Claims (6)
상기 챔버 내부로 메인공급유로를 통해 유체를 공급하는 유체공급부;
상기 메인공급유로에 구비되어 상기 유체의 압력변화를 감쇄시키도록 상기 유체가 수용되는 보조탱크;
상기 보조탱크로 유입되는 유체를 유체의 임계온도 이상의 미리 결정된 조절온도로 가열하는 가열부; 및
상기 보조탱크에서 유출되는 유체를 냉각시키는 냉각부;를 구비하는 것을 특징으로 하는 기판처리장치.a chamber providing a processing space for performing a processing process on a substrate using a supercritical fluid;
