本発明に係る化学機械研磨用処理組成物は、(A)下記一般式(1)および一般式(2)で表される化合物よりなる群から選択される少なくとも1種類以上の化合物、(B)カルボキシル基、スルホ基、およびアミノ基よりなる群から選択される少なくとも1種の官能基を有する水溶性高分子を含むことを特徴とする。(一般式(1)中、R1は炭素数1~10の炭化水素基およびヘテロ原子を有する炭素数1~20の有機基からなる群から選択されるいずれかの官能基を示す。)(一般式(2)中、R2は、炭素数1~20の有機基を示す。)
Description
本発明は、化学機械研磨用処理組成物、化学機械研磨方法および洗浄方法に関する。
CMP(Chemical Mechanical Polishing)は、半導体装置の製造における平坦化技術などで急速な普及を見せてきた。このCMPは、被研磨体を研磨パッドに圧着し、研磨パッド上に化学機械研磨用水系分散体を供給しながら被研磨体と研磨パッドとを相互に摺動させて、被研磨体を化学的かつ機械的に研磨する技術である。
近年、半導体装置の高精細化に伴い、半導体装置内に形成される配線およびプラグ等からなる配線層の微細化が進んでいる。これに伴い、配線層を化学機械研磨により平坦化する手法が用いられている。半導体装置における配線基板には、配線材料と、該配線材料の無機材料膜への拡散を防止するためのバリアメタル材料と、が含まれている。配線材料としては銅やタングステンが、バリアメタル材料としては窒化タンタルや窒化チタンが主に使用されてきた。例えば、銅と窒化タンタル、窒化チタンが表面に共存する配線基板では、配線材料およびバリアメタル材料の両方を腐食することなく、半導体基板上に余剰に積層された金属膜をCMPにより除去する必要があった。同様に、配線材料およびバリアメタル材料の両方を腐食することなく、CMP後の配線基板表面の銅酸化膜や有機残渣を取り除く必要があった。そのため、例えば、膜の研磨速度促進剤と腐食抑制効果を有する添加剤を含むスラリーが開示されている(例えば、特許文献1参照)。また、バリアメタル材料の腐食を抑制できる酸性の化学機械研磨用処理剤が使用されることが多く、例えば酸性洗浄剤が主流となっていた(例えば、特許文献2参照)。
近年、半導体装置の著しい高集積化に伴い、極微量の不純物による汚染であっても装置の性能、ひいては製品の歩留まりに大きく影響するようになってきた。例えばCMPを終えた未洗浄の8インチウエハの表面上では、0.2μm以上のパーティクル数は1万個以上を数えるが、洗浄によりパーティクルを数個から数十個まで除去することが要求されている。また、金属不純物の表面濃度(1平方センチメートル当たりの不純物原子の数)は1×1011から1×1012以上であるが、洗浄により1×1010以下まで除去することが顧客から要求されている。このため、CMPを半導体装置の製造へ導入することにおいて、CMP後の洗浄は避けて通れない必須の工程となっている。
しかしながら、先端ノードの半導体基板においては、銅配線が微細化され、これまでに大きな問題とはならなかった酸性溶液による腐食の発生が歩留りに大きな影響を及ぼすようになった。そこで最近では、中性からアルカリ性の洗浄剤が使用され始めている(例えば、特許文献3参照)。
また、特許文献4には、複素環化合物により銅表面を保護する洗浄剤が開示されている。
また、特許文献5には、アミノ酸、脂肪族アミンおよび水を必須成分とすることを特徴とする洗浄剤が開示されている。
また、特許文献6には、アミンと水溶性高分子を必須成分とすることを特徴とする洗浄剤が開示されている。
しかしながら、従来の化学機械研磨用処理剤では、十分な研磨速度を得ることと金属配線の溶出防止の両立、または異物の除去と金属配線の溶出防止の両立が不十分であった。
そこで、本発明に係る幾つかの態様は、上記課題の少なくとも一部を解決することで、配線基板に用いられる配線材料およびバリアメタル材料の腐食や欠陥の発生を同時に抑制すると共に、配線層を化学機械研磨により平坦化することができ、かつ配線基板上の金属酸化膜や有機残渣を効率的に除去することができる化学機械研磨用処理組成物、ならびに、それを用いた研磨方法および処理方法を提供するものである。
本発明は上述の課題の少なくとも一部を解決するためになされたものであり、以下の態様または適用例として実現することができる。

本発明に係る配線基板の洗浄用組成物の一態様は、

本発明に係る化学機械研磨用処理組成物によれば、配線基板に用いられる配線材料およびバリアメタル材料の腐食や欠陥の発生を同時に抑制すると共に、配線層を化学機械研磨により平坦化することができる。また、配線基板上の金属酸化膜や有機残渣を効率的に除去することができる。
以下、本発明の好適な実施形態について詳細に説明する。なお、本発明は、下記の実施形態に限定されるものではなく、本発明の要旨を変更しない範囲において実施される各種の変形例も含む。
1.化学機械研磨用処理組成物
本発明の一実施形態に係る化学機械研磨用処理組成物は、(A)下記一般式(1)および一般式(2)で表される化合物よりなる群から選択される少なくとも1種類以上の化合物(以下「(A)成分」ともいう。)、と、(B)カルボキシル基、スルホ基、およびアミノ基よりなる群から選択される少なくとも1種の官能基を有する水溶性高分子(以下「(B)成分」ともいう。)とを含有することを特徴とする。
(一般式(1)中、R1は炭素数1~10の炭化水素基およびヘテロ原子を有する炭素数1~20の有機基からなる群から選択されるいずれかの官能基を示す。)
(一般式(2)中、R2は、炭素数1~20の有機基を示す。)
本発明の一実施形態に係る化学機械研磨用処理組成物は、(A)下記一般式(1)および一般式(2)で表される化合物よりなる群から選択される少なくとも1種類以上の化合物(以下「(A)成分」ともいう。)、と、(B)カルボキシル基、スルホ基、およびアミノ基よりなる群から選択される少なくとも1種の官能基を有する水溶性高分子(以下「(B)成分」ともいう。)とを含有することを特徴とする。
本実施形態に係る化学機械研磨用処理組成物は、被処理面を研磨するための「化学機械研磨用組成物」として用いることができる。この場合には、好ましくは(D)砥粒(以下「(D)成分」ともいう。)を含む。本実施形態に係る化学機械研磨用処理組成物は、たとえば、半導体基板上の酸化シリコン等の絶縁膜に設けられた微細な溝や孔に、アルミニウム、銅、タングステン等の導電体金属を、スパッタリング、メッキ等の方法により堆積させた後、余剰に積層された金属膜をCMPにより除去し、微細な溝や孔の部分にのみ金属を残すダマシンプロセスにおいて用いることができる。本実施形態に係る化学機械研磨用処理組成物は、配線材料として銅、バリアメタル材料としてコバルトおよび/または窒化タンタルが共存する配線基板について研磨処理を行う際に、特に優れた効果を発揮する。
本実施形態に係る化学機械研磨用処理組成物は、また、被処理面を洗浄するための「洗浄用組成物」として用いることができる。この場合には、主にCMP終了後の配線材料およびバリアメタル材料の表面に存在するパーティクルや金属不純物を除去するための洗浄剤として使用することができる。また、本実施形態に係る化学機械研磨用処理組成物を洗浄用組成物として使用することにより、配線材料およびバリアメタル材料の腐食や欠陥の発生を同時に抑制すると共に、配線基板上の酸化膜や有機残渣を効率的に除去することができる。このように、本実施形態に係る化学機械研磨用処理組成物は、洗浄用組成物として用いることにより、配線材料として銅、バリアメタル材料としてコバルトおよび/または窒化タンタルが共存する配線基板について洗浄処理を行った際に、特に優れた効果を発揮する。
以下、本実施形態に係る化学機械研磨用処理組成物に含まれる各成分について詳細に説明する。
1.1.(A)成分
本実施形態に係る化学機械研磨用処理組成物は、(A)成分を含有する。(A)成分は、被処理面と錯体を形成する能力を有する。(A)成分を添加することにより、被処理面に金属錯体層が形成され、さらにその(A)成分と後述する(B)成分とが相互作用することにより、(B)成分の被処理面への吸着を促進すると考えられる。
本実施形態に係る化学機械研磨用処理組成物は、(A)成分を含有する。(A)成分は、被処理面と錯体を形成する能力を有する。(A)成分を添加することにより、被処理面に金属錯体層が形成され、さらにその(A)成分と後述する(B)成分とが相互作用することにより、(B)成分の被処理面への吸着を促進すると考えられる。
(A)成分は、下記一般式(1)および一般式(2)で表される化合物よりなる群から選択される少なくとも1種類以上の化合物である。また、式(1)および式(2)で表される化合物は、1種単独で用いてもよく、2種以上組み合わせて用いても良い。
(式(1)中、R1は炭素数1~10の炭化水素基およびヘテロ原子を有する炭素数1~20の有機基からなる群から選択されるいずれかの官能基を示す。)
(式(2)中、R2は、炭素数1~20の有機基を示す。)
上記一般式(1)中のR1における炭素数1~10の炭化水素基としては、例えば、炭素数1~10の飽和脂肪族炭化水素基、炭素数1~10の環状飽和炭化水素基等を挙げることができ、この中でも炭素数1~10の飽和脂肪族炭化水素基が好ましい。
上記一般式(1)中のR1におけるヘテロ原子を有する炭素数1~20の炭化水素基としては、例えばカルボキシ基を有する炭素数1~20の炭化水素基、ヒドロキシル基を有する炭素数1~20の炭化水素基、アミノ基を有する炭素数1~20の炭化水素基、複素環基を有する炭素数1~20の有機基等を挙げることができ、このいずれも好適に用いることができる。
上記一般式(1)で表される化合物としては特に限定されないが、具体例としてはセリン、トレオニン、トリプトファン、チロシン、アスパラギン酸、グルタミン酸、ヒスチジン、アルギニン、リシン、2-アミノ-3-アミノプロパン酸等を挙げることができ、これらのうちセリン、トレオニン、トリプトファン、チロシン、アスパラギン酸、グルタミン酸、ヒスチジン、アルギニン、リシン、2-アミノ-3-アミノプロパン酸であることが好ましい。上記例示した化合物は、1種単独で用いてもよく、2種以上組み合わせて用いても良い。
上記一般式(2)中のR2における炭素数1~20の有機基としては、例えば、炭素数6~20の飽和脂肪族炭化水素基、炭素数6~20の不飽和脂肪族炭化水素基、環状飽和炭化水素基を有する炭素数6~20の有機基、不飽和環状炭化水素基を有する炭素数6~20の有機基、カルボキシ基を有する炭素数1~20の炭化水素基、ヒドロキシル基を有する炭素数1~20の炭化水素基、アミノ基を有する炭素数1~20の炭化水素基、複素環基を有する炭素数1~20の有機基等を挙げることができ、この中でも不飽和環状炭化水素基を有する炭素数6~20の有機基またはカルボキシ基を有する炭素数1~20の炭化水素基が好ましく、アリール基を有する炭素数6~20の有機基またはカルボキシメチル基が特に好ましい。ただし、一般式(2)で表される化合物は、上記一般式(1)で表される化合物を除くものである。
上記一般式(2)で表される化合物としては、ヒドロキシフェニル乳酸、ヒドロキシマロン酸等を挙げることができ、これらのうちヒドロキシフェニル乳酸であることが好ましい。上記例示した化合物は、1種単独で用いてもよく、2種以上組み合わせて用いても良い。
本実施形態に係る化学機械研磨用処理組成物を、被処理面を研磨するための化学機械研磨用組成物として用いる場合には、(A)成分の含有割合は、化学機械研磨用組成物の全質量に対して、好ましくは0.0001質量%以上1質量%以下、より好ましくは0.0005質量%以上0.5質量%以下、特に好ましくは0.001質量%以上0.1質量%以下である。(A)成分の含有割合が前記範囲である場合には、配線の研磨工程において、研磨速度を低下させることなく、配線基板上の金属の腐食を低減しながらより効果的に研磨することができる。
本実施形態に係る化学機械研磨用処理組成物を、化学機械研磨後の被処理面を洗浄するための洗浄用組成物として用いる場合には、(A)成分の含有割合は、洗浄用組成物の全質量に対して、好ましくは0.0001質量%以上1質量%以下、より好ましくは0.0005質量%以上0.5質量%以下、特に好ましくは0.001質量%以上0.1質量%以下である。(A)成分の含有割合が前記範囲である場合には、配線材料表面に付着した不純物を除去すると共に、被処理面と十分に錯体を形成し、より効果的に腐食を低減することができる。また、過度のエッチングが進行することなく、良好な被処理面を得ることが出来ると考えられる。
1.2.(B)成分
本実施形態に係る化学機械研磨用処理組成物は、(B)成分を含有する。(B)成分は、カルボキシル基、スルホ基、アミノ基よりなる群から選択される少なくとも1種の官能基を有する水溶性高分子である。(B)成分は、被処理面の表面に吸着して腐食を低減させる機能を有している。そのため、化学機械研磨用処理組成物に(B)成分を添加すると、被処理面の腐食を低減させることができると考えられる。
本実施形態に係る化学機械研磨用処理組成物は、(B)成分を含有する。(B)成分は、カルボキシル基、スルホ基、アミノ基よりなる群から選択される少なくとも1種の官能基を有する水溶性高分子である。(B)成分は、被処理面の表面に吸着して腐食を低減させる機能を有している。そのため、化学機械研磨用処理組成物に(B)成分を添加すると、被処理面の腐食を低減させることができると考えられる。
なお、本発明において「水溶性」とは、20℃の水100gに溶解する質量が0.1g以上であることをいう。
(B)成分としては、カルボキシル基、スルホ基、アミノ基よりなる群から選択される少なくとも1種の官能基を有する水溶性高分子であれば特に限定されない。(B)成分で使用される重合体は、例えば、アクリル酸、メタクリル酸、マレイン酸、イタコン酸、スチレンスルホン酸、またはこれらの誘導体を繰り返し単位として含む共重合体等が挙げられる。これらの繰り返し単位は、1種単独または2種以上を組み合わせて用いることができる。
(B)成分の重量平均分子量(Mw)は、好ましくは2000以上150万以下、より好ましくは3000以上120万以下であることが好ましい。なお、本明細書中における「重量平均分子量」とは、GPC(ゲルパーミエーションクロマトグラフィー)によって測定されたポリエチレングリコール換算の重量平均分子量のことを指す。
分子量の分析条件は以下に示すとおりである。

重合体の重量平均分子量(Mw)、数平均分子量(Mn)および分子量分布(Mw/Mn)は、下記条件下で、ゲルパーミエーションクロマトグラフィー法により測定した。
・カラム:東ソー社製カラムの「TSKgel αM」および「TSKgel α2500」を直列に接続。カラムサイズはいずれも7.8×300mm。
・溶媒:0.1Mホウ酸ナトリウム水溶液とアセトニトリルを80対20の割合で混合し、合計100とした水溶液。
・流速:0.8ml/min

<分子量測定>
重合体の重量平均分子量(Mw)、数平均分子量(Mn)および分子量分布(Mw/Mn)は、下記条件下で、ゲルパーミエーションクロマトグラフィー法により測定した。
・カラム:東ソー社製カラムの「TSKgel αM」および「TSKgel α2500」を直列に接続。カラムサイズはいずれも7.8×300mm。
・溶媒:0.1Mホウ酸ナトリウム水溶液とアセトニトリルを80対20の割合で混合し、合計100とした水溶液。
・流速:0.8ml/min

(B)成分の含有量は、化学機械研磨用処理組成物の常温における粘度が2mPa・s以下となるように調整するとよい。化学機械研磨用処理組成物の常温における粘度が2mPa・s以下であると、研磨布上により効果的に安定して供給することができる。また、粘度は重合体の平均分子量や含有量によりほぼ決定されるので、それらのバランスを考慮しながら調整するとよい。
本実施形態に係る化学機械研磨用処理組成物を化学機械研磨用組成物として用いる場合には、(B)成分の含有割合は、化学機械研磨用組成物の全質量に対して、好ましくは0.0001質量%以上1質量%以下、より好ましくは0.0005質量%以上0.1質量%以下、特に好ましくは0.001質量%以上0.01質量%以下である。(B)成分の含有割合が前記範囲にある場合には、研磨速度を低下させることなく、被処理面の腐食を低減しながらより効果的に被処理面を研磨することができる。
本実施形態に係る化学機械研磨用処理組成物を洗浄用組成物として用いる場合には、(B)成分の含有割合は、洗浄用組成物の全質量に対して、好ましくは0.0001質量%以上1質量%以下、より好ましくは0.0005質量%以上0.5質量%以下、特に好ましくは0.001質量%以上0.1質量%以下である。(B)成分の含有割合が前記範囲にあると、腐食の抑制とCMPスラリー中に含まれていたパーティクルや金属不純物を配線基板上からより効果的に除去することができる。
より詳細には、(A)成分が被処理面に錯体を形成し、さらに(B)成分と水素結合することによって(B)成分の被処理面への吸着を促進すると発明者は推測する。この結果、本実施形態に係る化学機械研磨用処理組成物を用いて銅等の被処理面を処理する際に、エッチング剤であるアミン化合物等により、被処理面が必要以上に腐食されることを抑制すると考えられる。
このような発現機構により、本実施形態に係る化学機械研磨用処理組成物では、(A)成分および(B)成分をそれぞれ単独で腐食抑制剤として用いる場合と比較して、飛躍的に被処理面の腐食抑制効果が大きくなる。このように、本発明の実施形態による化学機械研磨用処理組成物では、錯形成剤である(A)成分および水溶性重合体である(B)成分の共存により、被処理面の腐食抑制が実現されると考えられる。
1.3.(C)アミン化合物
本実施形態に係る化学機械研磨用処理組成物は、(C)アミン化合物(以下「(C)成分」ともいう。)をさらに含有していてもよい。(C)成分は、いわゆるエッチング剤としての機能を有する。(C)成分を添加することにより、CMPにおいて、研磨速度を低下させることなく、被処理面の腐食を低減しながら被処理面を研磨することができる。また、CMP終了後における洗浄工程において、配線基板上の金属酸化膜(例えば、CuO、Cu2OおよびCu(OH)2層)や有機残渣(例えばBTA層)をエッチングして除去することができる。
本実施形態に係る化学機械研磨用処理組成物は、(C)アミン化合物(以下「(C)成分」ともいう。)をさらに含有していてもよい。(C)成分は、いわゆるエッチング剤としての機能を有する。(C)成分を添加することにより、CMPにおいて、研磨速度を低下させることなく、被処理面の腐食を低減しながら被処理面を研磨することができる。また、CMP終了後における洗浄工程において、配線基板上の金属酸化膜(例えば、CuO、Cu2OおよびCu(OH)2層)や有機残渣(例えばBTA層)をエッチングして除去することができる。
(C)成分としては特に限定されないが、具体例として、アルカノールアミン、第一級アミン、第二級アミン、第三級アミン等が挙げられる。ただし、(C)成分は、上記(A)成分および(B)成分を除くものである。
アルカノールアミンとしては特に限定されないが、具体例として、モノエタノールアミン、ジエタノールアミン、トリエタノールアミン、N-メチルエタノールアミン、N-メチル-N,N-ジエタノールアミン、N,N-ジメチルエタノールアミン、N,N-ジエチルエタノールアミン、N,N-ジブチルエタノールアミン、N-(β-アミノエチル)エタノールアミン、N-エチルエタノールアミン、モノプロパノールアミン、ジプロパノールアミン、トリプロパノールアミン、モノイソプロパノールアミン、ジイソプロパノールアミン、トリイソプロパノールアミン等が挙げられる。第一級アミンとしては特に限定されないが、具体例として、メチルアミン、エチルアミン、プロピルアミン、ブチルアミン、ペンチルアミン、1,3-プロパンジアミン等が挙げられる。第二級アミンとしては特に限定されないが、具体例として、ピペリジン、ピペラジン等が挙げられる。第三級アミンとしては、トリメチルアミン、トリエチルアミン等が挙げられる。これらの(C)成分は、1種単独で用いてもよく、2種以上混合して用いてもよい。
これらの(C)成分の中でも、配線基板上の金属酸化膜や有機残渣をエッチングする効果が高い点で、モノエタノールアミン、モノイソプロパノールアミンが好ましい。
本実施形態に係る化学機械研磨用処理組成物を化学機械研磨用組成物として用いる場合には、(C)成分の含有割合は、化学機械研磨用組成物の全質量に対して、好ましくは0.0001質量%以上1質量%以下、より好ましくは0.0005質量%以上0.5質量%以下、特に好ましくは0.001質量%以上0.1質量%以下である。(C)成分の含有割合が前記範囲である場合には、研磨速度を低下させることなく、被処理面の腐食を低減しながら被処理面を研磨することができる。また、配線基板上の配線材料とバリアメタル材料との腐食電位差を小さくすることができ、これにより配線材料およびバリアメタル材料のガルバニック腐食を抑制することができる。
本実施形態に係る化学機械研磨用処理組成物を洗浄用組成物として用いる場合には、(C)成分の含有割合は、洗浄用組成物の全質量に対して、好ましくは0.0001質量%以上1質量%以下、より好ましくは0.0005質量%以上0.5質量%以下、特に好ましくは0.001質量%以上0.1質量%以下である。(C)成分の含有割合が前記範囲である場合には、CMP終了後における洗浄工程において、被洗浄面の腐食を抑制し良好な被洗浄面を得つつ、配線基板上の金属酸化膜や有機残渣を効果的にエッチングして除去することができる。
1.4.(D)砥粒
本実施形態に係る化学機械研磨用処理剤は、被処理体を研磨するための化学機械研磨用組成物として用いる場合には、さらに(D)砥粒を含有することができる。(D)砥粒としては特に限定されないが、具体例としては、シリカ、セリア、アルミナ、ジルコニア、チタニア等の無機粒子が挙げられる。
本実施形態に係る化学機械研磨用処理剤は、被処理体を研磨するための化学機械研磨用組成物として用いる場合には、さらに(D)砥粒を含有することができる。(D)砥粒としては特に限定されないが、具体例としては、シリカ、セリア、アルミナ、ジルコニア、チタニア等の無機粒子が挙げられる。
シリカ粒子としては、コロイダルシリカ、ヒュームドシリカ等が挙げられ、これらのうちコロイダルシリカであることが好ましい。コロイダルシリカは、スクラッチ等の研磨欠陥を低減する観点から好ましく用いられるものであり、例えば特開2003-109921号公報等に記載されている方法で製造されたものを使用することができる。また、特開2010-269985号公報や、J.Ind.Eng.Chem.,Vol.12,No.6,(2006)911-917等に記載されているような方法で表面修飾されたコロイダルシリカを使用してもよい。
(D)砥粒の含有割合は、化学機械研磨用処理組成物の全質量に対して、0.1質量%以上10質量%以下、好ましくは0.1質量%以上8質量%以下、より好ましくは0.1質量%以上7質量%以下である。(D)砥粒の含有割合が前記範囲である場合には、被処理面に対する実用的な研磨速度を得ることができる。
1.5.pH調整剤
本実施形態に係る化学機械研磨用処理組成物は、pHが9以上であることが好ましく、10以上14以下であることがより好ましく、11以上13以下であることがさらに好ましい。pHが9以上である場合には、配線基板表面で上記(A)成分および(B)成分のような保護剤やエッチング剤が機能しやすい状態となるため、良好な被処理面が得られやすくなる。
本実施形態に係る化学機械研磨用処理組成物は、pHが9以上であることが好ましく、10以上14以下であることがより好ましく、11以上13以下であることがさらに好ましい。pHが9以上である場合には、配線基板表面で上記(A)成分および(B)成分のような保護剤やエッチング剤が機能しやすい状態となるため、良好な被処理面が得られやすくなる。
上述のように、本実施形態に係る化学機械研磨用処理組成物はpHが9以上であることが好ましいことから、pH調整剤としては、水酸化ナトリウム、水酸化カリウム、水酸化ルビジウム、水酸化セシウム等のアルカリ金属の水酸化物、テトラメチルアンモニウムヒドロキシド等の有機アンモニウム塩、アンモニア等の塩基性化合物を用いることが好ましい。これらのpH調整剤は、1種単独で用いてもよく、2種以上混合して用いてもよい。
特に、人体への健康被害が少ない点により、これらのpH調整剤の中でも、水酸化ナトリウム、水酸化カリウム、水酸化ルビジウム、水酸化セシウム等のアルカリ金属の水酸化物を用いることが好ましく、水酸化カリウムがより好ましい。
1.6.水系媒体
本実施形態に係る化学機械研磨用処理組成物は、水系媒体を含有する。水系媒体は、水を主成分とした溶媒としての役割を果たすことができるものであれば特に制限されない。このような水系媒体としては、水を用いることが好ましい。

1.7.その他の成分
本実施形態に係る化学機械研磨用処理組成物には、さらにノニオン性界面活性剤を添加してもよい。界面活性剤には、化学機械研磨用処理組成物に適度な粘性を付与する効果がある。化学機械研磨用処理組成物の粘度は、25℃において0.5mPa・s以上2mPa・s以下となるように調製することが好ましい。また、本実施形態に係る化学機械研磨用処理組成物を洗浄用組成物として用いる場合には、ノニオン性界面活性剤を添加することにより、CMPスラリー中に含まれていたパーティクルや金属不純物を配線基板上から除去する効果が高まり、より良好な被処理面が得られる場合がある。

ノニオン性界面活性剤としては、例えば、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンセチルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンオレイルエーテル等のポリオキシエチレンアルキルエーテル;ポリオキシエチレンオクチルフェニルエーテル、ポリオキシエチレンノニルフェニルエーテル等のポリオキシエチレンアリールエーテル;ソルビタンモノラウレート、ソルビタンモノパルミテート、ソルビタンモノステアレート等のソルビタン脂肪酸エステル;ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノパルミテート、ポリオキシエチレンソルビタンモノステアレート等のポリオキシエチレンソルビタン脂肪酸エステル等が挙げられる。上記例示したノニオン性界面活性剤は、1種単独で用いてもよく、2種以上混合して用いてもよい。
本実施形態に係る化学機械研磨用処理組成物を化学機械研磨用組成物として用いる場合には、ノニオン性界面活性剤の含有割合は、全質量に対して、好ましくは0.001質量%以上1.0質量%以下、より好ましくは0.002質量%以上0.1質量%以下、特に好ましくは0.003質量%以上0.05質量%以下である。ノニオン性界面活性剤の含有割合が前記範囲にあると、配線基板に用いられる配線材料およびバリアメタル材料の腐食や欠陥の発生を同時に抑制すると共に、配線層を化学機械研磨により平坦化することができる。
本実施形態に係る化学機械研磨用処理組成物を洗浄用組成物として用いる場合には、ノニオン性界面活性剤の含有割合は、好ましくは0.001質量%以上1.0質量%以下、より好ましくは0.002質量%以上0.5質量%以下、特に好ましくは0.003質量%以上0.1質量%以下である。ノニオン性界面活性剤の含有割合が前記範囲にあると、CMPスラリー中に含まれていたパーティクルや金属不純物を配線基板上から除去する効果が高まり、より良好な被洗浄面が得られる場合がある。
1.8.用途
本実施形態に係る化学機械研磨用処理組成物は、化学機械研磨用組成物としてCMPにおいて配線基板を研磨する際に好適に用いることができる。研磨の対象となる配線基板の被研磨面には、銅またはタングステンからなる配線材料と、タンタル、チタン、コバルト、ルテニウム、マンガン、およびこれらの化合物よりなる群から選択される少なくとも1種からなるバリアメタル材料と、を含むことが好ましい。このような配線基板を研磨する場合に、配線材料およびバリアメタル材料の腐食や欠陥の発生を同時に抑制すると共に、研磨速度を低下させることなく、研磨することができる。

また、本実施形態に係る化学機械研磨用処理組成物は、配線基板の線造材として、CMP終了後の配線基板を洗浄する際に好適に用いることができる。洗浄の対象となる配線基板の被洗浄面には、銅またはタングステンからなる配線材料と、タンタル、チタン、コバルト、ルテニウム、マンガン、およびこれらの化合物よりなる群から選択される少なくとも1種からなるバリアメタル材料と、を含むことが好ましい。このような配線基板を洗浄する場合に、配線材料およびバリアメタル材料の腐食や欠陥の発生を同時に抑制すると共に、配線基板上の酸化膜や有機残渣を効率的に除去することができる。
1.9.化学機械研磨用処理組成物の調製方法
本実施形態に係る化学機械研磨用処理組成物の調製方法は、特に制限されないが、例えば(A)成分、(B)成分、必要に応じて(C)成分、(D)成分等を、水系媒体に添加して撹拌・混合することにより各成分を水系媒体に溶解させ、次にpH調整剤を添加して所定のpHに調整する方法が挙げられる。pH調整剤以外の各成分の混合順序や混合方法については特に制限されず、均一に溶解または分散できればどのような方法を適用してもよい。
本実施形態に係る化学機械研磨用処理組成物の調製方法は、特に制限されないが、例えば(A)成分、(B)成分、必要に応じて(C)成分、(D)成分等を、水系媒体に添加して撹拌・混合することにより各成分を水系媒体に溶解させ、次にpH調整剤を添加して所定のpHに調整する方法が挙げられる。pH調整剤以外の各成分の混合順序や混合方法については特に制限されず、均一に溶解または分散できればどのような方法を適用してもよい。
また、本実施形態に係る化学機械研磨用処理組成物は、使用時に水系媒体で希釈して使用することもできる。
2.処理方法
本実施形態に係る化学機械研磨または洗浄方法は、上述の化学機械研磨用処理組成物を用いて化学機械研磨または洗浄する工程を含むことを特徴とする。本実施形態に係る化学機械研磨または洗浄方法は特に限定されないが、一具体例について、図面を用いながら以下詳細に説明する。
本実施形態に係る化学機械研磨または洗浄方法は、上述の化学機械研磨用処理組成物を用いて化学機械研磨または洗浄する工程を含むことを特徴とする。本実施形態に係る化学機械研磨または洗浄方法は特に限定されないが、一具体例について、図面を用いながら以下詳細に説明する。
2.1.配線基板の作製
本実施形態に係る化学機械研磨または洗浄方法を実施する配線基板は、凹部が形成された絶縁膜と、前記凹部内の底面ないし側面を覆うようにして形成されたバリアメタル膜と、前記バリアメタル膜を覆うようにして前記凹部に埋め込まれ、配線となる金属酸化膜と、を備える。この配線基板において、バリアメタル膜の材料が、タンタル、チタン、コバルト、ルテニウム、マンガン、およびこれらの化合物よりなる群から選択される少なくとも1種を含むものであり、凹部に埋め込まれ金属酸化膜が、銅またはタングステンを含む。この配線基板は、次に説明するように、被処理体を、化学機械研磨用組成物を用いた化学機械研磨することで得られる。
本実施形態に係る化学機械研磨または洗浄方法を実施する配線基板は、凹部が形成された絶縁膜と、前記凹部内の底面ないし側面を覆うようにして形成されたバリアメタル膜と、前記バリアメタル膜を覆うようにして前記凹部に埋め込まれ、配線となる金属酸化膜と、を備える。この配線基板において、バリアメタル膜の材料が、タンタル、チタン、コバルト、ルテニウム、マンガン、およびこれらの化合物よりなる群から選択される少なくとも1種を含むものであり、凹部に埋め込まれ金属酸化膜が、銅またはタングステンを含む。この配線基板は、次に説明するように、被処理体を、化学機械研磨用組成物を用いた化学機械研磨することで得られる。
2.2.被処理体
図1は、化学機械研磨に用いられる被処理体を模式的に示した断面図である。まず、図1に示す被処理体100の製造方法について説明する。

(1)まず、低誘電率絶縁膜10を塗布法またはプラズマCVD法により形成する。低誘電率絶縁膜10としては、無機絶縁膜および有機絶縁膜が挙げられる。無機絶縁膜としては、例えば、SiOF膜(k=3.5~3.7)、Si-H含有SiO2膜(k=2.8~3.0)等が挙げられる。有機絶縁膜としては、カーボン含有SiO2膜(k=2.7~2.9)、メチル基含有SiO2膜(k=2.7~2.9)、ポリイミド系膜(k=3.0~3.5)、パリレン系膜(k=2.7~3.0)、テフロン(登録商標)系膜(k=2.0~2.4)、アモルファスカーボン(k=<2.5)等が挙げられる(前記括弧内のkは誘電率を表す)。
低誘電率絶縁膜10の上に、CVD法または熱酸化法を用いて絶縁膜12を形成する。絶縁膜12は、機械的強度の低い低誘電率絶縁膜10を研磨圧力等から保護するために形成された膜であり、いわゆるキャップ層とも呼ばれている。絶縁膜12としては、例えば、真空プロセスで形成された酸化シリコン膜(例えば、PETEOS膜(Plasma Enhanced-TEOS膜)、HDP膜(High Density Plasma Enhanced-TEOS膜)、熱化学気相蒸着法により得られる酸化シリコン膜等)、FSG(Fluorine-doped silicate glass)と呼ばれる絶縁膜、ホウ素リンシリケート膜(BPSG膜)、SiON(Silicon oxynitride)と呼ばれる絶縁膜、Siliconnitride等が挙げられる。
(3)低誘電率絶縁膜10および絶縁膜12を連通するようにエッチングして配線用凹部11を形成する。
(4)CVD法を用いて絶縁膜12の表面ならびに配線用凹部11の底面ないし側面を覆うようにしてバリアメタル膜14を形成する。バリアメタル膜14としては、例えば、タンタル、チタン、コバルト、ルテニウム、マンガン、およびこれらの化合物等が挙げられる。バリアメタル膜14は、これらの1種から形成されることが多いが、タンタル(Ta)と窒化タンタル(TaN)など2種以上を併用することもできる。なお、バリアメタル膜14は、金属酸化膜16として銅(または銅合金)膜を使用する場合には、銅(または銅合金)膜との接着性および銅(または銅合金)膜に対する拡散バリア性に優れる観点から、TaまたはTaNであることが好ましい。
(5)さらにメッキ法を用いてバリアメタル膜14の上に金属をスパッタ法等により堆積させて金属酸化膜16を形成することにより、被処理体100が得られる。金属酸化膜16を形成するための金属としては、銅(または銅合金)やタングステンが挙げられる。
2.3.研磨工程
本実施形態に係る化学機械研磨は、被研磨体を研磨パッドに圧着し、研磨パッド上に化学機械研磨用組成物を供給しながら被研磨体と研磨パッドとを相互に摺動させて、被研磨体を化学的かつ機械的に研磨する技術である。
本実施形態に係る化学機械研磨は、被研磨体を研磨パッドに圧着し、研磨パッド上に化学機械研磨用組成物を供給しながら被研磨体と研磨パッドとを相互に摺動させて、被研磨体を化学的かつ機械的に研磨する技術である。
図2は、第1研磨工程終了後の被処理体を模式的に示す断面図である。図3は、第2研磨工程終了後の被処理体を模式的に示す断面図である。
まず、2.2.で得られた被処理体のバリアメタル膜14の上に堆積した不要な金属酸化膜16をCMPにより除去する(第1研磨工程)。この第1研磨工程では、所定の化学機械研磨用組成物、例えば、砥粒、カルボン酸およびアニオン性界面活性剤等を含む化学機械研磨用組成物を用いてCMPを行う。図2に示すように、CMPによりバリアメタル膜14が表出するまで金属酸化膜16を研磨し続け、バリアメタル膜14が表出したことを確認した上でCMPを一旦停止させる。
続いて、不要なバリアメタル膜14や金属酸化膜16をCMPにより除去する(第2研磨工程)。この第2研磨工程では、上記第1研磨工程と同様のもしくは異なる第2研磨工程用の化学機械研磨用組成物を用いてCMPを行う。図3に示すように、CMPにより低誘電率絶縁膜10が表出するまで不要な膜を研磨し続ける。このようにして、被研磨面の平坦性に優れた配線基板200が得られる。
上記化学機械研磨では、市販の化学機械研磨装置を用いることができる。市販の化学機械研磨装置として、例えば、荏原製作所社製、型式「EPO-112」、「EPO-222」;ラップマスターSFT社製、型式「LGP-510」、「LGP-552」;アプライドマテリアル社製、型式「Mirra」等が挙げられる。
好ましい研磨条件としては、使用する化学機械研磨装置により適宜設定されるべきであるが、例えば化学機械研磨装置として「EPO-112」を使用する場合には下記の条件とすることができる。
・定盤回転数;好ましくは30~120rpm、より好ましくは40~100rpm
・ヘッド回転数;好ましくは30~120rpm、より好ましくは40~100rpm
・定盤回転数/ヘッド回転数比;好ましくは0.5~2、より好ましくは0.7~1.5・研磨圧力;好ましくは60~200gf/cm2、より好ましくは100~150gf/cm2
・化学機械研磨用組成物供給速度;好ましくは50~400mL/分、より好ましくは100~300mL/分
・定盤回転数;好ましくは30~120rpm、より好ましくは40~100rpm
・ヘッド回転数;好ましくは30~120rpm、より好ましくは40~100rpm
・定盤回転数/ヘッド回転数比;好ましくは0.5~2、より好ましくは0.7~1.5・研磨圧力;好ましくは60~200gf/cm2、より好ましくは100~150gf/cm2
・化学機械研磨用組成物供給速度;好ましくは50~400mL/分、より好ましくは100~300mL/分
2.4.洗浄工程
次いで、図3に示す配線基板200の表面(被洗浄面200a)を上述の洗浄用組成物を用いて洗浄する。図3に示すように、被洗浄面200aは、配線材料である金属酸化膜16とバリアメタル材料によって形成されたバリアメタル膜14とが接触する部分も含む。

洗浄方法としては特に制限されないが、配線基板200に上述の洗浄用組成物を直接接触させる方法により行われる。洗浄用組成物を配線基板200被処理体100に直接接触させる方法としては、洗浄槽に洗浄用組成物を満たして配線基板を浸漬させるディップ式;ノズルから配線基板上に洗浄用組成物を流下しながら配線基板を高速回転させるスピン式;配線基板に洗浄用組成物を噴霧して洗浄するスプレー式等の方法が挙げられる。また、このような方法を行うための装置としては、カセットに収容された複数枚の配線基板を同時に洗浄するバッチ式洗浄装置、1枚の配線基板をホルダーに装着して洗浄する枚葉式洗浄装置等が挙げられる。
本実施形態に係る洗浄方法において、洗浄用組成物の温度は、通常室温とされるが、性能を損なわない範囲で加温してもよく、例えば40~70℃程度に加温することができる。
また、上述の洗浄用組成物を配線基板200に直接接触させる方法に加えて、物理力による洗浄方法を併用することも好ましい。これにより、配線基板200に付着したパーティクルによる汚染の除去性が向上し、洗浄時間を短縮することができる。物理力による洗浄方法としては、洗浄ブラシを使用したスクラブ洗浄や超音波洗浄が挙げられる。
さらに、本実施形態に係る洗浄方法による洗浄の前および/または後に、超純水または純水による洗浄を行ってもよい。
本実施形態に係る洗浄方法によれば、CMP終了後の配線材料およびバリアメタル材料が表面に共存する配線基板を洗浄する際に、配線材料およびバリアメタル材料の腐食を抑制すると共に、配線基板上の酸化膜や有機残渣を効率的に除去することができる。また、本実施形態に係る洗浄方法では、上述したように、銅/コバルトおよび銅/窒化タンタルの腐食電位差を小さくできる洗浄用組成物を用いているので、配線材料として銅、バリアメタル材料としてコバルトおよび/または窒化タンタルが共存する配線基板について洗浄処理を行った際に、特に優れた効果を発揮する。
3.実施例
以下、本発明を実施例により説明するが、本発明はこれらの実施例により何ら限定されるものではない。なお、本実施例における「部」および「%」は、特に断らない限り質量基準である。

3.1.化学機械研磨用組成物
3.1.1.化学機械研磨用組成物の調製
ポリエチレン製容器に、イオン交換水と、表1に示す各成分を化学機械研磨用組成物としての濃度が表1になるように入れ、15分間撹拌した。この混合物に、水酸化カリウムとイオン交換水を、化学機械研磨用組成物の全構成成分の合計量が100質量部となるように加えて表1に示すpHとなるように調整した。その後、孔径5μmのフィルターで濾過して、表1に示す各化学機械研磨用組成物を得た。なお、表1において(A’)成分とは、請求の範囲に記載の(A)成分以外の成分として、(A)成分の代わりに、もしくは(A)成分と併用して用いた成分である。(B’)成分についても同様である。
3.1.1.化学機械研磨用組成物の調製
ポリエチレン製容器に、イオン交換水と、表1に示す各成分を化学機械研磨用組成物としての濃度が表1になるように入れ、15分間撹拌した。この混合物に、水酸化カリウムとイオン交換水を、化学機械研磨用組成物の全構成成分の合計量が100質量部となるように加えて表1に示すpHとなるように調整した。その後、孔径5μmのフィルターで濾過して、表1に示す各化学機械研磨用組成物を得た。なお、表1において(A’)成分とは、請求の範囲に記載の(A)成分以外の成分として、(A)成分の代わりに、もしくは(A)成分と併用して用いた成分である。(B’)成分についても同様である。

銅ウエハ試験片をNPS株式会社製、金属膜厚計「RG-5」を用いて予め膜厚を測定し、研磨装置としてラップマスターSFT社製、型式「LM-15C」、研磨パッドとしてロデール・ニッタ株式会社製、「IC1000/K-Groove」を用い、定盤回転数90rpm、ヘッド回転数90rpm、ヘッド押し付け圧3psi、化学機械研磨用組成物供給速度100mL/分の研磨条件で1分間化学機械研磨処理(CMP)した。研磨処理後に再び金属膜厚計「RG-5」を用いて膜厚を測定し、研磨前後の膜厚の差、すなわち化学機械研磨処理により減少した膜厚を算出した。減少した膜厚および研磨時間から研磨速度を算出した。次に、酸化ケイ素膜についてはFILMETRICS社製、エリプソ膜厚計「Model200-0001」を用いて予め膜厚を測定し、研磨装置としてラップマスターSFT社製、型式「LM-15C」、研磨パッドとしてロデール・ニッタ株式会社製、「IC1000/K-Groove」を用い、定盤回転数90rpm、ヘッド回転数90rpm、ヘッド押し付け圧3psi、化学機械研磨用組成物供給速度100mL/分の研磨条件で1分間化学機械研磨処理(CMP)した。研磨処理後に再びエリプソ膜厚計「Model200-0001」を用いて膜厚を測定し、研磨前後の膜厚の差、すなわち化学機械研磨処理により減少した膜厚を算出した。減少した膜厚および研磨時間から研磨速度を算出した。銅ウエハ研磨速度の評価基準は次の通りである。その結果を表1に併せて示す。
○:100Å/min以上を良好な結果と判断する。
×:100Å/min未満を悪い結果と判断する。
3.1.2.1.研磨速度の評価

○:100Å/min以上を良好な結果と判断する。
×:100Å/min未満を悪い結果と判断する。
酸化ケイ素膜研磨速度の評価基準は次の通りである。
○:300Å/min以上を良好な結果と判断する。
×:300Å/min未満を悪い結果と判断する。
○:300Å/min以上を良好な結果と判断する。
×:300Å/min未満を悪い結果と判断する。
3.1.2.2.欠陥評価
銅配線のパターン付き基板(直径8インチのシリコン基板上にPETEOS膜を厚さ5000Å積層させた後、「SEMATECH 854」マスクにてパターン加工し、その上に厚さ250Åのコバルト膜、厚さ1000Åの銅シード膜および厚さ10000Åの銅メッキ膜を順次積層させたテスト用の基板)を、化学機械研磨装置「EPO112」(株式会社荏原製作所製)を用いて、下記の条件で二段階化学機械研磨を実施した。
<第一段目の化学機械研磨>
・化学機械研磨用組成物種:JSR(株)製、「CMS7501/CMS7552」
・研磨パッド:ロデール・ニッタ(株)製、「IC1000/SUBA400」
・定盤回転数:70rpm
・ヘッド回転数:70rpm

<第二段目の化学機械研磨>

・洗浄剤:和光純薬工業(株)製、「CLEAN-100」
・上部ブラシ回転数:100rpm
・下部ブラシ回転数:100rpm
・基板回転数:100rpm
・洗浄剤供給量:300mL/分
・洗浄時間:30秒
銅配線のパターン付き基板(直径8インチのシリコン基板上にPETEOS膜を厚さ5000Å積層させた後、「SEMATECH 854」マスクにてパターン加工し、その上に厚さ250Åのコバルト膜、厚さ1000Åの銅シード膜および厚さ10000Åの銅メッキ膜を順次積層させたテスト用の基板)を、化学機械研磨装置「EPO112」(株式会社荏原製作所製)を用いて、下記の条件で二段階化学機械研磨を実施した。

・ヘッド荷重:250g/cm2
・化学機械研磨用組成物供給速度:200mL/分
・研磨時間:60秒
<ブラシスクラブ洗浄>
・洗浄剤:和光純薬工業(株)製、「CLEAN-100」
・上部ブラシ回転数:100rpm
・下部ブラシ回転数:100rpm
・基板回転数:100rpm
・洗浄剤供給量:300mL/分
・洗浄時間:30秒
上記で得られた基板をウエハ欠陥検査装置(ケーエルエー・テンコール社製、KLA2351)を用いて、被処理面全面の欠陥数を計測した。評価基準は下記の通りである。その結果を表1に併せて示す。
○:基板表面(直径8インチ)全体における欠陥数が250個以下である場合を良好な結果であると判断する。
×:基板表面(直径8インチ)全体における欠陥数が250個を超える場合を悪い結果であると判断する。
○:基板表面(直径8インチ)全体における欠陥数が250個以下である場合を良好な結果であると判断する。
×:基板表面(直径8インチ)全体における欠陥数が250個を超える場合を悪い結果であると判断する。
3.1.2.3.銅の腐食の評価
上記3.1.2.2.で得られた基板表面を光学顕微鏡で観察し、基板表面のdot数を計測することにより腐食の評価を行った。評価基準は下記の通りである。その結果を表1に併せて示す。
○:基板表面(直径8インチ)全体におけるdot数が20個以下である場合を良好な結果であると判断する。
×:基板表面(直径8インチ)全体におけるdot数が20個を超える場合を悪い結果であると判断する。
上記3.1.2.2.で得られた基板表面を光学顕微鏡で観察し、基板表面のdot数を計測することにより腐食の評価を行った。評価基準は下記の通りである。その結果を表1に併せて示す。
○:基板表面(直径8インチ)全体におけるdot数が20個以下である場合を良好な結果であると判断する。
×:基板表面(直径8インチ)全体におけるdot数が20個を超える場合を悪い結果であると判断する。
上表1における下記の成分について補足する。
・ポリアクリル酸(東亜合成社製、商品名ジュリマーAC-10H、Mw=700,000)
・ポリマレイン酸(日油社製、商品名ノンポールPWA-50W、Mw=2,000)
・ポリビニルアルコール(クラレ社製、商品名PVA405、Mw=26,000)
・ポリエチレンイミン(日本触媒社製、商品名エポミンP-1000、Mw=70,000)
・ポリアクリル酸(東亜合成社製、商品名ジュリマーAC-10H、Mw=700,000)
・ポリマレイン酸(日油社製、商品名ノンポールPWA-50W、Mw=2,000)
・ポリビニルアルコール(クラレ社製、商品名PVA405、Mw=26,000)
・ポリエチレンイミン(日本触媒社製、商品名エポミンP-1000、Mw=70,000)
上表1から明らかなように、実施例1~3に係る化学機械研磨用組成物を用いた場合には、いずれも研磨速度の維持と共に、基板表面の腐食が抑制されて欠陥数も少なく被研磨面の良好な研磨性を実現することができた。これに対し、比較例1~5では、研磨速度の維持と腐食の防止を両立させることができなかった。このように、(A)成分と(B)成分の間に協働効果が働くことによって、良好な腐食抑制能と研磨速度が得られることが示された。
3.2.洗浄用組成物
3.2.1.洗浄用組成物の調製
ポリエチレン製容器に、イオン交換水と、表2および表3に示す水酸化カリウム以外の各成分を洗浄用組成物としての濃度が表2または表3になるように入れ、15分間撹拌した。この混合物に、水酸化カリウムとイオン交換水を全構成成分の合計量が100質量部となるように加え表2または表3に示すpHとなるように調整した。その後、孔径5μmのフィルターで濾過して、表2または表3に示す各洗浄用組成物を得た。pHは、株式会社堀場製作所製のpHメーター「F52」を用いて測定した。なお、表2、3において(A’)成分とは、請求の範囲に記載の(A)成分以外の成分として、(A)成分の代わりに、もしくは(A)成分と併用して用いた成分である。(B’)成分についても同様である。
3.2.1.洗浄用組成物の調製
ポリエチレン製容器に、イオン交換水と、表2および表3に示す水酸化カリウム以外の各成分を洗浄用組成物としての濃度が表2または表3になるように入れ、15分間撹拌した。この混合物に、水酸化カリウムとイオン交換水を全構成成分の合計量が100質量部となるように加え表2または表3に示すpHとなるように調整した。その後、孔径5μmのフィルターで濾過して、表2または表3に示す各洗浄用組成物を得た。pHは、株式会社堀場製作所製のpHメーター「F52」を用いて測定した。なお、表2、3において(A’)成分とは、請求の範囲に記載の(A)成分以外の成分として、(A)成分の代わりに、もしくは(A)成分と併用して用いた成分である。(B’)成分についても同様である。
3.2.2.洗浄試験に用いる配線基板の作製

3.2.2.1.化学機械研磨

3.2.2.2.洗浄
上記化学機械研磨に続いて、研磨後の基板表面を、下記の条件で定盤上洗浄し、さらにブラシスクラブ洗浄した。

・洗浄剤:上記で調製した洗浄用組成物
・ヘッド回転数:70rpm
・ヘッド荷重:100g/cm2
・定盤回転数:70rpm
・洗浄用組成物供給速度:300mL/分
・洗浄時間:30秒

・洗浄剤:上記で調製した洗浄用組成物
・上部ブラシ回転数:100rpm
・下部ブラシ回転数:100rpm
・基板回転数:100rpm
・洗浄用組成物供給速度:300mL/分
・洗浄時間:30秒
上記化学機械研磨に続いて、研磨後の基板表面を、下記の条件で定盤上洗浄し、さらにブラシスクラブ洗浄した。

・洗浄剤:上記で調製した洗浄用組成物
・ヘッド回転数:70rpm
・ヘッド荷重:100g/cm2
・定盤回転数:70rpm
・洗浄用組成物供給速度:300mL/分
・洗浄時間:30秒
<ブラシスクラブ洗浄>
・洗浄剤:上記で調製した洗浄用組成物
・上部ブラシ回転数:100rpm
・下部ブラシ回転数:100rpm
・基板回転数:100rpm
・洗浄用組成物供給速度:300mL/分
・洗浄時間:30秒
3.2.3.評価方法
3.2.3.1.欠陥評価(洗浄評価)
上記3.2.2.2.で得られた洗浄後の基板表面をウエハ欠陥検査装置(ケーエルエー・テンコール社製、KLA2351)を用いて、被処理面全面の欠陥数を計測した。評価基準は下記の通りである。その結果を表2および表3に併せて示す。
○:基板表面(直径8インチ)全体における欠陥数が250個以下である場合を特に良好な結果と判断する。
△:基板表面(直径8インチ)全体における欠陥数が250個を超え500個以下である場合を良好な結果と判断する。
×:基板表面(直径8インチ)全体における欠陥数が500個を超える場合を悪い結果と判断する。
3.2.3.1.欠陥評価(洗浄評価)
上記3.2.2.2.で得られた洗浄後の基板表面をウエハ欠陥検査装置(ケーエルエー・テンコール社製、KLA2351)を用いて、被処理面全面の欠陥数を計測した。評価基準は下記の通りである。その結果を表2および表3に併せて示す。
○:基板表面(直径8インチ)全体における欠陥数が250個以下である場合を特に良好な結果と判断する。
△:基板表面(直径8インチ)全体における欠陥数が250個を超え500個以下である場合を良好な結果と判断する。
×:基板表面(直径8インチ)全体における欠陥数が500個を超える場合を悪い結果と判断する。
3.2.3.2.銅の腐食の評価
上記3.2.2.2.で得られた基板の表面を光学顕微鏡で観察し、dot数を計測することにより腐食の評価を行った。評価基準は下記の通りである。その結果を表2および表3に併せて示す。
○:基板表面(直径8インチ)全体におけるdot数が20個以下であり、かつ、目視で曇りがない場合を特に良好な結果と判断する。
△:基板表面(直径8インチ)全体におけるdot数が20個を超え50個以下であり、かつ、目視で曇りが無い場合を良好な結果と判断する。
×:基板表面(直径8インチ)全体におけるdot数が50個を超える、または、目視で曇りが観察される、の何れかに相当する場合を悪い結果と判断する。
上記3.2.2.2.で得られた基板の表面を光学顕微鏡で観察し、dot数を計測することにより腐食の評価を行った。評価基準は下記の通りである。その結果を表2および表3に併せて示す。
○:基板表面(直径8インチ)全体におけるdot数が20個以下であり、かつ、目視で曇りがない場合を特に良好な結果と判断する。
△:基板表面(直径8インチ)全体におけるdot数が20個を超え50個以下であり、かつ、目視で曇りが無い場合を良好な結果と判断する。
×:基板表面(直径8インチ)全体におけるdot数が50個を超える、または、目視で曇りが観察される、の何れかに相当する場合を悪い結果と判断する。

上表2から明らかなように、実施例4~20に係る洗浄用組成物を用いた場合には、いずれも基板表面の腐食が防止されて欠陥数も少なく、被洗浄面の良好な洗浄性を実現することができた。一方、上表3から明らかなように、比較例6~17に係る洗浄用組成物を用いた場合には、腐食の防止と良好な洗浄性を両立させることができなかった。このように、(A)成分と(B)成分の間に協働効果が働くことによって、良好な腐食抑制能と洗浄効果を発現することが示された。
本発明は、上述した実施形態に限定されるものではなく、種々の変形が可能である。例えば、本発明は、実施形態で説明した構成と実質的に同一の構成(例えば、機能、方法および結果が同一の構成、あるいは目的および効果が同一の構成)を含む。また、本発明は、実施形態で説明した構成の本質的でない部分を置き換えた構成を含む。また、本発明は、実施形態で説明した構成と同一の作用効果を奏する構成または同一の目的を達成することができる構成を含む。また、本発明は、実施形態で説明した構成に公知技術を付加した構成を含む。

Claims (13)
- さらに(C)アミン化合物を含有する、請求項1に記載の化学機械研磨用処理組成物。
- pHが9以上である、請求項1または請求項2に記載の化学機械研磨用処理組成物。
- 前記(A)成分が、セリン、トレオニン、トリプトファン、チロシン、アスパラギン酸、グルタミン酸、ヒスチジン、アルギニン、リシン、2-アミノ‐3-アミノプロパン酸、およびヒドロキシフェニル乳酸よりなる群から選択される少なくとも1種である、請求項1ないし請求項3のいずれか一項に記載の化学機械研磨用処理組成物。
- 前記(B)成分が、アクリル酸、メタクリル酸、マレイン酸、イタコン酸、およびスチレンスルホン酸、またはこれらの誘導体を繰り返し単位として含む水溶性高分子よりなる群から選択される少なくとも1種である、請求項1ないし請求項4のいずれか一項に記載の化学機械研磨用処理組成物。
- 前記(C)成分が、アルカノールアミンである、請求項2ないし請求項5のいずれか一項に記載の化学機械研磨用処理組成物。
- 前記化学機械研磨用処理組成物が、配線基板の被処理面を処理するために用いられ、
前記配線基板は、銅またはタングステンからなる配線材料と、タンタル、チタン、コバルト、ルテニウム、マンガン、およびこれらの化合物よりなる群から選択される少なくとも1種からなるバリアメタル材料と、を被処理面に含む、請求項1ないし請求項6のいずれか1項に記載の化学機械研磨用処理組成物。 - 前記被処理面は、前記配線材料と前記バリアメタル材料とが接触する部分とを含む、請求項7に記載の化学機械研磨用処理組成物。
- 前記化学機械研磨用処理組成物が、前記被処理面を洗浄するための洗浄用組成物である、請求項7または請求項8に記載の化学機械研磨用処理組成物。
- さらに(D)砥粒を含有する、請求項1ないし請求項8のいずれか一項に記載の化学機械研磨用組成物。
- 前記化学機械研磨用処理組成物が、前記被処理面を研磨するための化学機械研磨用組成物である、請求項10に記載の化学機械研磨用処理組成物。
