタノイル基等が挙げられ、炭素数2~10のものが好ましい。R7はアルキル基であることが好ましく、特にはメチル基、エチル基であることが好ましい。
また、bは5~100の数、好ましくは8~50の数であり、cは1~3の数、好ましくは3である。
(F)成分のオルガノポリシロキサンの25℃における粘度は、通常、0.01~30Pa・sであり、0.1~10Pa・sが好ましい。粘度が0.01Pa・sより低いと、シリコーン組成物から(F)成分のオイルブリードが発生しやすくなってしまうおそれがある。粘度が30Pa・sより高いと、得られるシリコーン組成物の流動性が著しく乏しくなり、塗布作業性が悪化してしまうおそれがある。
本発明において、(F)成分を用いる場合、上述した(C)成分又は(A)~(C)成分と共に70℃以上の温度で加熱処理混合物とすることが好ましい。より好ましい温度は80~180℃である。
本発明において、(F)成分を用いる場合、上述した(C)成分を(F)成分にて事前に処理することもできる。(C)成分を(F)成分で処理することにより、得られるシリコーン組成物を低粘度化させる効果が得られる。この場合、(F)成分による(C)成分の表面処理方法としては、流体ノズルを用いた噴霧方式、せん断力のある攪拌方式、ボールミル、ミキサー等の乾式法、水系又は有機溶剤系等の湿式法を採用することができる。攪拌は、熱伝導性充填材の破壊が起こらない程度にして行う。乾式法における系内温度又は処理後の乾燥温度は、表面処理剤の種類に応じ、表面処理剤が揮発や分解しない領域で適宜決定されるが、例えば80~180℃である。
(F)成分を用いる場合の配合量は、(C)成分100質量部に対して0.1~10.0質量部であることが好ましく、0.3~8.0質量部であることがより好ましい。0.1質量部より少ないと低粘度化させる効果は小さく、8.0質量部より多くても配合量にあった効果は発現しない。
なお、(F)成分を用いる場合は、第1液と第2液の両方に用いることも、どちらか一方に用いることもでき、第1液と第2液に使用する(F)成分の割合は特に限定されるものではないが、例えば第1液と第2液に同量用いることができる。
本発明の組成物には無機イオン捕捉剤(G)を第1液に含有してもよい。前記無機イオン捕捉剤は(C)成分中に含まれるナトリウムイオンを捕捉することにより、(E)成分の経時劣化を抑制できるほか、銅イオンを捕捉することにより、(D)成分とともに用いることで、銅および銅合金の腐食抑制効果を高めることができる。
前記無機イオン捕捉剤は、特に限定されないが、ハイドロタルサイト化合物及び/又は無機陽イオン交換体から選択される一種または二種以上の複合物であることが好ましい。
前記無機イオン捕捉剤は、例えばIXE-100、IXE-600、IXEPLAS-A1、IXEPLAS-A2(東亞合成株式会社製)などの市販品を使用することができる。
前記無機イオン捕捉剤の配合量は、通常、第1液と第2液を合わせた組成物全体の10~10,000ppmの範囲であり、好ましくは100~5,000ppm、より好ましくは200~1,000ppmである。前記無機イオン捕捉剤の添加量が10ppm以下であると、(E)成分の経時劣化を抑制できない場合があり、10,000ppmを超えると、適切な硬化性が得られない場合がある。
また、本発明の組成物には、必要に応じて下記一般式(4)
(式中、R8は独立に炭素原子数1~10の脂肪族不飽和結合を有さない1価炭化水素基、dは5~2,000の数である。)
で表されるオルガノポリシロキサン(H)あるいは、下記一般式(5)
(式中、R8は独立に炭素原子数1~10の脂肪族不飽和結合を有さない1価炭化水素基、R9はフェニル基、e、fはそれぞれ1~20の数である。)
で表されるフェニルポリシロキサン(I)を用いることができる。これら(H)成分、(I)成分は組成物中において架橋構造に影響を与えることなくオイルとして存在するため、組成物中から徐々に流出していく。このブリードオイル中に(D)成分が含まれることにより、効率よく対象物の表面に(D)成分が到達し、被膜を形成することで腐食抑制効果が得られる。
で表されるオルガノポリシロキサン(H)あるいは、下記一般式(5)
で表されるフェニルポリシロキサン(I)を用いることができる。これら(H)成分、(I)成分は組成物中において架橋構造に影響を与えることなくオイルとして存在するため、組成物中から徐々に流出していく。このブリードオイル中に(D)成分が含まれることにより、効率よく対象物の表面に(D)成分が到達し、被膜を形成することで腐食抑制効果が得られる。
(H)、(I)成分の配合量は、通常、(A)成分100質量部に対して(H)成分と(I)成分の合計が0.1~100質量部の範囲であり、好ましくは1~80質量部、より好ましくは5~60質量部である。(H)、(I)成分の配合量が0.1質量部よりも少ない場合は、(D)成分の流出が抑制され、得られる腐食抑制効果は小さくなり、100質量部よりも多い場合はブリードオイルが多くなりすぎるため、経時で組成物の粘度が増大するほか、硬化物が脆くなるおそれがある。
本発明の組成物には、その他の配合剤として上述した(A)~(I)成分以外に、本発明の目的を損なわない範囲において、それ自体公知の種々の添加剤を配合することができる。
例えば、硬化速度や保存安定性を調節するための反応制御剤、具体的にはトリアリルイソシアネートアルキルマレエート、エチニルデシルメチルカルビノール、エチニルシクロヘキサノール等のアセチレンアルコール及びこれらのシラン類、シロキサン変性物、ハイドロパーオキサイド、テトラメチルエチレンジアミン、着色剤としての酸化第一鉄、酸化第二鉄等の単独又は組み合わせ、チクソ付与剤としてのフュームドシリカ等を配合することができる。これらの配合量は、それぞれ本発明の組成物あたり、質量換算で0.01~100,000ppmであることが好ましい。
なお、上記第1液及び第2液を調製する際の混合装置は、スタティックミキサー、プラネタリーミキサー、パドルミキサー等の公知の混合機を用いることができる。
また、本発明の組成物の硬化条件は特に限定されず、公知の付加反応硬化型シリコーン組成物の硬化条件と同じでよく、例えば、常温でも十分硬化するが、必要に応じて加熱してもよい。なお、加熱する場合の硬化条件としては、40~180℃で1~120分間とすることができる。
以下、実施例及び比較例を示し、本発明をより詳細に説明するが、本発明は下記の実施例に制限されるものではない。

硬化可否
下記「硬さ」に記載の手順に従ってシート状の硬化物の調製を試み、ASTM D 2240-05に規定されるShore OO硬度計により硬さの測定を行い、その結果、測定値が30秒以内に0となった場合を「否」とした。硬化可否が「否」の場合には硬さ、銅腐食試験の評価を行わなかった。
下記「硬さ」に記載の手順に従ってシート状の硬化物の調製を試み、ASTM D 2240-05に規定されるShore OO硬度計により硬さの測定を行い、その結果、測定値が30秒以内に0となった場合を「否」とした。硬化可否が「否」の場合には硬さ、銅腐食試験の評価を行わなかった。
粘度
各例の第1液及び第2液それぞれについて、スパイラル粘度計:マルコム粘度計(タイプPC-10AA、回転数10rpm)を用いて25℃で粘度を測定した。

熱伝導率
各例の第1液及び第2液それぞれについて、ホットディスク法熱物性測定装置TPS 2500 S(京都電子工業(株)製)を用いて25℃における熱伝導率を測定した(ISO 22007-2準拠のホットディスク法)。

硬さ
各例の第1液及び第2液を、1:1の質量比で均一になるようスタティックミキサーMXA6.3-21(株式会社ノリタケカンパニーリミテド製)を用いて常温(25℃)で混合吐出後、十分真空脱泡してから硬化後の厚さが6mmとなるような成形型に流し込み、25℃で24時間硬化してシート状の硬化物を得た。
得られた硬化物の硬度(硬さ)をASTM D 2240-05に規定されるShore OO硬度計により測定し、測定開始から30秒後の値を採用した。
各例の第1液及び第2液を、1:1の質量比で均一になるようスタティックミキサーMXA6.3-21(株式会社ノリタケカンパニーリミテド製)を用いて常温(25℃)で混合吐出後、十分真空脱泡してから硬化後の厚さが6mmとなるような成形型に流し込み、25℃で24時間硬化してシート状の硬化物を得た。
得られた硬化物の硬度(硬さ)をASTM D 2240-05に規定されるShore OO硬度計により測定し、測定開始から30秒後の値を採用した。
銅腐食試験
まず、アセトンを含浸したガーゼでJIS H 3100に規定されたC1100Pの銅板表面の油脂をふき取った後、2%硫酸水溶液に10分浸漬した。取り出した銅板を純水で洗浄後乾燥して以下の試験に用いた。
各例の第1液及び第2液を、1:1の質量比で均一になるようスタティックミキサーMXA6.3-21(株式会社ノリタケカンパニーリミテド製)を用いて常温(25℃)で混合し、銅板上に厚さ2mmとなるよう吐出し、25℃環境下で24時間静置し、組成物を硬化し、銅板上に硬化物を有する試験片を得た。その後、試験片を85℃/85%RHの高温高湿槽中に保管し、1000時間エージングを実施した。1000時間経過後に試験片を取り出し、硬化物が接している部分の銅板表面の色調変化を観察し、腐食の有無を判断した。

各例の第1液及び第2液を、1:1の質量比で均一になるようスタティックミキサーMXA6.3-21(株式会社ノリタケカンパニーリミテド製)を用いて常温(25℃)で混合し、銅板上に厚さ2mmとなるよう吐出し、25℃環境下で24時間静置し、組成物を硬化し、銅板上に硬化物を有する試験片を得た。その後、試験片を85℃/85%RHの高温高湿槽中に保管し、1000時間エージングを実施した。1000時間経過後に試験片を取り出し、硬化物が接している部分の銅板表面の色調変化を観察し、腐食の有無を判断した。
上記の粘度、熱伝導率、硬さ、銅板腐食試験の結果を表1~4に示した。
上記の結果から、本発明の実施例1~7の組成物は85℃/85%RH保存下1000時間後において銅板の腐食による変色が見られないのに対し、比較例1、2、3、8、9の組成物は銅板の腐食試験において変色が見られる。比較例1、2、8、9から(D)成分を含有することが好ましいことがわかる。また、比較例3から(D)成分量が少なすぎると銅板の腐食抑制効果は小さいことがわかる。比較例4、7からは(D)成分量が多すぎるもしくは(E)成分量が少なすぎると、(E)成分が失活してしまい、シリコーン組成物が室温で硬化しないことが分かる。比較例5、6からは(E)成分を含有する第1液に(D)成分を添加することは好ましくなく、(D)成分は第2液に添加すべきことがわかる。従って、本発明によれば、高温多湿条件下で金属配線を腐食させることなく使用できる熱伝導性シリコーン組成物及びその硬化物が得られる。
本発明により得られる高温多湿条件下で銅板の腐食を抑制できる熱伝導性シリコーン硬化物はリアクトルのコイルの銅線に接して使用された場合に、長期間に渡り銅線の腐食を抑えることができるため、パワーデバイス、トランジスタ、サイリスタ、CPU(中央処理装置)等の電子部品の放熱兼保護用途で信頼性の向上が期待される。

- (A)1分子中に少なくとも2個のケイ素原子に結合したアルケニル基を有するオルガノポリシロキサン、
(C)熱伝導性充填材:第1液と第2液における(A)成分と(B)成分の合計100質量部に対して300~15,000質量部、及び
(E)ヒドロシリル化反応用白金族触媒:第1液と第2液を合わせた組成物全体に対して、白金族金属の質量換算で0.1~500ppmとなる量
を含有する第1液と、
(A)1分子中に少なくとも2個のケイ素原子に結合したアルケニル基を有するオルガノポリシロキサン、
(B)1分子中に少なくとも2個のケイ素原子に結合した水素原子を有するオルガノハイドロジェンポリシロキサン、
(C)熱伝導性充填材:第1液と第2液における(A)成分と(B)成分の合計100質量部に対して300~15,000質量部、及び
(D)下記一般式(1)
で表されるベンゾトリアゾール誘導体:第1液と第2液を合わせた組成物全体の10~500ppmとなる量

第1液と第2液を合わせた組成物全体における(A)成分中のアルケニル基1個に対し(B)成分中のケイ素原子結合水素原子が0.1~5.0個となる量である熱伝導性2液付加硬化型シリコーン組成物。 - 更に(G)成分として、両イオン捕捉型の無機イオン捕捉剤であり、Mg、Al、Zr、Biから選択される少なくとも1種の元素が担持されたイオン捕捉剤を第1液に含有する、請求項1に記載の熱伝導性2液付加硬化型シリコーン組成物。
- 請求項1~5のいずれか1項に記載のシリコーン組成物の硬化物。
- 請求項1~5のいずれか1項に記載のシリコーン組成物を硬化させて得られる熱伝導性シート。
