Abstract
Pour réaliser une gravure chimique humide, afin d'enlever une protection (9) en un matériau magnétique présent sur une surface d'un composant (5) intégré électronique, on baigne (1) le composant dans une solution (2) de gravure et on accélère (4, 11) la gravure chimique. Pour améliorer cette gravure et maîtriser le temps de gravure, on met le composant électronique baignant dans la solution en mouvement (13) en le soumettant à l'action d'un champ magnétique tournant (11). La rotation s'arrête toute seule dès que la protection a été dissoute.
Description
Procédé de gravure chimique humide
L'invention a pour objet un procédé de gravure chimique humide. Elle décrit une méthode de gravure permettant d'enlever une couche constituée d' un matériau de protection contre les champs magnétiques, notamment pour une mémoire MRAM, Magnetic Random Access Memory, mémoire magnétique à accès aléatoire. L'invention est particulièrement avantageuse lorsque la gravure se réalise par voie chimique avec utilisation de facteurs accélérant la réaction. Certaines puces électroniques, les MRAM par exemple, sont sensibles aux champs magnétiques extérieurs. Pour éviter ces champs perturbateurs, elles sont recouvertes d'un matériau magnétique capable d'absorber les ondes magnétiques et donc de protéger la puce.
Comme pour d'autres composants électroniques, les technologues en électronique doivent être capables de réaliser des analyses a posteriori de construction et de défaillances sur de telles puces, par exemple au sortir de fabrication, et suite à des essais de vieillissement accéléré pour estimer la fiabilité d'un point de vue technologique. Mais la présence du matériau de protection est un problème, car il n'est pas simple de le retirer par voie chimique, tout en préservant la puce électronique en dessous, avant de lancer ces analyses.
Les MRAM sont sur le marché depuis peu de temps, en pratique depuis début 2007. Des solutions permettant de retirer la couche magnétique qui recouvre la puce n'ont pas été décrites. En revanche, des articles et des documents de brevet se rapportant au domaine de l'invention ont été publiés. La liste des inconvénients des techniques connues est la suivante. Les documents N°: W003065419 "Plasma etching of Ni-containing materials", N0: US200501 6957 "Dry etching method for magnetic material", et N°: W003085172 "Method of etching a magnetic material" présentent toutes l'inconvénient de recourir à une gravure plasma pour laquelle l'encombrement et le coût de l'équipement sont prohibitifs. Le document N°: US2006289381 "MRAM wet etch method" présente l'inconvénient de nécessiter l'utilisation de solutions chimiques inhabituelles, et de n'être applicable qu'à des couches très fines (inférieures à 4 nm). Le document N°: JP571 81375 "Etching method for Iron-Nickel film" présente l'inconvénient de

mettre en œuvre l'utilisation d'un mélange FeCI3ZHNO3, or il n'est pas recommandé d'utiliser le FeCI3. En effet, le perchlorure de fer FeCI3 est un produit toxique, hautement corrosif et son utilisation entraine d'importantes contraintes de sécurité. L'article "Wet chemical etching of NiFe, NiFeCo and NiMnSb for magnetic device fabrication", X.A. CAO, Solid State Electronics, Vol. 42, N°9, 1998, présente l'inconvénient que l'influence d'accélérateurs n'est pas rapportée, notamment par agitation. L'application de la technique de cet article à la gravure sur puce électronique n'apparaît pas possible. L'invention permet de résoudre ces problèmes. La solution proposée dans la présente invention se focalise sur l'analyse de défaillance de composants électroniques, et donc fait particulièrement attention à la solution de gravure utilisée pour que la puce elle-même reste inattaquée au cours du processus d'enlèvement de la protection magnétique. La méthode de l'invention fait appel à la gravure humide par voie chimique. La solution de gravure choisie est, par exemple, une solution d'acide nitrique. Celle-ci peut être soit diluée, par exemple à 30 %, soit fumante. Dans le premier cas, une réaction d'oxydoréduction se produit avec dissolution des métaux de l'alliage magnétique dans la solution de gravure. Dans le second cas, une réaction d'oxydoréduction se produit avec formation à la surface de l'alliage magnétique d'une couche d'oxyde qui passive l'alliage, c'est-à-dire qu'elle le rend inerte vis-à-vis de la solution de gravure. Donc, dans un second temps, la passivation est érodée par contact avec du verre. Plaqué contre le fond d'un bêcher en verre, le composant subit alternativement des étapes d'oxydation/passivation et d'érosion et ainsi de suite. Il faut donc que la surface de la protection magnétique soit en contact avec le fond du bêcher en verre qui contient la solution d'acide nitrique fumant. Deux accélérateurs de réaction, la température et l'agitation, sont appliqués. L'augmentation de la température accélère la vitesse de réaction et l'agitation permet un contact renouvelé entre le matériau à graver et la solution d'attaque.
Selon l'invention, au contraire d'une méthode de gravure plasma, cette méthode ne nécessite pas d'avoir un équipement volumineux et onéreux. Une plaque chauffante munie d'un dispositif d'agitation suffit. Comparativement aux gravures humides connues, celle-ci utilise une solution chimique commune, moins toxique que d'autres solutions, par exemple
FeCI3.
Selon l'invention, l'accélération de la gravure par agitation est un perfectionnement par rapport aux méthodes de gravure de matériaux magnétiques connues. Le problème qui survient cependant, lorsqu'on utilise un accélérateur de gravure, est que le moment où la gravure doit être arrêtée n'est plus aussi bien maitrisé et devient critique. Selon l'invention, la technique d'agitation comporte alors la caractéristique que la puce électronique elle-même est utilisée comme agitateur. Tant qu'elle est recouverte de matériau magnétique, elle est entraînée par un moyen magnétique, un aimant tournant situé en regard. Dès que la couche a disparu, la puce n'est plus entraînée et son mouvement s'arrête. Il suffit alors de surveiller son mouvement, au besoin à l'aide d'une caméra vidéo, pour détecter l'instant où la couche a disparu, et intervenir rapidement pour extraire la puce du bain de gravure, et la rincer pour éviter une attaque plus profonde des circuits électroniques à analyser. En effet, en parallèle, si la solution de gravure ne peut pas attaquer la surface de la puce constituée de silice (la réaction d'oxydoréduction s'y arrête d'elle-même), en revanche, la puce présente aussi des surfaces d'aluminium ou de cuivre (zones de contact filaires) sur lesquelles la gravure pourrait se poursuivre. Le choix d'une solution d'acide nitrique fumant ou dilué est ici important.
De préférence, la gravure sera sélective : elle n'attaquera pas ou peu la puce électronique. La solution chimique doit cependant attaquer de préférence aussi la colle isolante entre la puce électronique et la protection contre les champs magnétiques. L'acide nitrique dilué est plus efficace sur les couches magnétiques, mais présente l'inconvénient d'être moins efficace sur la colle isolante et plus agressif vis-à-vis des couches d'aluminium ou de cuivre de la puce. L'acide nitrique fumant a les propriétés inverses.
L'invention a donc pour objet un procédé de gravure chimique humide pour enlever une protection constituée d'un matériau magnétique présent sur une surface d'un composant intégré électronique, dans lequel on baigne le composant dans une solution de gravure et dans lequel on accélère la gravure chimique, caractérisé en ce qu'on met le composant électronique baignant dans la solution en mouvement en le soumettant à l'action d'un champ magnétique tournant. Dans un exemple, il est mis en contact avec du verre.
L'invention sera mieux comprise à la lecture de la description qui suit et à l'examen des figures qui l'accompagnent. Celles ci ne sont présentées qu'à titre indicatif et nullement limitatif de l'invention. Les figures montrent:

NiFeCo par un mélange eau, acide nitrique, acide sulfurique, et un choix préféré de la solution d'acide nitrique à environ 30 %.
La figure 1 montre un schéma d'une installation utilisable pour mettre en œuvre le procédé de l'invention. Un récipient 1 , de préférence un bêcher en verre, contient une solution 2 de gravure, par exemple d'acide nitrique HNO3. La solution 2 est diluée ou fumante, et, dans ce dernier cas, la quantité d'eau de dilution présente peut être très faible, voire nulle. Le bêcher 1 est placé sur une plaque 3, notamment chauffante. La solution est ainsi portée, par un dispositif de chauffage 4, à une température permettant d'accélérer la réaction. La température choisie est de préférence 7O0C. Un composant électronique 5 à analyser, une puce électronique par exemple de 5 mm x 5 mm, de préférence complètement décapsulée, est plongée dans cette solution 2 d'acide nitrique.
La figure 2 présente d'un composant électronique 5 à graver, notamment d'un composant MRAM. Ce composant 5 comporte, au dessus d'un substrat en silicium 6, une région électronique active 7, typiquement intégrant des cellules mémoires MRAM, et des transistors de connexion. La zone active 7, ainsi que le reste du substrat 6 sont recouverts d'une couche de passivation 8. Pour la protection du composant contre les influences magnétiques, le composant 5 est muni d'une couche 9 de protection magnétique. En pratique la couche 9 est formée d'un mélange de matériaux magnétiques agglomérés entre eux. La couche 9 adhère à la couche 8 de passivation par l'intermédiaire d'une couche 10 de colle. Pour l'analyse du composant 5, il convient d'enlever la couche 9 et de préférence aussi la couche 10. C'est l'enlèvement de ces couches 9 et 10 par voie humide qui
est délicat et que perfectionne l'invention.
Dans les MRAM, les données, contrairement à celles des autres mémoires à accès aléatoire, ne sont pas stockées sous forme d'une charge électrique mais sous forme d'une charge magnétique. Cette méthode de stockage possède de nombreux avantages: non volatilité, faible consommation, résistance aux radiations. Les cellules de stockage, appelées Jonctions Tunnel Magnétiques (MTJ ou Magnetic Tunnel Junctions), sont constituées de deux couches séparées par une barrière tunnel. L'une des couches magnétiques est dite libre, c'est-à-dire que son aimantation peut basculer entre deux états stables. L'autre couche est dite figée car son aimantation est fixe. La magnétorésistance de la MTJ, mesurée à travers la barrière tunnel, est faible lorsque les deux couches magnétiques ont des magnétisations de sens identiques (parallèles), et elle est élevée lorsque les deux couches magnétiques ont des magnétisations de sens opposés (antiparallèles) L'information est donc déterminée par le sens de magnétisation de la couche magnétique libre.
Le basculement accidentel d'une aimantation parallèle à une aimantation antiparallèle n'est possible que par l'application d'un champ magnétique extérieur d'au moins 90 Gauss. Pour prévenir tout accident de ce type, les MRAM sont équipées d'un dispositif de protection contre les rayonnements magnétiques. Cette protection se présente sous la forme d'une couche 9 métallique collée sur la surface active de la puce. Elle atténue les champs magnétiques externes d'un facteur 10 environ.
Si la solution 2 de gravure est de l'acide nitrique dilué, la position de la puce 5 dans le bêcher 1 n'a pas d'importance. En revanche, si la solution d'acide nitrique est concentrée, le matériau de protection de la couche 9 doit être en contact avec le verre du bêcher pour provoquer l'érosion d'une couche de passivation qui se forme au début de l'attaque. Cette couche de passivation spontanée empêche l'attaque de la protection 9 par l'acide 2. La puce électronique 5 est donc placée à l'envers dans le bêcher 2, c'est-à-dire que sa protection magnétique est du côté du fond du bêcher 1. Ainsi, sous l'effet de l'agitation, elle est régulièrement au contact du fond en verre de ce bêcher 1 , ce qui a pour effet d'éroder la passivation, et de permettre l'attaque plus profonde de la couche 9. Selon l'invention, la plaque 3 est placée au-dessus d'un dispositif 11
d'agitation magnétique qui est activé. Un dispositif d'agitation magnétique est par exemple un gros aimant 12, amené en rotation autour d'un axe 13. Le dispositif 11 peut aussi être un stator multipolaire, sous-jacent à la plaque 3, et susceptible de produire un champ tournant, comme pour un moteur électrique tournant. Le champ produit par le dispositif 11 possède donc une orientation dans l'espace qui se modifie en tournant autour de l'axe 13 en fonction du temps. La puce 5, dont la protection magnétique 9 agit comme un aimant, tourne alors sur elle-même au rythme de rotation de ce champ tournant. La puce 5 agite alors la solution 2 et est en contact avec de l'acide nitrique constamment renouvelé. Le phénomène d'agitation du composant 5 se produit tant que la couche 9 n'est pas complètement attaquée. Une fois que la protection magnétique 9 est complètement dissoute, l'agitation magnétique cesse. On constate alors que le mouvement de toupie du composant 5 s'arrête bien que l'action du champ magnétique tournant soit maintenue. Cette constatation peut être faite à l'aide d'une caméra vidéo 14 dont l'objectif pointe sur le composant 5 et dont l'image produite peut être traitée pour en détecter l'immobilité due à l'arrêt de ce mouvement. La puce 5 est alors récupérée puis rincée à l'eau désionisée et séchée. Si l'acide est fumant, le fait même de l'arrêt de la rotation laisse du temps pour réagir et sortir la puce 5 du bain 2 puisque, sans mouvement, l'érosion ne se produit plus.
L'invention est donc utile pour des analyses de construction et de défaillances des composants 5 tous en s'affranchissant de réacteur de gravure par plasma. Dans le cas d'une puce telle qu'une MRAM protégée, la protection magnétique 9 est un alliage de fer, nickel, molybdène (et éventuellement quelques autres éléments en faible quantité). Cette couche est un alliage de grande perméabilité magnétique. Plusieurs facteurs interviennent dans la mise en œuvre de cette méthode de gravure par voie chimique: le choix de la solution chimique de gravure, et l'utilisation d'accélérateurs. L'acide nitrique est une solution préférée permettant d'attaquer de tels alliages, tout en n'attaquant pas la couche de passivation d'une puce électronique (SiO2 ou SixNy). Pour les zones exposées de silicium (par exemple la face arrière du substrat), l'acide nitrique oxyde la surface de celui-ci, formant une fine couche de SiO2. L'acide nitrique se comporte donc de façon inerte pour les
oxydes de passivation en face avant et le substrat en face arrière. La réaction vis-à-vis des alliages à base de fer et nickel étant lente, au moins un accélérateur, l'agitation, et de préférence deux accélérateurs sont utilisés. Ces deux accélérateurs sont fournis par l'utilisation d'une plaque chauffante d'une part, équipée d'un aimant rotatif d'autre part. Le premier accélérateur est la température, le second est l'agitation. L'élévation de la température de la solution d'acide nitrique entraine une activation ou une accélération complémentaire de la réaction chimique.
Au premier chef, l'agitation est produite dans l'invention directement par la puce électronique. En effet, la rotation de l'aimantation de l'aimant 11 situé sous la plaque chauffante entraine la rotation de la puce électronique sur elle-même car la protection magnétique 9 joue le rôle d'un aimant situé dans un plan parallèle au plan de l'aimant 11. Dans un exemple, la vitesse de rotation de la puce 5, et de celle du champ magnétique tournant, est de l'ordre de 10 à 100 tours par secondes. Au besoin, une mise en vitesse progressive, par palier, de la rotation de la puce 5 peut être provoquée. Compte tenu du faible poids de la puce 5, et de son flottement hydrodynamique en rotation dans l'acide 2, la rotation de la puce 5 se produit sous l'effet de l'aimant 11 même quand la couche 9 est réduite, mais plus lorsqu'elle a disparu.
D'une part, l'utilisation d'un agitateur aimanté, qui serait susceptible d'abimer la puce, n'est pas nécessaire. D'autre part surtout, une fois que la protection magnétique a disparu, l'agitation s'arrête d'elle-même.
Le bêcher est placé sur la plaque chauffante et la solution de gravure est portée à une température adaptée à l'activation de la réaction (par exemple 700C). Le contrôle de la température se réalise à l'aide d'un thermomètre électronique 15 plongé dans la solution 2, et relié à un circuit électronique de contrôle de l'opération. La puce électronique 5 (complètement décapsulée) est plongée dans la solution acide. L'agitation est activée par la mise en route de l'aimant. La puce électronique 5 tourne alors sur elle-même.
Des études de gravure d'un alliage NiFeCo montrent que la vitesse d'attaque est maximale avec de l'acide nitrique dilué à une concentration d'environ 33 %, figure 4, qui indique la vitesse de gravure (en  par minute) d'un alliage de NiFeCo en fonction de la formulation de la solution de gravure
en H2SO4, HNO3 et H2O à 25°C. Les réactions en jeu, figure 3, sont des réactions d'oxydoréduction entre les éléments de l'alliage et les ions NO3 de la solution. Les potentiels standards d'oxydoréduction représentés sur la figure 3 correspondent aux demi-équations suivantes: NO3 ' + 4H+ + 3e- < — > NO + 2 H2O

Les éléments fer, nickel et molybdène sont oxydés dans une solution d'acide nitrique diluée avec dégagement de monoxyde d'azote. Dans le cas de la solution diluée, en particulier à 30 %, la position de la puce 5 dans le bêcher est indifférente (à l'envers ou à l'endroit).
Par contre, dans le cas de l'utilisation d'acide nitrique fumant, la réaction qui intervient est une réaction de passivation de l'alliage. Une fine couche de passivation protège l'alliage qui se comporte alors comme un matériau inerte vis-à-vis de l'acide nitrique. Le phénomène de passivation correspond à une oxydation de la surface de l'alliage (la passivation se produit avec le fer et le nickel). Cependant, lorsqu'elle est en contact avec du verre, la couche de passivation s'érode à l'endroit du contact, et l'attaque à l'acide nitrique s'y poursuit engendrant à son tour une passivation à cet endroit. La position de la puce 5 dans le bêcher 1 n'est alors, selon l'invention, pas indifférente. Il faut qu'elle soit à l'envers. Ainsi, lorsque la puce électronique 5 est introduite dans la solution 2 d'attaque, avec sa protection magnétique 9 face au culot du bêcher 1 en verre, l'alliage subit successivement une passivation, l'érosion de la passivation, la reprise de la passivation et ainsi de suite. Ainsi, l'agitation de la puce, activée par l'aimantation de l'aimant 11 situé sous la plaque chauffante, entraine un affaiblissement plus rapide de la couche de passivation par une répartition toujours renouvelée des zones d'érosion, les zones érodées étant entourées de zone non érodées qui portent à leur tour sur le fond du bêcher, et qui sont soumises à l'érosion puis à l'action de l'acide. La couche 10 de colle entre la
puce et la protection magnétique est aussi attaquée par la solution d'acide nitrique. Il faut plusieurs minutes avant dissolution complète du matériau magnétique et de la colle. Typiquement il faut de l'ordre de 40 minutes. La caméra 14 sert alors à informer l'opérateur de la fin de la gravure, en produisant par exemple une alarme, voire d'autres opérations automatisées de vidange du bêcher 1 et de rinçage de la puce 5 à l'eau déminéralisée.

Revendications
1 - Procédé de gravure chimique humide pour enlever une protection (9) en un matériau magnétique présent sur une surface d'un composant (5) intégré électronique, dans lequel on baigne (1 ) le composant dans une solution (2) de gravure et dans lequel on accélère (4, 11 ) la gravure chimique, caractérisé en ce qu'on met le composant électronique baignant dans la solution en mouvement en le soumettant à l'action d'un champ magnétique tournant.
2 - Procédé selon la revendication 1 , caractérisé en ce que la solution est une solution d'acide nitrique fumant, en ce que le récipient de réception de la solution est un bêcher en verre, et en ce que le composant électronique est placé dans ce récipient avec sa protection en un matériau magnétique placée contre le verre.
3 - Procédé selon la revendication 1 , caractérisé en ce que la solution est une solution d'acide nitrique diluée, par exemple à 30 %.
4 - Procédé selon l'une des revendications 1 à 3, caractérisé en ce qu'on chauffe la solution, par exemple à 700C. 5 - Procédé selon l'une des revendications 1 à 4, caractérisé en ce qu'on surveille l'agitation du composant et ou de la solution à l'aide d'une caméra vidéo (14), et en ce qu'on détecte l'instant où le composant n'est plus agité malgré le maintien de l'action du champ magnétique tournant.
