В настоящее время известны различные варианты конструкции эмиттеров у нанотранзисторов и нанодиодов. Так, известна конструкция эмиссионного эмиттера на основе углеродных нанотрубок, сформированных в пористом оксиде алюминия [1, 2], но пока эмиссионные свойства таких эмиттеров остаются низкими, так как плотность расположения нанотрубок получается высокой. Поэтому, хотя одиночная трубка может обладать очень высокими эмиссионными свойствами (иметь пороговые напряженности поля ~1 В/мкм и эмиссионный ток до 10-4 А [3], все эти свойства утрачиваются при плотной упаковке нанотрубок. В рассматриваемой конструкции нанотрубки формируются вертикально и поэтому рассматриваемый способ годится только для создания вертикальных транзисторов. Наиболее близкой по технической сущности и достигаемому эффекту является конструкция эмиттера активного элемента микро- и наноэлектроники, включающая основание эмиттера, расположенное на поверхности подложки и выполненное из слоя каталитического материала, на поверхности которого сформированы углеродные нанотрубки, расположенные перпендикулярно поверхности основания эмиттера. Формирование нанотрубок осуществляют с помощью метода газофазного осаждения при использовании каталитических материалов (каталитические материалы - это металлы, стимулирующие рост углеродных нанотрубок), которые локально наносятся на основание эмиттера или сами служат основанием эмиттера [4]. Основание эмиттера формируется в виде проводящей площадки, минимальные размеры которой определяются разрешающей способностью литографии. Существенным недостатком формируемых таким способом эмиттеров является то, что нанотрубки вырастают плотноупакованными. Но главный недостаток остается прежний: эмиттер имеет форму “столбика” и может использоваться только в вертикальной конструкции эмиттера. Известны планарные конструкции транзисторов, канал которых представляет горизонтально лежащую нанотрубку [5]. Эти транзисторы формируются посредством механического прикрепления нанотрубки к двум контактным площадкам, одна из которых играет роль эмиттера, а другая - анода. Поэтому они могут служить только демонстрационным целям и не являются примером интегральных нанотранзисторов. Следует также заметить, что в подобных транзисторах используются только нанотрубки, обладающие полупроводниковыми свойствами.Currently, various design options for emitters of nanotransistors and nanodiodes are known. Known planar designs of transistors, the channel of which is a horizontally lying nanotube [5]. These transistors are formed by mechanically attaching a nanotube to two contact pads, one of which acts as an emitter, and the other as an anode. Therefore, they can serve only demonstration purposes and are not an example of integrated nanotransistors. It should also be noted that in such transistors only nanotubes with semiconductor properties are used.

На сапфировую подложку 1 поочередно напыляется слой ванадия 2 толщиной 20 нм, слой никеля 3 толщиной 1-50 нм и слой ванадия 4 толщиной 20 нм (фиг.2а). С помощью технологии изготовления СБИС на подложке 1 формируется из слоев 2, 3, 4 прямоугольная основа (фиг.2б) для эмиттера размером 0,2×10 мкм2. Затем вся подложка покрывается диэлектриком SiO2 8 так, чтобы он закрыл основу со всех сторон (фиг.2в). На фиг.2в-2ж представлены вертикальные разрезы (по линии АВ (фиг.2б)) формируемого эмиттера. С помощью технологии изготовления СБИС правая торцевая часть основы вместе с торцом каталитического слоя 6 освобождается от окисла SiO2 (фиг.2г) и затем производится травление (в частности, электрохимическое) слоев 2, 3, 4 до тех пор, пока не образуется полость 10 длиной 3-5 мкм (фиг.2д). В этом случае торец каталитического материала образует основание эмиттера 6. После этого методом газофазного осаждения формируют углеродные нанотрубки 9 длиной 1-2 мкм, чем и завершается формирование эмиссионного эмиттера (фиг.2е). Для создания эмиссионного триода нужно с помощью технологии изготовления СБИС сформировать анод 11 и затвор 12 (фиг.2ж).On a

Предлагаемая конструкция эмиттера позволяет создавать интегральные схемы очень высокой степени интеграции. Принципиально определяющим моментом для размеров эмиссионного триода или канального транзистора является только диаметр нанотрубки. Если d-диаметр нанотрубки, то расстояние между основанием эмиттера и анодом можно сделать равным 10d. Эта величина и будет определять длину триода (транзистора), так как, в рассматриваемом случае, не надо формировать специально сток и исток (как это имеет место у полупроводниковых транзисторов). Роль стока и истока (в нашем случае основание эмиттера и анода) играет непосредственно металлическая разводка. Беря за ширину транзистора величину d=1 нм, получаем плотность размещения транзисторов - 1013 см-2. Естественно, что современные технологии не позволяют даже приблизится к такой плотности. Однако реально в ближайшем будущем можно рассчитывать на минимальный размер металлического рисунка в 10-50 нм, что при длине канала из нанотрубки в 2 мкм обеспечит плотность активных элементов (триодов и диодов) порядка 109 cм-2, которая также недостижима при использовании полупроводниковых транзисторов.The proposed emitter design allows you to create integrated circuits of a very high degree of integration.
