Abstract
본 발명은 나프탈이미드 술폰산 유도체, 및 이를 포함하는 광산 발생제 및 포토레지스트 조성물에 관한 것으로, 보다 상세하게는, i-line(365㎚) 파장의 광에 대한 흡광도가 우수하며, 유기 용매에 대한 용해성이 높고, 열적 안정성이 좋으며, 양호한 산 발생율을 나타내는 나프탈이미드 술폰산 유도체 화합물, 및 이를 포함하는 광산 발생제 및 포토레지스트 조성물에 관한 것이다.
Description
본 발명은 나프탈이미드 술폰산 유도체, 및 이를 포함하는 광산 발생제 및 포토레지스트 조성물에 관한 것으로, 보다 상세하게는, i-line(365㎚) 파장의 광에 대한 흡광도가 우수하며, 유기 용매에 대한 용해성이 높고, 열적 안정성이 좋으며, 양호한 산 발생율을 나타내는 나프탈이미드 술폰산 유도체 화합물, 및 이를 포함하는 광산 발생제 및 포토레지스트 조성물에 관한 것이다.
광산 발생제는 광 조사에 의하여 산을 발생시키는 화합물로서, 이로부터 발생된 산은 포토레지스트 조성물의 구성 성분에 따라 조성물 중 일부를 분해시키거나 가교 결합을 일으켜 조성물 내 중합체의 극성의 변화를 발생시킨다. 이러한 중합체의 극성 변화는 노광 부분과 비노광 부분 사이에서 현상액에 대한 용해도 차이를 가져오고, 그 결과로 포지티브 또는 네거티브 리소그래피가 가능해진다.
포토레지스트 조성물에 있어서는 조사된 광에 대한 광산 발생제의 에너지 감도(energy sensitivity)가 우수하여야 미세 패턴을 형성할 수 있으나, 통상의 광산 발생제만을 사용하여서는 포토레지스트의 감도를 만족할 만큼 증가시킬 수 없는 문제가 있다.
그러므로 광 감도가 우수하여 적은 양으로 충분한 감도를 구현할 수 있어 원가 절감 효과 및 우수한 감도로 인해 노광량을 낮출 수 있고 생산량을 높일 수 있는 광산 발생제의 개발이 필요하다. 또한, 포토레지스트의 주 용매에 대한 광산 발생제의 용해도의 향상은 다양한 조성물의 제조를 용이하게 할 수 있는 장점을 가지게 된다.
광 감도 향상과 용해도 개선을 위하여 나프탈이미드 화합물의 다양한 개발이 이루어지고 있다. 예컨대, 한국공개특허 제10-2017-0125980호에서는 -70℃의 초저온 조건과 1-부틸 리튬과 같은 금속 화합물을 사용하여 나프탈이미드 화합물을 제조하고 있으며, 한국공개특허 제10-2017-0042726호 및 한국공개특허 제10-2012-0114353호에서는 브롬 치환된 화합물을 사용하여 나프탈이미드 화합물을 제조하고 있다.
본 발명의 목적은, i-line(365㎚) 파장의 광에 대한 흡광도가 우수하며, 유기 용매에 대한 용해성이 높고, 열적 안정성이 좋으며, 양호한 산 발생율을 나타내는 나프탈이미드 술폰산 유도체 화합물, 및 이를 포함하는 광산 발생제 및 포토레지스트 조성물을 제공하는 것이다.
상기의 목적을 달성하기 위하여 본 발명의 제1 측면은, 하기 화학식 I 또는 II로 표시되는 나프탈이미드 술폰산 유도체 화합물을 제공한다:

본 발명의 나프탈이미드 술폰산 유도체 화합물은, 포토레지스트용 용매에 대한 용해도가 우수하고, 열적 안정성이 우수하며, 포토리소그래피용 광(예컨대, i-line(365㎚) 파장의 광)에 대한 감도가 매우 우수하기 때문에, 포토레지스트 조성물의 광산 발생제 성분으로 사용시, 소량 사용으로도 우수한 현상성, 테이퍼 각, 패턴안정성 등을 지닌 패턴을 제공할 수 있으며, 또한 노광 및 포스트베이크 공정에서 광산 발생제로부터 발생하는 아웃개싱을 최소화할 수 있어 오염을 줄일 수 있고, 이로 인해 발생할 수 있는 불량을 최소화할 수 있는 장점이 있다.
이하에서 본 발명을 상세히 설명한다.

보다 더 구체적으로, 상기 R1은 메틸기, 에틸기, 트리플루오로메틸기, 2,2,2-트리플루오로에틸기, 노나플루오로부틸기 또는 토실기일 수 있다.
본 발명에 기재된 「알킬」부분을 포함하는 치환체는 직쇄 형태 또는 분지 형태를 모두 포함하고, 「사이클로알킬」은 단일 고리계뿐만 아니라 여러 고리계 탄화수소도 포함한다. 본 발명에 기재된 「아릴」은 하나의 수소 제거에 의해서 방향족 탄화수소로부터 유도된 유기 라디칼로, 각 고리에 적절하게는 4 내지 7개, 바람직하게는 5 또는 6개의 고리 원자를 포함하는 단일 또는 융합고리계를 포함하며, 다수개의 아릴이 단일결합으로 연결되어 있는 형태까지 포함한다. 또한, 본 발명에 기재되어 있는 C1∼C12 알킬기는 보다 구체적으로 C1∼C10 알킬, 보다 더 구체적으로 C1∼C6 알킬이며, C6∼C20 아릴기는 보다 구체적으로 C6∼C18 아릴이고, C3∼C12 사이클로알킬기는 보다 구체적으로 C3-C10 사이클로알킬일 수 있다.
일 구체예에서, 본 발명의 나프탈이미드 술폰산 유도체 화합물은 하기 화합물들로부터 선택될 수 있으나, 이에 특별히 한정되는 것은 아니다.
본 발명의 나프탈이미드 술폰산 유도체 화합물은 포토레지스트용 용매에 대한 용해도가 우수하고, 열적 안정성이 우수하며, 포토리소그래피용 광에 대한 감도가 매우 우수하기 때문에, 포토레지스트 조성물의 광산 발생제 성분으로 매우 유용하다.
따라서, 본 발명의 다른 측면에 따르면, 본 발명의 나프탈이미드 술폰산 유도체 화합물을 포함하는 광산 발생제 및 포토레지스트 조성물이 제공된다.
본 발명의 포토레지스트 조성물은, 본 발명의 나프탈이미드 술폰산 유도체 화합물; 및 바인더 수지;를 포함하며, 상기 나프탈이미드 술폰산 유도체 화합물은 광산 발생용 성분으로서 포함된다.

일 구체예에서, 본 발명의 포토레지스트 조성물 100 중량% 내에는, 조성물 점도를 1 내지 50 cps 범위가 되도록 조절하기 위하여, 상기 용매가, 예컨대, 0.9 내지 60 중량%의 양으로 포함될 수 있으나, 이에 특별히 한정되지는 않는다.
본 발명의 포토레지스트 조성물은, 필요에 따라 소포제, 레벨링제 등의 상용성이 있는 첨가제를 더 포함할 수 있다.

실시예 1: 4-사이클로프로판메틸-나프탈이미드 트리플루오메탄 술포네이트(1)의 제조
반응 1. 5-사이클로프로판카보닐아세나프텐의 합성
아세나프텐 5.0 g(32.4mmol)을 디클로로메탄에 가하고, 10℃ 이하로 냉각하였다. 여기에 알루미늄 클로라이드 4.55g(34.0mmol)을 가하고 30분간 교반한 후, 디클로로메탄에 희석한 사이클로프로판카보닐 클로라이드 3.39g(32.4mmol)을 천천히 가해주고, 반응물을 5℃ 이하에서 1시간 동안 교반하였다. 다음으로 반응 결과물에 정제수를 가해주고 30분 동안 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 농축 잔류물을 실리카겔 컬럼크로마토그래피(전개 용매; 에틸아세테이트:n-헵탄=1:4)로 정제하여 5-사이클로프로판카보닐아세나프텐 6.03g(83.7%)을 얻었다.

5-사이클로프로판카보닐아세나프텐 5.75g(25.9mmol)과 메틸카바제이트 3.50g(38.8mmol), 아세트산 4.66g(77.6mmol)을 에탄올에 용해시키고 반응물을 가열 환류하였다. 다음으로 반응물을 상온으로 냉각하고 에탄올을 감압 제거하였다. 농축 잔류물에 에틸아세테이트와 정제수를 가하여 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 농축 잔류물을 수산화칼륨 7.27g(129.5mmol)과 트리에틸렌글리콜에 투입하고 140℃로 승온하여 교반한 후, 상온으로 냉각하고 n-헵탄과 정제수를 가하여 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 유기층을 감압 증류하여 얻은 생성물을 실리카겔 컬럼크로마토그래피(전개 용매: n-헵탄 단독)로 정제하여 고체 5-사이클로프로필메틸 아세나프텐 4.24g (65.4%)을 얻었다.

반응 1. 3,6-사이클로헥산카보닐아세나프텐의 합성
아세나프텐 6.0 g(38.9mmol)을 디클로로메탄에 가하고, 10℃ 이하로 냉각하였다. 여기에 알루미늄 클로라이드 10.89g(81.7mmol)을 가하고 30분간 교반한 후 디클로로메탄에 희석한 사이클로헥산 클로라이드 12.55g(85.6mmol)을 천천히 가해주고 반응물을 5℃ 이하에서 1시간 동안 교반하였다. 그런 다음 반응물에 정제수를 가해주고 30분 동안 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 농축 잔류물을 실리카겔 컬럼크로마토그래피(전개 용매: 에틸아세테이트:n-헵탄=1:4)로 정제하여 3,6-디사이클로헥산카보닐아세나프텐 10.30g(70.7%)을 얻었다.

반응 5. 2,5-디사이클로프로판메틸-나프탈이미드 트리플루오메탄 술포네이트(9)의 합성
N―히드록시-2,5-디사이클로프로필메틸 나프탈이미드 4.08g(10.1mmol)을 디클로로메탄에 투입하고 트리에틸아민 2.04g(20.1mmol)을 가하고 30분간 교반하고 5℃ 이하로 냉각하였다. 트리플루오로메탄 술포닐 클로라이드 1.70g(10.1mmol)을 투입한 후 상온에서 교반하였다. 그런 다음 정제수를 가하고 교반한 후 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 유기층을 감압 증류하여 얻은 생성물을 실리카겔 컬럼크로마토그래피(전개 용매: 에틸아세테이트:n-헵탄=1:4)로 정제하여 2,5-디사이클로프로판메틸-나프탈이미드 트리플루오메탄 술포네이트(9) 3.52g(65.1%)을 얻었다.

상기 실시예 2와 동일한 방법으로 하기의 화합물들을 제조하였다.
실시예 3: 4-t-부틸 아세나프텐(16)의 제조
아세나프텐 15.00 g(97.3mmol)을 디클로로메탄에 가하고, 10℃ 이하로 냉각하였다. 여기에 알루미늄 클로라이드 0.65g(4.9mmol)을 가하고 30분간 교반한 후 t-부틸브로마이드 13.33g(97.3mmol)을 천천히 가해주고 반응물을 가열 환류하여 교반하였다. 그런 다음 반응물에 정제수를 가해주고 30분 동안 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 농축 잔류물을 실리카겔 컬럼크로마토그래피(전개 용매: 에틸아세테이트:n-헵탄=1:4)로 정제하여 4- t-부틸 아세나프텐(16) 12.03g(58.8%)을 얻었다.

실시예 4: 3-t-부틸-5-사이클로프로필메틸-나프탈이미드 트리플루오메탄 술포네이트(17)의 제조
반응 1. 4-t-부틸-6-사이클로프로판카보닐아세나프텐의 합성
4-t-부틸 아세나프텐(16) 5.0 g(23.8mmol)을 디클로로메탄에 가하고, 10℃ 이하로 냉각하였다. 여기에 알루미늄 클로라이드 3.33g(25.0mmol)을 가하고 30분간 교반한 후 디클로로메탄에 희석한 사이클로프로판카보닐 클로라이드 2.49g(23.8mmol)을 천천히 가해주고 반응물을 5℃ 이하에서 1시간 동안 교반하였다. 그런 다음 반응물에 정제수를 가해주고 30분 동안 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 농축 잔류물을 실리카겔 컬럼크로마토그래피(전개 용매: 에틸아세테이트:n-헵탄=1:4)로 정제하여 4-t-부틸-6-사이클로프로판카보닐아세나프텐 4.56g(68.9%)을 얻었다.

반응 2. 4-t-부틸-6-사이클로프로필메틸 아세나프텐의 합성
4-t-부틸-6-사이클로프로판카보닐아세나프텐 5.36g(19.3mmol)과 메틸 카바제이트 2.60g(28.9mmol), 아세트산 3.47g(57.8mmol)을 에탄올에 용해시키고 반응물을 가열 환류하였다. 그런 다음 반응물을 상온으로 냉각하고 에탄올을 감압 제거하였다. 농축 잔류물에 에틸아세테이트와 정제수를 가하여 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 유기층을 감압 증류하여 얻은 생성물을 수산화칼륨 5.41g (96.5mmol)을 트리에틸렌그리콜에 투입하고 140℃로 승온하여 교반하였다. 그런 다음 상온으로 냉각 후 n-헵탄과 정제수를 가하여 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 유기층을 감압 증류하여 얻은 생성물을 실리카겔 컬럼크로마토그래피(전개 용매: 에틸아세테이트:n-헵탄=1:10)로 정제하여 4-t-부틸-6-사이클로프로필메틸 아세나프텐 2.66g(52.3%)을 얻었다.

반응 3. 3-t-부틸-5-사이클로프로필메틸 나프틸산 무수물의 합성
4-t-부틸-6-사이클로프로필메틸 아세나프텐 10.05g(38.0mmol)을 아세트산에 투입한 후 디크롬산 나트륨 이수화물 56.63g(190.0mmol)을 투입하고 상온에서 교반하고 가열 환류하였다. 그런 다음 상온으로 냉각 후 에탄올을 감압 제거하고, 에틸아세테이트와 정제수를 가하여 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 유기층을 감압 증류하여 얻은 생성물을 실리카겔 컬럼크로마토그래피(전개 용매: 에틸아세테이트:n-헵탄=1:4)로 정제하여 3-t-부틸-5-사이클로프로필메틸 나프틸산 무수물 7.25g(61.9%)을 얻었다.
1H NMR(δppm; CDCl3): 0.31-0.36(2H, m), 0.64-0.70(2H, m), 1.14-1.23(1H, m), 1.50(9H, s), 3.14-3.16(2H, d), 7.79-7.81(1H, d), 8.58-8.60(1H, d), 8.66-8.68(1H, d), 8.71-8.72(1H, d)
MS(m/z): 308
반응 4. N―히드록시-3-t-부틸-5-사이클로프로필메틸 나프탈이미드의 합성
3-t-부틸-5-사이클로프로필메틸 나프틸산 무수물 10.80g (35.0mmol)을 에탄올에 투입하고 히드록실아민 염산염 3.65g(52.5mmol)과 피리딘 4.16g(52.5mmol)을 가하고 가열 환류하였다. 에탄올을 감압 제거하고, 에틸아세테이트와 정제수를 가하여 교반 후, 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 유기층을 감압 증류하여 얻은 생성물을 실리카겔 컬럼크로마토그래피(전개 용매: 에틸아세테이트:n-헵탄=1:4)로 정제하여 N―히드록시-3-t-부틸-5-사이클로프로필메틸 나프탈이미드 8.23g(72.7%)을 얻었다.
1H NMR(δppm; CDCl3): 0.30-0.34(2H, m), 0.64-0.69(2H, m), 1.12-1.21(1H, m), 1.50(9H, s), 3.14-3.16(2H, d), 7.74-7.76(1H, d), 8.57-8.59(1H, d), 8.69-8.71(1H, d) 8.76-8.77(1H, d), 8.79(1H, b)
MS(m/z): 323
반응 5. 3-t-부틸-5-사이클로프로필메틸-나프탈이미드 트리플루오메탄 술포네이트(17) 의 합성
N―히드록시-3-t-부틸-5-사이클로프로필메틸 나프탈이미드 10.65g(32.9mmol)을 디클로로메탄에 투입하고 트리에틸아민 6.66g(65.9mmol)을 가하고 30분간 교반하고 5℃ 이하로 냉각하였다. 트리플루오로메탄 술포닐 클로라이드 5.55g(32.9mmol)을 투입한 후 상온에서 교반하였다. 그런 다음 정제수를 가하고 교반한 후 유기층을 분리하였다. 분리한 유기층을 정제수로 2회 씻어준 다음 회수한 유기층을 무수 황산마그네슘으로 건조하고 용매를 감압 증류하여 제거하였다. 유기층을 감압 증류하여 얻은 생성물을 실리카겔 컬럼크로마토그래피(전개 용매: 에틸아세테이트:n-헵탄=1:4)로 정제하여 3-t-부틸-5-사이클로프로필메틸-나프탈이미드 트리플루오메탄 술포네이트(17) 10.55g(70.3%)을 얻었다.
1H NMR(δppm; CDCl3): 0.31-0.35(2H, m), 0.65-0.70(2H, m), 1.13-1.21(1H, m), 1.50(9H, s), 3.15-3.16(2H, d), 7.77-7.79(1H, d), 8.61-8.62(1H, d), 8.70-8.72(1H, d), 8.77-8.78(1H, d)
MS(m/z): 455
상기 실시예 4와 동일한 방법으로 하기의 화합물들을 제조하였다.
바인더 수지 제조
a) 바인더 수지 1의 제조
500 ml 중합용기에 프로필렌글리콜모노메틸에테르아세테이트(PGMEA) 200 ml과 아조비스이소부티로니트릴(AIBN) 1.5 g을 첨가한 후, 아세톡시 스티렌, 스티렌, t-부톡시메타아크릴레이트를 각 50:25:25의 몰비로 고형분이 40 중량%가 되도록 첨가한 다음, 질소 분위기 하에서 70℃에서 5시간 동안 교반하며 중합시켜 바인더 수지 1을 제조하였다. 이와 같이 제조된 공중합체의 중량평균분자량은 25,000, 분산도는 2.0으로 확인되었다.
b) 바인더 수지 2의 제조
500 ml 중합용기에 PGMEA 200 ml과 AIBN 1.5 g을 첨가한 후, 아세톡시 스티렌, 스티렌, t-부톡시 메타아크릴레이트, 메틸 메타아크릴레이트를 각 40:25:25:10의 몰비로 고형분이 40 중량%가 되도록 첨가한 다음, 질소 분위기 하에서 70 ℃에서 5시간 동안 교반하며 중합시켜 공중합체를 합성하였다. 이 반응기에 N,N-디메틸아닐린 0.3 g과 글리시딜메타아크릴레이트 20 몰비를 첨가한 후 100 ℃에서 10시간 동안 교반하여 측쇄에 아크릴 불포화 결합을 갖는 아크릴 중합체인 바인더 수지 2를 제조하였다. 이와 같이 제조된 공중합체의 중량평균분자량은 20,000, 분산도는 2.1로 확인되었다.
용해도의 측정
포토레지스트 조성물을 제조함에 있어 광산 발생제의 용해도는 매우 중요하다. 이에 포토레지스트 조성물에 주로 사용되는 용매인 프로필렌글리콜모노메틸에테르(PGMEA) 및 시클로헥산에 대한 용해도를 하기 화학식 V의 화합물과 비교 측정하여 하기 표 1에 나타내었다.

열적 안정성의 측정
광산 발생제는 포토레지스트 제조 공정에서 열적으로 안정하면 안정성 측면에서 매우 우수한 효과를 기대할 수 있다. 이에 열중량 분석기를 이용하여 5% 무게 손실이 발생하는 온도를 하기 화학식 Ⅴ의 화합물과 비교 측정하였다.

실시예 포토레지스트 조성물의 제조
자외선 차단막과 교반기가 설치되어 있는 반응 혼합조에 하기 표 3에 기재된 성분과 함량에 따라 바인더 수지 1 내지 2; 광산 발생제로써 화합물 1, 2, 4, 11,18; 및 FC-430(3M사의 레벨링제, 0.02 중량%)을 순차적으로 첨가하고, 상온에서 교반한 다음, 용매로 PGMEA를 100 중량%가 되도록 가하여 포토레지스트 조성물을 제조하였다.

비교예 포토레지스트 조성물의 제조
광산 발생제로 화합물 5 대신에 하기 화학식 V의 광산 발생제를 사용한 것을 제외하고는 상기 조성물 1의 제조와 동일한 방법으로 포토레지스트 조성물을 제조하였다.

포토레지스트 조성물 평가
상기 실시예 및 비교예 포토레지스트 조성물의 평가는 유리 기판 위에서 실시하였으며, 포토레지스트 조성물의 패턴 안정성, 테이퍼 각을 측정하여 그 평가 결과를 하기 표 4에 나타냈다.
1) 패턴 안정성
실리콘 웨이퍼 기판 위에 포토레지스트를 스핀 코팅하여 90℃에서 1분 동안 핫플레이트에서 건조한 후 라인-스페이스(10μm-10μm) 스텝 마스크를 이용하여 노광한 후 노광후 베이크 공정을 거친 후 2.384% 트리메틸암모늄하이드록사이드(TMAH) 수용액에서 현상하였다. 현상 후 스페이스 부분의 패턴의 너비를 측정하였다.
2) 테이퍼 각
실리콘 웨이퍼 기판 위에 포토레지스트를 스핀 코팅하여 90℃에서 1분 동안 핫플레이트에서 건조한 후 라인-스페이스(10μm-10μm) 스텝 마스크를 이용하여 노광한 후 노광후 베이크 공정을 거친 후 2.384% TMAH 수용액에서 현상하였다. 현상 후 스페이스 부분의 테이퍼 각을 측정하여 85~90o의 경우 양호, 85o 미만 혹은 91o 이상의 경우는 불량으로 판정하였다.

- 제1항에 있어서, R1이 하나 이상의 할로겐 원자 또는 지환식 탄화수소기로 치환되거나 비치환된, C1∼C12의 직쇄형 알킬기 또는 C3∼C12의 분지형 알킬기; 하나 이상의 할로겐 원자로 치환되거나 비치환된 C3∼C12의 지환식 탄화수소기; 하나 이상의 할로겐 원자로 치환되거나 비치환된 C6∼C20의 아릴기; 하나 이상의 할로겐 원자 또는 C1∼C12의 알킬티오기로 치환되거나 비치환된 C7∼C20의 아릴알킬기; 또는 하나 이상의 할로겐 원자로 치환되거나 비치환된 C7∼C20의 알킬아릴기;인, 나프탈이미드 술폰산 유도체 화합물.
- 제1항에 있어서, R1이 메틸기, 에틸기, 트리플루오로메틸기, 2,2,2-트리플루오로에틸기, 노나플루오로부틸기 또는 토실기인, 나프탈이미드 술폰산 유도체 화합물.
- 제1항 내지 제4항 중 어느 한 항의 나프탈이미드 술폰산 유도체 화합물을 포함하는 광산 발생제.
- 제1항 내지 제4항 중 어느 한 항의 나프탈이미드 술폰산 유도체 화합물; 및 바인더 수지;를 포함하는 포토레지스트 조성물.
