Description
本発明は、磁気ディスク用研磨材及び該研磨材を用いて磁気ディスクを研磨する工程を含む磁気ディスクの製造方法に関する。
磁気ディスクは、年々小型化、高容量化の一途をたどっており、磁気ヘッドと磁気ディスク基板間の距離がますます小さくなってきている。そのため、磁気ディスク基板の製造での研磨工程直後の洗浄工程で、研磨に使用した研磨粒子や発生した研磨屑等のパーティクルの残留が極力ない基板が求められている。それに加えてまた、近年はスクラッチやピット、表面うねり、端面ダレ等の表面欠陥の低減が求められるようになってきている。
磁気ディスク製造工程は、基板用の板を面取り加工する工程であるラッピング工程と、平坦化した基板を作成する工程であるサブストレート製造工程と、磁性層をこの基板上に形成する工程であるメディア工程とを含む。
サブストレート製造工程では、基板の平坦化のために研磨パッドと、コロイダルシリカ、酸化セリウム等の研磨粒子を含む研磨材による研磨を行い、それに続く洗浄工程で基板表面の研磨粒子や発生した研磨屑等のパーティクルを除去した後、乾燥工程を経て、加工された基板は所定の容器に梱包されメディア工程に輸送されるといった煩雑なプロセスから成る。
サブストレート製造工程では、基板の平坦化のために研磨パッドと、コロイダルシリカ、酸化セリウム等の研磨粒子を含む研磨材による研磨を行い、それに続く洗浄工程で基板表面の研磨粒子や発生した研磨屑等のパーティクルを除去した後、乾燥工程を経て、加工された基板は所定の容器に梱包されメディア工程に輸送されるといった煩雑なプロセスから成る。
近年の旺盛な需要に対応するために、前述した基板の品質のみならず、生産の効率化が一層求められており、具体的に平坦性を維持しつつ、研磨速度を高めることができる研磨材が強く求められている。一般的に、砥粒の粒径を大きくすることで研磨速度を高めることができるが、同時に平坦性が損なわれるため、粒径以外の方法で研磨速度を高める方法が求められている。
従来から、被研磨物に対する高い平坦性と研磨速度の向上を目的にイタコン酸(塩)を含む単量体の(共)重合体を含有する研磨用組成物が提案されている(例えば特許文献1)。
また、研磨後の基板表面のスクラッチ等の欠陥を低減するために、酸と複素環芳香族化合物を含む研磨液組成物が提案されている(例えば特許文献2)。
従来から、被研磨物に対する高い平坦性と研磨速度の向上を目的にイタコン酸(塩)を含む単量体の(共)重合体を含有する研磨用組成物が提案されている(例えば特許文献1)。
また、研磨後の基板表面のスクラッチ等の欠陥を低減するために、酸と複素環芳香族化合物を含む研磨液組成物が提案されている(例えば特許文献2)。
しかしながら、特許文献1及び2に代表されるような従来の研磨材では被研磨物に対する研磨速度が十分ではなく、一層の生産の効率化が求められている。
そこで、磁気ディスク製造工程中の研磨工程において、従来の研磨材と比較して被研磨物に対して高い研磨速度を有する磁気ディスク用研磨材、この磁気ディスク用研磨材を用いて磁気ディスクを研磨する研磨方法、及び、この研磨方法で磁気ディスクを研磨する工程を含む磁気ディスクの製造方法を提供することを目的とする。
そこで、磁気ディスク製造工程中の研磨工程において、従来の研磨材と比較して被研磨物に対して高い研磨速度を有する磁気ディスク用研磨材、この磁気ディスク用研磨材を用いて磁気ディスクを研磨する研磨方法、及び、この研磨方法で磁気ディスクを研磨する工程を含む磁気ディスクの製造方法を提供することを目的とする。
本発明者は、上記の目的を達成するべく検討を行った結果、本発明に到達した。すなわち、本発明は、積算粒径分布(体積基準)が50%となる粒径(D50v)の異なる2種以上の砥粒(A)及び酸解離定数(pKa)を有する化合物(B)を含む磁気ディスク用研磨材であって、粒径が15nm未満である砥粒粒子数をX、粒径が15nm以上である砥粒粒子数をYとした場合のXとYの比(X/Y)が0.1以上200以下であり、1種以上の化合物(B)が1<pKa<5の範囲にpKaを有し、かつ1種以上の化合物(B)が8<pKa<10の範囲にpKaを有する磁気ディスク用研磨材;この磁気ディスク用研磨材を用いて磁気ディスクを研磨する工程を含む磁気ディスクの製造方法である。
本発明の磁気ディスク用研磨材は、従来の研磨材と比較して、被研磨物に対して高い研磨速度を有する。そのため、磁気ディスクの生産効率を高めることができる。
本発明における磁気ディスク用研磨材は、磁気ディスク用の研磨材であって、磁気ディスクとは、製造工程中に研磨パッド等を用いて研磨する工程を含む工程により製造される磁気ディスクであれば特に限定するものではない。例えば、磁気ディスク用ガラス基板又は表面がニッケル-リン(Ni-P)メッキされた磁気ディスク用アルミ基板等の磁気ディスク用基板が挙げられる。
磁気ディスクには、磁気ディスクになる前の状態の被研磨物が含まれ、例えば磁気ディスク用ガラス基板の場合、ラッピングされる前のガラス基板や、酸化セリウム等で粗研磨される前のガラス基板や、コロイダルシリカ等で精密研磨される前のガラス基板等が含まれ、磁気ディスクになるものは全て磁気ディスクに含まれるものとする。
本発明における研磨工程とは、材料を砥石や研磨粒子を用いて平坦に加工する工程のことを指し、例えば砥石が固定された研磨パッドを用いて粗く面取りするラッピング工程や、研磨粒子を用いて精密に平坦化する研磨工程を含む。
本発明における研磨パッドとは、ポリウレタン樹脂製やポリエステル樹脂製のパッドであり、表面にダイヤモンド等の砥石が固定されているパッドを含む。また、発泡タイプであってもスエードタイプであっても良く、様々な硬さのものが使用できる。これら研磨パッドは特に限定するものではなく、市販されている研磨パッドを使用することができる。研磨テープも研磨パッドと同様である。
本発明における砥粒の粒径は、透過型電子顕微鏡の測定画像中の各粒子を画像解析ソフト(Mac view)で解析することにより各粒子毎に得られ、粒子数は測定画像中の個数である。また、D50vは透過型電子顕微鏡の測定画像中の粒子を約1000個ピックアップし、画像解析ソフト(Mac view)を用いて解析することで得られる積算粒径分布(体積基準)が50%となる粒径である。
本発明において、粒径が15nm未満である砥粒粒子数をX、粒径が15nm以上である砥粒粒子数をYとした場合のXとYの比(X/Y)が0.1以上200以下である。
XとYの比(X/Y)は、研磨レート向上の観点から好ましくは0.1以上100以下であり、更に好ましくは10以上70以下であり、最も好ましくは10以上40以下である。
本発明において、砥粒(A)は、積算粒径分布(体積基準)が50%となる粒径(D50v)の異なる2種以上の砥粒である。
砥粒(A)のD50vは、研磨レート向上の観点から好ましくは15nm未満の砥粒が1種以上かつ15nm以上の砥粒が1種以上である。
XとYの比(X/Y)は、研磨レート向上の観点から好ましくは0.1以上100以下であり、更に好ましくは10以上70以下であり、最も好ましくは10以上40以下である。
本発明において、砥粒(A)は、積算粒径分布(体積基準)が50%となる粒径(D50v)の異なる2種以上の砥粒である。
砥粒(A)のD50vは、研磨レート向上の観点から好ましくは15nm未満の砥粒が1種以上かつ15nm以上の砥粒が1種以上である。
砥粒としては、コロイダルシリカ、ヒュームドシリカ、湿式合成シリカ、アルミナ、セリア、ダイヤモンド、炭化珪素からなる群から選ばれる1種又は2種以上が挙げられる。そのうち研磨速度と研磨後の基板品質の観点からコロイダルシリカが好ましい。
本発明の磁気ディスク用研磨材において、砥粒(A)の含有量は、研磨速度向上の観点から、研磨材の合計重量に基づいて、好ましくは0.1~40重量%であり、更に好ましくは1~10重量%である。
本発明における酸解離定数(pKa)を有する化合物(B)は、1<pKa<5の範囲及び/又は8<pKa<10の範囲にpKaを有する化合物である。研磨速度向上の観点から好ましくは1<pKa<3の範囲及び/又は9<pKa<10の範囲にpKaを有する1種以上の化合物である。
本発明における化合物(B)としては、研磨速度向上の観点から、無機酸、有機酸、アルカノールアミン及びこれらの塩からなる群から選ばれる1種以上の化合物(B)であることが好ましい。
無機酸としては、硫酸、スルファミン酸、塩酸、硝酸、リン酸、メタリン酸、ピロリン酸、トリポリリン酸及びヘキサメタリン酸等が挙げられる。
有機酸としては、スルホン酸基を分子内に有する有機酸、カルボン酸基を分子内に有する有機酸、ホスホン基又はリン酸基を分子内に有する有機酸が挙げられる。
アルカノールアミンとしては、モノエタノールアミン、ジエタノールアミン、トリエタノールアミン、イソプロパノールアミン及びアミノエチルエタノールアミン等が挙げられる。
なお化合物(B)のpKaは、25℃水中におけるpKaであり、例えば「化学便覧(改訂5版)基礎編II」(日本化学会編)332~342頁(1993年5月発行)等の書籍に記載されている値を用いることができる。
スルホン酸基を分子内に有する有機酸としては、メタンスルホン酸、スルファニル酸、タウリン及びパラトルエンスルホン酸等が挙げられる。
カルボン酸基を分子内に有する有機酸としては、ギ酸、酢酸、プロピオン酸、酪酸、吉草酸、α―アラニン、β―アラニン、グリシン、バリン、ロイシン、イソロイシン、セリン、トレオニン、α―アミノ酪酸、サルコシン、N-エチルグリシン、酒石酸、クエン酸、酒石酸モノサクシネート、エチレンジアミンテトラ酢酸(以下、EDTAと略記)、ジエチレントリアミンペンタ酢酸(以下、DTPAと略記)、1,2-ジアミノシクロヘキサンテトラ酢酸(以下、DCTAと略記)、トリエチレンテトラミンヘキサ酢酸(以下、TTHAと略記)、ニトリロ酢酸(以下、NTAと略記)、β-アラニン二酢酸、アスパラギン酸二酢酸、メチルグリシン二酢酸、イミノジコハク酸、セリン二酢酸、アスパラギン酸、グルタミン酸、ピロメリット酸、ベンゾポリカルボン酸、シクロペンタンテトラカルボン酸等、カルボキシメチルオキシサクシネート、オキシジサクシネート、酒石酸ジサクシネート、マレイン酸誘導体、シュウ酸、マロン酸、コハク酸、グルタル酸、アジピン酸、没食子酸及び安息香酸等が挙げられる。
ホスホン基又はリン酸基を分子内に有する有機酸としては、メチルジホスホン酸、アミノトリ(メチレンホスホン酸)、1-ヒドロキシエチリデン-1、1-ジホスホン酸(以下、HEDPと略記)、ニトリロトリスメチレンホスホン酸(以下、NTMPと略記)、エチレンジアミンテトラ(メチレンホスホン酸)、ヘキサメチレンジアミンテトラ(メチレンホスホン酸)、プロピレンジアミンテトラ(メチレンホスホン酸)、ジエチレントリアミンペンタ(メチレンホスホン酸)、トリエチレンテトラミンヘキサ(メチレンホスホン酸)、トリアミノトリエチルアミンヘキサ(メチレンホスホン酸)、トランス-1、2-シクロヘキサンジアミンテトラ(メチレンホスホン酸)、グリコールエーテルジアミンテトラ(メチレンホスホン酸)及びテトラエチレンペンタミンヘプタ(メチレンホスホン酸)等が挙げられる。
化合物(B)の含有量に制限はないが、研磨材の使用時におけるpHは研磨速度の観点から4.0未満であることが好ましく、更に好ましくは2.0未満である。研磨材のpHは、市販のpHメーターによって測定することができる。
化合物(B)が塩を形成する場合、その塩としては、特に限定は無い。
例えば、上記に例示した酸の1級アミン(メチルアミン、エチルアミン及びブチルアミン等のアルキルアミン、モノエタノールアミン並びにグアニジン等)塩;2級アミン(ジメチルアミン、ジエチルアミン及びジブチルアミン等のジアルキルアミン並びにジエタノールアミン等)塩;3級アミン{トリメチルアミン、トリエチルアミン及びトリブチルアミン等のトリアルキルアミン、トリエタノールアミン、N-メチルジエタノールアミン並びに1,4-ジアザビシクロ[2.2.2]オクタン等}塩;アミジン{1,8-ジアザビシクロ[5.4.0]-7-ウンデセン、1,5-ジアザビシクロ[4.3.0]-5-ノネン、1H-イミダゾール、2-メチル-1H-イミダゾール、2-エチル-1H-イミダゾール、4,5-ジヒドロ-1H-イミダゾール、2-メチル-4,5-ジヒドロ-1H-イミダゾール、1,4,5,6-テトラヒドロ-ピリミジン、1,6(4)-ジヒドロピリミジン等}塩、アルカリ金属(ナトリウムカチオン及びカリウムカチオン等)塩及びアンモニウム塩及び第4級アンモニウム(テトラアルキルアンモニウム等)塩が挙げられる。
例えば、上記に例示した酸の1級アミン(メチルアミン、エチルアミン及びブチルアミン等のアルキルアミン、モノエタノールアミン並びにグアニジン等)塩;2級アミン(ジメチルアミン、ジエチルアミン及びジブチルアミン等のジアルキルアミン並びにジエタノールアミン等)塩;3級アミン{トリメチルアミン、トリエチルアミン及びトリブチルアミン等のトリアルキルアミン、トリエタノールアミン、N-メチルジエタノールアミン並びに1,4-ジアザビシクロ[2.2.2]オクタン等}塩;アミジン{1,8-ジアザビシクロ[5.4.0]-7-ウンデセン、1,5-ジアザビシクロ[4.3.0]-5-ノネン、1H-イミダゾール、2-メチル-1H-イミダゾール、2-エチル-1H-イミダゾール、4,5-ジヒドロ-1H-イミダゾール、2-メチル-4,5-ジヒドロ-1H-イミダゾール、1,4,5,6-テトラヒドロ-ピリミジン、1,6(4)-ジヒドロピリミジン等}塩、アルカリ金属(ナトリウムカチオン及びカリウムカチオン等)塩及びアンモニウム塩及び第4級アンモニウム(テトラアルキルアンモニウム等)塩が挙げられる。
化合物(B)としては、研磨速度向上の観点から、硫酸、アラニン、HEDP及びモノエタノールアミンが好ましく、硫酸、αアラニン、HEDPがさらに好ましい。
本発明の磁気ディスク用研磨材において、化合物(B)の合計含有量は、研磨速度向上の観点から研磨材の合計重量に基づいて、好ましくは0.01~30重量%であり、更に好ましくは0.1~10重量%である。
本発明には、水溶性高分子(C)を含んでもよい。水溶性高分子(C)としては、非イオン性もしくはイオン性のものがあり、非イオン性の水溶性高分子としては、グァーガム、ジェランガム等に代表される天然多糖類系高分子;ヒドロキシエチルセルロース、ヒドロキシプロピルセルロース等のセルロース系高分子;ポリビニルピロリドン、ポリ(N-アルキルピロリドン)等のピロリドン系高分子;ポリエチレングリコール、ポリプロピレングリコール、ポリエチレングリコール・ポリプロピレングリコール共重合体等のポリアルキレングリコール系高分子;ポリビニルアルコール、ポリ酢酸ビニル等のポリビニル系高分子等が挙げられる。イオン性の水溶性高分子としては、ポリアクリル酸又はその塩等のカルボン酸系高分子;アルキル硫酸エステル又はその塩、ポリスチレンスルホン酸又はその塩、ナフタレンスルホン酸ホルムアルデヒド縮合物又はその塩等のスルホン酸系高分子等が挙げられる。
これらの水溶性高分子(C)のうち、スクラッチ低減の観点から、好ましくはイオン性の水溶性高分子であり、さらに好ましくはポリスチレンスルホン酸又はその塩、アルキル硫酸エステル又はその塩、ポリアクリル酸又はその塩である。
これらの水溶性高分子(C)のうち、スクラッチ低減の観点から、好ましくはイオン性の水溶性高分子であり、さらに好ましくはポリスチレンスルホン酸又はその塩、アルキル硫酸エステル又はその塩、ポリアクリル酸又はその塩である。
本発明の磁気ディスク用研磨材において、水溶性高分子(C)の含有量は、スクラッチ低減の観点から研磨材の合計重量に基づいて、好ましくは0.001~10重量%であり、更に好ましくは0.01~1重量%である。
本発明の磁気ディスク用研磨剤は、酸化剤(過酸化水素)、還元剤(亜硝酸カリウム等の無機還元剤等)、防腐剤、防錆剤(ベンゾトリアゾール、メルカプトベンゾチアゾール等)及び水を適宜含んでもよい。
磁気ディスク用研磨材で使用される水は、清浄度の観点から電気抵抗率が18MΩ・cm以上の純水が好ましく、超純水、イオン交換水、逆浸透水(RO水)及び蒸留水などが挙げられる。
本発明の磁気ディスク用研磨材は、研磨に使用した後、循環して再び研磨に使用しても良い。
本発明の磁気ディスクの製造方法は、本発明の磁気ディスク用研磨材を用いて磁気ディスク中間体を研磨する工程を含む磁気ディスクの製造方法である。
研磨する工程としては、研磨パッドや研磨テープ等で磁気ディスクを研磨する工程が挙げられる。

研磨装置は市販の研磨装置が使用でき、卓上サイズ(4B型等)であっても実生産サイズ(16B型~22B型等)等を限定するものではない。また、研磨面は片面であっても両面であってもよい。
研磨条件は、公知の基板を研磨する条件(荷重、回転数等)が使用でき、特に限定するものではない。
本発明の研磨材を用いた磁気ディスクの製造工程(一部)の一例として、ニッケル-リン(Ni-P)メッキされた磁気ディスク用アルミ基板(Ni-P基板)の研磨工程を例にとり、以下に述べる。
(1)Ni-P基板を研磨装置のキャリアにセットし、ポリウレタン製の研磨パッドが貼られた定盤でNi-P基板を挟む。
(2)本発明の研磨材を供給しながら荷重をかけ、定盤及びキャリアを回転させる。
(3)一定膜厚が研磨できたことを確認し、回転を止める。
(4)Ni-P基板を流水リンスし、キャリアから取り出し、洗浄剤で浸漬洗浄もしくはスクラブ洗浄する。
(5)再び流水リンスする。
(6)乾燥、梱包する。
(1)Ni-P基板を研磨装置のキャリアにセットし、ポリウレタン製の研磨パッドが貼られた定盤でNi-P基板を挟む。
(2)本発明の研磨材を供給しながら荷重をかけ、定盤及びキャリアを回転させる。
(3)一定膜厚が研磨できたことを確認し、回転を止める。
(4)Ni-P基板を流水リンスし、キャリアから取り出し、洗浄剤で浸漬洗浄もしくはスクラブ洗浄する。
(5)再び流水リンスする。
(6)乾燥、梱包する。
以下、実施例及び比較例により本発明をさらに説明するが、本発明はこれらに限定されるものではない。
実施例1~28、比較例1~10
表1~2に記載の組成にしたがい、容器に所定量と水を加えて合計100gとなるように調整し均一になるまで撹拌する。なお、コロイダルシリカ(A)、化合物(B)、水溶性高分子(C)及び35重量%過酸化水素水の配合量は純分換算した値を記載した。
コロイダルシリカ(A)、化合物(B)及び水溶性高分子(C)は、下記の(A-1)~(A-5)、(B-1)~(B-4)及び(C-1)~(C-4)をそれぞれ使用した。
(A-1);水系コロイダルシリカスラリー(D50v=43nm、有効成分濃度30重量%)
(A-2);水系コロイダルシリカスラリー(D50v=31nm、有効成分濃度30重量%)
(A-3);水系コロイダルシリカスラリー(D50v=21nm、有効成分濃度30重量%)
(A-4);水系コロイダルシリカスラリー(D50v=11nm、有効成分濃度30重量%)
(A-5);水系コロイダルシリカスラリー(D50v=5nm、有効成分濃度30重量%)
(B-1);硫酸(pKa=1.99、有効成分濃度98重量%)
(B-2);αーアラニン(pKa=2.35,9.69)
(B-3);デイクエスト2010(HEDP、pKa=1.70,2.47,7.28,10.29、有効成分濃度60重量%)
(B-4);モノエタノールアミン(pKa=9.55)
(C-1);ポリスチレンスルホン酸ナトリウム(有効成分21重量%)
(C-2);ポリオキシエチレンラウリルエーテル硫酸エステル塩(有効成分25重量%)
(C-3);ポリアクリル酸ナトリウム(有効成分40重量%)
(C-4);ポリアクリル酸DBU塩(有効成分40重量%)
表1~2に記載の組成にしたがい、容器に所定量と水を加えて合計100gとなるように調整し均一になるまで撹拌する。なお、コロイダルシリカ(A)、化合物(B)、水溶性高分子(C)及び35重量%過酸化水素水の配合量は純分換算した値を記載した。
コロイダルシリカ(A)、化合物(B)及び水溶性高分子(C)は、下記の(A-1)~(A-5)、(B-1)~(B-4)及び(C-1)~(C-4)をそれぞれ使用した。

(B-3);デイクエスト2010(HEDP、pKa=1.70,2.47,7.28,10.29、有効成分濃度60重量%)
(B-4);モノエタノールアミン(pKa=9.55)
(C-1);ポリスチレンスルホン酸ナトリウム(有効成分21重量%)
(C-2);ポリオキシエチレンラウリルエーテル硫酸エステル塩(有効成分25重量%)
(C-3);ポリアクリル酸ナトリウム(有効成分40重量%)
(C-4);ポリアクリル酸DBU塩(有効成分40重量%)
研磨液の性能評価として、被研磨物として磁気ディスク用ニッケル-リンめっき基板又はガラス基板を用い、研磨速度および基板品質の評価試験は下記の方法で行った。なお、本評価は大気からの汚染を防ぐため、クラス1,000(FED-STD-209D、米国連邦規格、1988年)のクリーンルーム内で実施した。
<研磨速度および基板品質の評価>
(1)重量を測定した2.5インチの磁気ディスク用基板及びポリウレタン樹脂製の研磨パッドを研磨装置(株式会社ナノファクター製、「NFD-4BL」)にセットした。
(2)回転数を20rpm、押し付け圧を150g重/cm2に設定し、実施例1~20、比較例1~10の試験液を1mL/秒の速度で基板に注ぎながら6分間研磨した。
(3)上記の研磨した基板を研磨装置から取り出し、アルカリ性の洗浄剤で5分間超音波洗浄し、1分間流水でリンスした後、窒素ブローで乾燥させた。
(4)基板の重量変化から研磨速度を算出し、実施例1~14は比較例1の研磨速度を100とした場合の相対値、実施例15~28は比較例6の研磨速度を100とした場合の相対値で比較した。
(5)表面欠陥観察装置(ビジョンサイテック社製、「MicroMax VMX-6100SK」)にて、乾燥後の基板の片面を観察し、片面あたりのスクラッチの個数をカウントし、以下の基準で基板品質を評価した。
○:片面あたりのスクラッチ数が0~10個
△:片面あたりのスクラッチ数が11~30個
×:片面あたりのスクラッチ数は31個以上
(1)重量を測定した2.5インチの磁気ディスク用基板及びポリウレタン樹脂製の研磨パッドを研磨装置(株式会社ナノファクター製、「NFD-4BL」)にセットした。
(2)回転数を20rpm、押し付け圧を150g重/cm2に設定し、実施例1~20、比較例1~10の試験液を1mL/秒の速度で基板に注ぎながら6分間研磨した。
(3)上記の研磨した基板を研磨装置から取り出し、アルカリ性の洗浄剤で5分間超音波洗浄し、1分間流水でリンスした後、窒素ブローで乾燥させた。
(4)基板の重量変化から研磨速度を算出し、実施例1~14は比較例1の研磨速度を100とした場合の相対値、実施例15~28は比較例6の研磨速度を100とした場合の相対値で比較した。
(5)表面欠陥観察装置(ビジョンサイテック社製、「MicroMax VMX-6100SK」)にて、乾燥後の基板の片面を観察し、片面あたりのスクラッチの個数をカウントし、以下の基準で基板品質を評価した。
○:片面あたりのスクラッチ数が0~10個
△:片面あたりのスクラッチ数が11~30個
×:片面あたりのスクラッチ数は31個以上
結果を表1及び2に示す。
実施例に関する研磨材は、比較例に関する研磨材に比べて高い研磨速度を有することが明らかである。
本発明の磁気ディスク用研磨材は、被研磨物に対して高い研磨速度を有し、生産効率を高める効果があるため、製造工程に研磨工程を含む磁気ディスク用研磨材、例えば磁気ディスク用ガラス基板、磁気ディスク用Ni-Pメッキされたアルミ基板用の研磨材として有用である。
また、本発明の研磨材を用いて研磨する工程を含む磁気ディスクの製造方法は、被研磨物に対して高い研磨速度を有し、生産効率の高い製造方法であるので、磁気ディスク用ガラス基板、磁気ディスク用Ni-Pメッキされたアルミ基板の製造方法として利用できる。
また、本発明の研磨材を用いて研磨する工程を含む磁気ディスクの製造方法は、被研磨物に対して高い研磨速度を有し、生産効率の高い製造方法であるので、磁気ディスク用ガラス基板、磁気ディスク用Ni-Pメッキされたアルミ基板の製造方法として利用できる。
Claims (5)
- 積算粒径分布(体積基準)が50%となる粒径(D50v)の異なる2種以上の砥粒(A)及び酸解離定数(pKa)を有する化合物(B)を含む磁気ディスク用研磨材であって、粒径が15nm未満である砥粒粒子数をX、粒径が15nm以上である砥粒粒子数をYとした場合のXとYの比(X/Y)が0.1以上200以下であり、1種以上の化合物(B)が1<pKa<5の範囲にpKaを有し、かつ1種以上の化合物(B)が8<pKa<10の範囲にpKaを有する磁気ディスク用研磨材。
- 砥粒(A)がコロイダルシリカである請求項1記載の磁気ディスク用研磨材。
- 化合物(B)が無機酸、有機酸及びアルカノールアミンからなる群から選ばれる1種以上の化合物である請求項1又は2記載の磁気ディスク用研磨材。
- 水溶性高分子(C)を含有する請求項1~3のいずれかに記載の磁気ディスク用研磨材。
- 請求項1~4のいずれかに記載の磁気ディスク用研磨材を用いて磁気ディスクを研磨する工程を含む磁気ディスクの製造方法。
