Abstract
Description
The invention relates to electronics and can be used in the manufacture of multilayer electrical structures, including hybrid integrated circuits, multilayer printed circuit boards (MPP) and multilayer microminiature highly inductive elements using a polymer substrate.
[2]. A known method of manufacturing a multilayer flexible patch boards by making electrical connections between the films in the package through transitional through holes by filling the formed channel with vacuum soldering [1]. A variation of the method is the method proposed by the authors later [2].
The method is characterized by extremely great complexity in creating transitional metallized holes in each film and the reliability of the column of solder formed in the channel from the through holes of the package of boards. The latter is associated with the separation of the solder column for a number of reasons: the insufficient wettability of the solder to the materials used, the high internal stresses developing in the alloy of the solder with the materials used, the occurrence of misalignment of the holes from film to film, both due to the inhomogeneity of the diameter of the hole and thermal misregistration of films.
The method is also characterized by a number of other drawbacks: the low density of conductors in the layer due to the use of the area for through holes and contact pads, as well as the high relief on the surface of the packet due to the rigid column connections on which the films hang and the gap between the films and preventing their flat fit.
The best solution to these problems is the well-known method [3], in which to reduce the possibility of breaking the solder column, it is proposed to make a figured contact pad (KP) under each hole, which, on the one hand, provides a gap of a certain size for the solder to flow during vacuum brazing, on the other on the other hand, support for solder on this contact pad, creating a kind of “reinforcement” in the solder column. The gap formed between the wall of the hole of the dielectric substrate and the solder column (due to non-wettability) is used to accommodate the flux necessary for possible subsequent repair of the product (the text is given from the patent).
Despite the obvious hardening of the solder column due to its internal “fittings”, the complexity of only creating a figured configuration of the site above the hole in the foil dielectric film (as specially noted in the patent by chemical etching) is so great that it casts doubt on its practical use. Along with this, as the authors of the patent themselves note, as before, there remains a low reliability of the through solder column for interconnects in the package.
It should be noted that the method is also characterized by the disadvantages that are inherent in the prototype discussed above - the low density of conductors in the layer due to the large area allocated to the holes with a figured contact pad, and the high surface relief of the package due to the column connections.
Considering the continuous tendency to increase the number of LSI outputs (processors, FPGAs, ADCs, etc.) to 450 ÷ 600 or more, decrease the lead pitch to 0.2 ÷ 0.3 mm and significantly increase the number of interconnects to 3000 ÷ 4000 or more, it becomes It is understandable that the number of layers in the MPP increases to 10–16 and higher. The latter leads to a very large complexity.
The problem solved by the invention is to increase the reliability of the vertical interconnect between the films of the package, increase the density of conductors in each layer, eliminate the relief on the surface of the package and reduce the complexity of manufacturing the product.
The technical result of the invention is to increase the reliability of the MPP using a polymer film by eliminating the vertical through solder column passing in the bag through the coaxial holes in the films, while ensuring reliable vertical electrical connection in the bag.
The specified technical result is achieved by the fact that, according to the invention, before connecting double-sided boards with electrical transitions in a package, create KP circuits without holes located above or below the KP without openings of an adjacent board, apply solder to the data of the KP, collect and thermally compress the package bilateral boards with electrical transitions, while the gearbox without holes of adjacent bilateral boards with electrical transitions are connected to each other, forming vertical electrical transitions from one double-sided circuit board with electric ktroperehodami to another.
The technical result is also achieved by the fact that KP without holes are made in the form of a discontinuous metal region, for example, KP with one or more metal samples, in the form of a comb structure or mesh.
The technical result is also achieved by the fact that each connected pair of gearboxes without openings of adjacent bilateral boards with electrical junctions does not coincide along the axis with the next pair of connected gearboxes without holes located above or below them in the circuit pack.
The technical result is also achieved by the fact that at least one of the connected contact pads without holes in each pair is made of metal that is well soluble in solder, for example, zinc, lead, gold.
The technical result is also achieved by the fact that the assembly of the package from bilateral boards with electrical transitions is carried out simultaneously with any rigid base, for example metal, plastic, ceramics.
Thus, each additional distinguishing feature of the invention allows in a complex to improve the quality of manufactured according to the method of MPP.
When assembling a package of gearboxes without openings of adjacent double-sided boards with electrical transitions, they are interconnected, forming electrical vertical connections from one double-sided circuit board with electrical transitions to another double-sided circuit board with electrical transitions. In this case, electrical transitions from one side of each double-sided package board to the other are formed at the stage of creating separate bilateral boards.
As solder, you can use, for example, tin POS-61, POSK 50-18, as well as solder paste.
Creation of non-continuous KP, i.e. KP, which have areas occupied by metal, and areas free of metal, for example, in the form of a grid, when connected, keeps the solder from flowing to the sides and shorting closely spaced elements; on the other hand, this prevents the complete displacement of solder from the CP as a result of their connection by pressing the package and a decrease in the adhesion (adhesion) of the CP to each other. In turn, the manufacture of KP without holes on at least one of the two-sided boards connected with electrical transitions from a metal that is soluble in solder (zinc, lead, gold, etc.) or coating the KP with such a metal can reduce the complexity of applying solder and its amount on KP, increase the wettability of KP by solder and, as a result, increase the adhesion of the connected KP. Spacing along the axis of a pair of connected CPs at least with a subsequent pair of connected CPs located above or below the pair in question in a packet allows eliminating the relief on the surface of the packet, especially since there are no columns of vertical interconnects in this design.
Assembling the MPP simultaneously with a rigid base (in the case when a flexible MPP is not required) simplifies the process of obtaining MPP on a rigid base.
(6). The final method of manufacturing the MPP is as follows (see drawing): on a metallized polymer substrate, double-sided boards with electrical transitions through metallized holes (1) are made and in certain places on adjacent sides of the boards a gearbox is made without holes (2), electrically connected to the circuit conductors. If necessary, make dielectric gaskets with holes for connecting these gearboxes (3), apply solder (4) to at least one gearbox without holes in each pair, assemble double-sided boards with electrical transitions on the adhesive into the package yourself or on a rigid base (5), heated and pressed to obtain MPP, while all the CP without holes are simultaneously connected to form a vertical electrical connection. An MPP with a relief-free surface is formed, on which are located the sites for mounting the electric power distribution device (6).
Example 1
The classical method (method of I. Marley and G. Trolsen - New Beam-Lead Connection Method Roosts Semiconductor Memory Fields, Electronics, Vol. 42, # 46, p. 105, 1969) double sequential deposition of metallic copper on a polyimide film 40 μm thick and double sequential photolithography with preliminary chemical etching of the film to create holes in it made two-sided boards with electrical transitions through metallized holes. At the same time, on the adjacent sides of the connected bilateral boards with electrical junctions, a gearbox was made without holes, electrically connected to the conductors. KP without holes had a size of ⌀ 0.800 mm, a grid of cells measuring 0.1 x 0.1 mm and an edge of 0.05 ÷ 0.1 mm was formed inside them. A zinc layer of 3–5 μm was deposited on one of the connected CPs in each pair (on one of the films), and POS-61 with a thickness of 10–15 μm on the other. We assembled double-sided boards with electrical junctions and gaskets on glue in a bag and placed on fiberglass, heated to 250 ÷ 270 o C and pressing 0.5 ÷ 1.5 kg / cm 2 received MPP with connected gearboxes without holes on the adjacent sides of the boards.
Example 2
The method of Pat. RF 2138140 dated 11/13/98, bull. On September 20, 1999, double-sided boards with mechanical transitions were manufactured on a metallized polyimide film, i.e. without chemical etching of the holes in the film, in this case a CP was made without holes on the adjacent sides of the connected bilateral boards with electrical junctions, electrically connected to the circuit conductors. KP without holes had a size of 0.4 x 0.4 mm and internal metal-free sections in the form of a circle with a diameter of 0.05 mm. Gold with a thickness of 3–5 μm was applied to one of the connected CPs without holes in each pair, and POSK 50–18 solder 10–15 μm thick was applied to the other. We assembled double-sided boards with electrical junctions on glue without gaskets in a bag and placed on a base of AMG-3 alloy anodized to a depth of 40 microns; heated to 200 ÷ 230 o With and pressing 0.3 ÷ 0.7 kg / cm 2 received MPP.
In the manufacture of MPP in this way, especially in the case of the second example (high density of conductors at each electrical level), the number of layers of the finished MPP is sharply reduced in comparison with the prototype.
So, a functional device - an automatic noise compensator using two FPGAs and one DSP from Texas Instruments is made at three electrical levels (on two polyimide double-sided boards with electrical junctions - on one side both sides are used for conductors; on the other - one side is for conductors, the other is only for CP vertical transitions, which eliminated the dielectric laying) instead of an eight-layer MPP according to the prototype. All tests for mechanical and electrical strength, climatic and thermal load, reliability, etc. showed no failure on the vertical interconnects.
