The implementation and example implementation of the claimed invention
Далее к полученной заготовке (фиг.1б) со стороны проводящего рисунка (поз.51, фиг.1б) припрессовывается односторонний фольгированный диэлектрик (поз.12, фиг.1в) диэлектрической стороной (поз.22 фиг.1в) через слой препрега (поз.61, фиг.1в), во время чего происходит заполнение сквозного металлизированного отверстия (поз.4а, фиг.1в) материалом из слоя препрега (поз.6а, фиг.1в).MPP SPM (see Fig. 1 (a, b, c, d, d) and Fig. 2) is made as follows: in a double-sided foil dielectric (pos. 1 1 , Fig. 1a), a through metallized hole is formed using the combined positive method 4 (pos. 4, fig. 1b) and a conductive pattern (pos. 5 1 , fig. 1b) from the side of the first inner layer of the MPP SPM. Next, to the resulting preform (1b) from the conductive pattern (pos.5 1, 1b) sided laminated foil insulator (
Далее к полученной заготовке (фиг.1д) со стороны проводящего рисунка (поз.52, фиг.1д) припрессовывается односторонний фольгированный диэлектрик (поз.1n, фиг.1д) диэлектрической стороной (поз.2n, фиг.1д) через слой препрега (поз.62, фиг.1д), во время чего происходит заполнение сквозного металлизированного отверстия (поз.7а, фиг.1д) материалом из слоя препрега (поз.6а, фиг.1д).The whole process of creating the subsequent inner layer of the MPP SPM is repeated (Fig. 1d), which includes creating a through hole (pos. 7, Fig. 1g), for example, by drilling, forming a conductive pattern (pos. 5 2 , Fig. 1d) . Next, to the resulting preform (fig.1d) from the conductive pattern (pos.5 2 fig.1d) sided laminated foil insulator (
1:15).Thus, the required number of inner layers of the MPP SPM (pos. 5 1 , 5 2 , 5 n , 5 m , Fig. 2) with filled metallized holes (pos. 4a, 7a, 8a, 9a, Fig. 2) is achieved. Then, the surface of the outer layer of the MPP SPM (pos. 3 1 , Fig. 2) is cleaned from the protruding material from the filled metallized holes (pos. 4a, 7a, 8a, 9a, Fig. 2), for example, by grinding. After that, for example, a through hole (pos. 10, figure 2) is created by drilling and the through hole is metallized (pos. 10, Fig. 2), a conductive pattern of the outer layers of the MPP SPM is formed (pos. 11, Fig. 2) including contact pads (pos. 11a, Fig. 2) directly on the filled metallized holes (pos. 4a, 7a, 8a, 9a, Fig. 2), serving, for example, for reliable electrical wiring of surface-mounted electronic components with lead pitch less than 0.8 mm to almost any layer of MPP SPM (recommendation is the ratio of diameter hole to its depth, not exceeding 1:15).
The formation of reliable high-density interconnects with almost any layer of MPP SPM is ensured by creating through metallized holes filled with prepreg material during the manufacturing of MPP SPM.
The combination of the pressing process with filling the prepreg material with metallized holes reduces the complexity of the manufacturing method of MPP SPM.
п.The thickness of the copper foil of the base material can, for example, be less than 18 microns for the manufacture of a multilayer printed circuit board of 5 and higher accuracy class due to the side etching of the conductive pattern. As the base material can be used, for example, foil fiberglass FR-4 grade E-CU DE 104 ML according to IPC-4101 C / 21, prepreg DE 104 ML or any other foil dielectric and prepreg for the manufacture of printed circuit boards that meet the specific conditions of the application such as increased thermal conductivity, operating temperature range, microwave, etc.
The claimed invention allows to ensure reliability, reducing the overall dimensions while increasing the density of the printed circuit, as well as reducing the complexity in the formation of electrical interconnects to create highly integrated electronic equipment.
