Abstract
Es wird eine elektrolumineszierende Anordnung (10) beschrieben, welche ein elektrolumineszierendes Element enthält, das mindestens ein Material (11) aufweist, welches mit zumindest bereichsweise durchgehenden Poren (15) versehen ist, beispielsweise Al2O3, in die zumindest teilweise mindestens eine elektrolumineszierende Verbindung (16) eingebracht ist, die Silizium sein kann, welches durch ein MOCVD-Verfahren von entsprechenden Siliziumvorläuferverbindungen, beispielsweise Cp*SiH3 hergestellt wird.
Description
Elektrolumineszierende Anordnung
Die vorliegende Erfindung betrifft eine elektrolumineszierende Anordnung nach der Gattung des unabhängigen Anspruchs sowie ein Verfahren zu deren Herstellung.
Stand der Technik
Eine elektrolumineszierende Anordnung ist dadurch charakterisiert, daß sie unter Anlegung einer elektrischen Spannung unter Stromfluß Licht aussendet. Derartige Anordnungen sind unter der Bezeichnung "Leuchtdioden (LED = light emitting diodes) seit langem bekannt. Als Elektrolumineszenz bezeichnet man die direkte Umwandlung elektrischer Energie in Licht. Dieses Phänomen kommt je nach verwendetem Material durch unterschiedliche Mechanismen zustande. Als Materialien werden zum einen anorganische Halbleiterverbindungen, beispielsweise mit Fremdatomen dotierte ZnS oder GaS-Verbindungen eingesetzt. Der Ursprung der Elektrolumineszenz in anorganischen
Halbleitermaterialien liegt in der durch Elektroneninjektion verursachten Anregung von lumineszierenden Zentren (beispielsweise der Dotiermaterialien wie Mangan oder Terbium) in den anorganischen Gastgittern. Dazu ist
Wechselstrom und eine hohe Stromstärke von über 100 Volt erforderlich. Zum anderen finden seit mehreren Jahren verstärkt organische Materialien, beispielsweise Poly- (p- phenylen-vinylen) (PPV) Verwendung als elektrolumineszierende Materialien. Elektrolumineszenz in organischen Verbindungen erfolgt durch Rekombination von sogenannten Löchern, das heißt positiven Ladungen und Elektronen, das heißt negativen Ladungen, über Exzitonzustände (US-PS 4 539 507) . Elektrolumineszierende Anordnungen enthalten ein oder mehrere Schichten aus organischen oder anorganischen
Ladungstransportverbindungen. Der prinzipielle Aufbau in der Reihenfolge der Schichten ist wie folgt:

Einen weiteren Zugang zu elektrolumineszierenden Anordnungen wird in dem Artikel von M. Granström, N. Bergren und 0. Inganäs "Micrometer and Nanometer εized polymeric Light Emitting Diodes" in: Science 1995, 267, S. 1479-1481 beschrieben, in dem eine poröse Polycarbonatmembran zwischen zwei Elektroden auf einem transparenten Substrat angeordnet ist. Die Poren sind mit elektrolumineszierenden organischen Polymeren gefüllt. Diese Polycarbonatmembranen weisen Porendurchmesser von 10 nm bis zu 100 nm auf, so daß damit sogenannte Nano-LED'ε verwirklicht werden können. So können verschiedene Geometrien insbesondere in miniaturisierten Anordnungen einfach realisiert werden. In den letzten Jahren hat sich ebenfalls gezeigt, daß Silizium Elektrolumineszenz aufgrund des sogenannten „quantum confinement effect" aufweist (M.J. Sailer and E.J. Lee, Surface Chemistry of
Luminescent Silicon Nano-Crystallites , Adv. Mater. 1997, 9, S. 783 bis 793). Weiterhin sind lu ineszierende Gold(I)- Verbindungen bekannt (L.H. Gade , Angewandte Chemie 1997, 109, S. 1219 bis 1221). Alle bekannten Systeme konnten jedoch die ihnen aufgrund der verwendeten Materialien inhärenten Probleme, beispielsweise Luftbeständigkeit, Elektrooxidation, hohe Stromstärken oder Lichtausbeute nicht lösen.
Es bestand die Aufgabe, eine elektrolumineszierende Anordnung zur Verfügung zu stellen, die einfach und preiswert herzustellen ist und insbesondere besonders langlebig und gegenüber Umwelteinflüssen resistent ist.
Vorteile der Erfindung
Erfindungsgemäß wird eine elektrolumineszierende Anordnung zur Verfügung gestellt, deren elektrolumineszierendeε Element mindestens ein Material enthält, welches mit zumindest bereichsweise durchgehenden Poren versehen ist, in die zumindest teilweise eine elektrolumineszierende Verbindung eingebracht ist, die ein Element aus der Gruppe Silizium, Germanium, Gallium, Indium, Cadmium, Zink enthält. Es ist damit in einfachster Weise möglich, durch die Porenstruktur, die vorteilhafterweise kontrolliert eingestellt werden kann, eine Vielzahl von anorganischen elektrolumineszierenden Verbindungen in diese Poren einzubringen. Damit kann in einfacher Weise die Geometrie der elektrolumineszierenden Anordnung eingestellt werden, die darüberhinaus durch die Porenstruktur eine besonders hohe Stabilität aufweist.
Das erfindungsgemäße Verfahren zur Herstellung einer derartigen elektrolumineszierenden Anordnung kann in einfachen Verfahrensschritten durchgeführt werden. Dabei
wird auf ein transparentes Substrat, beispielsweise Glas oder ein transparenter Kunststoff, der flexibel sein kann, eine transparente oder εemitransparente elektrisch leitfähige Schicht, beispielsweise Indiumzinnoxid (ITO), abgeschieden. Darauf wird eine zumindest bereichεweiεe mit Poren im Nanobereich versehene Schicht aufgebracht. In die Poren wird zumindest bereichsweiεe eine elektrolumineεzierenden Verbindung eingebracht, und auf die Oberfläche der nanoporösen Schicht wird eine zweite elektrisch leitfähige Schicht aufgebracht. Durch diesen einfachen Schichtaufbau ist es möglich, das Verfahren zur Herstellung einer elektrolumineszierenden Anordnung wesentlich zu vereinfachen und kostengünstig zu gestalten.
Weitere vorteilhafte Ausgestaltungen und Weiterbildungen der Erfindung sind in den Unteransprüchen beschrieben.
In vorteilhafter Weise enthält die elektrolumineszierende Verbindung poröses Silizium. Poröses Silizium weist eine große Oberfläche auf und luminesziert durch Anlegen einer elektrischen Spannung. Es ist so möglich, diese elektrolumineszierenden porösen Siliziumverbindungen in mikroelektronische Schaltungen aus Silizium mitzuintegrieren, so daß es in einfachster Weise möglich ist, die poröse Matrix gefüllt mit porösem Silizium auch in Halbleiteranordnungen zu verwenden.
In einer weiteren bevorzugten ausgestaltung enthält die elektrolumineszierende Verbindung ein Siloxen. Siloxen ist eine Siliziumverbindung, die sich besonders einfach, beispielsweise durch Thermolyse entsprechender Ausgangsverbindungen, in den Poren des elektrolumineszierenden Elements abscheiden läßt. Darüberhinaus kann Siloxen in einfachster Weise p- oder n- dotiert werden, so daß eine Vielzahl von verschieden
dotierten Siloxenen erhalten werden kann, die es ermöglichen, sämtliche Wellenlängen bei der Lichtemission zur Verfügung zu stellen. Besonders vorteilhaft ist, wenn in den Poren eine erste Schicht aus einer p-dotierten Siliziumverbindung oder einer anderen p- leitenden Verbindung angeordnet ist. Damit kann in einfacher Weise auf die erste Schicht eine zweite Schicht aus einer n-dotierten Siliziumverbindung angeordnet werden, so daß damit nach Anlegen einer elektrischen Spannung eine einfache Rekombination der Ladungsträger und damit Elektrolumineszenz erfolgt. Die Silizium enthaltenden Verbindungen bilden thermodynamisch sehr stabile Si-O-Al Bindungen mit der Oberfläche der Nanoporen aus, was zu einer erhöhten Festigkeit und Stabilität der gesamten Anordnung führt.
Es ist in ebenfalls vorteilhaft, auf der ersten Schicht eine zweite Schicht aus anderen n-leitenden Verbindungen, ausgewählt aus der Gruppe bestehend aus ZnS, CdS, GaAs , InGaS, InGaAs , MnS anzuordnen. Auch hiermit können in einfacher Weise verschiedene n-dotierte Verbindungen, die stabil sind und besonders gut elektrolumineszieren, aufgebracht werden, so daß ebenfalls durch Rekombination der Ladungsträger verschiedene Wellenlängen in einfachster Weise erhalten werden können. Ebenso ist es vorteilhaft möglich, auf der ersten und/oder zweiten Schicht eine Schicht aus ligandenstabilisierten Gol clusterverbindungen anzuordnen, insbesondere Goldclusterverbindungen die Gold in Form seiner einwertigen Oxidationsstuf aufweisen, so daß deren Lumineszenz und hervorragende Leitfähigkeit genutzt werden können, um ein besonders effektives und effizientes elektrolumineszierendes Element zu bilden.
In einer bevorzugten Ausgestaltung des erfindungsgemäßen Verfahrens besteht die nanoporöse Schicht aus
Aluminiumdioxid, welches beispielsweise durch anodische Oxidation von Aluminiumfolien erhalten werden kann. Vorteilhaft ist, daß die Größe und der Durchmesser der Nanoporen eingestellt werden können, so daß auch hier die Größe des LED-Elementes in einfachster Weise variiert werden kann und entsprechend der Anwendung einsetzbar ist. Von Vorteil ist ebenso, daß die Größe und der Durchmesser der Nanoporen die Farbenintensität der Elektrolumineszenz bestimmen. Vorteilhafterweise wird die Schicht mit der elektrolumineszierenden Verbindung über ein CVD-Verfahren eingebracht, so daß keine aufwendigen Apparaturen erforderlich sind, und die Verbindungen schonend abgeschieden werden können.
In bevorzugter Ausgestaltung wird als Ausgangεverbindung für das CVD-Verfahren eine Verbindung ausgewählt aus der Gruppe bestehend aus (Cp*)2Si, Cp*SiH3 , Cp*SiH3 _XDR3 , (Cp*)xSi2Hy, wobei x für 1, 2 oder 3 steht, y für eine ganze Zahl zwischen 2 und 6, D für As, P, B, AI, Sb, Ga, In, Bi, N steht und R gleich oder verschieden sein kann und für C_ bis Cg-Alkyl, Phenyl, Alkoxphenyl, Mesityl, Aralkyl steht, so daß eine große Anzahl an nichtdotierten unterschiedlich Silizium enthaltenden Verbindungen zur Verfügung gestellt wird, womit in einfachster Weise der Bedeckungεgrad und die Schichtdicke eingestellt werden können. Die mit Phosphanen, Arsanen usw. substituierten Siliziumverbindungen bieten die überraschende und einfache Möglichkeit durch die Wahl des Liganden und des Substituierungsgrades einfach und zuverlässig p- oder n-dotierte Silizium- und Siloxenschichten abzuscheiden, wobei damit ebenfalls in einfacher weise durch die gewählte Stöchiometrie der Dotierungsgrad und die Schichtdicke kontrolliert werden kann. Komliziertere herkömmliche Dotierverfahren entfallen dadurch.

Figur 1 erläutert schematisch den Aufbau einer elektrolumineεzierenden Anordnung gemäß der vorliegenden Erfindung. Die elektrolumineszierende Anordnung 10 besteht aus einem Substrat 12, beiεpielεweiεe Glaε oder PMMA, auf den eine transparente oder semitranεparente Anode 13, beiεpielεweiεe auε ITO, aufgebracht iεt. Auf der Schicht mit der Anode 13 ist ein mit Poren im Nanobereich verseheneε Material, beispielsweise AI2O3 , 11 aufgebracht. Die Poren 15 haben einen Durchmesεer im Nanobereich von 10 nm bis 100 nm. Auf die Schicht 11 des nanoporöεen Materialε und in die Poren 15 ist eine Silizium enthaltende Verbindung 16, beiεpielεweiεe ein Siloxen, oder nanoporöses Silizium angeordnet. Es ist auch möglich, daß nur die Poren 15 mit der elektrolumineszierenden Verbindung 16 gefüllt werden, Figur 1 zeigt jedoch eine mögliche Ausführungεform, bei der noch eine weitere Schicht aus der elektrolumineszierenden Verbindung 16 auf das Substrat 11 aufgebracht ist. Darauf angeordnet iεt die Kathode 14.
Figur 2 zeigt schematisch nur eine Nanopore in vergrößertem Maßstab einer erfindungsgemäßen Anordnung. Diese Anordnung 20 besteht ebenfalls aus einem transparenten Substrat 22, auf das eine Anode 23 aufgebracht ist. Die Anode 23 kann,
wie in Figur 1, ebenfalls aus ITO oder auch auε einem transparenten Polymer, beispielsweise aus Polythiophen oder Polypyrrol bestehen. Die nanoporöεe Schicht 21 kann beispielsweise aus AI2O3 beεtehen. Die Nanopore 27 weiεt eine erεte Schicht 25, beispielsweise aus p-dotiertem Silizium oder einem p-dotierten Siloxen auf. Auf diese Schicht 25 iεt eine weitere Schicht 26, beiεpielsweise auε n-dotiertem Silizium oder n-dotiertem Siloxen aufgebracht. Es ist weiterhin möglich, daß die Schicht 26 sich nur in der Pore befindet oder, wie auch die Schicht 25, auf der
Oberfläche des nanoporöεen Subεtrats sich befindet. Es ist in einer weiteren Ausführungεform ebenfallε möglich, daß die Schicht 26 auε n-dotierten oder n-leitenden Verbindungen, beispielsweiεe ZnS, CdS , GaAs , InGaS, InGaAs oder MnS beεteht. In einer weiteren Auεführungεform können auch ligandenεtabilisierte Goldclusterverbindungen, beiεpielεweiεe Au3 (Ch3N=COCH3 ) 3 , Au55Cl6 (PPh3 ) 12 , Au55Cl6 (PPh2CgH4Sθ3H) __ , Au55Cl6 (TOSS) 12 (TOSS = Hepta- (cyclopentyl) - (3-mercaptopropyl) -silaseεquioxan) verwendet werden. Auf die Schicht 26 iεt eine Kathode 24 aufgebracht.
Figur 3 zeigt einen weiteren Aufbau der erfindungsgemäßen elektrolumineεzierenden Anordnung, wobei wie in Figur 2 nur eine Nanopore gezeigt ist. Die elektrolumineszierende Anordnung 30 besteht auε grundεätzlich dem gleichen
Schichtaufbau wie dem in Figur 1 und 2 gezeigten. Auf einem transparenten Substrat 32 befindet εich eine tranεparente oder εemitranεparente Anode 33. Darauf angeordnet iεt daε nanoporöεe Substrat 31, das Nanoporen 38 aufweist. In der Nanopore 38 ist eine Schicht 35 aus p-dotiertem Silizium oder p-dotiertem Siloxen angeordnet. Auf dieεer Schicht 35 iεt eine Schicht 36 aus n-leitenden Cluεterverbindungen, beiεpielεweiεe ZnS oder CdS oder GaAs aufgebracht. Ebenfallε können die Verbindungen, die in der Beschreibung zu Figur 2 erwähnt werden, Verwendung finden. Auf dieser Schicht 36 ist
nun eine weitere Schicht 37 aus ligandenstabilisierten Goldclustern aufgebracht. Die Schicht 37 wird von der Kathode 34 kontaktiert.
Es iεt jedoch ebenfallε möglich, die Nanoporen nicht vollεtändig aufzufüllen. In einer nicht bildlich dargestellten Ausführungεform werden nur die Wände der Nanoporen mit der oder den Schichten ausgekleidet. Es hat sich gezeigt, daß eine erfindungsgemäße Anordnung εelbεt bei einer Bedeckung der Nanoporenwände in der Größenordnung von einer Monolage je Schicht noch hervorragende Elektrolumineεzenzeigenεchaften aufweiεt .
In einem Verfahren zur Herεtellung der erfindungεgemäßen elektrolumineszierenden Anordnung wird auf ein transparentes Substrat, beiεpielsweise Glas oder eine transparente Kunεtεtoffolie, eine transparente oder εemitransparente elektrisch leitfähige Schicht, beispielεweiεe ITO oder ein εemitranεparenteε Polymer, beispielsweise ein Polythiophen abgeschieden. Dies geεchieht mittelε an εich bekannter
Methoden. Auf dieεe elektriεch leitfähige Schicht wird eine Aluminiumεchicht aufgedampft. Dieεe wird nunmehr anodisch in einem Säurebad, beispielsweise Oxalsäure oder Phosphorsäure oder auch Schwefelsäure oxidiert , so daß nunmehr ein nanoporöseε Material, in diesem Fall Aluminium entsteht. Der Porendurchmesεer iεt im allgemeinen eine Funktion der angelegten Spannung, wobei der Richtwert in etwa 1 biε 1,2 Nanometer Porendurchmeεser je Volt Spannung entspricht. Dieser kann zwischen 5 Nanometern und 250 Nanometern frei gewählt werden. Indem hochreines Aluminium verwendet wird, sind die so entstehenden Membranen darüberhinaus tranεparent in einem Spektralbereich zwiεchen 350 Nanometer und dem nahen infraroten Bereich. Die Dicke der Membran kann über die Zeitdauer kontrolliert werden, in der daε Aluminium anodiεch oxidiert wird. Nach Herausnehmen aus dem Bad wird
die nunmehr nanoporose Membran, die auf einem Substrat aufgebracht ist, mit Wasεer gewaschen und getrocknet. Das nanoporose Aluminium wird durch Tempern bei ca. 1200-1400 °C in nanoporöses Aluminiumdioxid umgewandelt. In dieεe Nanoporen kann nunmehr eine erste Schicht auε einer Silizium enthaltenden Verbindung eingebracht werden. Dazu wird beiεpielεweiεe als Auεgangεverbindung Cp*SiH3 (Cp* = Pentamethylcyclopentadien) verwendet, welcheε bevorzugt mittels eines MOCVD-Abεcheidungεverfahrens oder thermolytisch Silizium enthaltende Filme liefert. Cp*SiH3 wird dabei bei ca. 800° in einer Stickstoffatmoεphäre zersetzt. Dies führt zur Bildung von Cp*H, H2 und Si. Die Siliziumatome reagieren εpontan mit den OH-Gruppen auf der Oberfläche der Nanoporen und ergeben εtabile Al-O-Si- Wechεelwirkungen. Dieε iεt der Beginn der Bildung von beiεpielεweiεe Siloxen, oder je nach Reaktionεbedingungen von poröεem Silizium. Der Bedeckungεgrad der Porenwände durch die entstehende Siliziumverbindung hängt von der Menge an Silizium ab, die während der Thermolyse zur Reaktion kommt. Dies wird durch die Verwendung einer entsprechenden Siliziumausgangεverbindung entεcheidend mitbeεtimmt. So beträgt der Siliziumgehalt bei Cp*SiH3 beiεpielεweiεe 17 Gew% . Indem der Porendurchmeεεer variabel iεt, können Siloxene oder poröεeε Silizium in einεtellbaren Schichtdicken an den Porenwänden abgeschieden werden. Falls p-dotierteε Siloxen abgeschieden werden soll, ist eε vorteilhaft, als Auεgangεverbindung beiεpielεweise Cp*SiH2PMe3 oder ein anderes, entsprechend substituierteε Cp*SiH3_xDR3 -Derivat zu verwenden. Je nach gewünεchter Dotierung, alεo n- oder p-dotiert, wird das Donoratom D gewählt . Der organische Reεt R beεtimmt weitgehend die Flüchtigkeit und Beεtändigkeit der Verbindung. DR3 kann ein Arsan, Phosphan, Boran, Alan, Stibian, Gallan, Indan, Biεmutan oder ein Stickstoffligand sein, der so die
entsprechenden Dotieratome für die entstehenden entsprechend dotierten Siliziumverbindungen liefert.
Durch die Wahl des Substituenten R werden die thermodynamisehen Parameter der Thermolyse beeinflußt . Die Anzahl der Donoratome D ist eine einfache und zuverläsεige Möglichkeit zur Einstellung des Dotierungsgrades.
Auf die entsprechende nicht dotierte Siliziumschicht kann nun sofort eine Kathode aufgedampft werden, beispielsweise Calcium-Aluminium oder Magnesium-Aluminium. Falls als erste Schicht eine p-dotierte Siliziumverbindung abgeschieden wurde, kann nun eine zweite Schicht aus einer n-dotierten Siliziumverbindung ebenfallε mittels eines an εich bekannten MOCVD-Verfahrenε abgeschieden werden. Ebenso iεt es möglich, bekannte n-leitende Cluεter, beiεpielεweiεe ZnS, CdS, GaAS oder dergleichen auf die erεte Schicht auε p-dotiertem Siloxen oder p-dotiertem Silizium abzuεcheiden. Dabei können die abzuεcheidenden Cluεterverbindungen durch direkte chemische Synthese in den Poren erzeugt werden, beispielsweise durch Sulfid- und/oder Arεenidfällung der entεprechenden Kationen wie beispielsweiεe Zn2+, Cd2+, In3+, Ga3+. Falls noch eine dritte Schicht aufgebracht werden soll, beispielεweiεe aus ligandenstabiliεierten Goldclustern, können die entsprechenden ligandenεtabiliεierten Goldcluεter beiεpielsweise durch direkte Reduktion von beispielsweise einwertigen Gold- Phoεphan-Auεgangεverbindungen auch direkt in den Poren eingebracht werden. Selbεtverεtändlich iεt auch jede andere Art der direkten Syntheεe, wie Ligandenεubstitution,
Oxidation, reduktive Eliminierung etc. möglich. Durch diese in-situ Syntheεe aller erfindungεgemäß beεchriebener
Schichten in den Poren, sowohl der siliziumhaltigen Verbindungen, wie der n-leitenden Cluster als auch der ligandenstabilisierten Goldcluster werden Schichten aufgebracht, die Dimensionen im Bereich deε „quantum confinement effectε" aufweiεen. Dadurch entstehen
Nanoteilchen, die neuartige Eigenschaften insbesondere im Bereich der Lumineszenz und auf dem Gebiet der nichtlinearen Optik aufweisen. Natürlich ist es möglich die oben erwähnten Verbindungen nicht in-εitu zu generieren, εondern εie als schon synthetisierte Verbindungen mittels bekannter Verfahren in die Poren einzubringen.
Claims
1. Elektrolumineεzierende Anordnung mit einem tranεparenten Subεtrat, einer tranεparenten oder εemitransparenten erεten
Elektrode, einer zweiten Elektrode εowie mit einem zwiεchen den beiden Elektroden angeordneten elektrolumineszierenden Element, das mindestens ein Material enthält, welches mit zumindest bereichsweise durchgehenden Poren versehen iεt, in die zumindeεt teilweise mindestens eine elektrolumineszierende Verbindung eingebracht iεt, dadurch gekennzeichnet, daß die elektrolumineεzierende Verbindung ein Element aus der Gruppe Silizium, Germanium, Gallium, Cadmium, Zink, Indium enthält.
2. Elektrolumineεzierende Anordnung nach Anspruch 1, dadurch gekennzeichnet, daß die elektrolumineszierende Verbindung poröses Silizium enthält.
3. Elektrolumineszierende Anordnung nach Anspruch 1, dadurch gekennzeichnet, daß die elektrolumineszierende Verbindung ein Siloxen enthält.
4. Elektrolumineεzierende Anordnung nach Anspruch 1, dadurch gekennzeichnet, daß in den Poren eine erste Schicht auε einer p-dotierten Siliziumverbindung und/oder p-leitenden Verbindung angeordnet ist.
5. Elektrolumineszierende Anordnung nach Anspruch 4, dadurch gekennzeichnet, daß auf der ersten Schicht eine zweite Schicht auε einer n-dotierten Siliziumverbindung angeordnet iεt .
6. Elektrolumineεzierende Anordnung nach Anεpruch 4, dadurch gekennzeichnet, daß auf der ersten Schicht eine zweite Schicht aus n-leitenden Verbindungen, ausgewählt auε der Gruppe bestehend aus ZnS, CdS, GaAs, InGaS, InGaAε , MnS angeordnet iεt.
7. Elektrolumineεzierende Anordnung nach Anεpruch 4 oder 6, dadurch gekennzeichnet, daß auf der ersten und/oder der zweiten Schicht eine Schicht aus ligandenεtabilisierten Goldcluεterverbindungen angeordnet ist.
8. Verfahren zur Herstellung einer elektrolumineszierenden Anordnung nach einem der vorangegangenen Ansprüche, dadurch gekennzeichnet, daß
a) auf ein transparentes Substrat eine transparente oder semitransparente elektrisch leitfähige Schicht, inεbe- sondere ITO, abgeschieden wird, b) auf die elektrisch leitfähige Schicht eine zumindest bereichsweise mit Poren im Nanobereich versehene Schicht aufgebracht wird, c) daß in die Poren im Nanobereich zumindest bereichsweiεe mindeεtens eine Schicht einer elektrolumineszierenden Verbindung eingebracht wird, d) und daß auf die Oberseite der nanoporösen Schicht eine zweite elektriεch leitefähige Schicht aufgebracht wird.
9. Verfahren nach Anspruch 8, dadurch gekennzeichnet, daß die nanoporöεe Schicht auε Aluminiumdioxid beεteht.
10. Verfahren nach Anspruch 9, dadurch gekennzeichnet, daß die Größe und der Durchmesser der Nanoporen eingestellt werden kann.
11. Verfahren nach Anspruch 9, dadurch gekennzeichnet, daß die Größe und der Durchmesser der Nanoporen die Farbe und
Intenεität der Elektrolumineεzenz beεtimmen.
12. Verfahren nach Anspruch 8, dadurch gekennzeichnet, daß die Schicht mit der elektrolumineεzierenden Verbindung über ein CVD-Verfahren eingebracht wird.
13. Verfahren nach Anspruch 13, dadurch gekennzeichnet, daß als Auεgangεverbindung für daε CVD-Verfahren eine Verbindung verwendet wird, der auεgewählt ist aus der Gruppe bestehend auε: (Cp*)2Si, CpSiH3 , Cp*SiH3_xDR3 , (Cp*)xSi2Hy, wobei x für 1, 2 oder 3 εteht, y für eine ganze Zahl zwischen 2 und 6, D für As, P, B, AI, Sb, Ga, In, Bi, N εteht und R gleich oder verschieden sein kann und für C_ bis C6 -Alykl, Phenyl , Alkoxyphenyl, Mesityl, Aralkyl εteht.
14. Verfahren nach Anspruch 8, dadurch gekennzeichnet, daß die Schicht mit der elektrolumineszierenden Verbindung über eine direkte chemische Synthese in den Poren eingebracht wird.
