Для рассматриваемого диапазона составов эти толщины составляют несколько мономолекулярных слоев. Кроме того, необходимо обеспечить эффективный вертикальный транспорт носителей в сверхрешетках 17, 18, поэтому эффективная ширина мини-зоны тяжелых дырок в сверхрешетках 17, 18 должна составлять не менее 10-15 мэВ. Зависимость эффективной ширины запрещенной зоны от ширины мини-зоны тяжелых дырок для сверхрешеток 17, 18 CdSe/ZnSySe1-y, изопериодичных подложке 1 из Ge при Т=300 K, представлена на фиг. 2. Суммируя указанные выше требования и, учитывая, что технологически реализуемыми при выращивании методом МПЭ являются твердые растворы ZnSxSe1-x с содержанием серы получаем параметры слоев сверхрешеток 17, 18 CdSe/ZnSySe1-y: содержание серы в слоях сверхрешеток 17, 18 варьируется в диапазоне ; толщина слоев CdSe лежит в диапазоне 1,2÷2,2 мономолекулярных слоя ; толщина слоев ZnSySe1-y варьируется в диапазоне 3÷9 мономолекулярных слоев ; период сверхрешеток 17, 18 CdSe/ZnSySe1-y составляет 2-3 нм; оптимальная суммарная толщина слоев сверхрешеток 17, 18 верхнего (четвертого) субэлемента 5 четырехпереходного солнечного элемента составляет что соответствует 130-250 периодам сверхрешеток 17, 18.When choosing the thickness of the CdSe and ZnS y Se 1-y
