Известно техническое решение получения толстопленочного защитного покрытия /1/, наносимого на термоэлектрический материал (ТЭМ) для подавления сублимации сурьмы из скуттерудитов. Защитное покрытие, представляющее собой композитный материал из диоксида кремния, диспергированного частицами оксида алюминия, и в виде геля наносится на подготовленную поверхность ТЭМ. После чего проводится термическое старение покрытия при 873 К в вакууме. Недостатками данного технического решения являются сложность реализации многооперационного технологического процесса, значительная толщина защитного покрытия, снижающего основной параметр термоэлемента - разность температуры между горячим и холодным спаями термоэлемента, а также не высокая температура эксплуатации (873 К) и низкая адгезионная прочность.Known technical solution for obtaining a thick-film protective coating /1/ applied to a thermoelectric material (TEM) to suppress the sublimation of antimony from skutterudites. Защитное покрытие выполнено на основе композитного покрытия на основе порошка микростекла и нанодисперсного кремнезема, модифицированного органосиланом. Данное техническое решение сложно в производстве, слой пористый и при температурах выше температуры заполнения пор сублимация ТЭМ возобновится. Большая толщина защитного покрытия приведет к тому, что из-за разницы термических коэффициентов линейного расширения оксида алюминия и ТЭМ при повышенных температурах будет растрескивание оксида алюминия, что приведет, в том числе, к снижению адгезионной прочности. Термогравиметрический анализ проводили с помощью термоанализатора ТА Instruments SDT Q600. Чувствительность весов прибора для определения изменения массы - 0,1 мкг. Скорость нагрева образцов ТЭМ массой ~20 мг составляла 10 градусов в минуту в протоке аргона (100 мл/мин). Предлагаемый способ осуществляется следующим образом.The proposed method is carried out as follows.
Поверхности образцов ТЭМ, подвергают механической безабразивной обработке на притирочных пластинах с целью удаления нарушенного слоя, возникшего в процессе резки ТЭМ. Обработке подвергаются рабочие поверхности образцов ТЭМ, на которых формируется тонкопленочное защитное покрытие. Механическая обработка проводится до шероховатости не превышающей толщины наносимой защитной пленки. Связано это с тем, что с одной стороны шероховатость увеличивает площадь фактического контакта пленки и ТЭМ, что повышает адгезионную прочность. Однако, при шероховатости поверхности соизмеримой с толщиной пленки защитного покрытия, происходит ее деформация, приводящая к разрывам и, как следствие, снижению адгезионной прочности, а также сублимации компонентов ТЭМ. После механической обработки производят удаление остатков отработанного ТЭМ в растворителе и затем в дистиллированной воде. Непосредственно перед плазмохимическим осаждением в вакуумной камере для обеспечения высокой адгезионной прочности наносимой пленки проводят очистку поверхности образцов ТЭМ с целью удаления поверхностного окисла и создания развитой каталитически активной поверхности. Очистку поверхности образцов ТЭМ проводят ионным травлением. После этого производят плазмохимическое осаждение пленок SiO2 или Si3N4.The surfaces of the TEM samples are subjected to mechanical non-abrasive treatment on lapping plates in order to remove the damaged layer that has arisen during the cutting of the TEM. The working surfaces of TEM samples are subjected to processing, on which a thin-film protective coating is formed. Machining is carried out to a roughness not exceeding the thickness of the applied protective film. This is due to the fact that, on the one hand, roughness increases the area of actual contact between the film and TEM, which increases the adhesive strength. However, when the surface roughness is commensurate with the thickness of the protective coating film, its deformation occurs, leading to breaks and, as a result, a decrease in adhesive strength, as well as sublimation of the TEM components. After mechanical treatment, the residues of the spent TEM are removed in a solvent and then in distilled water. Immediately before plasma-chemical deposition in a vacuum chamber, to ensure high adhesive strength of the applied film, the surface of TEM samples is cleaned to remove surface oxide and create a developed catalytically active surface. The surface of TEM samples is cleaned by ion etching. After that produce plasma-chemical deposition of films of SiO 2 or Si 3 N 4 .

На фиг. 1 представлены результаты термогравиметрического анализа образцов n-типа проводимости PbTe (легирован 0,2 мас. % PbI2; 0,3 мас. % Ni) до и после нанесения защитной пленки SiO2. На фиг. 2 представлены результаты термогравиметрического анализа образцов р-типа проводимости GeTe (легирован 7.4 мас. % Bi) до и после нанесения защитной пленки SiO2. Существенная потеря массы у этих образцов, связанная с сублимацией компонентов ТЭМ наблюдается после 800 К. Это препятствует их использованию для изготовления термоэлементов, несмотря на то, что максимальная термоэлектрическая добротность у этих материалов при температурах до 950 К. Нанесение защитной пленки SiO2 толщиной 1,0 мкм, позволяет значительно снизить сублимацию, которая у PbTe при предельной температуре эксплуатации 950 К не превышает 0,03 мас. %, а у GeTe 0,02 мас. %. Deposition of a protective SiO 2 film with a thickness of 1. 0 μm, can significantly reduce sublimation, which in PbTe at a maximum operating temperature of 950 K does not exceed 0.03 wt. %, while GeTe has 0.02 wt. %. Thus, the use of a protective SiO 2 film makes it possible to increase the operating temperature of TEMs based on PbTe and GeTe up to 950 K, after which it is advisable to use high-temperature TEMs based on SiGe.

Таким образом увеличивается интервал температур надежной эксплуатации ТЭМ на основе SiGe. Как показал термогравиметрический анализ для практического предотвращения сублимации SiGe достаточно пленки Si3N4 толщиной 0,4 мкм. The deposition of Si 3 N 4 films of the order of 1.0 μm leads to a decrease in their adhesive strength associated with internal thermal stresses that increase with increased thicknesses.
Измерение адгезионной прочности осажденных защитных пленок, проводили методом прямого отрыва на установке Force Gauge PCE-FM50. В результате исследований установлено, адгезионная прочность защитных пленок имеет высокие значения. Адгезионная прочность пленок SiO2 на образце PbTe имеет значение 13,98 МПа; на образце GeTe - 14,84 МПа. Адгезионная прочность пленок Si3N4 на образцах Si0,8Ge0,2 (легирован 1,7 мас. % Р) и Si0,8Ge0,2 (легирован 0,5 мас. % В) имеет близкие значения 16,67 МПа и 16,56 МПа, соответственно.Measurement of the adhesion strength of the deposited protective films was carried out by the method of direct separation on the Force Gauge PCE-FM50.
