Claims (20)
1. Zonnecel, omvattende: een substraat met een vooroppervlak en een achteroppervlak tegenover het vooroppervlak, waarbij het vooroppervlak een metaalpatroongebied en een niet- metaalpatroongebied omvat; een eerste tunnellaag en een eerste gedoteerde geleidende laag opgesteld op het metaalpatroongebied van het vooroppervlak van het substraat en opeenvolgend opgesteld in een richting weg van het vooroppervlak van het substraat; waarbij de eerste gedoteerde geleidende laag eenzelfde type doteerelementen heeft als het substraat; een tweede tunnellaag en een tweede gedoteerde geleidende laag opgesteld op het achteroppervlak van het substraat en opeenvolgend opgesteld in een richting weg van het achteroppervlak van het substraat; waarbij de tweede gedoteerde geleidende laag een ander type doteerelementen heeft dan de eerste gedoteerde geleidende laag, de eerste gedoteerde geleidende laag een grotere concentratie geactiveerde doteerelementen heeft dan de tweede gedoteerde geleidende laag en een dikte van de eerste gedoteerde geleidende laag niet groter is dan een dikte van de tweede gedoteerde geleidende laag.
2. Zonnecel volgens conclusie 1, waarbij de eerste gedoteerde geleidende laag een dikte heeft van 20 nm tot 300 nm en de tweede gedoteerde geleidende laag een dikte heeft van 50 nm tot 500 nm.
3. Zonnecel volgens conclusie 2, waarbij de eerste gedoteerde geleidende laag een eerste doteerelement omvat, het eerste doteerelement geactiveerd wordt door gloeien om een geactiveerd eerste doteerelement te verkrijgen, en een activeringssnelheid van het eerste doteerelement in de eerste gedoteerde geleidende laag in een bereik ligt van 40% tot 80%.
4. Zonnecel volgens conclusie 3, waarbij de concentratie van de geactiveerde eerste doteerelementen in een bereik ligt van 1x10?° atoom/cm’ tot 6x10?” atoom/cm’.
5. Zonnecel volgens conclusie 4, waarbij een verhouding van een breedte van de eerste gedoteerde geleidende laag tot een breedte van het substraat in een bereik ligt van 0,0001 tot 0,0012.
6. Zonnecel volgens conclusie 5, waarbij de breedte van de eerste gedoteerde geleidende laag in een bereik ligt van 20 um tot 200 um.
7. Zonnecel volgens conclusie 5, waarbij een oppervlakteverhouding van de eerste gedoteerde geleidende laag tot het vooroppervlak van het substraat in een bereik ligt van 0,01 tot 0,15.
8. Zonnecel volgens conclusie 2, waarbij de tweede gedoteerde geleidende laag een tweede doteerelement omvat, het tweede doteerelement geactiveerd wordt door gloeien om een geactiveerd tweede doteerelement te verkrijgen, en een activeringssnelheid van het tweede doteerelement in de tweede gedoteerde geleidende laag in een bereik ligt van 30% tot 80%.
9. Zonnecel volgens conclusie 8, waarbij de geactiveerd-doteerelementconcentratie van het tweede doteerelement in een bereik ligt van 4x1019 atoom/cm’ tot 910 atoom/cm’.

Zonnecel volgens conclusie 8, waarbij de tweede gedoteerde geleidende laag een eerste gebied en een tweede gebied omvat, waarbij het tweede gebied dicht bij het substraat is gedefinieerd; in een richting van het eerste gebied naar het tweede gebied, een helling van een doteercurve van het geactiveerde tweede doteerelement in het eerste gebied niet kleiner is dan 0, een helling van de doteercurve van het geactiveerde tweede doteerelement in het tweede gebied kleiner is dan 0, en de helling van de doteercurve toont dat de geactiveerd-doteerelementconcentratie van het tweede doteerelement verandert met een doteerdiepte.

Zonnecel volgens conclusie 10, waarbij de helling van de doteercurve van het geactiveerde tweede doteerelement in het eerste gebied in een bereik ligt van 1<E!° tot 1xE!°, en de helling van de doteercurve van het geactiveerde tweede doteerelement in het tweede gebied in een bereik ligt van -1xE!° tot -1xE2.

Zonnecel volgens conclusie 1, verder omvattende een eerste passiveringslaag, waarbij een eerste deel van de eerste passiveringslaag is opgesteld op een oppervlak van de eerste gedoteerde geleidende laag weg van het substraat en een tweede deel van de eerste passiveringslaag 1s opgesteld op het niet-metaalpatroongebied van het vooroppervlak van het substraat.
18. Zonnecel volgens conclusie 1, verder omvattende een eerste elektrode die is opgesteld op het metaalpatroongebied en elektrisch is verbonden met de eerste gedoteerde geleidende laag.
19. Zonnecel volgens conclusie 1, verder omvattende een diffusiegebied, waarbij het diffusiegebied wordt gedefinieerd in het metaalpatroongebied van het vooroppervlak van het substraat, een bovenkant van het diffusiegebied in contact staat met de eerste tunnellaag, en het diffusiegebied een hogere doteerelementconcentratie heeft dan het substraat.
20. Fotovoltaische module, omvattende:
ten minste één celreeks, waarbij de ten minste ene celreeks is gevormd door het verbinden van een veelheid van zonnecellen, waarbij elk van de veelheid van zonnecellen een zonnecel volgens een van de conclusies 1 tot 19 is;
ten minste één verpakkingslaag die is geconfigureerd om een oppervlak van de ten minste ene celreeks te bedekken;
ten minste één afdekplaat die is geconfigureerd om een oppervlak van de ten minste ene verpakkingslaag te bedekken weg van de ten minste ene celreeks.
