[0001] 本发明涉及发光二极管制备技术领域, 特别涉及一种发光元件的制备方法。
背景技术
[0002] 发光二极管具有节能、 环保、 寿命长等优点, 已经广泛应用于 LCD背光、 户外 显示、 景观照明以及普通照明等领域。 目前主要的蓝、 绿光发光器件为氮化物 半导体, 其外延生长主要有同质外延生长和异质外延生长, 同质外延生长采用 与氮化物半导体晶格匹配的衬底进行生长, 如 GaN衬底, 异质外延生长采用与氮 化物半导体晶格失配的衬底进行生长, 如蓝宝石衬底、 硅衬底等。
[0003] 由于同质外延生长衬底一般成本较高, 目前主要以异质外延生长衬底为主。 由 于异质衬底与氮化物半导体层彼此间的晶格应力相当大, 目前工艺常在衬底上 生长一氮化 (铝)镓的低温非晶格层, 随之再生长高质量氮化镓层藉此将应立即产 生的缺陷逐步改善。 但是采用该方法形成的外延结构的缺陷密度仍高达 1x10 〜lxl0 i。 且造成载流子泄漏和非辐射复合中心的增多, 降低了器件的内量 子效率。

[0004] 针对上述问题, 本发明提出了一种发光元件的制备方法, 生长氮化镓于已镀制 A1N的平片或图形衬底上, 再进行特殊的热处理藉此改善材料间应力的问题, 进 而改善此应力所造成的外延片翘曲, 提高发光元件的外延质量, 改善发光元件 的发光效率。

具体实施方式

[0035] 附图 1〜4公开了本发明第一个较佳实施例,。 一种发光元件的制备方法, 首先提 供衬底 1, 可为蓝宝石、 硅、 碳化硅等, 此处优选蓝宝石平片衬底, 将其置入 PV D腔室, 调节腔室温度为 300〜600°C, 压力为 2〜10mtorr, 利用 PVD法沉积厚度 为 10〜350nm的 A1N膜层 2, 沉积结束后将镀有 A1N膜层 2的衬底转入 CVD腔室, 并调节腔室温度为 400〜600° (:, 通入金属源、 NH3、 H2外延生长 Al xGa x N (0<x<l) 层 3, 该层厚度为 10〜1000埃, 覆盖于衬底表面, 图 1显示了生长 Al x Ga !_XN (0<x<l) 层后结构示意图。
[0036] 在 Al xGa i— XN (0<x<l) 层 3沉积结束后, 进行退火处理使 Al xGa XN (0<x<l) 层 3形成不规则状形貌或岛状形貌, 其结构示意图如图 2所示。 图 4为本实施之发 光元件制备过程中随着吋间的变化, NH 3、 金属源、 H 2阀件开 (on) /关 (off) 状态以及温度变化之间的关系示意图, 其显示了退火步骤中反应腔的通入源和 温度变化。 在本实施例中, 釆用 H 2氛围与 NH 3氛围组合式的退火处理方法, 包 括退火步骤, 具体如下: 首先在 H 2仍通入状态下关闭金属源及 NH 3, 将腔室温 度在 5〜500s内由 Al xGa ^N (0<x<l) 层 3的生长温度 (400〜600°C) 升高至 400 〜1200°C, 进行第一阶段退火处理, 此 H2氛围退火处理步骤中, 优选升温速率 为 180〜220s内由 500°C升温至 850°C; 随后通入 NH 3, 持续升温至 400〜1200°C进 行第二阶段退火处理, 此 ?《1 3氛围退火处理步骤中, 优选升温速率为 180〜210s 内由 850°C升温至 1200° (:, 最终形成不规则形貌。
[0037] 随后调节腔室温度为 950〜1150°C, 通入金属源在此不规则状或岛状面上继沉 积 GaN层 4, 在 GaN层 4上沉积 n型层 5、 发光层 6和 P型层 7 , 其结构示意图如图 3所 示。
[0038] 本实例中, A1N膜层 2采用具有等向性沉积特性的 PVD法镀制所得, 具有多晶格 特性, 其晶格质量和均匀性优于一般 MOCVD所生长的低温缓冲层, 故在此膜层

N (0<x<l) 层吋 3 , 其材料致密性及均匀性均优于在衬底上生长的 Al xGa i— XN (θ <x<l) 层, 当使用常规高温退火条件时, 无法达到理想的重结晶形貌, 虽然可 以缓冲部分 GaN层 4与 A1N膜层 2间的晶格匹配差异造成的应力异常, 但其缓冲能 力却有所限制, 无法更好的改善其应力造成的外延片翘曲异常, 故本实施例中 采用 H 2氛围与 NH 3氛围组合式的退火处理方法。 在退火过程中, 加入纯 H 2氛围 退火条件, 其蚀刻程度强于纯 NH 3氛围的退火处理, 故可促使 Al xGa i— SN层 3表面 形成不规则状或岛状形貌 (参看附图 2) , 可以有效降低后续外延层与 A1N膜层 2 间的应力, 改善其应力造成的外延片翘曲异常, 提高发光元件的外延层质量, 改善外延片的波长均匀性, 增加发光元件的发光效率。

[0040] 参看附图 5和 6 , 本实施例与实施例 1的区别在于: 退火处理过程为全 H 2氛围, 即在 H 2仍通入状态下关闭金属源及 NH3 , 将腔室温度在 5〜500s内由 Al ,Ga ,_XN
(0<x<l) 层 3的生长温度 (400〜600) 升高至 400〜1200°C, 进行退火处理, 此 H2氛围退火处理步骤中, 优选升温速率为 400〜450s内由 500°C升温至 1200°C; 因为 H 2蚀刻强度较 NH 3更为明显, 故在升温时, Al xGa i—xN (0<x<l) 层 3进行重 结晶, 同时 H 2对所形成的 Al xGa 层 3进行蚀刻, 当部分厚度偏薄的 Al xGa 层 3被蚀刻完而暴露出下层 A1N膜层 2时, H 2持续蚀刻 A1N膜层 2, 使其表面形成 过蚀刻的不平状形貌, 则后续沉积 GaN层 4时, 过蚀刻的 A1N膜层表面 GaN层 4生 长速率低于退火后的岛状或不规则状 Al xGa ,—xN层 3表面的 Ga 层 4的生长速率, 从而有效缓冲后续外延层与 A1N膜层 2间应力。

[0042] 请参看附图 7〜9, 本实施例与实施例 1的区别在于, 采用图形化衬底 1 , 优选凸 状图形化衬底, 其可为湿法蚀刻制备或干法蚀刻制备形成的平台型、 锥形或柱 形等凸起的周期性排列图形。 首先将图形化衬底 1置入 PVD腔室, 沉积 A1N膜层 2 , 后将镀有 A1N膜层 2的衬底转入 CVD腔室, 外延生长 Al xGa i_xN (0<x<l ) 层 3 , 覆盖于衬底图形的底部间隔面 11、 图形顶面 12及侧壁 13处, 其结构示意图如 图 7所示。 接着采用^1 2氛围与 NH 3氛围组合式进行退火处理, 具体退火方法和条
件可参考实施例 1 , 利用 H 2的较强蚀刻性能及高温度条件对图形的底部间隔面、 图形顶面及侧壁的的 Al sGa XN层 3实行蚀刻和重结晶, 因图形侧壁及顶部的 Al x Ga i— XN层厚度较图形底部间隔面的 Al sGa i—xN层偏薄, 故经此步骤处理后, 图形 侧壁及顶面的 Al xGa 层可有效被去除, 而图形底部间隔面的 Al xGa XN层则经 过蚀刻及重结晶形成不规则状或岛状形貌, 其结构示意图如图 8所示。 最后, 在 不规则状或岛状形貌的 Al xGa 层 3上继续生长 Ga 层 4 , 在 GaN层 4上沉积 n型 层 5、 发光层 6和 P型层 7, 其结构示意图如图 9所示。
[0043] 在本实施例中, 在图形化衬底 1上依次形成 A1N膜层 2和 Al xGa i— XN层 3后, 如果 继续外延生长 GaN层 4, 则图形底部间隔处 11与顶面 12、 侧壁处 13容易进行竞相 生长, 使得后续外延层表面及内部产生缺陷, 造成漏电流增加, 影响发光元件 的质量; 而如果釆用常规高温退火处理 (即在 1^11 3氛围中进行退火处理) , 亦 无法有效清除侧壁及顶面的 Al xGa 层 3 , 且图形间隔处的 Al xGa 层也无法 形成有效的蚀刻及重结晶层; 而本实施例中, 釆用采用H 2氛围与 ?《1 3氛围组合 式进行退火处理, 图形侧壁及顶面的 Al xGa i— ΧΝ层可有效被去除, 而图形底部间 隔面的 Al xGa 层 3则经过蚀刻及重结晶形成不规则状或岛状形貌, 后续再继续 沉积外延层时, 有效缓冲其与 A1N膜层 2之间的应力, 并改善竞相生长产生的缺 陷, 减少漏电流异常, 提高发光元件的晶体质量, 提升发光效率。
[0044] 当然, 根据实际生产需要的 A Ga ^N层 3退火后的具体形貌, 可灵活调节 H 2氛 围与 NH 3氛围的处理时间及处理温度组合, 得到所需退火后的 Al xGa SN层表面 形貌状态, 达到最佳缓冲应力效果。

Claims
权利要求书
一种发光元件的制备方法, 包括,
1) 提供衬底;
2) 利用 PVD法在所述衬底表面沉积 A1N层;
3) 通入金属源和 NH3, 利用 MOCVD法在所述 A1N层表面沉积 AlxGa !-xN (0<x<l) 层;
4) 对所述 AlxGa i— XN层进行退火处理, 形成不规则状形貌 AlxGai— XN 层或岛状形貌 AlxGa i— XN层, 具体为: 关闭金属源和 NH3, 保持 112持 续通入, 升高腔室温度, 在^氛围中对所述^^^—^层进行退火处 理; 后持续升高温度并在 H2通入的条件下再通入 NH3, 在 NH3/H 合氛围中继续对所述 AlxGa 层进行退火处理;
5) 在所述退火后的 Al xGa XN层表面沉积 GaN层;
6) 在所述 Ga 层表面沉积 n型层、 发光层和 P型层。
根据权利要求 1所述的一种发光元件的制备方法, 其特征在于: 所述 H 2氛围退火温度为 400〜1200°C, 时间为 100〜600s。
根据权利要求 1所述的一种发光元件的制备方法, 其特征在于: 所述 NH 3/H 2混合氛围退火温度为 400〜1200°C, 时间为 100〜500s。
根据权利要求 1所述的一种发光元件的制备方法, 其特征在于: 所述 H 2氛围退火设定时间与 NH 3/H 2混合氛围退火时间之和为 200s〜600s

AlxGalxN (0<x<l) 层生长温度为 400〜600° (:。

AlxGalxN (0<x<l) 层厚度为 10〜1000埃。
[权利要求 7] 根据权利要求 1所述的一种发光元件的制备方法, 其特征在于: 所述
A1N层厚度为 10〜350埃。
[权利要求 8] 根据权利要求 1所述的一种发光元件的制备方法, 其特征在于: 所述 退火处理结束后调节腔室温度为 950〜1150°C沉积 GaN层。
[权利要求 9] 根据权利要求 1所述的一种发光元件的制备方法, 其特征在于: 所述 衬底为平片、 凸状图形化衬底或凹状图形化衬底。
[权利要求 10] —种发光元件的制备方法, 包括,
1) 提供衬底;
2) 利用 PVD法在所述衬底表面沉积 A1N层;
3) 通入金属源和 NH3, 利用 MOCVD法在所述 A1N层表面沉积 AlxGa !-x (0<x<l) 层;
4) 对所述 AlxGa i— XN层进行退火处理, 形成不规则状形貌 AlxGai_xN 层或岛状形貌 AlxGa i— XN层, 具体为: 关闭金属源和 NH3, 保持 112持 续通入, 升高腔室温度, 在^12氛围中对所述 AlxGa i— XN层进行退火处 理;
5) 在所述退火后的 Al xGa XN层表面沉积 GaN层;
6) 在所述 GaN层表面沉积 n型层、 发光层和 P型层。
[权利要求 11] 根据权利要求 10所述的一种发光元件的制备方法, 其特征在于: 所述
H 2氛围退火温度为 400〜1200° (:, 时间为 100〜600s。
[权利要求 12] 根据权利要求 10所述的一种发光元件的制备方法, 其特征在于: 所述
AlxGalxN (0<x<l) 层生长温度为 400〜600° (:。
[权利要求 13] 根据权利要求 10所述的一种发光元件的制备方法, 其特征在于: 所述
AlxGalxN (0<x<l) 层厚度为 10〜1000埃。
[权利要求 14] 根据权利要求 10所述的一种发光元件的制备方法, 其特征在于: 所述
A1N层厚度为 10〜350埃。
[权利要求 15] 根据权利要求 10所述的一种发光元件的制备方法, 其特征在于: 所述 退火处理结束后调节腔室温度为 950〜1150°C沉积 GaN层。
