Description
The utility model relates to the production of substances from the gas phase, and more particularly to the atomic layer deposition of nanoscale films for electronic devices.
The main disadvantage is the time regime, the change of reaction and purge cycles, which requires a lot of time (10-20 s for building up only a monomolecular layer).
The analogue uses the ideal displacement model, for which the piston principle [1] is applied. However, the design requires stuffing box seals with a diameter of 150 mm or more, which reduces the reliability of the seal.
An alternative is the so-called spatial mode, in which the substrates are displaced sequentially in a straight line or in a circle, as in [2, 3]. The first design is implemented as a line, the number of cameras in which is twice as many as the number of layers required, and therefore it is extremely cumbersome. The design with a rotating pedestal, adopted by us for the closest prototype, is characterized in that the displacement is due to rotation.
The main difficulty that has not been resolved in both designs is the lack of sealing between the camera and the pedestal (at least 0.5 mm). During rotation, the boundary layer of gas moves from chamber to chamber, which eliminates the possibility of layer deposition. This undesirable effect increases with the diameter of the substrates. Therefore, this design given in [3] is taken as the closest prototype. In this design, the disadvantage is the dependence of the residence time in the chamber on the distance of the plate section to the center of rotation. Therefore, another source of growth rate heterogeneity arises. The initial plates must be cut into pieces no larger than 100 mm, but this also did not allow the regime of true atomic layer deposition to be realized in the reactor, which is clearly evidenced by the spread in thickness over the area at a level of + -5%, that is, in the range typical of a typical vapor deposition.
2.The objective of this utility model is to increase productivity by eliminating the mixing of reagents due to the presence of leaks in the gap between the cameras and the pedestal. In addition, the goal is to increase the diameter of the substrates. These goals are achieved in that the reaction chambers have a mechanism for raising and lowering during movement, as well as compaction. The change of position is carried out due to successive turns of 45 ° depending on the number of cameras 2.
FIG. 1 - a device of atomic layer deposition, where:
1 - реакционная камера с пьедесталом для пластины;1 - reaction chamber with a pedestal for the plate;
2 - крышка поворотная с трубками подачи компонентов;2 - rotary cover with component feed tubes;
3 - продувочная камера;3 - purge chamber;
4 - механизм подъема и поворота;4 - lifting and turning mechanism;
5 - шевронное уплотнение;5 - chevron seal;
6 - heater.
The device operates as follows.
First, heating and purging with nitrogen are performed, then the base (1) and the rotary cover (2) are closed, and pumping takes place. Upon reaching the set pressure, the components are supplied. The first cycle begins with the supply of trimethylaluminum (or another precursor) in only two chambers. Two other chambers are supplied with water vapor. Next, the base and cover open, purge and rotate by 45 ° (Fig. 2) for 4-5 s. The base and cover are closed, and components are fed into 4 chambers (precursors in 2 chambers and water vapor in the other two chambers). The cycle is over. The last cycle ends with the supply of water vapor in only two chambers.
Thus, loading 4 plates instead of one, the stop mode instead of continuous rotation causes an increase in productivity by an order of magnitude compared to traditional installations.
In addition, the advantage with the prototype also lies in the fact that the true atomic layer deposition mode is performed.
