상기 갭필막은, 상기 제1 메모리 셀의 상기 선택 패턴과 상기 제2 메모리 셀의 상기 선택 패턴 사이에 비개재되고, 상기 제1 메모리 셀의 상기 저장 패턴과 상기 제2 메모리 셀의 상기 저장 패턴 사이에 개재되는 반도체 메모리 장치.a first memory cell and a second memory cell spaced apart from each other on a substrate;
a passivation layer extending along side surfaces of the first memory cell and side surfaces of the second memory cell; and
A gap fill film covering the protective film,
Each of the first memory cell and the second memory cell includes a selection pattern having an ovonic threshold switching (OTS) characteristic and a storage pattern on the selection pattern,
The passivation layer includes a lower portion filling a space between the selection pattern of the first memory cell and the selection pattern of the second memory cell, and an upper portion extending along a side surface of the storage pattern;
The gap-fill layer is not interposed between the selection pattern of the first memory cell and the selection pattern of the second memory cell, and between the storage pattern of the first memory cell and the storage pattern of the second memory cell. An intervening semiconductor memory device.
