刻蚀设备及其上部电极 技术领域
本发明的实施例涉及一种刻蚀设备及其上部电极。 背景技术
干法刻蚀是使用等离子体与未被掩模层覆盖的膜层材质反应来剥离、 去 除这部分膜层材质从而得到一定图形的一种微加工方法。
现有的一种干法刻蚀设备釆用下部电极以及如图 1 所示的上部电极 10 来产生等离子体等。 电极孔 1 (图中的点)分布非常规律地布满整个上部电 极 10。这种电极孔 1的分布方式没有与所刻蚀膜层的材质相结合起来进行设 置, 可能不适用与被刻蚀的膜层材质, 艮容易造成刻蚀后的刻蚀率均一性过 大, 影响刻蚀的效果。 整张玻璃基板的刻蚀率均一性=刻蚀率最大值-刻蚀率 最小值 /2 (刻蚀率平均值) 。 发明内容
本发明实施例提供了一种刻蚀设备及其上部电极, 用以改善刻蚀后膜层 的刻蚀率均一性。
本发明的一个方面提供了一种刻蚀设备的上部电极, 所述上部电极上设 有多个电极孔, 所述上部电极至少包括彼此并列的第一区域和第二区域, 所 述电极孔在所述第一区域的分布密度和所述电极孔在所述第二区域的分布密 度不同。
本发明的另一个方面提供了一种刻蚀设备, 包括上述的上部电极。
本发明实施例, 根据所刻蚀的膜层材质不同, 改变上部电极上的电极孔 的设置区域和电极孔间的间隔, 从而实现了改善刻蚀均一性。 附图说明

为使本发明实施例的目的、 技术方案和优点更加清楚, 下面将结合本发 明实施例的附图,对本发明实施例的技术方案进行清楚、 完整地描述。显然, 所描述的实施例是本发明的一部分实施例, 而不是全部的实施例。 基于所描 述的本发明的实施例, 本领域普通技术人员在无需创造性劳动的前提下所获 得的所有其他实施例, 都属于本发明保护的范围。

本发明实施例提供了一种上部电极及具有其的刻蚀设备, 用以改善刻蚀 后膜层的刻蚀率均一性。
本发明实施例提供的一种刻蚀设备的上部电极, 所述上部电极上设有多 个电极孔, 通过所述电极孔用以输送刻蚀所需的气体, 所述上部电极至少包
括彼此并列的第一区域和第二区域, 所述电极孔在所述第一区域的分布密度 和所述电极孔在所述第二区域的分布密度不同。 例如, 可根据刻蚀的不同的 膜层材质决定第一区域和第二区域的分布区域和其上电极孔分布密度; 在一 些情况下, 所述第一区域和所述第二区域的电极孔分布密度甚至可以为零。 所述第一区域和所述第二区域的大小以及其中的电极孔分布密度都可以通过 反复试验进行多次调整, 目的是通过改变上部电极上的电极孔的设置区域和 电极孔间的间隔, 改变刻蚀过程中, 所用刻蚀气体的密度, 进而减小率刻蚀 均一性。
例如,所述多个电极孔在所述第一区域优选呈矩阵分布,便于加工生产。 电极孔本身的形状可以为任何适当的形状, 例如圓形、 正方形、 三角形等, 其大小 (例如直径、 边长等)可以根据需要确定。
本说明之中, "电极孔分布密度" 定义在电极孔大小不变基础上, 指单 位面积内电极孔的个数。 该第一区域和第二区域位于刻蚀设备的工作区域之 中, 彼此并列 (即非包含或部分包含) , 且都至少具有大于一个电极孔所占 据的大小 (即面积) 。
实施例一
本实施例中选取的将被刻蚀的膜层材质为 SiNx (氮化硅), 相应地使用的 刻蚀气体是 02(氧气)和 SF6(六氟化硫)的混合气体。
为了比较, 首先, 釆用例如图 1所示的布满电极孔 1且电极孔 1之间的 间距相等的上部电极 100对形成在基板上的 SiNx膜层进行刻蚀, 所得到的 刻蚀率均一性经测量、 计算后可得为 36%左右。 如图 2所示, 图中浅色的部 分处由于刻蚀率过大造成了刻蚀率均一性不佳的问题。
根据图 2的刻蚀率分布图, 发明人将对应的上部电极釆用图 3所示的上 部电极 100, 在刻蚀率过高的区域(第二区域 20 ) 中不再设置电极孔 1 , 以 降低这部分区域的刻蚀率; 而且上部电极 100上的其余区域(第一区域 10 ) 仍然按照例如图 1所示的上部电极 10中电极孔的密度设置电极孔 1。经过实 验后, 所得到的刻蚀率均一性大约为 24%, 相对于使用图 1所示的上部电极 的刻蚀率均一性降低了一半左右, 从而达到了改善刻蚀率均一性的目的。
所述上部电极 100的形状和大小可以根据需要设置, 一般为长方形; 所 述第一区域 10和第二区域 20的形状和大小也可根据需要进行设置, 如图 3
所示, 可以为不规则图形。
例如, 为了实施方便所述上部电极一般设置为正方形或长方形, 可釆用 尺寸为 1007*1087.5mm的长方形上部电极,
以下提供几种上部电极釆取尺寸为 1007mm* 1087.5mm时的其他示例。 如图 4所示,所述第一区域 10设置在所述上部电极 100中部,其中按照 一定密度设置电极孔 1;所述第二区域 20为电极孔分布密度为零的空白区域, 设在所述第一区域 10的***。 图 4所示的上部电极包括 4个空白区域, 即 4 个第二区域 20, 分别设置在所述上部电极的四个边角部位; 例如, 所述空白 区域的边长可以为 a=b=250mm~300mm。
在上述情况下, 根据需要, 所述上部电极的中部除了设置第一区域 10 夕卜, 也可设有所述空白区域。 在另一个示例中, 如图 5所示, 在所述第一区 域 10的中心部位设置了空白区域, 即第二区域 20。 例如, 本图 5中所述空 白区 i或的边长可以设置为 c=250mm~300mm, d=400mm~600mm。
如图 6所示,在另一个示例中,所述第一区域 10设在所述上部电极的中 心部位, 其它区域全部为空白区域(即第二区域 20 )就可以达到艮好的处理 结果。在本图 6中,例如,所述第一区域 10的边长可以为 e=f=400mm~500mm。
此外, 发明人还对以下膜层材质进行了实验。
实施例二, 选取的被刻蚀的膜层材质为 PR胶 (光刻胶), 使用的刻蚀气 体为 02、 SF6, 釆用如图 4所述的上部电极, 相比于图 1所示的上部电极, 刻蚀率均一性降低约 5%。
实施例三,选取的被刻蚀的膜层材质为 Mo (钼 使用的刻蚀气体为 02、 SF6、 C12 (氯气) , 釆用如图 5所述的上部电极, 相比于图 1所示的上部电 极, 刻蚀率均一性降低约 15%。
实施例四, 选取的被刻蚀的膜层材质为 Si(硅), 使用的刻蚀气体为 C12、 SF6, 釆用如图 6所述的上部电极, 相比于图 1所示的上部电极, 刻蚀率均 一性降低约 5%。
更佳地, 为了便于实施, 电极孔 1在所述第一区域 10呈矩阵分布。 更佳地,为了便于设置,电极孔 1在可所述第一区域 10中分布密度均匀, 相邻电极孔之间的距离相等。 例如, 孔间距可为 5mm~20mm。
由于改变相邻电极孔的间距有助于刻蚀率均一性的降低, 所述电极孔在
所述第二区域中的分布密度不均,例如,每相邻两行电极孔之间的行距不等、 每相邻两列电极孔之间的列距不等。 在一个示例中, 如图 7所示, 也可以釆 取所述第一区域 10设在所述上部电极的中部, 所述第二区域 20设在所述第 一区域 10 的***。 例如, 第一区域 10 中电极孔 1 的孔间距固定, 可为 5mm~20mm; 第二区域 20中的电极孔 1的孔间距相对于该上部电极中心的 距离逐渐扩大, 可为 10mm~40mm。
在上述示例中, 电极孔可以为圓形孔或方形孔, 也可以根据需要设置为 其它形状的电极孔; 在选用圓形孔时, 圓形孔的直径可以为 0.3mm~lmm。
例如, 当圓形孔直径为 0.3mm 时, 第一区域和第二区域至少大于 0.07mm2。
本发明的另一个实施例还提供一种刻蚀设备, 包括上述任一技术方案所 述的上部电极, 能够明显改善膜层材质的刻蚀率均一性。 在如图 8所示的实 施例之中, 刻蚀设备包括上部电极 37、 下部电极 35、 支撑台 33等, 下部电 极 35设置在支撑台 33上。 该上部电极 37和下部电极 35设置在刻蚀设备的 腔体内, 彼此相对设置从而定义了刻蚀区域 40; 支撑台 33用于支撑被刻蚀 的膜层材料 36。该上部电极 37上设置的电极孔 32用于通过刻蚀气体 31 ,以 使其被注入刻蚀区域 40。 当在上部电极 37和下部电极 35之间施加电压时, 刻蚀气体在所产生的电场的作用下产生等离子体, 用于刻蚀。
此外, 该蚀设备还与高压射频电源发生器 39以及电源匹配器 34相连, 以进行供电。 刻蚀设备还可以包括泵 38, 以实现刻蚀设备的内部真空。
以上所述仅是本发明的示范性实施方式, 而非用于限制本发明的保护范 围, 本发明的保护范围由所附的权利要求确定。

1、 一种刻蚀设备的上部电极, 所述上部电极上设有多个电极孔, 其中, 所述上部电极至少包括彼此并列的第一区域和第二区域, 所述电极孔在所述 第一区域的分布密度和所述电极孔在所述第二区域的分布密度不同。
2、如权利要求 1所述的上部电极, 其中, 所述多个电极孔在所述第一区 域呈矩阵分布。
3、如权利要求 1或 2所述的上部电极, 其中, 所述电极孔在所述第一区 域分布密度均勾, 相邻电极孔之间的距离相等。
4、 如权利要求 1-3任一所述的上部电极, 其中, 所述电极孔在所述第二 区域分布密度不均。
