Abstract

본 개시는, 백금족 금속의 회수 방법, 백금족 금속 함유막의 제조 방법 및 성막 장치에 관한 것이다. 본 출원은, 2020년 6월 1일 출원된 일본 출원 제2020-095296호에 의거하는 우선권을 주장하고, 상기 일본 출원에 기재된 모든 기재 내용을 원용하는 것이다.The present disclosure relates to a method for recovering a platinum group metal, a method for producing a film containing a platinum group metal, and a film forming apparatus. CVD(Chemical Vapor Deposition)법을 이용하여, 기판의 표면에 루테늄 등의 금속 함유막을 성막하는 방법이 알려져 있다. 금속 함유막의 성막에 있어서는, 유기 금속 화합물의 원료 가스가 성막 챔버에 도입되고, 성막 챔버에 수용된 기판의 표면에 금속 함유막이 형성된다. 이 프로세스에 있어서, 챔버에 도입되는 유기 금속 화합물 중, 기판의 표면에서 금속막을 형성하는 것은 10% 정도라고 생각되고 있다. 잔여의 유기 금속 화합물은, 성막 챔버의 배기 배관으로부터 배출되고, 또한, 성막 챔버 내에 퇴적된다.A method of forming a film containing a metal such as ruthenium on the surface of a substrate using a CVD (Chemical Vapor Deposition) method is known. In film formation of a metal-containing film, source gas for an organometallic compound is introduced into a film-forming chamber, and a metal-containing film is formed on the surface of a substrate accommodated in the film-forming chamber. In this process, it is considered that about 10% of the organometallic compound introduced into the chamber forms a metal film on the surface of the substrate. The remaining organometallic compound is discharged from the exhaust pipe of the film formation chamber and deposited in the film formation chamber.

도 1에 나타내는 성막 장치를 이용하여, 상술한 성막 방법에 의해, Ru3(CO)12 가스와 CO 가스에 의해, 루테늄막의 성막을 행했다. 성막 챔버의 벽부에 퇴적된 루테늄막을, ClF3를 클리닝 가스로서 드라이클리닝을 행했다. 또, 본 실시예에서는, ClF3에 의한 클리닝은 성막 처리 1회마다 실시했지만, 성막 챔버의 벽부에 퇴적되는 루테늄막의 두께에 따라 클리닝 실시의 판단을 해도 된다. 드라이클리닝 시에는, 스테인리스 외통 용기 내에 소다 라임을 수용하는 포착 장치를 이용하여, 루테늄을 포착했다.Using the film forming apparatus shown in FIG. 1 , a ruthenium film was formed by using Ru 3 (CO) 12 gas and CO gas according to the film forming method described above.
