Abstract
アルミニウム又はアルミニウム合金に耐食性を付与するためのバリア型陽極酸化処理皮膜を緻密なものとすることにより、ガス放出特性に優れたものとするためのアルミニウム又はアルミニウム合金の耐食処理方法を提供する。
アルミニウム又はアルミニウム合金の表面に厚さ5~20nmの緻密な酸化層を形成し、その後、バリア型陽極酸化処理をすることを特徴とする。
Description
アルミニウム又はアルミニウム合金の耐食処理方法
技術分野
[0001] 本発明は、アルミニウム又はアルミニウム合金の耐食処理方法に関するものである 背景技術
[0002] 従来、アルミニウム又はアルミニウム合金に耐食処理を施す方法として、例えば、特 許文献 1に、アルミニウム合金の表面にノ リア型陽極酸ィ匕処理を行い、加熱して脱ガ ス処理を行う方法が開示されている。
しかしながら、特許文献 1に開示されるようにして、 A1050合金、 A5052合金及び A60 61合金のそれぞれに、弱アルカリ性の脱脂液により脱脂処理を施した後、硝酸水溶 液中でデスマット処理を行い、アジピン酸アンモ-ゥムによるバリア型陽極酸ィ匕処理 を行 ヽ、形成されたバリア型陽極酸化処理皮膜の形態を走査電子顕微鏡で観察し たところ、 A1050合金には比較的連続的な皮膜が形成されていたが、 A5052合金及 び A6061合金に形成された膜には欠陥が多ぐ耐食性及び真空雰囲気下における ガス放出特'性に問題があった。

発明の開示
発明が解決しょうとする課題
[0004] そこで、本発明は、上記従来技術の問題点を解決するために、アルミニウム又はァ ルミ-ゥム合金に耐食性を付与するためのノ リア型陽極酸ィ匕処理皮膜を緻密なもの とすることにより、ガス放出特性に優れたものとするためのアルミニウム又はアルミ-ゥ ム合金の耐食処理方法を提供することを目的とする。
課題を解決するための手段
[0005] 上記課題を解決するために、本発明者等は下記の通り、解決手段を見出した。
即ち、本発明のアルミニウム又はアルミニウム合金の耐食処理方法は、請求項 1に 記載の通り、アルミニウム又はアルミニウム合金の表面に厚さ 5〜20nmの緻密な酸
化層を形成し、その後、バリア型陽極酸化処理をすることを特徴とする。 請求項 2に記載の本発明は、請求項 1に記載の方法において、前記酸化層を酸性 溶液により酸ィ匕処理することを特徴とする。
請求項 3に記載の本発明は、請求項 2に記載の方法において、前記酸性溶液は、 リン酸 50〜80重量%及び硝酸 1〜5重量%を含有するものであり、前記酸性溶液を 80〜100°Cに加熱して、前記アルミニウム又はアルミニウム合金を、 1〜10分間浸漬 することを特徴とする。
請求項 4に記載の本発明は、請求項 1乃至 3のいずれかに記載の方法において、 前記酸ィ匕層が形成されたアルミニウム又はアルミニウム合金を、真空、大気又は窒素 雰囲気下で、前記アルミニウム又はアルミニウム合金を 150〜300°Cで加熱処理して から、前記バリア型陽極酸化処理することを特徴とする。
発明の効果
[0006] 本発明によれば、アルミニウム又はアルミニウム合金に耐食性を付与するためにバ リア型陽極酸化皮膜を形成する前に、緻密な酸化層を形成することにより、バリア型 陽極酸ィ匕皮膜を緻密にすることができ、耐食性及びガス放出特性に優れたバリア型 陽極酸ィ匕皮膜とすることができる。

発明を実施するための最良の形態
[0008] 本発明に使用することができるアルミニウム又はアルミニウム合金としては特に制限 するものではない。例えば、純アルミ系の 1000系合金、 Al— Cu系、 Al— Cu— Mg 系の 2000系合金、 Al— Mn系の 3000系合金、 Al— Si系の 4000系合金、 Al— Mg 系の 5000系合金、 Al— Mg— Si系の 6000系合金、 Al— Zn— Mg— Cu系、 Al— Z n— Mg系の 7000系合金、 7N01合金等を使用することができる力 特に、純アルミ 系、 2000系、 30000系、 5000系、 6000系のアル ゥム合金に本発明は有効であ る。 4000系のアルミニウム合金は、合金組織に数/ z m程度のシリコンが分散して存 在しており、アルミニウムの部分には、緻密な酸ィ匕皮膜が成長しないため、部分的な 処理になる力 である。
[0009] 前記アルミニウム又はアルミニウム合金に形成される緻密な酸ィ匕層は、 5〜20nmと する。
尚、本明細書において、緻密な酸ィ匕皮膜とは、非金属介在物等が存在していること による欠陥を除き、ナノメートルオーダー以上の空孔がなく連続的な被膜であり、酸 化層形成後に大気中で酸化するなどして酸化を促進しょうとしても、それ以上酸化層 が厚くならない層をいう。
この酸ィ匕層は、 5nm未満では、連続的に層状に成長させることが難しぐ不均一な 酸ィ匕皮膜となり、 20nmを超えると、緻密な酸ィ匕層を形成できずポーラス構造になり、 この後ノ リア型陽極酸ィ匕皮膜を成長させるとガス放出が多いものになってしまうため である。
[0010] 前記酸ィ匕層の形成方法としては、特に制限はないが、酸性溶液により行うことが好 ましぐ更に、酸性溶液をリン酸 50〜80重量%及び硝酸 1〜5重量%を含有するもの とし、酸性溶液を 80〜100°Cに加熱して、アルミニウム又はアルミニウム合金を、 1〜 10分間浸漬することが好ま 、。
これにより、厚さ 5〜20nmの緻密な表面酸化層をアルミニウム及びアルミニウム合 金の表面に形成することが容易になるからである。
[0011] また、更に、前記酸化層を形成した後、真空、大気又は窒素雰囲気下で、前記ァ ルミ-ゥム又はアルミニウム合金を 150〜300°Cで加熱処理することが好ましい。これ により、酸ィ匕を促進することができるからである。
[0012] 前記酸ィ匕層が形成されたアルミニウム又はアルミニウム合金のノ リア型陽極酸ィ匕処 理は、電解質溶液により電解して行う。
電解質水溶液としては、例えば、アジピン酸アンモ-ゥム等のアジピン酸塩、ホウ酸 とホウ酸アンモ-ゥムとを混合物等のホウ酸塩、リン酸二水素アンモ-ゥム等のリン酸 塩、酒石酸塩、ケィ酸塩、フタル酸水素カリウム等のフタル酸塩、炭酸ナトリウム等の 炭酸塩、クェン酸塩、クロム酸ナトリウム等の溶液のいずれかを用いる力、或いは、こ れらの混合溶液を用いることができる。
前記電解質水溶液中にぉ 、て、アルミニウム又はアルミニウム合金素材が陽極とな るように電源に接続して電解が行われ、陰極には、不溶性の導電材料が使用される
。電解電流は、特に制限するものではないが、直流電流の場合には、直流密度 0. 2 〜5A/cm2程度とすることができ、電解時間は、形成される皮膜の厚さ等の電解条 件により適宜選択することができる。また、印加電圧についても、特に制限するもので はないが、 20〜500Vとすることができる。
実施例
[0013] 以下、本発明の実施例について説明する。
(実施例 1)
表面を旋盤で切削した、直径 45mm、厚さ 3mmの A5052合金製の円板を被処理 物として用意した。この被処理物を、 80重量%リン酸及び 3重量%硝酸を含有する 8 5°Cの溶液に浸漬して攪拌しながら酸ィ匕処理を 2分間行った。次に、被処理物を純水 に浸漬し、再度純水により、浸漬して洗浄した。
次に、被処理物を、 40°Cの 10重量%のアジピン酸アンモ-ゥム溶液に浸漬し、直 流電圧 200Vで、バリア型陽極酸化皮膜を 1時間形成した。
[0014] (実施例 2)
実施例 1と同じ被処理物を用意した。
この被処理物を、 80重量%リン酸及び 3重量%硝酸を含有する 85°Cの溶液に浸 漬し、攪拌しながら酸ィ匕処理を 2分間行った。
次に、被処理物を、純水に浸漬し、 50°Cの純水に浸漬し、再度純水により浸漬して 洗浄した。
洗浄された被処理物を、真空装置内で、 10—4Pa台まで減圧して、 300°Cで 30分間 加熱を行い、その後、室温(10°C〜40°C程度、以下同じ。)まで冷却し、大気中に取 り出し、 10重量%のアジピン酸アンモ-ゥムを含有する 40°Cの溶液に浸漬し、直流 電圧 200Vで、バリア型陽極酸化皮膜を 1時間形成した。

実施例 1で使用した同じ被処理物を用意した。
この被処理物を、 15重量%硝酸及び 1重量%のフッ酸溶液を含有する室温下の溶 液に 3分間浸漬し、純水に浸漬し、 50°Cの純水に浸漬し、再度純水により浸漬して 洗浄した。
洗浄された被処理物を、 35重量%の硝酸溶液に 1分間浸漬し、純水で洗浄した。 そして、実施例 1と同じ条件でバリア型陽極酸化皮膜を形成した。

実施例 1で使用した同じ被処理物を用意した。
この被処理物を、アセトンにより脱脂洗浄した。
洗浄された被処理物を、実施例 1と同じ条件でバリア型陽極酸化皮膜を形成した。

実施例 1, 2及び比較例 1, 2のアジピン酸アンモ-ゥムによるノリア型陽極酸ィ匕皮 膜を形成した試料のガス放出特性を評価した。ガス放出特性の評価には、昇温脱離 測定装置(アルバックテク-カルジャーナル No.58 P.30)を用い、 300°Cまで昇温 する間の単位面積当たりのガス放出量を測定し、その結果を表 1に示す。

実施例 1及び比較例 1の試料のバリア型陽極酸化処理層の表面を走査電子顕微 鏡(SEM : Scanning electron microscopy)により観察し、その表面 SEM像を図 1に示す 。図 1の(a)は、実施例 1の表面 SEM像、(b)は、比較例 1の表面 SEM像である。実施 例 1に比べて、比較例 1は欠陥が多く酸ィ匕皮膜が粗な構造であることがわかる。比較 例 1のガス放出量が多い原因力 この構造力も推測することができる。

実施例 1, 2及び比較例 1, 2のアジピン酸アンモ-ゥムによるノリア型陽極酸ィ匕皮 膜を形成する前の試料を、ォージェ電子分光で深さ方向に分析して表面酸化層の 厚さ (nm)を、各試料の測定位置が対応するように 8点抽出し、酸化層厚さのばらつ
きを求め、表 2に結果を示す。尚、表面酸化層厚さは、酸素のピークの半値値として いる。

[0023] 表 2から、前処理で酸化層を形成しなかった比較例 1, 2の試料に対して、実施例 1 , 2の試料は測定点間のばらつきが少なぐ均質な酸化層が形成されていることがわ かった。
[0024] 上記実施例では、 A5052系のアルミニウム合金を使用した力 純アルミニウム、 200 0系、 3000系、 5000系、 6000系のァノレミニゥム合金にも、本発明力有効であること を確認した。
また、バリア型陽極酸化処理に、アジピン酸アンモ-ゥムを使用した力 硼酸アンモ ユウム、リン酸アンモ-ゥム等も使用できることを確認した。
産業上の利用可能性
[0025] 本発明のアルミニウム又はアルミニウム合金の耐食処理方法は、半導体製造装置 や薄膜形成装置等の真空雰囲気下に置かれる部材へ耐食性を付与するために利 用することができる。
Claims
[1] アルミニウム又はアルミニウム合金の表面に厚さ 5〜20nmの緻密な酸ィ匕層を形成 し、その後、ノ リア型陽極酸ィ匕処理をすることを特徴とするアルミニウム又はアルミ- ゥム合金の耐食処理方法。
[2] 前記酸化層は酸性溶液による酸化処理により形成されることを特徴とする請求項 1 に記載のアルミニウム又はアルミニウム合金の耐食処理方法。
[3] 前記酸性溶液は、リン酸 50〜80重量%及び硝酸 1〜5重量%を含有するものであ り、前記酸性溶液を 80〜100°Cに加熱して、前記アルミニウム又はアルミニウム合金 を、 1〜10分間浸漬することを特徴とする請求項 2に記載のアルミニウム又はアルミ- ゥム合金の耐食処理方法。
[4] 前記酸ィ匕層が形成されたアルミニウム又はアルミニウム合金を、真空、大気又は窒 素雰囲気下で、前記アルミニウム又はアルミニウム合金を 150〜300°Cで加熱処理 してから、前記バリア型陽極酸化処理することを特徴とする請求項 1乃至 3のいずれ かに記載のアルミニウム又はアルミニウム合金の耐食処理方法。
