Abstract
Description
The present invention relates to a transition metal dikalogenide, and more particularly, to a method for forming a ReS 2 thin film and a method for forming a photodetector using the same.
ReS 2 is a transition metal chalcogen material that always has a direct transition regardless of the thickness. This is because it has weak interlayer bonding due to the T-phase structure. These properties make continuous ReS 2 ultrathin films a future alternative for electronic/optoelectronic devices.
Most of the existing methods for ReS 2 synthesis performed so far are difficult to apply to large-scale electronic devices and integrated circuits. This is because they were synthesized from specimens made by mechanical exfoliation or from small pieces (<1 mm 2 ). The synthesis method using chemical vapor deposition (CVD) is also very difficult to directly synthesize a continuous ReS 2 thin film having a large area compared to other two-dimensional materials.
The problem to be solved by the present invention is to provide a method of forming a continuous ReS 2 thin film having a large area.
In addition, an object to be provided in the present invention is to provide a photodetector using the method of forming the ReS 2 thin film.
In order to achieve the object to be solved, the ReS 2 thin film forming method according to embodiments of the present invention includes: preparing a substrate including an insulating film; treating the surface of the insulating film of the substrate with a seeding promoter; and directly forming a polycrystalline ReS 2 thin film on the surface-treated substrate with the seed promoter by a chemical vapor deposition process, wherein during the chemical vapor deposition process, a process space in which the deposition process is performed heating to 330° C. for 12 minutes and maintaining 330° C. for 5 minutes to stabilize the thermal process; and heating the process space at 760° C. for 20 minutes and maintaining it for 15 minutes to grow the ReS 2 thin film.
A method of forming a photodetector according to other embodiments may include: providing a substrate including an insulating film; treating the surface of the insulating film of the substrate with a seeding promoter; and forming an active layer by directly forming a polycrystalline ReS 2 thin film on the surface-treated substrate with the seed promoter by a chemical vapor deposition process; and forming electrodes including Ti on both ends of the active layer.
In the method for forming a ReS 2 thin film according to embodiments of the present invention, a continuous polycrystalline ReS 2 thin film having a large area is formed in a plurality of layers, and the quality of the film is excellent. In addition, in the photodetector forming method using the ReS 2 thin film forming method, a photodetector having a fast response speed and excellent performance may be manufactured.

In addition, terms used in the embodiments of the present invention may be interpreted as meanings commonly known to those of ordinary skill in the art unless otherwise defined.
Transition metal dichalcogenide (TMD) is useful for optoelectronic and photovoltaic applications by showing stable direct transition properties at the monolayer limit. The transition metal dichalogenide bandgap size is highly dependent on the number of layers, and a direct transition is observed in the indirect transition when the bulk is thinned to a monolayer. This phenomenon is due to the strong bonding effect between the films in the TMD.
ReS 2 has an MX2 structure similar to MoS 2 , WS 2 , and other TMDs such as WSe 2 . However, the physical properties of ReS 2 are different from other TMDs. For example, in ReS 2 , a single layer has a bandgap size (1.5 to 1.6 eV) similar to that of the bulk, and does not undergo an indirect-direct transition transition. This is directly related to the relatively weak interlayer bonding due to the distorted T-phase structure in ReS 2 . The T-phase structure comes from the stabilization of the extra balance electrons in each Re atom, and in particular, ReS 2 is a robust 2D material with high resistance to the thickness mismatch seen in large-area films. On the other hand, ReS 2 tends to grow into a dendritic structure. Therefore, it is difficult to form directly on the substrate, and it is difficult to synthesize a continuous ReS 2 thin film having a large area.
Hereinafter, a method of forming a ReS 2 thin film and a method of forming a photodetector using the same according to embodiments of the present invention will be described with reference to the drawings.
1 is a flowchart illustrating a method of forming a ReS 2 thin film according to an embodiment of the present invention.
Referring to FIG. 1 , a substrate is prepared ( S100 ). The substrate has a large area and, for example, may have a size of 1.5×1.5 cm 2 . The substrate has a structure in which an insulating layer such as silicon oxide (SiO 2 ) is stacked on a semiconductor material such as silicon (Si). For example, the insulating layer may have a thickness of 300 nm.
The substrate may be cleaned (S110). For example, the substrate may be cleaned using acetone, isopropyl alcohol, and deionized water (DI), and in this case, ultrasonic cleaning may be performed using isopropyl alcohol for 30 seconds. Optionally, the substrate may be treated with oxygen plasma (O 2 plasma) for about 30 seconds.
Surface treatment with perylene-3,4,9,10-tetracarboxylic acid tetrapotassium acid salt (PTAS) on the washed substrate (S120). According to one embodiment, PTAS is dropped on the edge of the substrate and dried at about 50 to 60° C. for about 2 hours, so that the PTAS surface can be treated.
PTAS may be a source of scattering sites in the subsequently completed ReS 2 thin film.
A ReS 2 thin film may be directly deposited on the PTAS surface-treated substrate (S130). Typically, ReS 2 is synthesized in small pieces (<1 mm 2 ) or specimens made by mechanical exfoliation. In addition, it is a very difficult process to form a large-area ReS 2 thin film. This is because ReS 2 grows into a dendritic structure.
However, as described in the present invention, when the SiO 2 /Si substrate is surface-treated with PTAS, a large-area ReS 2 bar can be deposited on the large-area SiO 2 /Si substrate. According to an embodiment, the ReS 2 thin film may be deposited by a chemical vapor deposition (CVD) process.
Hereinafter, a chemical vapor deposition process of the ReS 2 thin film will be described in detail together with a chemical vapor deposition apparatus.
2 is a view for explaining a chemical vapor deposition apparatus for performing a deposition process of a ReS 2 thin film according to an embodiment of the present invention.
Referring to FIG. 2 , the chemical vapor deposition apparatus includes a
The
Meanwhile, the chemical vapor deposition apparatus may further include a carrier gas providing unit for providing an inert gas as a carrier gas in the
1 and 2 , the first providing

2 and 3, the chemical vapor deposition apparatus is heated to a temperature of about 330 °C for 12 minutes, and maintained at 330 °C for 5 minutes to stabilize the heating process. Then, the chemical vapor deposition apparatus can be heated to a temperature of 760 °C for 20 minutes and maintained at the same temperature for 15 minutes to grow ReS 2 on the substrate.
Meanwhile, argon gas as a carrier gas is provided up to 330°C for purging with a capacity of 550 sccm, and then reduced to 20 sccm until the chemical vapor deposition process is finished.
After finishing the chemical vapor deposition process, the chemical vapor deposition process can be cooled to room temperature.
Hereinafter, a method of forming a photodetector using ReS 2 formed on a substrate as a channel will be described.
4 is a perspective view illustrating a photodetector according to an embodiment of the present invention.
Referring to FIG. 4 , the photodetector may include a substrate, an active layer, and electrodes.
According to an embodiment, the substrate is a SiO 2 /Si substrate, and after the substrate is surface-treated with PTAS, a ReS 2 thin film may be formed on the PTAS surface-treated substrate using a chemical vapor deposition apparatus. A detailed description thereof will be omitted since it is substantially the same as that described in FIGS. 1 to 3 .
The active layer uses a ReS 2 thin film deposited on the substrate, but may be used as a current channel.
Electrodes may be respectively disposed on both ends of the ReS 2 thin film on the substrate. According to an embodiment, electrode positions may be etched by an optical photolithography process, and a metal may be deposited on the etched portions using an electron-beam evaporation process to form electrodes.
A mismatch between the work function of the metal used as the electrodes and the conduction band at the edge of the ReS 2 channel may form a Schottky barrier. To overcome this, each of the electrodes may include titanium (Ti). Due to the interfacial oxidation of titanium and the Fermi level pinning effect, titanium may have a low level mismatch of about 0.2 to 0.5 eV in the channel edge conduction band.
According to an embodiment, the electrodes include Ti/Au, and when electrodes including Ti/Au are used, the contact resistance may be lowered and the current value of the photodetector may be increased.
Optionally, a photodetector composed of ReS 2 as a channel and Ti/Au electrodes may be annealed at 200° C. in an argon environment for 2 hours. Annealing can minimize the contact resistance of the photodetector and improve its performance.
Hereinafter, the physical properties of the ReS 2 thin film and the physical properties of the photodetector will be described through experimental examples.

SiO 2 (300 nm)/Si substrate (1.5 ×1.5 cm 2 size) was washed with acetone, isopropyl alcohol, and deionized water (DI).
At this time, it was sonicated for 30 seconds using isopropyl alcohol. Referring to FIG. 5 , it can be seen that the ReS 2 thin film has a plurality of layers on the PTAS surface-treated SiO 2 /Si substrate. In addition, it can be seen that the formed ReS 2 thin film having a large area on the SiO 2 / Si substrate of 1.5ⅹ1.5cm 2.
6 is a graph showing HR-Raman of the ReS 2 thin film of Experimental Example 1.
Referring to FIG. 6 , HR-Raman is obtained through a Raman microscope. Typical phonon oscillation modes can be discerned in the Raman spectra ranging from 100 to 400 cm - 1 , which is consistent with that of the exfoliated sample. The large number of Raman peaks is related to the low crystal symmetry of ReS 2 and the fundamental Raman modes (E 1g , E 2g and A 1g ). The Raman peaks at 51, 162, 212 and 234 cm -1 correspond to the in-plane E g mode and the peaks at 134 cm -1 to the out-of-plane A g mode. The sharpness of the Raman mode indicates good crystalline quality.

The peak of fluorescence spectroscopy was observed at 1.504 eV, indicating a direct transition of ReS 2 .
도 8은 실험예 1의 ReS2박막의 AFM(atomic force microscope) 사진이다.8 is an atomic force microscope (AFM) photograph of the ReS 2 thin film of Experimental Example 1.
Referring to FIG. 8 , the height of the ReS 2 thin film was measured to be about 3.2 to 3.9 nm from the edge. Considering that the thickness of the ReS 2 single layer peeled from the bulk crystal on SiO 2 is 0.7 nm, it can be confirmed that the ReS 2 thin film of Experimental Example 1 is a thin film in which 4 to 5 layers are stacked.
9 to 11 are FE-TEM photographs of the ReS 2 thin film of Experimental Example 1.
9 and 10, the crystallographic structure of ReS 2 grown by the chemical vapor deposition process can be confirmed, and in FIG. 10, it was characterized through selected area electron diffraction (SAED). As shown in FIG. 9 , the nanocrystal orientation indicates a polycrystalline thin film, and a large particle domain (~ μm 2 ) was confirmed. In FIG. 10 , the angle between the (020) and (100) axes was about 61°, and the lattice spacing in the (020) direction was 0.25 nm for ReS 2 . The results in FIG. 10 were consistent with the structure of synthetic flake ReS 2 . The polycrystalline nature of the ReS 2 thin film is supported by the rotation pattern shown in FIG. 10 .
Figure 11 shows a FE-TEM picture of the edge of ReS 2 film, the lattice stripes observed in the edge of ReS 2 film shows a grid distance of 0.63 nm corresponding to the interlayer spacing of ReS 2.
12 to 14 are XPS spectra of the ReS 2 thin film of Experimental Example 1.
12 shows the elemental composition and bonding type of ReS 2 . In addition, it can be seen that the signals of Re and S are clearly identified. Si and O are from the SiO 2 substrate, and C is generated in the pretreatment for XPS measurement. 13 is an XPS spectrum of Re 4f for the nucleation promoting ReS 2 thin film, and FIG. 14 is an XPS spectrum of S 2p. If the signal Re, ~ 40.5, and two peaks in the 43-eV is the 4f 7/2 and 4f 5/2 core-level peaks in the Re, respectively. - two peaks at 161.5 and 162.5 eV ~ represents a 3 2P S / 2 and 2P 1/2 core level peak each. Therefore, 33.69% Re and 66.31% S were observed in the ReS 2 thin film synthesized in Experimental Example 1, indicating that the atomic ratio of S/Re on the ReS 2 thin film surface was approximately 1.97.
This result indicates that ReS 2 grown by the chemical vapor deposition process is stoichiometrically reasonable.

The photodetector was directly fabricated to have a ReS 2 thin film as an active layer and Ti/Au (3nm/30nm) as an electrode on a SiO 2 /Si substrate. The channel length is 2 μm and the channel width is 100 μm. 15 is a microscope image of the photodetector of Experimental Example 2. FIG.
16 is a graph showing photoresponse characteristics according to wavelength of the photodetector of Experimental Example 2; As shown in FIG. 15 , the spectral response characteristics are shown in FIG. 16 using individual laser sources.
In FIG. 16 , the R λ value of the photodetector in the wavelength range of 410 to 870 nm at 20 nm intervals at a bias of 2V to investigate the photoresponse characteristics of the ReS 2 thin film-based photodetector is shown. As can be seen, the ReS 2 thin film is most photosensitive near the 530 nm wavelength. The response characteristic is defined as R λ = I ph /P*S, which is the generated photocurrent (I ph = I light -I dark ) versus the optical power density (P) which affects the area (S) of the active layer of the photodetector. ) is the ratio of Ph I, P, and S is 4.02 nA, 0.09 mWcm - is 2, and 200μm 2. Therefore, the maximum value of R λ calculated for the photodetector of Experimental Example 2 was 21.05 AW −1 under the 532 nm incident laser.
17 is an I-V graph of the photodetector of Experimental Example 2 under dark and light conditions.
17 is a comparison of photocurrent and dark current in a 532nm incident laser with an output intensity of 2.90mWcm -2 . The IV curve of the photodetector of Experimental Example 2 shows that the current across the photodetector increased from 154.20 to 163.26 nA under illumination at an applied bias voltage of 2V. The slight asymmetry of the IV curve may be due to the formation of an asymmetric Schottky junction.
도 18은 실험예 2의 광 검출기의 시간 의존적 광 응답을 나타내는 도면이다. 18 is a diagram illustrating a time-dependent photoresponse of the photodetector of Experimental Example 2;
18 shows the cycle-to-cycle response of a photo detector with an incident light on/off cycle of about 10. The on/off switching characteristics are maintained over several cycles, indicating excellent photodetector stability and reproducibility.
19 and 20 are graphs showing rise/decrease times of the photodetector of Experimental Example 2. Referring to FIG.
Referring to FIGS. 19 and 20 , it can be seen that the rise/decrease times of the photodetector, defined as the time when the current increases/decreases from 10% to 90% of the stable value, are 0.03 and 0.025 seconds.
Hereinafter, the performance of the photodetectors fabricated in Experimental Example 2 and photodetectors fabricated using different substrate types or different deposition processes will be compared.

Referring to Table 1, for the
21 and 22 are graphs showing the light response speed of the photodetector of Experimental Example 2. Referring to FIG.
21 shows the intercycle response curves of the photodetector of Experimental Example 2 in response to light on/off under different biases at a power density of 2.90 mWcm -2 . The photoreactivity values were calculated at 0.78, 0.70, 2.55 and 2.38 AW −1 at biases of 1V, −1V, 3V and −3V, respectively. For stable operation of the photodetector, it must respond to changes in light power.
22 shows the cycle-to-cycle response of the photodetector of Experimental Example 2 under various light output densities at a bias of 2V. The photosensitivity values were calculated at 8.21, 21.05, 12.21 and 1.39 AW -1 . The power densities are 0.05, 0.09, 0.27 and 2.90 mWcm -2 , respectively.
23 to 25 are diagrams for explaining an operation mechanism of the photodetector of Experimental Example 2. Referring to FIG.
Schottky junctions can be used as efficient photodetectors. It is also possible to easily separate the photoelectron pair. 23, the difference between the work function of the contact metal and the conduction band edge of the essentially n-type ReS 2 film forms a Schottky barrier. Referring to FIG. 24 , the Schottky barrier suppresses the movement of hot electrons without illumination, thereby lowering the dark current. Referring to FIG. 25 , it can be seen that when a source-drain bias is applied in the presence of illumination, the light generating carriers effectively drive between the electrodes.
As such, it can be seen that the low trap density of the synthesized ReS 2 thin film reduces the carrier transport time and increases the carrier drift rate.
