Abstract
Description
The invention relates to the field of production of high-purity substances and relates to the development of a method for producing high-purity isotopically enriched germanium 72 Ge, 73 Ge, 74 Ge, 76 Ge, which can be used in microelectronics, IR optics, nanophotonics. Single crystals of isotopically enriched germanium have higher thermal conductivity and thermoelectric power compared to natural germanium. Even germanium isotopes have zero nuclear spin, which allows them to be used as a matrix of elements of quantum computers. Single crystals of the 76 Ge isotope are used as material for detectors for studying double beta decay processes and other fundamental physical processes.
99,9%.A known method for producing germanium isotopes from isotopically enriched germanium tetrafluoride (Method for producing isotopically enriched germanium RF Patent No. 2280616, MKI C01G 17/02, C22B 41/00, publ. 07.27.2006). The method consists in the fact that the isotopically enriched fraction of germanium tetrafluoride is dissolved in a mixture of ethyl alcohol and carbon tetrachloride in the presence of a complexing agent, for example citric acid. To the resulting solution was added a solution of hydrogen peroxide, nitric acid and evaporated to dryness. The dry residue is calcined and sent to restore to germanium with hydrogen. The yield of isotopically enriched germanium is about 90%, chemical purity 99.9%.
The disadvantage of this method is the high corrosivity of germanium tetrafluoride and its hydrolysis products, the need to use additional reagents, a multi-stage process, the need to work with finely dispersed GeO 2 and Ge powders having a developed surface. This can lead to contamination of the resulting germanium, which reduces the productivity of the process.
27.05.2013).Another known method for producing isotopically enriched germanium is based on direct plasma-chemical reduction of germanium tetrafluoride with hydrogen in low-temperature non-equilibrium plasma ("Method for producing isotopically enriched germanium", RF Patent No. 2483130, C22B, publ. 05.27.2013).
Производительность предлагаемого способа составляет не менее 5 г/час поликристаллического германия, выход готового продукта - 90-95%.The method includes plasma-chemical decomposition of the corresponding isotope-enriched germanium tetrafluoride mixed with hydrogen in a non-equilibrium RF discharge plasma and germanium is deposited on a substrate, while germanium is deposited outside the discharge combustion zone at a pressure of 200-300 mTorr, the ratio of GeF 4 and Н 2 fluxes is not less than 1: 4 and their total flow rate of 100-150 cm 3 / min. The performance of the proposed method is at least 5 g / hour of polycrystalline germanium, the yield of the finished product is 90-95%.
The disadvantage of this method is the low chemical purity of the resulting germanium. In polycrystalline germanium-72, the content of arsenic impurity was 4.5⋅10 16 at / cm 3 , oxygen - 10 19 ÷ 10 20 at / cm 3 , carbon - 5⋅10 17 ÷ 5⋅10 18 at / cm 3 . The concentration of uncompensated charge carriers in the grown single crystal was 1 × 10 15 cm –3 , and the electrical resistivity at a temperature of 295 K was 1.5 Ω · cm. This may be due to the high corrosivity of the plasma components that interact with the equipment material. In addition, in this method, germanium is obtained in the form of a powder with a highly developed surface. To fuse the powder into an ingot, it is necessary to remove it from the reactor and transfer it to the fusion unit. In this case, the surface of the powder can adsorb impurities from the environment. The mentioned solution is taken as a prototype.
95%.The problem to which the invention is directed, is to develop a method for producing isotopically enriched germanium 72 Ge, 73 Ge, 74 Ge, 76 Ge with a high degree of chemical and isotopic purity with a yield of more than 95%.
This problem is solved due to the fact that, in contrast to the known method for producing isotopically enriched germanium, the inventive method does not use germanium tetrafluoride as the starting material for the extraction of isotopes from inorganic compounds, but monogerman enriched with the corresponding germanium isotope, obtained in an enriched state by sequential isolation by centrifuge separation of monogerman with natural isotopic composition.
95%.The essence of the invention lies in the fact that isotopically enriched monogerman is purified from impurities by low-temperature rectification, and then the germanium isotope is isolated from it in elemental form by pyrolysis at a temperature of 350-450 ° C. The pyrolysis process is carried out in a quartz tube reactor in a monogerman stream at a pressure of 1050-1100 mbar. Heating is carried out using an external resistive heater. The inner surface of the reactor is pre-coated with a layer of pyrolytic carbon, which prevents the surface of the reactor from being wetted with germanium. Germanium is deposited in the heated zone of the reactor in the form of a polycrystalline precipitate on the walls of the reactor. After the pyrolysis process is over, the monogerman flow is shut off, the temperature of the heater is increased to 1000 ° C and the polycrystalline precipitate is fused into a compact ingot. Fusion is carried out in a hydrogen medium, which was formed during the pyrolysis of monogerman. The obtained ingots have a specific electrical resistance at a temperature of 295 K 40-45 Ohm⋅cm, which corresponds to a concentration of charge carriers of ~ 2⋅10 13 cm -3 . Thus, the concentration of charge carriers in Germany, obtained by the present method, ~ 50 times lower than in the prototype. Mass spectrometric analysis of germanium isotope ingots showed that the content of 72 analyzed impurities does not exceed the detection limit of the method (10 -5 -10 -6 at.%). This indicates a high chemical purity of the resulting germanium. The yield of Germany is more than 95%.
The obtained monoisotopic germanium ingots were subjected to additional purification by the zone melting method, and then single crystals of germanium isotopes were grown. The concentration of charge carriers in single crystals at T = 77 K was 5⋅10 10 -5⋅10 12 cm -3 . A comparison of the isotopic composition of the initial enriched monogerman and the single crystals obtained from it showed that at all stages of the process of obtaining germanium there is no isotopic dilution.
