밀폐 부재(200)는 반응 챔버(100) 상에 마련되어 반응 챔버(100)의 내부 공간을 기밀하게 유지한다. 밀폐 부재(200)는 챔버 덮개(210)를 포함하고, 커버 부재(220)를 더 포함할 수 있다. 챔버 덮개(210)는 소정 두께의 판 형상으로 제작되고, 반응 챔버(100)의 내부 공간의 형태에 따라 다양한 형상으로 제작될 수 있다. 예를 들어, 챔버 덮개(210)는 원형의 판 형상으로 제작될 수 있으며, 그 외에 다각형 형상 등으로 마련될 수 있다. 또한, 챔버 덮개(210)는 예를 들어 중앙부에 관통홀이 마련되고, 그를 통해 가스 공급부(400)가 반응 챔버(100) 내부로 가스 공급부(400)가 마련될 수 있다. 한편, 반응 챔버(100)와 결합하는 챔버 덮개(210)의 하단부에는 확실한 밀봉을 유지하기 위해 오링(O-ring)과 같은 밀봉 부재(미도시)가 구비되는 것이 바람직하다. 또한, 챔버 덮개(210)의 일면, 즉 반응 챔버(100)의 내측을 향하는 일면에는 커버 부재(220)가 마련된다. 커버 부재(220)는 전체적으로 챔버 덮개(210)와 대응하는 형상, 예를 들어 원형의 형상으로 제작될 수 있다. 이러한 커버 부재(220)는 챔버 덮개(210)의 일면을 덮도록 챔버 덮개(210)의 일면에 탈착 가능하도록 마련된다. 커버 부재(220)는 증착 공정시 발생하는 더미 코팅(dummy coating)이 챔버 덮개(210) 상에 부착되지 않도록 원료 가스와의 접촉을 차단하고, 고온 분위기 하에서 챔버 덮개(210)에 열변형이 발생하지 않도록 열을 차단하는 역할을 한다. 이러한 커버 부재(220)는 내열성이 우수한 재질로 형성되도록 하며, 바람직하게는 석영(quartz) 또는 SiC이 코팅된 흑연(graphite)으로 이루어질 수 있으나, 이에 한정되는 것은 아니다. 또한, 본 발명에 따른 커버 부재(220)는 중앙부로부터 외측으로 소정의 기울기를 갖도록 제작된다. 즉, 커버 부재(220)는 도 3에 도시된 바와 같이 공정 가스가 공급되는 측으로부터 공정 가스가 배기되는 측으로 갈수록, 즉 중앙부로부터 가장자리로 갈수록 두께가 점차 두꺼워지는 형상으로 제작된다. 다시 말하면, 커버 부재(220)는 서셉터(300) 상에 안착된 기판(10)과 대응되는 영역의 두께가 점차 두꺼워지도록 제작된다. 즉, 복수의 기판(10)은 서셉터(300) 상에 중앙부를 제외한 영역에 방사형으로 배치될 수 있는데, 커버 부재(220)는 기판(10)이 안착되지 않은 중앙 영역에는 두께를 증가시키지 않고, 기판(10)의 내측으로부터 외측으로 갈수록 두께가 점차 증가되도록 마련된다. 이렇게 커버 부재(220)의 형상을 변경하면 도 4에 도시된 바와 같이 기판(10)의 영역별로 서로 동일한 단면적 또는 부피의 반응 공간(S)을 갖게 되어 반응 공간(S)을 흐르는 원료 가스가 기판(10) 상에서 균일하게 반응하게 된다. 즉, 본 발명의 커버 부재(220)는 기판(10)의 임의의 지점에서 그 상부의 단면적이 동일하도록, 예를 들어 도 5에 도시된 바와 같이 제 1 위치에서의 단면적(M1)이 그 외측의 제 2 위치에서의 단면적(M2)과 동일하도록 제작된다. 도 5는 도 4의 서셉터(300) 상에 안착된 기판(10)의 일부와 그 상의 커버 부재(220)의 일부를 확대 도시한 것이다. 그에 따라, 기판(10)의 임의의 두 지점(B1, B2)에서의 부피가 동일하게 된다. 이렇게 커버 부재(220)가 중앙부로부터 가장자리로 두께가 점차 두꺼워지도록 제작되어 기판(10)의 모든 영역에서 동일한 단면적 또는 부피를 갖게 되면 도 6에 도시된 바와 같이 원료 가스는 기판(10)의 모든 영역에서 동일한 유속(C)을 갖게 된다. 따라서, 기판(10)의 모든 영역에서 반응하는 원료 가스의 양이 동일해지고, 그에 따라 기판(10)의 모든 영역에서 동일한 두께로 박막이 성장될 수 있다. 한편, 커버 부재(220)는 다양한 형상으로 마련될 수 있는데, 도 3에 도시된 바와 같이 완만한 곡선 형태로 형성되거나, 직선 형태(도 7(a)) 또는 단차 구조(도 7(b))와 같이 다양한 형태로 형성될 수 있으며, 이에 한정하는 것은 아니다. 즉, 커버 부재(220)는 서셉터(300)의 중앙 영역으로부터 서셉터(300)의 가장자리를 향해 챔버 덮개(210)와 서셉터(300) 사이의 간격이 점차 감소하는 다양한 구조로 제작될 수 있다. 한편, 커버 부재(220)는 복수 개로 분할되어 이들이 서로 결합되어 이루어지거나 단일의 부재로 이루어질 수 있다. 따라서, 반응 공간(S)에 노출된 커버 부재(220)의 표면에 부착된 더미 코팅을 제거하거나 크랙과 같이 하자가 발생된 커버 부재를 교체할 수 있으며, 특히 복수의 분할 부재로 결합된 경우 해당 분할 부재만을 교체함으로써 유지보수가 용이하다는 장점을 갖는다.The sealing
