하기 표 3에 나타낸 바와 같이 상이한 조성을 갖는 8종의 화학 기계적 연마용 슬러리 조성물을 제조하였다. 이때, 질산 및 수산화칼륨을 사용하여 상기 각 조성물의 pH를 조절하였으며, 그 결과를 하기 표 3에 나타내었다. 여기서, 상기 각 조성물에 함유된 성분들 중 연마 조절제를 제외한 성분들의 종류는 상기 실험예 1-1~1-3에서 제조된 각 조성물에 함유된 성분들의 종류와 동일하였다. 하기 표 3에서, 폴리에틸렌글리콜의 분자량은 400이었다. 이후, 상기 각 조성물을 사용하여 상기 실험예 1-1~1-3에서 사용한 박막과 동일한 박막을 상기 실험예 1-1~1-3에서 사용한 방법과 동일한 방법으로 연마하였다. 상기 각 박막의 제거 속도를 측정하여 하기 표 3에 나타내었다. 또한, 상기 실험예 1-3에서 제조된 조성물의 데이터를 비교 목적을 위해 하기 표 3에 나타내었다.Eight kinds of chemical mechanical polishing slurry compositions having different compositions were prepared as shown in Table 3 below. 상기 표 4를 참조하면, 실시예들에서 제조된 조성물들의 경우, 연마 조절제의 종류가 동일한 조건하에서는, 연마 조절제의 함량이 0.1중량부일 경우에 저유전율막의 제거 속도가 가장 높은 것으로 나타났다(실시예 1-1 및 1-2). 반면에, 비교예들에서 제조된 조성물의 경우에는, 동일한 종류의 연마 조절제(즉, 소르비톨)를 사용하더라도 그 사용량에 관계없이 저유전율막의 제거 속도가 거의 일정한 것으로 나타났다.
Referring to Table 4, in the case of the compositions prepared in Examples, the removal rate of the low dielectric constant film was the highest when the polishing regulator was 0.1 weight part under the same condition of the polishing conditioner (Example 1 -1 and 1-2). On the other hand, in the case of the compositions prepared in the comparative examples, the removal rate of the low dielectric constant film was almost constant regardless of the amount of use even when the same kind of polishing agent (i.e., sorbitol) was used.
