상기 절연체 기판상에 형성되는 촉매단;
상기 촉매단으로부터 상기 절연체 표면에 길이방향으로 성장하며 임의의 지점에 전기적으로 절연된 간극이 형성된 복수개의 탄소나노튜브 및 상기 탄소나노튜브의 양단부에 고정되는 금속전극을 포함하는 전극층;
자가정렬 방식으로 상기 간극에 형성되며 상기 탄소나노튜브와 전기적으로 접촉하는 상 변화 물질을 포함하는 상 변화 메모리 소자.
