기술 분야
본 발명은 n형 칼코게나이드 합성물의 제조, 구체적으로 카드뮴의 황화물 및/또는 셀렌화물을 통합한 n형 칼코게나이드 합성물에 관한 것이다. 그러한 합성물은 광전지 디바이스에서 특별한 용도가 있다.

미국 특허 제5,078,804호는 Cu/In/Ga/Se의 제 1 층, Cd/Zn/S의 제2 층, ZnO의 이중층 및 Al의 층으로 코팅된 Ni의 층으로 구성된 금속화 구조를 구비하는 박층 기반 태양 전지를 개시하고 있다. Cd/Zn/S층은 수용액 성장 프로세스에 의해 증착된다.
미국 특허 출원 공보 제2005/0224111A1호는 제 1 투명한 층, 제 1 층보다 낮은 전도성을 갖는 얇은 제2 투명한 층, n형 층, 및 p형 층을 구비하는 층상의 박층 반도체 디바이스를 개시하고 있다. CdS는 CIGS 또는 CdTe 광전지 디바이스에 유용한 것으로 개시되어 있다. 그러나, CdS는 수성 프로세스에 의해 증착된다.
본 발명은 저항이 감소된 n형 칼코게나이드 합성물을 제조하는 방법을 제공한다. 본 발명은 구체적으로 적어도 카드뮴, 그리고 선택적으로 Zn, In, 및 이들의 조합 등과 같이 하나 이상의 기타 성분을 통합한 황화물 및/또는 셀렌화물에 적용될 수 있다.
놀랍게도, 본 발명의 방법은 산소를 사용하지 않거나 1% 이상의 산화 가스를 사용하는 달리 동일한 방법에 비해 CdS 또는 CdS 합금 등의 n형 칼코게나이드 합성물의 저항을 상당히 감소시킨다(즉, 전도성을 증가시킨다)는 것을 발견하였다. 사실상, 종래의 수준의 산소와 같은 산화 가스를 이용하여 합성물을 제조하면 실제로 저항을 상당히 증가시키게 된다(즉, 전도성이 상당히 감소되게 한다).
본 발명에 따르면, 합성물은 높은 전도성을 갖는 합성물을 산출하도록 제한된 양(이하, 한정된)의 산화 가스가 존재하는 상태에서 가스 상태로부터 또는 가스 상태를 통해 증착에 의해 제조된다. 그 결과, 본 발명의 방법(들)에 의해 제조된 n형 칼코게나이드 합성물을 채용한 광전지 디바이스 등의 디바이스는 보다 우수한 전자 성능 및/또는 보다 우수한 효율을 가질 수 있다.
본 발명의 한가지 양태에서, n형 칼코게나이드 합성물의 제조 방법이 제공된다. 이 방법은,
기판을 제공하는 단계; 및

통상적으로, 본 발명에 따라 제공된 n형 칼코게나이드 합성물의 저항은 적어도 약 10배 작은 저항, 바람직하게는 적어도 50배 작은 저항, 및 보다 바람직하게는 적어도 100배 작은 저항을 갖는다. 이들 합성물은 통상적으로 약 1 × 105 ohm-cm 미만의 저항을 갖는다.
다른 양태에서, 본 발명의 방법은,
증착 챔버 내에 기판을 제공하는 단계;

산화 분위기에서 채용될 수 있는 산화 가스는 제한하지 않지만 산소, 질소 산화물, 수증기, 오존 등을 포함한다. 원한다면 이들 산화 가스들의 조합을 채용할 수 있다. 산소가 바람직한 산화 가스이다.
산화 분위기에서 채용될 수 있는 다른 가스는 제한하지는 않지만 질소 등의 불활성 가스와, 희가스를 포함한다. 아르곤이 바람직한 다른 가스이지만, 원한다면 크립톤과 헬륨 등의 다른 희가스가 사용될 수 있다.
본 발명에서, "실질적으로 산화 가스가 없는 상태"라는 문구는 약 0.001% 미만의 산화 가스가 존재한다는 것을 의미한다.
본 발명의 한가지 양태에서, 산화 가스는 약 100 mTorr 미만의 압력에서 적어도 약 0.001 몰%로부터, 보다 바람직하게는 약 0.01 몰%보다 크고, 보다 더 바람직하게는 0.05 몰%보다 크며 최대 약 0.7 몰%, 보다 바람직하게는 최대 약 0.3 몰%, 및 가장 바람직하게는 최대 약 0.25 몰%의 산화 분위기를 포함한다.
본 발명의 다른 양태에서, 산화 분위기에서 채용된 산화 가스의 부분 압력은 약 0.5 mTorr 미만, 바람직하게는 0.3 mTorr 미만, 보다 바람직하게는 약 0.005 mTorr 내지 약 0.05 mTorr 범위이다.
본 발명에 채용된 산화 분위기의 압력은 통상적으로 약 100 mTorr 미만이다. 바람직하게는, 본 발명에 채용된 산화 분위기의 압력은 약 0.01 mTorr 내지 약 50 mTorr 범위, 보다 바람직하게는 약 5 mTorr 내지 약 20 mTorr 범위이다.

기판은 강성이거나 가요성일 수 있다. CIGS 기판 광전지 디바이스의 다른 이점은 그 가요성이다. 통상적인 CIGS 흡수기 합성물은 입사광을 포획하기 위해 매우 높은 횡단면을 갖는다. 따라서, 이들 층은 가요성 광전지 디바이스를 형성하기에 충분히 얇게 제조될 수 있다. 그러한 실시예에서, 기판은 바람직하게는 25℃의 온도에서 크랙없이 50 cm, 바람직하게는 약 40 cm, 보다 바람직하게는 약 25 cm의 직경을 갖는 맨드릴 둘레에 포장되기에 충분한 가요성을 갖는다.
광범위한 증착 기술을 이용하여 기체 상태를 통한 또는 기체 상태로부터의 증착이 수행될 수 있다. 예시적인 기술은 스퍼터링(예를 들어, 물리적 스퍼터링, 반응성 스퍼터링, 직류 스퍼터링, 무선 주파수(RF) 스퍼터링(마그네트론 스퍼터링이 있든 없든간에), 3극 진공관 스퍼터링, 이온 빔 스퍼터링), 기화(evaporation), 음극 아크 증착, 펄스식 레이저 증착 또는 기타 레이저 제거 기술, 분자 빔 에피텍시, 토포택시, 기타 물리적 기상 증착, 화학적 기상 증착, 플라즈마 강화 화학적 기상 증착, 원자층 증착 등을 포함한다. 바람직한 증착 기술은 기화, 스퍼터링, 화학적 기상 증착, 및 원자층 증착을 포함한다.
증착 과정 중에, 전술한 바와 같이 산소의 실질적인 부재 상태에서 그리고 바람직하게는 도입되는 산소없이 달리 동일한 프로세스에 의해 형성되는 n형 칼코게나이드 합성물보다 큰 전도성을 갖는 n형 칼코게나이드 합성물을 제공하는 데에 효과적인 제한된 양의 산화 가스가 도입된다. 이 방식으로 산소를 제한함으로써, 결과적인 합성물의 전도성은 산소가 없는 상태에서 또는 보다 많은 산소가 존재하는 상태에서 달리 동일한 프로세스가 수행된 것보다 높게 되는 경향이 있다.
한가지 실시 모드에서, 산화 가스의 양은 산화 가스의 상대적인 양이 전술한 바와 같이 적절하게 제한되는 하나 이상의 다른 가스와 함께 산화 가스를 공동 도입함으로써 적절하게 제한될 수 있다. 광범위한 다른 가스가 산소와 함께 공동 도입되어 원하는 n형 칼코게나이드 합성물을 형성할 수 있다. 몇몇의 모드에서, 하나 이상의 불활성 캐리어 가스가 산화 가스와 공동 도입될 수 있다. 이들 불활성 캐리어 가스의 예는 전술한 것을 포함한다.

챔버 내에서 산화 가스의 상대적인 양을 제한하는 것 외에, 증착 중에 챔버를 통해 유동하는 산화 가스의 실제 전체 양을 제한하는 것이 또한 바람직할 수 있다. 이는 산화 가스의 상대적인 양을 제한할 뿐만 아니라 산화 가스의 전체 수준을 원하는 문턱값의 양 아래로 유지하는 적절한 전체 작동 압력을 선택함으로써 쉽게 달성될 수 있다. 증착은 임의의 적절한 온도에서 수행될 수 있다. 온도는 사용되는 증착 기술, 기판의 물성, n형 합성물의 원하는 조성, 타겟의 물성 등과 같은 인자에 따라 좌우될 것이다.
스퍼터링 증착이 바람직하다. 그러한 증착 방안에서, 기판은 통상적으로 예를 들어 성요소들의 파지, 진공 등에 의해 챔버 내에서 홀더에 고정되거나 달리 홀더 상에 지지된다. 그러나, 기판은 원하는 데로 광범위한 수단에 의해 배향되고 고정될 수 있다. 기판은 이 기판이 처리 중에 고정식 및/또는 비고정식이 되도록 챔버 내에 마련될 수 있다. 몇몇 실시예에서, 예를 들어 기판은 기판이 증착 중에 회전하도록 회전 가능한 척 상에 지지될 수 있다.
하나 이상의 타겟이 증착 시스템에서 작동 가능하게 마련된다. 타겟은 원하는 n형 칼코게나이드 합성물을 형성하는 데에 구조적으로 적합한다. 예를 들어, n형 카드뮴 황화물을 형성하기 위하여, 적절한 타겟은 카드뮴과 황화물 함유 합성물을 포함하고, 바람직하게는 99% 순도이다.
기판은 타겟(들)으로부터 예정된 거리에 그리고 타겟(들)에 대해 예정된 배향으로 배치될 수 있다. 몇몇의 실시 모드에서, 이 거리는 원한다면 증착 과정 중에 변동될 수 있다. 통상적으로, 그 거리는 약 50 밀리미터(mm) 내지 약 100 mm 범위이다. 바람직하게는, 그 거리는 약 60 mm 내지 약 80 mm이다. 증착을 시작하기 전에, 통상적으로 챔버는 적절한 기본 압력으로 탈기된다. 많은 실시예에서, 기본 압력은 약 1×10-8 Torr 내지 1×10-6 Torr 범위이다.
종래에, 많은 실시 모드는 약 20℃ 내지 약 30℃ 범위의 온도에서 수행될 수 있다. 종래에, 많은 실시 모드는 대기 온도 상태에서 수행될 수 있다. 물론, 증착 속도, 증착 품질 등의 제어를 돕기 위하여 더 차갑거나 따뜻한 온도가 사용될 수 있다. 증착은 원하는 두께, 균일성 및/또는 기타 등등을 갖는 n형 물질의 층을 제공하기에 충분히 길게 수행될 수 있다. 예시적인 실시예에서, n형 층은 약 10 나노미터(nm) 내지 약 200 nm 범위의 두께를 갖는다.
도 1은 본 발명의 프로세스에 의해 제조될 수 있는 광전지 물품(10)의 한가지 실시예이다. 이 물품(10)은 지지부(21)를 통합한 기판(20), 이면 전기 접점(22), 및 칼코게나이드 흡수기(23)를 포함한다. 물품(10)은 본 발명의 n형 칼코게나이드 합성물을 통합한 버퍼 구역(24)과, 선택적인 전면 전기 접점 윈도우 구역(25), 투명한 전도성 산화물 구역(26), 수집 격자(27), 및 물품(10)을 환경으로부터 보호하고 격리시키는 데에 일조하는 선택적인 배리어 구역(28)을 더 포함한다. 이들 구성요소들은 도 2에 단일층으로서 각각 도시되어 있지만, 원한다면 이들 중 어떤 층들은 다수의 하위층으로부터 독립적으로 형성될 수 있다. 현재 공지되었거나 이후에 개발되는 광전지 셀에 종래에 사용된 추가층(도시 생략)이 또한 제공될 수 있다. 본 명세서에 경우에 따라 사용되는 바와 같이, 셀의 상부(30)는 입사광(32)을 수용하는 쪽인 것으로 간주된다.

그러한 p형 칼코게나이드의 대표적인 예는 셀레늄 및/또는 황 외에, 구리, 인듐, 및/또는 갈륨 중 하나 이상을 통합한다. 몇몇 실시예는 구리 및 인듐의 황화물 또는 셀렌화물을 포함한다. 추가 실시예는 구리, 인듐, 및 갈륨의 셀렌화물 또는 황화물을 포함한다. 특정한 예는 제한하지는 않지만 구리 인듐 셀렌화물, 구리 인듐 갈륨 셀렌화물, 구리 갈륨 셀렌화물, 구리 인듐 황화물, 구리 인듐 갈륨 황화물, 구리 갈륨 셀헨화물, 구리 인듐 황화물 셀렌화물, 구리 갈륨 황화물 셀렌화물, 및 구리 인듐 갈륨 황화물 셀렌화물(이들 모두는 본 명세서에서 CIGS라고 칭함) 재료를 포함한다.
대표적인 실시예에서, 광전지 특성을 갖는 CIGSS 재료는 식 CuIn(1-x)GaxSe(2-y)Sy에 의해 나타낼 수 있고, 여기서 x는 0 내지 1이고 y는 0 내지 2이다. 구리 인듐 셀렌화물과 구리 인듐 갈륨 셀렌화물이 바람직하다. 흡수기(23)는 증발, 스퍼터링, 전극 증착, 분사, 및 소결 등의 광범위한 하나 이상의 기술을 이용하여 임의의 적절한 방법에 의해 형성될 수 있다. 한가지 바람직한 방법은 하나 이상의 적절한 타겟으로부터 성분 요소들의 공동 증발이고, 개별적인 성분 요소들은 동시에, 순차적으로, 또는 이들의 조합으로 뜨거운 표면에서 열 증발되어 흡수기(23)를 형성한다. 증착 후에, 증착된 재료는 흡수기 특성을 완성하기 위해 하나 이상의 추가 처리를 받을 수 있다. 선택적인 층(도시 생략)이 현재 공지되었거나 나중에 개발되는 종래의 실시에 따라 기판(20) 상에 사용되어 이면 전기 접점(22)과 지지부(21) 사이 및/또는 이면 전기 접점(22)과 흡수기 구역(23) 사이의 점착을 강화하는 데에 일조할 수 있다. 추가적으로, 하나 이상의 배리어 층(도시 생략)이 또한 지지부(21)의 이면 위에 제공되어 주위로부터 디바이스(10)를 격리시키고 및/또는 디바이스(10)를 전기적으로 격리시키는 데에 일조할 수 있다. 배리어 구역(24)은 본 명세서에 설명된 본 발명의 원리를 적어도 부분적으로 이용하여 형성된 n형 칼코게나이드를 적어도 통합한다. 바람직한 버퍼층(24)은 CdS를 포함한다. 단일층을 갖는 것으로 도시되어 있지만, 구역(24)은 하나 이상의 하위층들로 형성될 수 있다.

단일층이거나 다수의 하위층으로 형성될 수 있는 TCO 구역(26)은 버퍼 구역(24)에 전기적으로 연결되어 물품(10)을 위한 상부 전도성 전극을 제공할 수 있다. 많은 적절한 실시예에서, TCO 구역(26)은 10 nm 내지 약 1500 nm, 바람직하게는 약 150 nm 내지 약 200 nm 범위의 두께를 갖는다. 도시된 바와 같이, TCO 구역(26)은 윈도우 구역(25)과 직접 접촉하지만, 하나 이상의 개재층이 선택적으로 점착을 촉진하고, 전기 성능을 강화하는 등과 같은 다양한 이유로 개재될 수 있다.
광범위한 투명한 전도성 산화물 또는 이들의 조합이 TCO 구역(26) 내에 통합될 수 있다. 예로는 불소 도핑된 주석 산화물, 주석 산화물, 인듐 산화물, 인듐 주석 산화물(ITO), 알루미늄 도핑된 아연 산화물(AZO), 아연 산화물, 이들의 조합 등을 포함한다. 한가지 예시적인 실시예에서, TCO 구역(30)은 버퍼에 인접한 제 1 하위층이 아연 산화물을 통합하고 제2 하위층이 ITO 및/또는 AZO를 통합하는 이중층 구성을 갖는다. TCO층은 스퍼터링 또는 기타 적절한 증착 기술을 통해 편리하게 형성된다.
광학 전자 격자 수집 구조(27)는 TCO 구역(26) 위에 증착되어 이 층의 시트 저항을 감소시킬 수 있다. 격자 구조(27)는 바람직하게는 Ag, Al, Cu, Cr, Ni, Ti, Ta, TiN, TaN, 및 이들의 조합 중 하나 이상을 통합한다. 바람직하게는 격자는 Ag로 제조된다. 선택적인 Ni의 막(도시 생략)이 사용되어 TCO 구역(26)에 대한 격자 구조의 점착을 강화시킬 수 있다. 이 구조는 와이어 메시 또는 유사한 와이어 구조로 제조되는 것, 임의의 적절한 증착 기술을 이용하는 적절한 마스크를 통해 스크린 프린팅, 잉크젯 프린팅, 전기도금, 포토리소그래피, 및 금속화에 의해 형성되는 것을 비롯하여 광범위한 방식으로 형성될 수 있다.

예(들)
이하의 예(들)은 본 발명을 더 설명하기 위해 제공된다.
다수의 소다 석회 유릭 기판이 제공되고 알칼린 세정제 내에서 초음파 처리된 후에 2-프로파놀에서 헹굼 처리한다. 기판은 질소를 이용하여 송풍 건조된다. 당업계에 널리 알려진 조건을 이용하여 각각의 기판의 초음파 처리된 표면 상에 몰리브덴층이 스퍼터링 증착되어 각 기판 상에 약 700 나노미터의 두께를 갖는 몰리브덴층을 제공한다. 이어서, 이하의 조건을 이용하여 각 몰리브덴층 상에 얇은 CdS층이 스퍼터링 증착된다. 전력: 3 W/cm2, 압력: 15 mTorr, 타겟과 기판간 거리 = 70 mm, % 산소 = 0 몰% 내지 0.4 몰%의 다양한 수준(나머지는 아르곤). 결과적인 CdS층의 두께는 각각 100 nm이었다.
이어서, 각 CdS층에 1.5 ㎛의 두께와 125 ㎛의 직경을 갖는 은 접촉 패드가 부착된다. 일련의 전위가 은 접촉 패드와 아래의 몰리브덴층 사이에 적용되고 각 전압에서의 전류가 측정된다. 각 전위에서의 전류로부터, 각 산소 수준에서 마련된 각 CdS층에 대해 CdS층의 저항이 계산된다. 도 2는 CdS층의 스퍼터링 증착 중에 사용된 산소의 농도의 함수로서 각 CdS층의 저항을 보여주고 있다. 도 2에서 알 수 있는 바와 같이, 증착 중에 약 0.1 몰% 내지 0.3 몰%의 산호 농도의 사용이 CdS층의 저항을 크게 감소시킨다.
깊이 프로파일 X선 광전자 분광법(XPS; X-ray photoelectron spectroscopy)을 이용하여 다양한 CdS층의 조성을 분석하였다. 그러한 기술은 공지되어 있고 D. Briggs 및 M.Seah에 의한 "실용적인 표면 분석(Practical Surface Analysis): 아우거(Auger) 및 X-선 광전자 분광법(X-Ray Photoelectron Spectroscopy)"(1996년)에 설명되어 있다.

Claims (15)
- n형 칼코게나이드 합성물의 제조 방법으로서,
기판을 제공하는 단계; 및
산화 가스와, 선택적으로 적어도 하나의 다른 가스를 포함하는 산화 분위기에서 상기 기판의 표면 상에 n형 칼코게나이드 합성물을 형성하는 단계를 포함하고, 상기 산화 가스는 형성된 n형 합성물이 달리 동일한 프로세스에서 그러나 실질적으로 산화 가스가 없는 상태에서 형성된 n형 칼코게나이드 합성물의 저항보다 작은 저항을 갖게 하는 양으로 존재하는 n형 칼코게나이드 합성물의 제조 방법. - 제 1 항에 있어서, 상기 산화 분위기는 약 100 mTorr 미만의 압력에서 약 0.001 몰% 내지 약 0.7 몰%의 산화 가스를 포함하는 n형 칼코게나이드 합성물의 제조 방법.
- 제 1 항 또는 제 2 항에 있어서, 상기 산화 분위기는 약 5 내지 약 20 mTorr 범위의 압력으로 있는 n형 칼코게나이드 합성물의 제조 방법.
- 제 1 항 내지 제 3 항 중 어느 한 항에 있어서, 상기 산화 분위기는 약 0.05 몰% 내지 약 0.3 몰%의 산화 가스를 포함하는 n형 칼코게나이드 합성물의 제조 방법.
- 제 1 항 내지 제 4 항 중 어느 한 항에 있어서, 상기 산화 분위기에서 상기 산화 가스의 부분 압력은 약 0.5 mTorr 미만인 n형 칼코게나이드 합성물의 제조 방법.
- 제 1 항 내지 제 5 항 중 어느 한 항에 있어서, 상기 산화 가스는 산소, 수증기, 아산화질소, 및 오존으로부터 선택되는 n형 칼코게나이드 합성물의 제조 방법.
- 제 1 항 내지 제 6 항 중 어느 한 항에 있어서, 상기 n형 칼코게나이드 합성물은 적어도 카드뮴과, 선택적으로 Zn, In, 및 이들의 조합으로부터 선택된 하나 이상의 성분들을 통합한 적어도 하나의 황화물 및/또는 적어도 하나의 셀렌화물을 포함하는 n형 칼코게나이드 합성물의 제조 방법.
- 제 1 항 내지 제 7 항 중 어느 한 항에 있어서, 상기 적어도 하나의 다른 가스는 질소, 희가스, 및 이들의 조합으로부터 선택되는 n형 칼코게나이드 합성물의 제조 방법.
- 제 1 항 내지 제 8 항 중 어느 한 항에 있어서, 상기 n형 칼코게나이드 합성물은 카드뮴과 황을 통합하는 n형 칼코게나이드 합성물의 제조 방법.
- 제 1 항 내지 제 9 항 중 어느 한 항에 있어서, 상기 기판은 p형 광전지 합성물을 포함하고,
상기 n형 칼코게나이드 합성물은 상기 p형 광전지 합성물의 표면과 전기 접촉하는 n형 칼코게나이드 합성물의 제조 방법. - 제 1 항 내지 제 10 항 중 어느 한 항에 있어서, 상기 n형 칼코게나이드 합성물은 스퍼터링에 의해 형성되는 n형 칼코게나이드 합성물의 제조 방법.
- 광전지 물품으로서,
p형 광전지 합성물을 갖는 기판; 및
상기 기판에 통합된 n형 칼코게나이드 합성물의 층을 포함하고, 상기 n형 칼코게나이드 합성물은 산화 가스와, 선택적으로 적어도 하나의 다른 가스를 포함하는 산화 분위기에서 형성되며, 상기 산화 가스는 형성된 n형 칼코게나이드 합성물의 조성이 달리 동일한 프로세스에서 그러나 실질적으로 산화 가스가 없는 상태에서 형성된 n형 칼코게나이드 합성물의 저항보다 작은 저항을 갖게 하는 양으로 존재하는 광전지 물품. - 제 12 항에 있어서, 상기 n형 칼코게나이드는 적어도 카드뮴과, 선택적으로 Zn, In, 및 이들의 조합으로부터 선택된 하나 이상의 성분들을 통합한 적어도 하나의 황화물 및/또는 적어도 하나의 셀렌화물을 포함하는 광전지 물품.
- 제 12 항 또는 제 13 항에 있어서, 상기 n형 칼코게나이드 합성물은 약 1 × 105 ohm-cm 미만의 저항을 갖는 광전지 물품.
- 제 1 항 내지 제 11 항 중 어느 한 항의 방법에 의해 제조된 물품.
