Claims (8)
상기 챔버로 상기 기판 처리를 위한 유체를 공급하는 공급 라인;
상기 공급 라인에 위치되는 히터;
상기 공급 라인에 위치되는 제1 온도 센서;
상기 제1 온도 센서와 상이한 구간에 위치되도록 상기 공급 라인에 위치되는 제2 온도 센서;
상기 제1 온도 센서와 상기 제2 온도 센서가 제공하는 정보를 통해 상기 히터를 제어하는 제어기; 및
상기 챔버 내부에 위치되어 상기 기판을 지지하는 지지 유닛을 포함하는 기판 처리 장치.A chamber in which the substrate provides treatment space by supercritical fluid;
