Изобретение относится к испытаниям полупроводниковых приборов, а именно к способам прогнозирования их надежности и может быть эффективно использовано при отбраковке светодиодов по радиационной стойкости (РС) в процессе производства и при комплектации радиоэлектронной аппаратуры, работающей в условиях воздействия ионизирующих излучений. The invention relates to tests of semiconductor devices, and in particular to methods for predicting their reliability and can be effectively used in the rejection of LEDs for radiation resistance (RS) in the manufacturing process and in the assembly of electronic equipment operating under conditions of exposure to ionizing radiation.
Известен способ отбраковки потенциально ненадежных светодиодов по информативным параметрам: падению напряжения при малых токах и изменению интенсивности излучения после испытаний светодиодов в течение 50 ч под термотоковой нагрузкой [1]
Наиболее близким по технической сущности к изобретению является способ отбраковки по РС полупроводниковых приборов и интегральных схем, основанный на измерении параметров приборов до и после облучения электронами или гамма-квантами с последующей отбраковкой тех приборов, информативные параметры которых испытали максимальные изменения. Остальные приборы подвергают термическому отжигу радиационных дефектов с целью восстановления их параметров [2]
Недостатком данного способа является его разрушающее воздействие на испытываемые приборы. Для светодиодов термический отжиг неприменим вследствие высокой температуры отжига радиационных дефектов в полупроводниках А3В5 (выше 200оС), при которой наступает разрушение светодиодов. The disadvantage of this method is its destructive effect on the tested devices. For LEDs thermal annealing can not be applied due to the high temperature annealing of radiation defects in semiconductors A 3 B 5 (above 200 C) at which degradation occurs LEDs. The exclusion of the operation of thermal annealing is undesirable due to large residual radiation changes in the parameters of the LEDs.

Указанная цель достигается тем, что определяют разность значений интенсивности излучения, измеренных при нормальной и максимально допустимой температурах, а затем используют ее в качестве информативного параметра. Нормальной температурой принято считать 20оС, а максимально допустимой для светодиодов согласно техническим условиям является 80оС. Указанная корреляция температурных и радиационных изменений параметров светодиодов была обнаружена и исследована экспериментально. Ее физической основой является увеличение скорости безизлучательной рекомбинации носителей заряда на дефектах в активной области светодиодной структуры. Однако при воздействии радиации изменения интенсивности излучения необратимы, в то время как температурные изменения полностью обратимы (если температура не превышает предельно допустимую), поэтому предлагаемый способ отбраковки по РС является неразрушающим.This goal is achieved in that they determine the difference between the values of the radiation intensity measured at normal and maximum permissible temperatures, and then use it as an informative parameter.
