Description
The present invention relates to an optical semiconductor package and a method of manufacturing the same.
More specifically, an optical semiconductor package and a method of manufacturing the same, in which the housing, the semiconductor device, and the glass are each attached to the substrate by an adhesive means and installed in a stacked form, thereby enabling shielding of extraneous light and electromagnetic waves by the glass. It's about.
In general, the biggest difference between an optical semiconductor package and a general semiconductor package is that the inside of the optical semiconductor package is made of light-emitting materials using compounds such as potassium, arsenic, and phosphorus, or artificial compounds of indium and phosphorus, which are fast and have high luminescence characteristics. This means that an optical semiconductor device that is configured to emit light itself is inherent.
Therefore, the manufacturing methods of the optical semiconductor package and the general semiconductor package are somewhat similar to each other, but the optical semiconductor package is manufactured in a structure that allows light emitted from the built-in optical semiconductor device to pass through, allowing the optical semiconductor device to operate. It can be said that the difference is that it is manufactured in a different structure.
The most commonly used method for manufacturing such optical semiconductor packages is to mold the optical semiconductor elements using a material with light-transmitting properties, which protects the optical semiconductor elements from external forces and forms the outline of the optical semiconductor package. It will happen.
As one of the related technologies, Republic of Korea Patent Publication No. 10-1175836 discloses a curable resin composition, an LED package and its manufacturing method, and an optical semiconductor.
1A and 1B are diagrams showing the conventional curable resin composition, an LED package and its manufacturing method, and an optical semiconductor.
According to the attached FIGS. 1A and 1B, the conventional curable resin composition, LED package, and manufacturing method thereof, and the optical semiconductor have high optical transparency of the cured product and excellent curing properties such as heat resistance, light coloring resistance, and other optical properties and mechanical properties. It is characterized by consisting of a resin composition and an optical semiconductor such as a light emitting diode, a photo transistor, a photo diode, and a solid-state imaging device using the cured product.
However, in the prior art, the light-transmitting encapsulation members 6 and 26 are installed to mold the light emitting diode elements 4 and 24 so that the light emitted from the light emitting diode elements 4 and 24 can pass through. , due to thermal shock generated from the outside, an interface separation phenomenon occurs between the light emitting diode elements (4, 24) and the encapsulation members (6, 26) with different thermal expansion coefficients of different materials, resulting in poor optical characteristics or poor reliability characteristics. There are problems that can cause this.

In addition, according to the present invention, the housing, the semiconductor device, and the glass are each attached to the substrate by an adhesive means and installed in a stacked form, and a vent hole is formed in the housing to discharge adhesive vapor generated in the accommodation space inside the housing. By being configured so as to have the effect of preventing the transmittance of the glass from decreasing.
In addition, according to the present invention, since the gap between the housing and the semiconductor device is manufactured at regular intervals, the thermal shock transmitted from the outside is not transmitted to the semiconductor device, thereby preventing the semiconductor device from being damaged by external thermal shock.
