Abstract
Description
Werkwijze en inrichting voor het met een elektronische component verbinden van i tot elektrische contactorganen te vormen objecten »Method and device for connecting objects to be formed into electrical contact members with an electronic component »
The present invention relates to a method and to a device for simultaneously connecting soldered connections to at least one electronic component, more in particular a semiconductor circuit, by means of solder connections of several individual objects to be formed into electrical contact members.
Dergelijke inrichtingen zijn ondermeer bekend uit: US 4,951,401, US 4,847,465, US 5,193,735, US 5,338,008 en US 5,345,061. The state of the art for simultaneously connecting by means of solder connections to at least one electronic component several objects to be formed into electrical contact members, such as for instance solder bodies, is particularly directed to soldering equipment which functions on the basis of heat transfer by means of one or multiple sources of radiation or convection. More in particular, a large variety of (tunnel) furnaces is known for this purpose, with which electronic components and soldering bodies are heated in a conditioned manner. Such devices are known inter alia from: US 4,951,401, US 4,847,465, US 5,193,735, US 5,338,008 and US 5,345,061. The advantage of applying the existing soldering furnaces is that they enable accurate process control. On the other hand, it is a drawback of the existing methods and devices that performing a soldering operation takes relatively much time and that soldering requires relatively much space.
Doel van de onderhavige uitvinding is het verschaffen van een verbeterde werkwijze en inrichting waarmee relatief snel en met relatief weinig ruimtebeslag gelijktijdig meerdere afzonderlijke soldeerverbindingen kunnen worden gerealiseerd die in 25 verbinding staan met de ten minste ene elektronische componentThe object of the present invention is to provide an improved method and device with which several separate solder connections can be realized relatively quickly and with relatively little space, which are in connection with the at least one electronic component.
To this end, the invention provides a method of the type mentioned in the preamble, wherein the at least one electronic component and the soldering bodies are mutually connected, and wherein subsequently the individual soldering bodies are simultaneously physically engaged by at least one heating element, such that by means of conduction heat is transferred from the heating element to the objects. The method is particularly suitable for providing soldered connections with semiconductor circuits, which are usually assembled in a larger number on a common support ("board" or "lead fame"). Physically engaging the objects (such as, for example, objects in the form of solder bodies) and subsequently heating the solder bodies by means of conduction has the advantage that heating to the melting temperature of the solder material by means of conduction can take place very rapidly. It should be noted that heating of the soldering material does not have to take place exclusively by means of conduction; this also includes partial heating in another way in combination with conduction. For example, it is possible to flow a solder ball with a diameter of less than 1 mm in less than one second or to solder a copper contact member in less than one second onto an electronic component provided with a soldering material. Rapid heating of the objects has the additional advantage that the soldering operation requires little space relative to the existing soldering tunnels (soldering paths). Another very important advantage is that the electronic component (and if present also the carrier of the electronic component) is not directly heated other than with the soldering methods according to the prior art. Only by conduction of heat from the object will the at least one electronic component (and any support) be heated and this will lead to a clearly reduced thermal load on the electronic component, which considerably reduces the risk of damage to it as a result of the soldering operation. The same advantage is present with regard to the possibly present carrier; reduced thermal load reduces the risk of damage (in particular warpage distortion). This advantage is all the more relevant now that, for environmental reasons, more and more use is being made of solder material with a higher melting temperature (for example, so-called "green solder"). The individual objects are preferably engaged and heated simultaneously so as to minimize the total soldering operation of a product with a large number of solder bodies.
Hierbij kan worden gedacht aan een deklaag “coating” die herbruikbaar is al dan niét in combinatie met een enkelvoudig te gebruiken materiaal (zoals bijvoorbeeld een specifiek daartoe geschikte 1024688 * 3In order to prevent the soldering material from adhering to the heating element, it is desirable that, before it is brought into physical contact with the objects, it is provided with a material which prevents the soldering material from adhering to the heating element. In this context, one can think of a coating "coating" that is reusable, whether or not in combination with a single-use material (such as, for example, a specifically suitable for this purpose 1024688 * 3
I II I
soldeervloeistof “flux”). It is also possible that the entire heating element is made of a material that impedes or prevents the adhesion of solder material.
In order for the engagement of the heating element on the solder bodies to be controlled, the at least one electronic component and the solder bodies are positioned relative to each other before the heating element is brought into physical contact with the objects. It is herein preferred that an assembly (of electronic component and objects) is brought into such a position relative to the heating element that the objects are situated lower than the electronic component. This means that the heating element engages the objects from below. An important advantage of such a positioning is that the risk of contamination of the electronic component (and / or a possibly also present carrier) due to soldering material is considerably reduced.
If the objects are formed by solder bodies and after the solder bodies are liquid and sufficient heat has been supplied to realize a good soldered connection, the physical contact between the heating element and the solder bodies will be broken. This soldering contact will cause the solder bodies to solidify (provided that the environment is not too hot for this). In the solidification of the solder material, other important advantages of the invention according to the present invention become apparent. Because of the temperature of the electronic component (and any support) that is lower in usual circumstances than the objects, the object will be transferred to it by means of conduction. The result is that the soldering of the solder material also takes place more rapidly compared to cooling according to the prior art. It is again emphasized that both the object can consist of soldering material and that solder material can be arranged separately between a conductive object and the electronic component. Accelerated solidification of the soldering material contributes to a further shortening of the soldering operation. Perhaps one of the most important advantages appears to be that the quality of the manufactured solder contacts is very good. The solder connections have a very smooth surface. This is due to the specific method of solidifying the soldering material. In addition to the relatively rapid solidification of the soldering material such as 1024688 I 4 described above, another mechanism also plays a role. The solidification of the solder material due to the heat extraction by means of conduction does not only take place on the outer surface of the solder material. With solidification according to the state of the art at the surface, tension will arise in the solidified solder material due to the solidification of, for example, an external shell of the solder contact, after which only the core of the solder material hardens; thus stresses arise between the core and the shell, partly as a result of which the solidified solder contact acquires a less smooth surface. This is not the case in the solidification method according to the prior art; the core 10 does not harden in a delayed manner with respect to the shell, at least not to the extent customary to date.
The invention also provides a device of the type mentioned in the preamble, comprising: a holder for receiving an assembly of the at least one electronic component and the objects connected to the electronic component, a heating element adapted to engage on the solder bodies of the assembly accommodated in the holder, and drive means for mutually displacing the holder and the heating element between a position in which an assembly is interchangeable with the holder, and a position in which the heating element engages the objects connected to one in the holder placed assembly. The assembly generally also comprises a support on which at least one electronic component is mounted on a first side and on which the solder contacts must be arranged on the opposite side (the side remote from the electronic component). The device has an extremely simple construction, in which in particular the heating element forms a specific part. However, the heating element can also be obtained easily: in the simplest variant, it is a heatable flat plate. On the other hand, the heating element can also be provided with a plurality of individual contact positions for engagement with objects. For example, the positioning of the objects can be checked by incorporating preferred positions and / or contact positions protruding from one another can be arranged, for example, to displace objects that are less easy to grasp.

The heating element is preferably provided with a layer of material at least at the contact positions which prevents adhesion of solder material. Such a material layer may or may not be (semi) permanently applied to the heating element. In yet another embodiment variant, the device is also provided with supply means for a medium with which adhesion of solder material to the heating element can be prevented. In this connection, one can for instance think of a liquid which is applied to the heating element and / or applied to the objects. This application of the liquid to the desired position (s) can for instance be done by spraying, spraying, ironing, rolling and so on.

It can also be advantageous if the device is provided with extraction means. Gasses and / or other contaminants can be extracted by means of the extraction means in order to reduce the risk of contamination of the end product (the electronic component with soldered electrical contact positions). The extraction can be arranged near the heating element or possibly even integrated with the heating element. However, also a suction near the holder for the assembly can be advantageous. In yet another embodiment variant, the device is also provided with means for supplying an oxidation-inhibiting medium. A feed for surrounding the soldering material to be heated with an inert gas can be envisaged.
The present invention will be further elucidated with reference to the non-limitative exemplary embodiments shown in the following figures. Herein: figure 1A shows a side view of an assembly of an electronic component and solder bodies and a heating element for realizing solder connections, figure 1B shows a side view of the assembly and the heating element as already shown in figure IA during soldering, figure IC a side view of the assembly and the heating element as already shown in figures 1A and 1B after realization of solder connections, figure 2A a detail view of a solder body and a part of a support of an electronic component for realizing a solder connection, figure 2B a detail view of the solder body and the support shown in Fig. 2A after realization of a soldered connection, Fig. 324 a side view of an embodiment of a heating element, Fig. 3B a side view of a second variant of a heating element, Fig. 3C a side view of a third variant of a VE heating element, 5 and figure 3D show a side view of a fourth variant of a heating element.
Dit wordt nader verduidelijkt in de figuren 2A en 2B.Figure 1A shows an assembly 1 of an encapsulated electronic component 2, a support 3 and solder bodies 4 adhered to the support 3. The solder bodies 4 (spheres). are in the illustrated state not yet attached to the support 3 by means of a soldered connection. To this end, the soldering balls 4 must be liquefied (again: "reflow soldering"). For supplying heat, a heating element 6 is provided which is correspondingly arrow P1 to the assembly 1 is moved. Figure 1B shows the assembly 1 in a state in which the heating element 6 engages the solder bodies 4 such that through conduction the solder bodies 4 become fluid, from heat and a heating element for realizing solder connections. As soon as a soldered connection between the solder bodies 4 and the support 3 has been realized, the heating element 6, 20 can be removed again from the assembly 1 in accordance with what is shown in Figure 1C (see arrow P2). It is clearly visible that the solder bodies 4 in Fig. 1C have a different shape than the spherical shape before the start of the soldering operation (see Fig. 1A). This is further clarified in Figures 2A and 2B.
In Fig. 2A, a spherical solder body 10 interposed by a soldering liquid 11 that provides sufficient adhesive power to attach the sphere to a support 12 is positioned such that the solder sphere 10 is located at a position where a soldered connection to the support 12 can be made. realised. This position for fixing of the solder ball 10 is recognizable by the presence of an interruption 13 is a protective layer 14 provided on the carrier 12. It is noted that no direct contact is required between the solder ball 10 and the carrier 12 prior to the start of the soldering operation.

Figure 2B shows the state after performing the soldering operation. A newly formed solder contact 15 forms an electrical connection with the support 12 and can thus function as an electrical contact with an electronic component - not further indicated in this figure. Unlike after a soldering operation according to the state of the art, a part of the soldering liquid 11 (also referred to as "flux") may remain on the support. This remaining soldering liquid 11 will generally be missing in a circular pattern around the soldering contact 15, since only there is a sufficiently high temperature achieved for the vaporization of all the soldering liquid 11 present there. It should also be noted that a free (from the support) 12, the surface 16 of the solder contact 15 (due to the other way of solidifying the solder contact 15, see explanation above) shows a very smooth surface.
Figure 3A shows a heating element 20 in which a number of pits 21 are arranged with which the heating element 20 can engage on the soldering balls to be heated. The advantage of the presence of the pits 21 is that these limited deviations can correct in the ideal positioning of the soldering balls to be heated and that when the heating element 20 engages on the soldering balls, they will move less rapidly in an undesired direction.

Figure 3B shows a heating element 22 which is provided with a cover layer 23 with which adhesion of soldering material to the heating element 22 is to be prevented. Another solution for this is shown in figure 3C in which a heating element 24 is provided with a cover layer 25 only at a limited number of locations (contact positions) to prevent adhesion of solder material.
Ook de contactposities 27 zijn weer voorzien van een aanhechting van soldeermateriaal remmende deklaag 28.Yet another variant of a heating element 26 is shown in Figure 3D in which the contact positions 27 project from the heating element 26 for engagement with solder bodies. The contact positions 27 are again provided with an adhesion of soldering material-inhibiting cover layer 28.
