Abstract
Die Erfindung betrifft eine Diode (1) zwischen deren Elektroden (9, 3) eine selbstorganisierende Monolage (7) sowie eine Halbleiterschicht (5) angeordnet sind. Die Erfindung betrifft ferner die Verwendung selbstorganisierender Monolagen (7) zur Herstellung von Dioden (1).

Beschreibung
Die Erfindung betrifft eine Diode zwischen deren Elektroden eine selbstorganisierende Mo- nolage sowie eine Halbleiterschicht angeordnet sind. Die Erfindung betrifft ferner die Verwendung selbstorganisierender Monolagen zur Herstellung von Dioden.
Dioden sind diskrete Standardbauteile, welche heutzutage in fast jeder elektronischen Schaltung zum Einsatz kommen. Sie gehören zu der Gruppe der Halbleiterbauelemente mit zw e i Anschlüssen und besitzen eine nicht-lineare Kennlinie im Strom- Spannungsdiagramm. Die Dioden erlauben den Stromfluss oft nur in einer Richtung, und verhalten sich bei entgegengesetzt angelegter Spannung unterhalb der Durchbruchsspannung wie ein Isolator, dadurch kommt es zur Gleichrichtung von Wechselspannung, da der Strom die Diode nur in einer Richtung passieren kann.
Im Stand der Technik sind im Wesentlichen zwei Typen von Dioden bekannt, solche die einen pn-Übergang nutzen und Schottky-Dioden. Dioden auf Basis organischen Halbleitermaterials basieren, aufgrund des Mangels an n-halbleitenden Materialien, meist auf dem Prinzip des Schottky-Kontaktes, der zwischen Metallen und Halbleitern auftritt. Um eine Diode nach diesem Prinzip herzustellen, ist es notwendig, die jeweiligen Austrittsarbeiten der verwendeten Metalle auf das Bänderschema des Halbleiters anzupassen. Zu diesem Zwecke benötigt man einen Übergang der die Injektion der frei beweglichen Ladungsträger in das Halbleitermaterial gestattet und einen weiteren Übergang, der sie in umgekehrter Richtung sperrt.
Bekannt sind Schottky-Dioden beispielsweise aus der DE-C 197 05 728. In diesem Dokument wird eine Diode beschrieben, die mit einem ringförmigen Halbleiterbereich des zweiten Dosierungstyps, auch Guard-Ring genannt, versehen ist. Dieser Guard-Ring bewirkt, dass die Sperrspannung, die bei einer normalen Schottky-Diode niedrig ist, wesentlich erhöht wird. Das Spannungsdurchbruchverhalten wird dadurch gegenüber der gewöhnlichen Schottky-Diode wesentlich verbessert.
Eine Diode, für deren Elektroden das gleiche Material verwendet werden kann, wird in dem US-Patent US-B 6,169,291 beschrieben. Hierbei sind die Metallelektroden durch eine definierte organische Zwischenschicht getrennt, deren Moleküle zwitterionische Eigenschaften aufweisen.
Ausgehend von dem Stand der Technik liegt der vorliegenden Erfindung die Aufgabe zugrunde, eine Diode zur Verfügung zu stellen, die einfach herzustellen ist. Darüber hinaus
ist es Aufgabe der Erfindung, eine Diode zur Verfügung zu stellen, bei der die Austrittsarbeiten der für die Elektrodenschichten verwendeten Materialien speziell aufeinander abgestimmt werden können. Ferner ist es Aufgabe der vorliegenden Erfindung, ein Verfahren zur Herstellung derartiger Dioden bereitzustellen.
Gelöst wird die Aufgabe durch eine Diode, umfassend
(a) eine erste Elektrodenschicht,
(b) eine selbstorganisierende Monolage, (c) eine Halbleiterschicht, und
(d) eine zweite Elektrodenschicht.
Die Elektrodenschichten können aus Materialien aufgebaut sein, die ein Metall, eine Mischung verschiedener Metalle, eine Metalllegierung, ein Metalloxid oder eine Mischung verschiedener vorstehend genannter Materialien enthalten. Die Elektrodenschichten können ferner leitende organische Polymere w i e Poly(3,4- Ethylendioxythiophen)poly(styrolsulfonat) (PEPOT), Polyaniline (PANI), Carbon Nanotubes (CNT) und Ruß (carbon black) enthalten. Gemäß einer bevorzugten Ausführungsform der Erfindung bestehen die Elektrodenschichten aus einem oder mehreren der vorstehend genannten Material(ien).
Gemäß einer Ausführungsform der Erfindung umfassen die Elektrodenschichten ein Metall oder mehrere Metalle ausgewählt aus der Gruppe Au, Ag, Cu, AI, Fe, Pd, Pt, Zr. Gemäß einer bevorzugten Ausführungsform sind die Elektrodenschichten aus Gold, Silber, Kupfer oder Aluminium gefertigt, das heißt, sie bestehen aus einem oder mehreren dieser Metalle.
Gemäß einer bevorzugten Ausführungsform der Erfindung sind die Materialien der ersten Elektrodenschicht und der zweiten Elektrodenschicht identisch, das heißt, dass für die erste- und die zweite Elektrodenschicht identische Metalle bzw. Legierungen bzw. leitende organische Polymere verwendet werden. Die Verwendung identischer Materialien hat den Vorteil, dass insbesondere der apparative Aufwand bei der Herstellung der erfindungsgemäßen Elektroden erheblich minimiert wird. Gemäß dieser Ausführungsform der Erfindung wird eine Diode zur Verfügung gestellt, deren beiden Kontakte - die erste- und die zweite Elektrodenschicht bzw. Anode und Kathode - das gleiche Metall umfassen. Die Diode weist gegenüber der in der US 6,169,291 beschriebenen den Vorteil auf, dass mittels Vielzahl von organischen Molekülen, welche selbstorganisierende Monolagen bilden, die Austrittsarbeiten der Metalle einfach und flexibel aufeinander angepasst werden können, und eine Vielzahl an organischen Molekülen zur Verfügung stehen, welche zur Herstellung der erfindungsgemäßen Elektrode verwendet werden können.
Bei den erfindungsgemäßen Dioden handelt es sich im Sinne der vorliegenden Erfindung um Dioden, die keine photovoltaischen- bzw. elektrolumineszierenden Eigenschaften aufweisen.
Als Materialien für die Halbleiterschicht der Diode kommen allgemein alle organischen und anorganischen Halbleitermaterialien infrage. Gemäß einer bevorzugten Ausführungsform der Erfindung sind die Halbleiter der Halbleiterschicht ausgewählt aus der Gruppe Ge, Si, α-Sn, P, Se, Te, GaP, GaAs, InP, InSb, InAs, GaSb, GaN, AIN, InN, Tetracen, Pentacen, Phthalocyanin, Polythiophenen, PTCDA, MePTCDI, Chinacridon, Acridon, Indanthron, FIa- vanthron, Perionon, AIq3, Poly-3-Hexylthiophen,

Die selbstorganisierende Monolage zwischen der ersten Elektrodenschicht und der Halbleiterschicht gestattet es, bei Verwendung gleicher Metalle bzw. Legierungen oder Materialien mit vergleichbaren Austrittsarbeiten, als Elektrodenmaterial für die Elektrodenschichten, die Austrittsarbeit des jeweiligen Elektrodenmaterials der ersten Elektrodenschicht derart anzupassen, dass eine funktionierende Diode erhalten wird. Gemäß der Erfindung enthält die selbstorganisierende Monolage eine oder mehrere organische Verbindung(en), welche selbstorganisierende Eigenschaften aufweist bzw. aufweisen. Die organischen Verbindungen sind dabei allgemein aus einer Ankergruppe (A), einem Kettenabschnitt (B) und gegebenenfalls einer Kopfgruppe (C) aufgebaut.
Die Ankergruppe (A) sorgt für eine möglichst feste, im Idealfall irreversible Bindung des Moleküls der selbstorganisierenden Monolage an das Material der ersten Elektrodenschicht. Die nachfolgend definierten Ankergruppen bilden dabei bevorzugt kovalente und koordinative Bindungen aus.
Der Kettenabschnitt (B) ist einerseits verantwortlich für die selbstorganisierenden Eigenschaften der Schicht, andererseits auch für deren Leitfähigkeit.
Die selbstorganisierenden Eigenschaften der organischen Verbindungen der selbstorganisierenden Monolage ermöglichen eine wirtschaftliche Abscheidung der Moleküle auf der zu beschichtenden ersten Elektrodenschicht sowie die Ausbildung einer einheitlichen Schichtdicke. Besonders bevorzugt für den Aufbau der selbstorganisierenden Monolage sind organische Verbindungen vorgesehen, die eine Kopfgruppe (A) gemäß einer oder mehrerer der folgenden allgemeinen Strukturformeln aufweisen:

In Formel I sind die Reste R1, R2 und R3 der Ankergruppe unabhängig voneinander H, Cl, Br, I, OH oder ein O-Alkyl bzw. ein O-Alkenyl oder ein O-Benzyl, wobei das Alkyl Methyl, Ethyl, n-Propyl, i-Propyl, n-Butyl, sec-Butyl, tert.-Butyl, sowie deren verzweigte und unverzweigte höhere Homologen sein kann. In Formel Il ist der Rest R4 der Ankergruppe H, Cl, Br, I, OH, 0-SiR1R2R3 oder ein O-Alkyl bzw. ein O-Alkenyl oder ein O-Benzyl, wobei das Alkyl Methyl, Ethyl, n-Propyl, Isopropyl, Butyl, sekundäres Butyl, tertiäres Butyl, sowie deren verzweigte und unverzweigte höhere Homologen sein kann.
In Formel III sind die Reste R5 und R6 der Ankergruppe unabhängig voneinander H, Cl, Br, I, OH oder ein O-Alkyl bzw. ein O-Alkenyl oder ein O-Benzyl, wobei das Alkyl Methyl, Ethyl, n-Propyl, Isopropyl, n-Butyl, sekundäres Butyl, tertiäres Butyl, sowie deren verzweigte und unverzweigte höhere Homologen sein kann.
In Formel IV ist der Rest R7 der Ankergruppe Cl, Br, I, OH oder ein O-Alkyl bzw. ein O- Alkenyl oder ein O-Benzyl sein, wobei das Alkyl Methyl, Ethyl, n-Propyl, Isopropyl, n-Butyl, senkundäres Butyl, tertiäres Butyl sowie deren verzweigte und unverzweigte höheren Homologen sein kann.
Im Sinne der Erfindung können jedoch auch komplexere Ankergruppen, wie beispielsweise Hydroxamsäure, Iso-Nitril- und Phosphingruppen als Ankergruppen verwendet werden.
Bevorzugt ist vorgesehen, dass es sich bei dem Kettenabschnitt (B) der in den Formeln I bis V als R8 dargestellt ist, um Alkyl, Cycloalkyl, Aralkyl, Aryl, Alkoxyaryl oder Heterocyclyl, handelt, wobei die Gruppen Alkyl, Cycloalkyl, Aralkyl, Aryl, Alkoxyaryl und Heterocyclyl gegebenenfalls mit einem oder mehreren Substituenten substituiert und die Gruppen Alkyl und Cycloalkyl, gegebenenfalls durch 1 bis 3 Heteroatome oder funktionelle Gruppen unterbrochen sind.
Die Substituenten sind dabei unabhängig voneinander ausgewählt aus der Gruppe Fluor, Chlor, Brom, lod, Hydroxy, gegebenenfalls substituiertem Alkyl, gegebenenfalls substituiertem Aryl, gegebenenfalls substituiertem Heterocyclyl, gegebenenfalls substituiertem Aral- kyl, Alkoxy, Amino, Nitro, Carboxy, Carboalkoxy, Cyano, Alkylamino, Hydroxyalkyl, Mer- captyl, Alkylmercaptyl, Trihaloalkyl, Carboxyalkyl, Carbamoyl, -(CrC7)Alkyl, -PF3, -O-(Cr C7)-Alkyl, -NH-(Ci-C4)-Alkyl, -N((d-C4)-Alkyl)2, -NH-CHO, -NH-CO-(CrC4)-Alkyl, -CO-NH2, -CO-NH-(Ci-C4)Alkyl, -CO-N((CrC4)Alkyl)2 und -CO-OH.
„Alkyl" bedeutet eine gesättigte oder ungesättigte aliphatische Kohlenwasserstoffgruppe, die geradkettig oder verzweigt sein kann und von 1 bis 20 Kohlenstoffatome in der Kette haben kann. Bevorzugte Alkylgruppen können geradkettig oder verzweigt sein und von 1 bis zu 10 Kohlenstoffatome in der Kette aufweisen. Verzweigt bedeutet, dass eine Nieder- Alkylgruppe, wie Methyl, Ethyl oder Propyl, an eine lineare Alkylkette angebracht ist. Bei Alkyl handelt es sich beispielsweise um Methyl, Ethyl, 1 -Propyl, 2-Propyl, 1-Butyl, 2-Butyl, 2-Methyl-1 -propyl (Isobutyl), 2-Methyl-2-propyl (tert.-Butyl), 1-Pentyl, 2-Pentyl, 3-Pentyl, 2- Methyl-1-butyl, 3-Methyl-1-butyl, 2-Methyl-2-butyl, 3-Methyl-2-butyl, 2,2-Dimethyl-1 -propyl, 1-Hexyl, 2-Hexyl, 3-Hexyl, 2-Methyl-1-pentyl, 3-Methyl-1-pentyl, 4-Methyl-1-pentyl, 2- Methyl-2-pentyl, 3-Methyl-2-pentyl, 4-Methyl-2-pentyl, 2-Methyl-3-pentyl, 3-Methyl-3-pentyl, 2,2-Dimethyl-1-butyl, 2,3-Dimethyl-1-butyl, 3,3-Dimethyl-1-butyl, 2-Ethyl-1-butyl, 2,3- Dimethyl-2-butyl, 3,3-Dimethyl-2-butyl, 1-Heptyl, 1-Octyl, 1-Nonyl, 1-Decyl, 1-Undecyl, 1- Dodecyl, 1-Tetradecyl, 1-Hexadecyl und 1-Octadecyl. „Substituiertes Alkyl" bedeutet, dass die Alkylgruppe mit einem oder mehreren Substituenten ausgewählt aus Alkyl, gegebenenfalls substituiertem Aryl, gegebenenfalls substituiertem Aralkyl, Alkoxy, Amino, Nitro, Carboxy, Carboalkoxy, Cyano, Alkylamino, HaIo, Hydroxy, Hydroxyalkyl, Mercaptyl, Alkylmer- captyl, Trihaloalkyl, Carboxyalkyl oder Carbamoyl substituiert ist.
„Cycloalkyl" bedeutet einen aliphatischen Ring, der von 3 bis ungefähr 10 Kohlenstoffatome in dem Ring hat. Bevorzugte Cycloalkylgruppen haben von 4 bis ungefähr 7 Kohlenstoffatome in dem Ring.
„Aryl" bedeutet Phenyl oder Naphthyl. „Aralkyl" bedeutet eine Alkylgruppe, die mit einem Arylrest substituiert ist. „Substituiertes Aralkyl" und „substituiertes Aryl" bedeutet, dass die Arylgruppe oder die Arylgruppe der Aralkylgruppe mit einem oder mehreren Substituenten ausgewählt aus Alkyl, Alkoxy, Amino, Nitro, Carboxy, Carboalkoxy, Cyano, Alkylamino, HaIo, Hydroxy, Hydroxyalkyl, Mercaptyl, Alkylmercaptyl, Trihaloalkyl, Carboxyalkyl oder Carbamoyl substituiert ist.
„Alkoxy" bedeutet eine Alkyl-O-Gruppe, in der „Alkyl" die vorstehend beschriebene Bedeutung hat. Nieder-Alkoxy-Gruppen sind bevorzugt. Als beispielhafte Gruppen sind Methoxy, Ethoxy, n-Propoxy, i-Propoxy und n-Butoxy einbezogen.
„Nieder-Alkyl" bedeutet eine Alkylgruppe, die 1 bis ungefähr 7 Kohlenstoffatome aufweist.
„Alkoxyalkyl" bedeutet eine Alkylgruppe wie vorstehend beschrieben, die mit einer Alko- xygruppe, wie vorstehend beschrieben, substituiert ist.
„Halogen" (oder „halo") bedeutet Chlor (chloro), Fluor (fluoro), Brom (bromo) oder lod (io- do).
„Heterocyclyl" bedeutet eine ungefähr 4 bis ungefähr 10-gliedrige Ringstruktur, in der eines oder mehrere der Ringatome ein anderes Element als Kohlenstoff ist, beispielsweise N, O oder S. Heterocyclyl kann aromatisch oder nicht-aromatisch sein, d.h. es kann gesättigt, teilweise oder ganz ungesättigt sein.
„Substituiertes Heterocyclyl" bedeutet, dass die Heterocyclyl-Gruppe mit einem oder meh- reren Substituenten substituiert ist, wobei als Substituenten einbezogen sind: Alkoxy, Alky- lamino, Aryl, Carbalkoxy, Carbamoyl, Cyano, HaIo, Heterocyclyl, Trihalomethyl, Hydroxy, Mercaptyl, Alkylmercaptyl oder Nitro.
„Hydroxyalkyl" bedeutet eine Alkylgruppe, die mit einer Hydroxygruppe substituiert ist. Hydroxy-Niederalkyl-Gruppen sind bevorzugt. Als beispielhaft bevorzugte Gruppen sind einbezogen: Hydroxymethyl, 2-Hydroxyethyl, 2-Hydroxypropyl und 3-Hydroxypropyl.
„Carboxyl" bedeutet eine COOH-Gruppe.
„Alkoxycarbonyl" bedeutet eine Alkoxy-C=O-Gruppe.
„Aralkoxycarbonyl" bedeutet eine Aralkyl-O-C=O-Gruppe.
„Aryloxycarbonyl" bedeutet eine Aryl-O-C=O-Gruppe.
„Carbalkoxy" bedeutet einen Carboxyl-Substituenten, der mit einem Alkohol der Formel CnH2n+iOH verestert ist, wobei n von 1 bis ungefähr 6 ist.

„Carbamoyl" bedeutet eine 2 -Gruppe. Alkylcarbamoyl und Dialkylcarbamoyl bedeu- tet, dass der Stickstoff des Carbamoyls durch eine beziehungsweise zwei Alkylgruppen substituiert ist.
Als Heteroatome kommen bei der Definition von R8 prinzipiell alle Heteroatome in Frage, welche in der Lage sind, formell eine -CH2-, eine -CH =, eine -C≡ oder eine = C= - Gruppe
zu ersetzen. Enthält der Rest Heteroatome, so sind Sauerstoff, Stickstoff, Schwefel und Phosphor bevorzugt. Als bevorzugte Gruppen seien insbesondere -O-, -S-, -SO-, -SO2-, - NR'-, -N=, -PR'-, -PR'2 und -SiR'2- genannt, wobei es sich bei den Resten R' um den verbleibenden Teil des Restes handelt.
Als funktionelle Gruppen kommen prinzipiell alle funktionellen Gruppen in Frage, welche an ein Kohlenstoffatom oder ein Heteroatom gebunden sein können. Als geeignete Beispiele seien -OH(Hydroxy), =0 (insbesondere als Carbonylgruppe), -NH2(Amino), =NH(Imino), - COOH(Carboxy), -CONH2(Carboxamid), -SO3H(SuIfO) und -CN(Cyano) genannt. Funktio- nelle Gruppen und Heteroatome können auch direkt benachbart sein, so dass auch Kombinationen aus mehreren benachbarten Atomen, wie etwa -O-(ether), -S-(thioether), -COO- (ester), -CONH- (sekundäres Amid) oder -CONR'- (tertiäres Amid), mit umfasst sind, beispielsweise Di-(Ci-C4-alkyl)-amino, d-C4-Alkyloxycarbonyl oder CrC4-AIkOXy.
Gemäß einer bevorzugten Ausführungsform der Erfindung handelt es sich bei dem Kettenabschnitt R8 um eine:
i) substituierte oder nicht substituierte Alkylkette mit 1 bis 25 C-Atomen, ii) eine fluorierte Alkylkette mit 1 bis 12 C-Atomen in der Kette; iii) eine ungesättigte Alkylkette mit 1 bis 20 C-Atomen und konjugierten bzw. nicht-konjugierten Doppelbindungen; iv) eine Alkylkette mit 0 bis 12 C-Atomen und einer Arylgruppe als Kopfgruppe
(C); oder v) um gemischte Varianten der vorstehend beschriebenen Kettenabschnitte.
Gemäß einer bevorzugten Ausführungsform der Erfindung ist der Kettenabschnitt (B) mit einer der nachfolgend definierten Kopfgruppen (C) substituiert.
Bei der Kopfgruppe (C) handelt es sich bevorzugt um Wasserstoff, es kann sich jedoch auch um eine wie vorstehend beschriebene Aryleinheit handeln. Weitere bevorzugte Kopfgruppen sind zum Beispiel die folgenden Gruppen, bei denen beispielhaft nur die nicht- substituierten Kerngruppen abgebildet sind:
Chinolin Iso-Chinolin
Weitere bevorzugte Kopfgruppen sind Naphthalin, Antracen, Naphthacen und Pentacen, sowie Biphenyl, Terphenyl und Quaterphenyl.
Diese Gruppen können auf die übliche Weise substituiert sein, zum Beispiel mit Alkylgrup- pen (insbesondere fluoriert, ungesättigt, mit Halogen substituiert oder s- bzw. n-haltig, wie -NR2, CN, NO2) oder mit Alkoxygruppen (Methoxy, Ethoxy).
Gemäß einer bevorzugten Ausführungsform der Erfindung ist die Kopfgruppe (A) in Abhängigkeit des verwendeten Materials der Elektrodenschicht ausgewählt. Gemäß dieser Ausführungsform der Erfindung wird bei Verwendung von Aluminium als Material für die Elektrodenschicht eine Kopfgruppe gemäß der allgemeinen Formel I, Il oder III oder eine Mischung davon gewählt, bei Verwendung von Silber als Material für die Elektrodenschicht wird eine Kopfgruppe der allgemeinen Formel Il oder V, oder eine Mischung davon gewählt. Bei Verwendung von Gold als Material für die Elektrodenschicht wird bevorzugt eine Kopfgruppe der allgemeinen Formel V gewählt. Bei Verwendung von Kupfer als Material für die Elektrodenschicht wird bevorzugt eine Kopfgruppe gemäß der allgemeinen Formel V gewählt. Bei Verwendung von Palladium bzw. Platin als Material für die Elektrodenschicht wird bevorzugt eine Kopfgruppe gemäß der allgemeinen Formel V gewählt. Die Abstimmung der Kopfgruppe auf das jeweilige Metall der Elektrodenschicht entscheidet über den Kippwinkel (Abweichung von der Senkrechten zur Elektrodenebene) den die Mo-
leküle der selbstorganisierenden Monolage einnehmen, und somit über die Eigenschaften der jeweiligen selbstorganisierenden Monolage.
Gemäß einer bevorzugten Ausführungsform der Erfindung umfasst die Diode zwei selbst- organisierende Monolagen, die jeweils zwischen einer der Elektrodenschichten und der Halbleiterschicht angeordnet sind.
Weiterhin ist vorgesehen, dass die Schicht der selbstorganisierenden Monolage eine Schichtdicke von 0,1 bis 10 nm, bevorzugt eine Schichtdicke von 0,5 bis 1 nm aufweist.
Die Schichtdicken der weiteren Schichten, der ersten Elektrodenschicht, der Halbleiterschicht und der zweiten Elektrodenschicht können über weite Bereiche variiert werden. Allgemein beträgt die Dicke der ersten Elektrodenschicht 10 bis 1000 nm, bevorzugt 20 bis 100 nm, besonders bevorzugt 50 nm. Die Dicke der zweiten Elektrodenschicht beträgt all- gemein 10 bis 1000 nm, bevorzugt 20 bis 100 nm, besonders bevorzugt 50 nm. Die Dicke der Halbleiterschicht beträgt allgemein 10 bis 1.000 nm, bevorzugt 50 nm.
Gemäß einer Ausführungsform der Erfindung betrifft die vorliegende Erfindung ein Verfahren zur Herstellung der erfindungsgemäßen Diode. Im Rahmen dieses Verfahrens wird die selbstorganisierende Monolage aus einer Flüssigphase auf der Elektrodenschicht abgeschieden. Das Verfahren kennzeichnet sich dadurch, dass die Moleküle der selbstorganisierenden Monolage in einer Konzentration von 0,1 bis 100 mmol/l, bevorzugt in einer Konzentration von 1 bis 10 mmol/l in einem Lösungsmittel gelöst werden, die so hergestellte Lösung auf die zu beschichtende Elektrodenschicht aufgebracht wird und das Lösungsmit- tel passiv oder aktiv verdampft wird.
Der Begriff „aktiv verdampft" soll bedeuten, dass in dieser Variante durch Erwärmung der Oberfläche das Lösungsmittel aktiv ausgetrieben wird. Die Einwirkungstemperatur wird dabei durch den Siedepunkt des verwendeten Lösungsmittels begrenzt, der nicht über- schritten werden darf, und er liegt im Allgemeinen unter 2000C. Die Einwirkzeiten der Lösung können über Bereiche variiert werden und betragen allgemein 1 Sekunde bis 7 Tage, bevorzugt 1 Sekunde bis 1 Tag, besonders bevorzugt 1 Stunde.
Bevorzugt werden als Lösungsmittel Kohlenwasserstoffe wie Pentan, Hexan, Heptan, Oc- tan, Benzol, Toluol, XyIoI, Cresol, Tetralin, Decadin, chlorierte Kohlenwasserstoffe wie
Dichlormethan, Cloroform, Tetrachlorkohlenstoff, Trichlorethylen, Chlorbenzol oder Dich- lorbenzol, Alkohole wie Methanol, Ethanol, n-Propanol, Isopropanol oder Butanol, Ether und cyclische Ether wie Diethylether, Diphenylether, Tetrahydrofuran oder Dioxan, Ester wie Essigsäureethylester, oder Dimethylformamid, Dimethylsulfoxid, N-Methylpyrrolidon, γ- Butyrolacton oder Cyclohexanon verwendet.
Gemäß einer weiteren Ausführungsform der Erfindung ist außerdem ein Verfahren zur Abscheidung einer selbstorganisierenden Monolage aus einer Gasphase auf einer Elektrodenschicht vorgesehen. Das Verfahren kennzeichnet sich dadurch, dass die zu beschichtende Elektrodenschicht in einem Vakuumrezipienten einem Moleküle der selbstor- ganisierenden Monolage enthaltenden Dampf ausgesetzt wird, und nach einer Einwirkzeit die Oberfläche mit einem Lösungsmittel gespült wird, um nicht gebundene Moleküle zu entfernen.
Die Einwirkungsdauer beträgt dabei bevorzugt 10 Minuten bis 5 Stunden, der bevorzugte Druck liegt im Bereich zwischen 10"6 bis 1000 mbar, bevorzugt zwischen 10"3 bis 101 mbar. Zur Verdünnung der Moleküle der selbstorganisierenden Monolage dienen Edelgase wie Helium, Neon, Argon, Krypton oder Xenon bzw. inerte Gase wie Stickstoff. Die bevorzugte Temperatur für die Bedampfung liegt im Bereich zwischen 50 und 2000C. Als Lösungsmittel zum Spülen der Substrate nach erfolgter Abscheidung kommen insbesondere die vor- stehend genannten Lösungsmittel infrage.
Gemäß einer bevorzugten Ausführungsform ist dabei vorgesehen, dass nach der Abscheidung der Moleküle der selbstorganisierenden Monolage ein Temperaturschritt eingefügt wird, um die Moleküle chemisch an die Elektrodenoberfläche zu binden.
Dieser Schritt kann zwischen 1 Sekunde und 1 Stunde dauern, bevorzugt 10 Sekunden bis 100 Sekunden und wird bei einer Temperatur von 200C bis 3000C, bevorzugt bei einer Temperatur von 30°C bis 150°C durchgeführt. Dabei werden koordinative bzw. kovalente Bindungen eingegangen.
Die Erfindung betrifft ferner ein Verfahren zur Herstellung der erfindungsgemäßen Diode umfassend die Schritte:
(e) Bereitstellen eines Substrats, (f) Aufbringen der ersten Elektrodenschicht auf dem Substrat,
(g) Aufbringen der selbstorganisierenden Monolage auf der ersten Elektrodenschicht,
(h) Aufbringen der Halbleiterschicht und
(i) Aufbringen der zweiten Elektrodenschicht auf der Halbleiterschicht.
Gemäß einer bevorzugten Ausführungsform der Erfindung wird zwischen Verfahrensschritt (h) und (i) eine weitere selbstorganisierende Monolage aufgebracht. Mit Hilfe dieses Verfahrens wird eine Diode erhalten, die zwei selbstorganisierende Monolagen umfasst.
Die Herstellung der erfindungsgemäßen Diode kann nach dem Fachmann bekannten Methoden erfolgen. Im Allgemeinen wird die Diode durch aufeinander folgende Dampfab- scheidung (Vapor deposition) der einzelnen Schichten auf ein geeignetes Substrat hergestellt, wenn die Schichten aus verdampfbaren Molekülen, also Molekülen mit geringem Molekulargewicht aufgebaut sind. Geeignete Substrate sind bevorzugt transparente Substrate zum Beispiel Glas oder Polymerfilme. Zur Dampfabscheidung können übliche Techniken eingesetzt werden wie thermische Verdampfung, Chemical Vapor Deposition und andere. In einem alternativen Verfahren, wenn die Schichten aus polymeren Materialien aufgebaut sind, können die organischen Schichten der Diode aus Lösungen oder Dispersi- onen in geeigneten Lösungsmitteln aufgebracht werden, wobei dem Fachmann bekannte Beschichtungstechniken, zum Beispiel Aufschleudern, Drucken oder Rakeln, angewendet werden.
Die Applikation selber kann durch konventionelle Techniken erfolgen, zum Beispiel Spin- coating, Tauchen durch filmbildendes Aufrakeln (Siebdrucktechnik), durch Auftragen mit einem Tintenstrahldrucker oder durch Stempeldruck, zum Beispiel durch PDMS (Stempeldruck mittels einem Silikonkautschukstempel der photochemisch strukturiert wurde).
Als Substrat können alle isolierenden Materialien mit einer glatten Oberfläche eingesetzt werden, es können flexible und starre Materialien gleichermaßen zum Einsatz kommen. Beispielsweise werden flexible Folien wie PET-Folie, PEN-Folien oder andere Polymerfolien, Glas, Quarz, Keramik, Silizium oder anderes als Substrat eingesetzt.
Die erste Elektrodenschicht wird strukturiert oder unstrukturiert auf dem Substrat aufge- bracht. Als Materialien für die erste Elektrodenschicht werden beispielsweise Metalle oder Legierungen, wie vorstehend beschrieben verwendet.
Das Aufbringen der selbstorganisierenden Monolage auf der ersten Elektrodenschicht geschieht wie vorstehend beschrieben und kann je nach Anwendungszweck strukturiert oder unstrukturiert beispielsweise mittels einer Schattenmaske, lithographisch oder durch Drucken erfolgen.
Auf die selbstorganisierende Monolage folgt die so genannte Halbleiterschicht. Diese kann aufgrund ihrer Viskosität unter Umständen unstrukturiert aufgebracht werden. Als Materia- lien für die Halbleiterschicht werden die vorstehend beschriebenen Materialien, insbesondere organische Materialien wie Pentacen, Hexithiophen, Polythiophen, Phthalocyanin, P3AT, P3DHTT, Polyfluoren-Derivate und PPVs, eingesetzt. Die Halbleiterschicht kann mit Hilfe der dem Fachmann bekannten Abscheidungsverfahren wie Molekularstrahlepitaxie, Vakuumaufdampfen, Sublimation, Rotationsbeschichten, Tauchbeschichten und Derglei- chen aufgebracht werden.
Als Abschluss der Diode folgt als oberste Schicht die zweite Elektrodenschicht, die wiederum bevorzugt strukturiert aufgebracht wird.

Figur 1 zeigt eine Querschnittsdarstellung der erfindungsgemäßen Diode 1. Gezeigt sind die erste Elektrodenschicht 9, die selbstorganisierende Monolage 7, die Halbleiterschicht 5 sowie die zweite Elektrodenschicht 3. Nicht dargestellt ist die Substratschicht, welche sich unter der ersten Elektrodenschicht 9 befindet.
Die Halbleiterschicht 5 soll dabei nicht zu dünn sein, beispielsweise mit Schichtdicken von 50 bis 2000 nm. Die Schichtdicke der Elektrodenschichten ist nicht so relevant, um ein möglichst niedrigen ohmschen Anschlusskontakt zu haben, sollten diese jedoch dicker sein als die Halbleiterschicht 5.
Der in Figur 1 beschriebene Aufbau der Diode 1 zeigt nur ein einfaches Beispiel. Zur Optimierung können auch weitere Schichten (zum Beispiel zur weiteren Anpassung der Austrittsarbeitarbeit) eingefügt werden. Die Materialien der ersten und zweiten Elektrodenschicht 3, 9 müssen dabei der durch gezielte Auswahl der selbstorganisierende Monolage 7 so an das Halbleitermaterial angepasst werden, dass die Diode 1 eine Diodenkennlinie ergibt, in anderen Worten, dass der Strom nur in einer Richtung fließt und in die andere weitgehend gesperrt wird. Dabei sollte das Verhältnis der Ströme mindestens 1 zu 10 nach Möglichkeit jedoch größer 105 zu 1 sein. In Durchlassrichtung soll schon bei möglichst kleiner Spannung annähernd der gesamte zur Verfügung stehende Strom fließen.
Die erfindungsgemäße Diode 1 kann vielseitig verwendet werden, beispielsweise in integrierten Schaltungen, „Ident-System" (Ident-Tax, RFID (Radiofrequence Ident Tax) zum Beispiel für elektronischen Barcode, elektronische Tickets, Plagiatschutz, Produktinformation, in Sensoren, sowie in Backplanefolien für Displays mit integrierter Elektronik zum Einsatz kommen.
Die vorliegende Erfindung wird durch das im Folgenden gezeigte und diskutierte Beispiel genauer erläutert.
Zur Herstellung der erfindungsgemäßen Diode 1 wurde eine strukturiert mit Gold beschich- teter Polyethylenterephthalat- Folie (PET-Folie) verwendet. Das Gold wurde auf dem PET-
Substrat mit Hilfe der thermischen Vakuumabscheidung durch eine Lochmaske hindurch abgeschieden. Die Abscheiderate lag bei 1 Ä/s. Die Dicke der Goldschicht betrug 45 nm. Im nächsten Schritt wurde die selbstorganisierende Monolage 7 abgeschieden. Zu diesem Zwecke wurde die strukturierte Folie in eine 2 mM Lösung von Hexanthiol in Ethanol für einen Zeitraum von 7 Tagen gegeben. Nach Trocknung wurde die Halbleiterschicht 5 mittels Rotationsbeschichtens von Poly-3-Hexylthiophen (Hersteller BASF) bei 1000 U/min aus einer 1 ,5 %igen (W/W) Toluollösung auf der selbstorganisierenden Monolage 7 abgeschieden. In einem letzten Verfahrensschritt wurde eine Goldelektrode 3 auf der Oberfläche der Halbleiterschicht 5 mittels Vakuumabscheidung durch eine Lochmaske Gold in einer Rate von 0,1 Ä/s abgeschieden. Es wurde eine Diode erhalten, deren Gleichrichterrate bei -5/+5 V bei 100 lag. Die Diode 1 zeigte eine Wechselstromgleichrichtung im Megahertzbereich. Die Charakteristika der hergestellten Diode 1 sind in Figur 2 dargestellt.
Claims
1 . Diode (1 ), umfassend
(a) eine erste Elektrodenschicht (9),
(b) eine selbstorganisierende Monolage (7),
(c) eine Halbleiterschicht (5), und
(d) eine zweite Elektrodenschicht (3).
2. Diode (1 ) nach Anspruch 1 , wobei die erste und die zweite Elektrodenschicht (9, 3) ein Metall ausgewählt aus der Gruppe Au, Ag, Cu, AI, Fe, Pd, Pt und Zr oder ein leitendes organisches Polymer umfassen.
3. Diode (1 ) nach Anspruch 1 , wobei die erste und die zweite Elektrodenschicht (9, 3) aus gleichem Material bestehen.
4. Diode (1 ) nach einem der Ansprüche 1 bis 3, wobei der Halbleiter der Halbleiterschicht (5) ausgewählt ist aus der Gruppe Ge, Si, α-Sn, P, Se, Te, GaP, GaAs, InP, InSb, InAs, GaSb, GaN, AIN, InN, Tetracen, Pentacen, Phthalocyanin, Polythiophe- nen, PTCDA, MePTCDI, Chinacridon, Acridon, Indanthron, Flavanthron, Perionon,
AIq3 und Poly-3-Hexylthiophen.
5. Diode (1 ) nach einem der Ansprüche 1 bis 4, wobei die selbstorganisierende Monolage (7) organischen Verbindungen enthält, die aus einer Ankergruppe (A), einem Kettenabschnitt (B) und gegebenenfalls einer Kopfgruppe (C) aufgebaut sind.
6. Diode (1 ) nach einem der Ansprüche 1 bis 5, wobei die selbstorganisierende Monolage eine Kopfgruppe (A) gemäß einer oder mehrerer der folgenden allgemeinen Strukturformeln umfasst:

wobei in Formel I die Reste R1, R2 und R3 der Ankergruppe unabhängig voneinander H, Cl, Br, I, OH, O-Alkyl, O-Alkenyl oder O-Benzyl sind, wobei in Formel Il der Rest R4 H, Cl, Br, I, OH, 0-SiR1R2R3, O-Alkyl, O-Alkenyl oder O-Benzyl ist, und wobei R1, R2 und R3 analog zur Formel I sind,
wobei in Formel III die Reste R5 und R6 der Ankergruppe unabhängig voneinander H, Cl, Br, I, OH oder ein O-Alkyl bzw. ein O-Alkenyl oder ein O-Benzyl sind,
wobei in Formel IV der Rest R7 Cl, Br, I, OH, ein O-Alkyl, O-Alkenyl oder O-Benzyl ist, und
R8 Alkyl, Cycloalkyl, Aralkyl, Aryl, Alkoxyaryl und Heterocyclyl ist, wobei die Gruppen
Alkyl, Cycloalkyl, Aralkyl, Aryl, Alkoxyaryl und Heterocyclyl gegebenenfalls mit einem oder mehreren Substituenten substituiert, und die Gruppen Alkyl und Cycloalkyl, gegebenenfalls durch 1 bis 3 Heteroatome und/oder funktionelle Gruppen unterbrochen sind.
7. Diode (1 ) nach einem der Ansprüche 1 bis 6, wobei es sich bei dem Kettenabschnitt R8 um eine
i) Alkylkette mit 1 bis 25 C-Atomen, ii) eine fluorierte Alkylkette mit 1 bis 12 C-Atomen in der Kette; iii) eine ungesättigte Alkylkette mit 1 bis 20 C-Atomen und konjugierten bzw. nicht- konjugierten Doppelbindungen; iv) eine Alkylkette mit 0 bis 12 C-Atomen und einer Arylgruppe als Kopfgruppe (C); oder v) gemischte Varianten der vorstehend beschriebenen Kettenabschnitte handelt.
8. Verfahren zur Herstellung einer Diode (1 ) nach einem der Ansprüche 1 bis 7 umfassend die Schritte:
(e) Bereitstellen eines Substrats,
(f) Aufbringen einer ersten Elektrodenschicht (9) auf dem Substrat,
(g) Aufbringen einer selbstorganisierenden Monolage (7) auf der ersten Elektrodenschicht (9),
(h) Aufbringen einer Halbleiterschicht (5) und (i) Aufbringen einer zweiten Elektrodenschicht (3) auf der Halbleiterschicht (5).
9. Schaltung mit einer Diode (1 ) nach einem der Ansprüche 1 bis 7.
10. Verwendung einer Diode (1 ) nach einem der Ansprüche 1 bis 7 in einer integrierten Schaltung.
