집적 회로 기술을 적용한 반도체 칩 하나에는 트랜지스터, 커패시터, 저항기 등 수 많은 기능 요소들이 포함되어 있으며, 이러한 개별적인 요소들은 일정한 모양으로 도안된 배선에 의해 서로 연결되어 회로를 구성한다. 집적 회로는 각 세대를 거치면서 소형화되었고, 이에 따라 칩 하나가 가지는 기능은 점차 증대되고 있다. 그러나 단순히 소자의 크기를 줄이는 것에는 한계가 있으므로, 최근에는 각 소자를 다층으로 형성하는 다층 배선 구조에 대한 연구가 활발히 이루어지고 있다. 이와 같이 다층 배선 구조의 반도체 소자를 제조하기 위해서는 금속막을 연마하여 평탄화하는 공정을 반드시 필요로 한다. 그러나 일반적으로 금속막은 강도가 높아 연마가 용이하지 않으므로, 금속막을 효과적으로 연마하기 위해서는 금속막을 비교적 강도가 낮은 금속 산화물 형태로 에칭한 다음, 연마를 수행하여야 한다. 이와 같이 텅스텐 막을 연마하기 위한, 화학-기계적 연마 슬러리 조성물에 대하여는 특허출원 제2002-0058207호 "텅스텐 금속막 연마용 화학-기계적 연마슬러리 조성물", 제2002-0063801호 "분산 안정성이 우수한 텅스텐 금속막 연마용 화학-기계적 연마 슬러리 조성물", 제2002-0063802호 "텅스텐 막에 대한 연마속도가 우수하고 안정성이 뛰어난 화학-기계적 연마슬러리 조성물", 제2002-0081610호 "금속막의 화학-기계적 연마 슬러리 조성물"등에 상세히 개시되어 있으나, 이와 같은 종래의 화학-기계적 연마 슬러리 조성물들은 금속막을 강도가 낮은 금속 산화물 형태로 에칭하는 화학적 전환 과정의 효율이 충분히 만족스럽지 못한 단점이 있다. 또한 과산화수소와 철염을 이용하여 텅스텐 막을 금속 산화물 형태로 효율적으로 전환하는 방법도 사용되고 있으나, 이와 같은 방법은 과다한 철염의 사용으로 인해 제조되는 금속막에 결함이 발생하고, 양전하의 철 이온으로 인하여 연마 슬러리 조성물의 분산 안정성의 저하를 발생시킬 우려가 있다. 따라서, 연마되는 텅스텐 막에 결함을 발생시키지 않으면서도, 연마되는 텅스텐 막을 산화막으로 보호막을 형성할 수 있는 화학 기계적 연마 슬러리 조성물의 개발이 요구되고 있다.
