Description
Изобретение относитс к устройст-; вам дл измерени статических и динамических давлений газообразных сред с помощью датчиков, исполь; ую- щих поверхностные акустические волны (ПАВ).The invention relates to a device; you are using sensors to measure the static and dynamic pressures of gaseous media using sensors; surface acoustic waves (SAW).
Цель изобретени - повышение надежности и технологичности датчика, а также уменьшение температурной погрешности .The purpose of the invention is to increase the reliability and manufacturability of the sensor, as well as to reduce the temperature error.
Figure 1 shows the isometric pressure sensor; figure 2 is the same, longitudinal section.
The surfactant pressure sensor contains a silicon membrane 1, on which a diffusion resistive is located
10.heater 2, a silicon dioxide layer 3 is deposited on the heater. On which a surface acoustic structure is located, including the radiating 4 and receiving 5 electrodes, on which the piezoelectric layer 6 is applied, the SAW structure electrodes are connected to an amplifier 7 and form with him an auto generator. The resistive heater 2 has contact pads 8. The measured pressure is supplied to the cavity 9 through the inlet 10.
The sensor works as follows.
In the absence of a change in the measured pressure in the cavity 9 formed by the membrane 1 and the flange of the pressure sensor, the membrane 1 remains in the initial state, the frequency of the oscillator is unchanged and is determined by the topology of the receiving and radiating electrodes and the speed of propagation of the surfactant in the acoustic channel. With changes in the measured pressure, a mechanical elastic deformation of the membrane 1 occurs, and this leads to a curvature of the acoustic channel on the surface of the membrane 1, as well as to a change in the distance between the radiating 4 and receiving 5 electrodes. In addition, a nonlinear change in the elasticity of the material of the membrane 1 has a significant effect. As a result of the action of all the factors listed (effect mechanisms), the oscillator frequency changes, which is unambiguously related to the measured pressure. This makes it possible to obtain a frequency informative signal proportional to the measured pressure.

не происходит, однако температура датчика становитс зависимой от коэффициента теплопроводности газа, давление которого измер етс .does not occur, however, the temperature of the sensor becomes dependent on the thermal conductivity of the gas whose pressure is measured.
The changes in thermal conductivity due to the measured gas pressure lead to a change in the temperature of the membrane 1, and due to the temperature dependence of the SAW delay time, the output frequency of the autogenerator changes.
Дл повьщгени крутизны преобразовани в диапазоне малых давлений в приповерхностном слое мембраны 1 формируетс диффузионньш резистивньш нагреватель 2, который усиливает интенсивность тепловых процессов и тем самым степень вли ни вариации коэффициента теплопроводности воздухаг в рабочей полости мембраны от измер емого давлени .To increase the conversion slope in the low pressure range, a diffusion resistive heater 2 is formed in the subsurface layer of membrane 1, which enhances the intensity of thermal processes and thereby the degree of influence of the variation of the thermal conductivity coefficient of the air in the working cavity of the membrane from the measured pressure.
To reduce the influence of the ambient temperature, the proposed technical solution proposes using such a combination of layers located on a silicon membrane; 1, which would ensure the minimum temperature coefficient of the entire three-layer system, ensuring the implementation of the process of generating the output (frequency) signal based on the propagation of the surfactant. For this, a combination of a zinc oxide layer (ZnQ) (as a piezoelectric layer) with a protective silicon dioxide layer (SiOj) galvanically isolating the diffusion resistive heater 2 from the piezoelectric layer 6 is used. The graph of the theoretical dependence of the temperature coefficient of frequency (PTS) of the multilayer structure passes through zero when combining the thicknesses of the ZnO and SrO. layers equal to 1: 2 (for the main mode). The proposed combination of layers, taking into account the technology of obtaining a diffusion heater, provides a number of advantages in the mass fabrication of a pressure sensor, namely high manufacturability, mechanical strength and reliability.
