Description
The examples below relate to perfluorinated compound reduction systems.
Recently, interest in ways to reduce greenhouse gas emissions due to global warming is increasing. Greenhouse gases, which are considered the main cause of global warming, include various compounds such as CO2, CH4, and N2O. Among them, the amount of perfluorinated compounds emitted is relatively small, while the global warming potential (Global Warming Potential), which evaluates the extent to which they affect global warming, is relatively small. Global warming potential (GWP) is very high, so intensive treatment is required. Specifically, perfluorinated compounds have a global warming potential that is thousands to tens of thousands of times that of carbon dioxide, which means that their impact on global warming is thousands to tens of thousands of times that of the same amount of carbon dioxide. However, with industrial development, the emissions of these perfluorinated compounds are increasing from industrial companies, and a device or system to efficiently remove them is required.
Examples of such perfluorinated compounds include CF 4 , CHF 3 , C 3 F 6 , CH 2 F 2 , C 3 F 4 , C 2 F 6 , C 3 F 8 , C 4 F 10 , C 5 F 8 , SF 6 , NF 3 , etc. Perfluorinated compounds are mainly emitted in the production process of semiconductors such as memory and LCD, and are also widely used as an etchant in the etching process or as a reactor cleaner in the chemical vapor deposition process during the semiconductor manufacturing process.
To reduce the emissions of these perfluorinated compounds, catalytic decomposition using a catalyst, plasma decomposition using plasma, or a separation and recovery process are used. However, in the case of plasma decomposition, it requires a large amount of energy because it is a high temperature process, and there is a problem in that decomposition efficiency is uncertain. And in the case of the separation and recovery process, there is a problem of low recovery rate and high cost.
Furthermore, in the case of the catalytic decomposition method, there is a problem of generating secondary pollutants and HF, and due to the nature of the catalytic reduction facility, as the number of operating days increases, the perfluorinated compound reduction efficiency continues to decrease due to catalyst deactivation. In addition, there is also a disadvantage that it is difficult to maintain the reduction efficiency constant due to external variables such as changes in flow rate, changes in the concentration of perfluorinated compounds in the incoming gas, and inflow of impurities.

Hereinafter, for convenience of explanation, hazardous substances, perfluorinated compounds, and particulate matter will be collectively referred to as perfluorinated compounds.
The perfluorinated compound reduction system 1 according to one embodiment includes a
The
In addition, the
The
Additionally, the
Additionally, the
Additionally, the
The
In addition, although not shown, the
Additionally, according to one embodiment, the removal efficiency of decomposition by-products may be increased by adding an adsorption facility or absorption facility at the rear of the
The
Here, the adsorbent 21 is a carbon-based porous material or a carbon-based porous material impregnated or coated with chemicals to control the adsorption capacity, zeolite, a metal oxide-based porous material, a metal-organic framework, or a covalent organic framework. It may be composed of at least one selected from a sieve, a metal nitride, or a metal carbide-based porous material.
In addition, the
Here, if the temperature of the water vapor or air provided to the adsorbent 21 is less than 100°C, the desorption efficiency may be lowered to 5% or less, and the water vapor condenses and the desorption efficiency decreases. At the same time, the adsorption efficiency also decreases, resulting in a breakdown between adsorption and desorption. Continuous operation may become difficult. If the temperature of the water vapor or air provided to the adsorbent 21 exceeds 300°C, excessive energy is consumed to raise the temperature of the water vapor and air, and at the same time, there is a limit to increasing the desorption efficiency to 90% or more, making it difficult to operate the facility. efficiency decreases. In addition, in order to increase adsorption efficiency, the adsorbent 21 heated to a high temperature must be cooled to a low temperature again, but this cooling process may take a lot of time, making continuous operation consisting of adsorption and desorption difficult.
The concentrator 20 passes through the adsorbent 21 and introduces water vapor or air containing perfluorinated compounds into the
The
The
Although the embodiments have been described with limited drawings as described above, those skilled in the art can apply various technical modifications and variations based on the above. For example, the described techniques are performed in a different order than the described method, and/or components of the described system, structure, device, circuit, etc. are combined or combined in a different form than the described method, or other components are used. Alternatively, appropriate results may be achieved even if substituted or substituted by an equivalent.
Therefore, other implementations, other embodiments, and equivalents of the claims also fall within the scope of the following claims.
