Abstract
Description
The invention relates to the field of technological processes and can be used for laser annealing of wafers from semiconductor, ceramic and glassy materials.
A known method of processing non-metallic materials used for amorphization of silicon and consisting in irradiating the surface of the plate with a laser pulse [Boyazitov P.M. Amorphization and crystallization of silicon by subnanosecond laser pulses. Abstracts of the All-Union Conference on the interaction of optical radiation with matter. Leningrad. March 11-18, 1988, with. 24] with an energy density sufficient to melt the surface layer. There is also a method of processing non-metallic materials used for annealing of ion-doped silicon [Kuzmenchenko T.A. et al. Laser annealing of ion-doped silicon by radiation with a wavelength of 2.94 microns. Abstracts of the All-Union Conference on the interaction of optical radiation with matter. Leningrad. March 11-18, 1988, with. 29]. The disadvantage of these methods is that they do not take into account the thermoelastic stresses that occur in the plates during processing. Since the materials being processed are partially transparent to the incident radiation, regimes are possible in which thermoelastic stresses capable of destroying the plates will be decisive in technological processes.
Also known is a method of processing non-metallic materials [Atamanyuk V.M., Kovalenko A.F., Levun I.V., Fedichev A.V. A method of processing non-metallic materials. Patent RU 2211753 C2. IPC B23K 26/00, publ. 09/10/2003. Bull. No. 25], in which the processing of the plates is carried out by irradiating the surface with a laser pulse. The temporal shape of the pulse is described by a certain ratio, depending on the density of the laser radiation energy flux, the constants b 1 and b 2 characterizing the front and decay of the laser pulse, the duration of the laser pulse, the current time from the onset of exposure, the energy density and the maximum value of the laser radiation flux in momentum. The effect is achieved by forming a laser pulse, the temporary shape of which is described by the relation
где q(t) - плотность мощности лазерного излучения, Вт/м2;where q (t) is the power density of the laser radiation, W / m 2 ;
τ - длительность импульса лазерного излучения, с;τ is the laser pulse duration, s;

е - основание натурального логарифма;e is the base of the natural logarithm;
t - текущее время от начала воздействия, с.t is the current time from the onset of exposure, s.
The specified method allows to minimize thermoelastic stresses in the absorbing layer of the plate material when exposed to laser pulses of duration less than 10 -6 s, when the dynamic problem of thermoelasticity is considered [A. Kovalenko An experimental setup for studying the influence of laser pulse parameters on the destruction of non-metallic materials // Instruments and experimental technique. - 2004. No. 4. - S. 119-124]. But this method does not work when the laser pulse duration is ~ 10 -2 -10 -6 s or annealing is carried out in a continuous mode of exposure to laser radiation for several seconds, when it is necessary to consider the quasistatic problem of thermoelasticity.
This method is selected as a prototype. The disadvantage of this method is that it does not exclude the destruction of the plates by thermoelastic stresses during processing.
The technical result of the invention is to increase the yield of plates from non-metallic materials by eliminating their destruction by thermoelastic stresses during laser annealing.
The technical result is achieved by the fact that in the method of laser processing of non-metallic plates, which consists in irradiating their surface with continuous laser radiation with an energy density determined by the equation

The following is a more detailed description of the laser processing method with reference to the figure.
Consider a plate in the form of a disk of thickness h, bounded by the planes z = ± h / 2 and a cylindrical generatrix. The surface z = h / 2 is affected by laser radiation. We assume that the power density of the laser radiation is uniformly distributed over the beam area and constant in time. The absorption of radiation is carried out in a thin surface layer of the plate material (for example, many optical glasses, ceramic materials, and glass materials have a surface absorption of radiation from a CO 2 laser with a wavelength of 10.6 μm).
- 216 с.]To prevent bending during processing, the plate, as a rule, is freely pinched along the contour [A. Kovalenko Modes of high-temperature laser annealing of optical ceramics KO-1 and KO-5 by radiation of a CO 2 laser // Glass and Ceramics. 2014. No9. S. 9-13]. The plate is completely covered by laser radiation. In this case, the temperature field in the plate will vary only in its thickness. The temperature in the plate is determined by the equation [Kovalenko AD Thermoelasticity. Kiev, “Vishcha school”, 1973. - 216 p.]
где: ξ=z/h - безразмерная координата, отсчитываемая от облучаемой поверхности пластины вглубь;where: ξ = z / h is the dimensionless coordinate measured in depth from the irradiated surface of the plate;
z - текущая координата;z is the current coordinate;
λ=асρ - коэффициент теплопроводности;λ = а сρ - thermal conductivity coefficient;
q - поглощенная плотность мощности лазерного излучения;q is the absorbed power density of the laser radiation;
R - коэффициент отражения лазерного излучения от поверхности пластины;R is the reflection coefficient of laser radiation from the surface of the plate;
q0 - плотность мощности лазерного излучения, падающая на поверхность пластины.q 0 is the power density of the laser radiation incident on the surface of the plate.
- 216 с.]:In a plate freely clamped along the contour under the influence of a temperature field that varies only in thickness, thermoelastic stresses arise [Kovalenko AD Thermoelasticity. Kiev, “Vishcha school”, 1973. - 216 p.]:
где σх (z, t), σу (z, t) - термоупругие напряжения в точке с координатой z в момент времени t;where σ x (z, t), σ y (z, t) are thermoelastic stresses at a point with coordinate z at time t;
T(z, t) - температура в точке с координатой z в момент времени t.T (z, t) is the temperature at the point with coordinate z at time t.
Substituting (1) in (3) and (4), after mathematical transformations, we obtain the ratio for calculating thermoelastic stresses in the plate
An analysis of relation (5) shows that thermoelastic stresses vary across the plate thickness from the maximum compressive in the plate section ξ = 1/2, where the temperature is maximum, to the maximum tensile stresses in the section ξ = -1 / 2, where the temperature has a minimum value.
Из уравнения (5) получим соотношение для максимальных растягивающих напряжений при ξ=-1/2Since non-metallic materials have a tensile strength of approximately five times less than compression [Feodosiev V.I. Strength of materials. M .: Science. 1986. - 512 p.], Further analysis will be carried out for tensile stresses. From equation (5) we obtain the relation for the maximum tensile stresses at ξ = -1 / 2
From (5) we find the absorbed power density of the laser radiation, which leads to plate destruction by thermoelastic stresses:
From equation (1) we find the absorbed power density of the laser radiation required to reach the annealing temperature on the irradiated surface of the plate
Dividing (12) by (13) and setting the condition q T /
Equation (9) is a condition for the thermal strength of the plate. If it is, the surface of the plate can be heated to the annealing temperature for a given time of exposure to laser radiation. In this case, the thermoelastic stresses will not exceed the tensile strength of the plate material. The left side of inequality (9) is a constant characterizing the ratio of the tensile strength of a plate material freely clamped along the contour to the maximum tensile stresses in it during one-sided heating by a surface heat source. The right-hand side of the inequality is a function of the dimensionless parameter ƒ (τ) (Fourier criterion). As an example, in the figure of FIG. Figure 1 shows a graphical solution to inequality (9) for a K8 optical glass plate. The left side of inequality (9) is independent of τ and is represented on the graph by a straight line parallel to the abscissa axis. The function ƒ (τ) is convex and reaches a maximum value of 0.275 at τ≈0.2. It can be seen that the thermal strength condition is satisfied for when τ 1 <0.02 and τ 2 > 1. At parameter values 0.02 <τ <1, the plate will be destroyed by thermoelastic stresses.
From equation (9) we find the temperature to which it is necessary to preheat the plate so that it is not destroyed by thermoelastic stresses during laser processing
From equations (7) and (8) we find the value of the energy density of the laser radiation necessary to reach the annealing surface of the plate
и плотности энергии, приводящей к разрушению пластины термоупругими напряжениямиand energy density leading to destruction of the plate by thermoelastic stresses
2. An example implementation of the method. It is necessary to anneal the surface of a K8 optical glass plate by radiation from a CO 2 laser. The plate thickness is 1.4 cm, the exposure time of laser radiation is 10 s. The left side of inequality (9) is 0.12, τ = 0.03, and ƒ (τ) = 0.153. The condition of thermal strength of the plate is not satisfied. To confirm the failure of the condition of thermal strength according to equations (11) and (12) we find that W f = 327 J / cm 2 , W T = 245 J / cm 2 . It can be seen that the destruction of the plate by thermoelastic stresses occurs at a lower charge for laser radiation energy than is required to reach the annealing temperature on the surface of the plate. The calculations were performed for the following initial data for K8 glass: E = 80 GPa, α T = 7.6⋅10 -6 K -1 , T ƒ = 1100 K, T 0 = 300 K, s = 760 J / (kg⋅K ), ρ = 2500 kg / m 3 , v = 0.2, σ BP = 70 MPa, a = 6⋅10 -3 cm 2 / s. The initial data are taken from GOST 13659-78. The optical glass is colorless. Physico-chemical characteristics. - M .: Publishing house of standards, 1985, - 48 p. To prevent destruction of the plate by thermoelastic stresses, according to equation (10), we calculate the temperature to which it is necessary to heat the plate. We obtain T 0 ≥511 K. We place the plate in a muffle furnace, heat it to a temperature of at least 511 K (for example, to T 0 = 520 K), maintain it at this temperature for a time of ~ 980 s, ensuring a uniform temperature distribution over the plate thickness ( the exposure time in the furnace is determined by the Fourier criterion t B ≈ 3h 2 / a ). Then we act for 10 s on a plate with an energy density calculated according to equation (11) for a new value of the initial temperature T 0 = 520 K. Moreover, W f = 237 J / cm 2 , which is less than the value of the energy density leading to plate destruction thermoelastic stresses. The power density of the laser radiation is q ƒ = W ƒ / t = 23.7 W / cm 2.
Thus, the implementation of the proposed method for laser processing of non-metallic plates by continuous laser radiation allows us to exclude their destruction by thermoelastic stresses and to increase the yield of suitable products.
