These results confirm that PI doping of the channel layer increases Vo and M-OH bonds to create subgap states in the PSL bandgap.

Compared to the band gap of the IGZO phototransistor (3.75 eV), the bandgap of the PSL phototransistor (3.78 eV) showed almost no change, and the PSL phototransistor had a maximum value of the valence band (near VBM) and a minimum value of the conduction band ( Visible light can be sensed due to subgap states induced near the CBM). In general, the factors that increase these subgap states are Vo, undercoordinated oxygens, M-OH bonds, hydrogen anions, and organic components. The PSL-derived subgap states close to VBM and CBM are attributed to decomposed organic molecules, Vo and M-OH bonds. Specifically, the states close to VBM and close to CBM were mainly induced by Vo, decomposed organic molecules and M-OH. When the PSL phototransistor was illuminated, these subgap states provided multiple photoexcitation paths. Therefore, improved visible light detection could be obtained using PI doping. When the channel layer is doped with PI, the density of subgap stages can be controlled without an opaque light absorbing material and visible light can be easily detected by the oxide semiconductor.
