Abstract
Warstwy te mogą znaleźć zastosowanie w elektronice organicznej do wytwarzania organicznych tranzystorów z efektem polowym, ogniw fotowoltaicznych oraz świecących organicznych tranzystorów z efektem polowym. The method of producing an organic ambipolar layer from a low-molecular-weight n-type organic semiconductor in the form of a naphthalene derivative and a p-type organic semiconductor in the form of a pentacene derivative consists in preparing a solution of these semiconductors mixed together in an organic solvent in which both semiconductors dissolve in the same temperature. The prepared solution, heated, is applied using a stationary nozzle to a moving solid substrate, and then the substrate and the applied layer are heated under vacuum. These layers can be used in organic electronics to produce organic field-effect transistors, photovoltaic cells and luminous organic field-effect transistors.
Description
Opis wynalazkuDescription of the invention
Warstwy te mogą znaleźć zastosowanie w elektronice organicznej do wytwarzania organicznych tranzystorów z efektem polowym, ogniw fotowoltaicznych oraz świecących organicznych tranzystorów z efektem polowym. The present invention relates to a method of producing an organic ambipolar layer composed of an organic semiconductor characterized by electronic conductivity (n-type) and a semiconductor characterized by a hole conductivity (p-type). These layers can be used in organic electronics for the production of organic field effect transistors, photovoltaic cells and glowing organic field effect transistors.
The Journal of the American Chemical Society (2011) 133 describes a method of obtaining an ambipolar layer in organic field-effect transistors from specially synthesized new organic compounds with a non-p type conductivity, such as diketopyrrolopyrrole or benzobistiadiazole, by synthesis by the Suzuki method. . The disadvantage of this method is the often difficult synthesis of new organic materials from which the ambipolar layer is obtained. Transistors with these layers show similar operating parameters calculated for both types of charge carriers.
Zbliżone parametry pracy dla obu rodzajów nośników ładunku uzyskuje się po przyłożeniu dużego napięcia (± 100 V).There is also known from the Journal of the American Chemical Society (2009) 131 a method for obtaining an ambipolar material, which consists in synthesizing polymer semiconductors, one with n-type conductivity, for example dithieno [3,2-b: 2 ', 3'- d] pyrrole (DTP) and another p-type, for example 4,8-dithien-2-yl-2X452-benzo [1,2-c; 4,5-c '] bis [1,2,5] thiadiazole followed by the coupling of these two semiconductors. The downside of this method is the need to carry out an additional coupling reaction of previously synthesized semiconductors. Similar operating parameters for both types of load carriers are obtained after applying high voltage (± 100 V).
Sposoby te są opisane w czasopiśmie Nature Materials 2 (2003).There are also known methods of obtaining ambipolar layers by mixing two polymer semiconductors characterized by a different type of conductivity by pouring onto a rotating substrate. The operating parameters of field effect transistors containing such layers are significantly different depending on which type of charge they are calculated for. These methods are described in the journal Nature Materials 2 (2003).
The method of producing an organic ambipolar layer from an organic semiconductor characterized by a non-conductivity of a p-type organic semiconductor by pouring onto a moving substrate, according to the invention, is characterized by the use of a low molecular weight organic n-type semiconductor in the form of a naphthalene derivative, such as N, N'-bis (sec-butyl) -1,4,5,8-naphthalenetetracarboxyl-1,4: 5,8-bisimide (NBI-sBu) or N, N'-bis (4-n-butylphenyl) -1 , 4: 5,8-naphthalenetracarboxyl-1,4: 5,8-bisimide (NBI-4-n-BupH) and a pentacene derivative low molecular weight organic semiconductor such as 6,13-Bis (triisopropylsilylethynyl) pentacene ( TIPS-Pentacen). A solution of both semiconductors mixed in a weight ratio from 1: 1 to 3: 4 is prepared in an organic solvent in which both semiconductors dissolve at the same temperature - chlorobenzene, at a concentration of 8-10 mg / ml of the solvent, at a temperature of 70-90 ° C. The prepared solution, heated to the temperature of 75-85 ° C, is applied by means of a stationary nozzle at a speed of 5-10 μm / s on a solid substrate moving at a speed of 10-30 μm / s. A meniscus forms between the nozzle and the substrate, in which, as a result of evaporation of the solvent, a concentration gradient of semiconductor molecules is formed, which is the beginning of directional crystallization. Then, the substrate with the applied layer is heated under vacuum at the temperature of 80-120 ° C for 2-4 hours.
Warstwa otrzymana sposobem według wynalazku zawiera uporządkowane kryształy, zarówno półprzewodnika organicznego typu n jak i typu p. W sposobie według wynalazku wykorzystuje się gotowe półprzewodniki organiczne, dzięki czemu jest mniej pracochłonny i prostszy w realizacji od znanych sposobów otrzymywania cienkich warstw ambipolarnych. The layer obtained by the process according to the invention contains ordered crystals of both n-type and p-type organic semiconductors. The process according to the invention uses ready-made organic semiconductors, which makes it less labor-consuming and easier to implement than known methods of obtaining thin ambipolar layers.
1 i 2 przedstawiają zdjęcia warstw ambipolarnych z mikroskopu polaryzacyjnego. The method according to the invention is illustrated by the following examples with reference to the drawing, in which Figs. 1 and 2 show pictures of ambipolar layers from a polarizing microscope.

I. Pozostałe wyliczone parametry to:The characteristics presented above illustrate the dependence of the current flowing between the source and drain electrodes (I ds ) on the voltage U ds applied between them at a constant gate voltage U gs (output characteristic) and the dependence of the current I ds on the gate voltage U gs (transient characteristic). The plotted characteristics have a typical shape for p-type devices (a graphs) and for n-type devices (b graphs). The mobility of charge carriers determined for the material characterized by electronic conductivity is: 1.46-10 - cm V s - , while for the material characterized by hole conductivity: 1.05-10 - cm V s - . They are also of the same order, which is important for the correct and symmetrical operation of the transistor. For the low molecular weight semiconductors used in this example, the mobility is an order of magnitude greater than in Example I. The other parameters calculated are:
- dla przewodnictwa elektronowego ON/OFF =10 oraz Vth = 25 V,- for electronic conductivity ON / OFF = 10 and V th = 25 V,
- dla przewodnictwa dziurowego ON/OFF = 10 i Vth = -13 V.- for hole conductivity ON / OFF = 10 and V th = -13 V.
Fig. 2 of the drawings shows the polarizing microscopy pictures of the ambipolar layer obtained in Example 2. The arrangement of the crystals in the layer and its optical birefringence are visible.
