Изобретение относится к измерительной технике и предназначено для неразрушающего контроля качества магнитных пленок и изучения их высокочастотных характеристик путем регистрации спектров ферромагнитного резонанса в широкой полосе частот от локальных участков тонкопленочных образцов.The invention relates to measuring technology and is intended for non-destructive quality control of magnetic films and the study of their high-frequency characteristics by recording ferromagnetic resonance spectra in a wide frequency band from local areas of thin-film samples.
Наиболее близким аналогом по совокупности существенных признаков является широкополосный спектрометр ферромагнитного резонанса [Патент РФ RU 2747912 C1, МПК G01R33/05, опубл. 17.05.2021, Бюл. №14 (прототип)], состоящий из векторного анализатора цепей, короткозамкнутой несимметричной полосковой линии, внутри которой размещается исследуемый тонкопленочный образец, магнитной системы, управляемых источников постоянного тока. Короткозамкнутая несимметричная полосковая линия размещается в электромагнитном экране, причем СВЧ-разъем расположен перпендикулярно ее плоскости таким образом, что магнитная система может свободно вращаться вокруг нормали к плоскости полосковой линии. Локальный широкополосный спектрометр ферромагнитного резонанса содержит (фиг. 1) столик (1), на котором размещается измеряемый образец (2). Над образцом (2) закреплен чувствительный элемент (3) устройства, подключенный к векторному анализатору цепей (4). Столик (1) с образцом (2) соединен с системой позиционирования (5), позволяющей перемещать столик (1) и, соответственно, образец (2) в четырех координатах – в плоскости XYZ и вращение R. Столик (1) с образцом (2) и чувствительный элемент (3) находятся внутри двух пар ортогональных колец Гельмгольца – внутренних (6) и внешних (7). Кольца Гельмгольца (6) и (7) закреплены на полой оси (8), которая может вращаться с помощью привода (9). Также кольца Гельмгольца (6) и (7) расположены внутри трехкомпонентной магнитной системы компенсации лабораторного магнитного поля, состоящей из трех пар катушек Фанселау (10), (11) и (12), подключенных к трехканальному источнику тока (13). Кольца Гельмгольца (6) и (7) подключены к двухканальному источнику тока (14). The current sources (13) and (14), as well as the vector network analyzer (4), the positioning system (5) and the drive (9) are controlled by specialized software running on a personal computer.
На фиг. 2 показан пример реализации локального широкополосного спектрометра ферромагнитного резонанса. На алюминиевой стойке (15) с верхней стороны размещается векторный анализатор цепей (16), внутри стойки (15) закреплены алюминиевые пластины (17) и (18), связанные между собой колоннами (19). На пластине (18) закреплен (фиг. 3) опорный подшипник с вращающейся платформой (20), приводимой в движение через ременную передачу (21) шаговым двигателем (22). Таким образом, вращательное движение от двигателя (22) передается к кольцам Гельмгольца (23) и (24). Через внутренне отверстие опорного подшипника на пластине (18) неподвижно закреплен механизм перемещения столика (25), включающий поворотную ось R (26), линейные ось X (27), ось Y (28) и ось Z (29). Приводы осей подключены к драйверам и управляются программным обеспечением на персональном компьютере. На верхней пластине (17) размещен механизм юстировки (30) чувствительного элемента (31), позволяющий перемещать в плоскости XY чувствительный элемент (31) и настраивать его положение относительно оси вращения R (26) столика (25). На фиг. 4 показана трехкомпонентная магнитная система компенсации лабораторного магнитного поля, состоящая из трех пар катушек Фанселау (32), (33) и (34). Магнитная система закреплена неподвижно на верхней пластине (17 на фиг. 3). Внутри магнитной системы вращаются кольца Гельмгольца (23) и (24), с верхней стороны которых размещается держатель (35) чувствительного элемента (31 на фиг. 5), а с нижней стороны размещается столик (25) с образцом (36). На фиг. 6 показана конструкция чувствительного элемента (31). В закрытом металлическом корпусе (37) с верхней части размещается СВЧ-разъем (38), а с нижней части – металлизированная подложка (39). В металлизации (40) с нижней стороны подложки (39) вытравлено измерительное отверстие (41), над которым с другой стороны подложки (39) расположена полосковая линия (42). С одной стороны линия (42) подключена к разъему (38), а с другой – закорочена на корпус (37). На фиг. 7 показано нормированное распределение амплитуды высокочастотного магнитного поля вблизи измерительного отверстия (41) на расстоянии 0,3 мм от внешней стороны металлизации (40). Полосковая линия (42) на фиг. 7 ориентирована вертикально, частота равна 1 ГГц. На фиг. 7 нанесены вспомогательные ортогональные линии (43) и (44), проходящие через центр отверстия (41). На фиг. 8 показаны нормированные зависимости амплитуды высокочастотного магнитного поля возле измерительного отверстия (41) вдоль линий (43) и (44), отмеченных на фиг. 7. Например, зависимость (45) получена по линии (44), проходящей через центр отверстия (41) перпендикулярно полосковой линии (42), а зависимость (46) – по линии (43), проходящей через центр отверстия (40), но вдоль полосковой линии (42). Зависимости (45) и (46) получены на расстоянии 0,1 мм от внешней стороны металлизации (40), зависимости (47) и (48) на расстоянии 0,3 мм, а зависимости (49) и (50) – на расстоянии 0,5 мм. Все зависимости (45–50) получены для измерительного отверстия (41) диаметром 2 мм. Из зависимостей видно, что диаметр области измерений по уровню 1/√2 примерно равен диаметру измерительного отверстия (41). Неоднородность поля вдоль линии (44), показанная на зависимостях (45), (47) и (49), вызвана нарушением целостности металлизации (40) измерительным отверстием (41). СВЧ-токи в металлизации (40) вынуждены огибать препятствие в виде отверстия (41) по пути с наименьшим импедансом, т.е. по краям отверстия (41), где образуется область повышенной плотности тока. С изменением расстояния между металлизацией (40) и измеряемым образцом (36) происходит изменение распределения амплитуды СВЧ-поля вблизи измерительного отверстия (41). Inside the magnetic system, Helmholtz rings (23) and (24) rotate, on the upper side of which the holder (35) of the sensitive element (31 in Fig. 5) is placed, and on the lower side there is a table (25) with a sample (36). In FIG. 6 shows the design of the sensing element (31). In a closed metal case (37), a microwave connector (38) is located on the upper part, and a metallized substrate (39) is placed on the lower part. In metallization (40), a measuring hole (41) is etched on the bottom side of the substrate (39), above which a strip line (42) is located on the other side of the substrate (39). On the one hand, the line (42) is connected to the connector (38), and on the other hand, it is shorted to the housing (37). In FIG. 7 shows the normalized distribution of the amplitude of the high-frequency magnetic field near the measuring hole (41) at a distance of 0.3 mm from the outer side of the plating (40). The strip line (42) in FIG. 7 is oriented vertically, the frequency is 1 GHz. In FIG. 7, auxiliary orthogonal lines (43) and (44) are drawn, passing through the center of the hole (41). In FIG. 8 shows the normalized dependences of the amplitude of the high-frequency magnetic field near the measuring hole (41) along the lines (43) and (44) marked in FIG. 7. С помощью компенсационной магнитной системы, состоящей (фиг. 4) из катушек Фанселау (32), (33), (34), компенсируют внешнее лабораторное магнитное поле таким образом, чтобы в области размещения чувствительного элемента наблюдалось минимальное значение постоянного магнитного поля, создаваемого Землей и другими источниками, например, лабораторным оборудованием. На измерительном столике (25) (фиг. 5) размещают измеряемый образец (36) таким образом, чтобы тонкая магнитная пленка была обращена к чувствительному элементу (31). В программном обеспечении на персональном компьютере настраивают величины шагов и диапазон перемещений измеряемого образца (36), а также диапазон и шаг развертки по постоянному магнитному полю и по частоте. По командам от программного обеспечения измерительный столик (25) с измеряемым образцом (36) перемещается, при этом в каждом фиксированном положении векторным анализатором цепей (16) (фиг. 3) измеряется зависимость комплексного параметра S11 от частоты при фиксированном поле, создаваемом кольцами Гельмгольца (23). Калибровка векторного анализатора цепей (16) осуществляется с помощью колец Гельмгольца (23) и (24) при параллельных СВЧ-поле и постоянном магнитном поле. Таким образом, для одного фиксированного положения столика измеряется ряд частотных зависимостей комплексного параметра S11 от частоты при различных фиксированных значения постоянного магнитного поля. By commands from the software, the measuring stage (25) with the measured sample (36) moves, while in each fixed position the vector network analyzer (16) (Fig. 3) measures the dependence of the complex parameter S 11 on frequency at a fixed field created by Helmholtz rings (23). Calibration of the vector network analyzer (16) is carried out using Helmholtz rings (23) and (24) with a parallel microwave field and a constant magnetic field. Thus, for one fixed position of the table, a number of frequency dependences of the complex parameter S 11 on frequency are measured for various fixed values of the constant magnetic field. The complex dependences of the parameter S 11 are recalculated into the complex dependences of the parameter Z 11 , and then into the values of the complex magnetic permeability μ of the local area of the measured sample.
Исследовательские испытания заявленного локального широкополосного спектрометра ферромагнитного резонанса показали, что заявленный технический результат достигнут – устройство обеспечивает возможность проведения локальных измерений параметров ферромагнитного резонанса тонких магнитных пленок. Для примера, на фиг. 9 показаны результаты измерений локального участка диаметром 2 мм пленки пермаллоя Ni80Fe20 толщиной 100 нм, полученные при развертке по полю в диапазоне от плюс 1000 Э до минус 1000 Э, в частотном диапазоне от 0,1 ГГц до 10 ГГц.
