Abstract
A method of selectively forming a conductive material and a method of forming metal conductive structures are disclosed. The organic material can be patterned to expose regions of the underlying material. The underlying material may be exposed to a precursor gas, such as a platinum precursor gas, which does not react with the remaining portions of the organic material located above the underlying material, but with the underlying material. The precursor gas may be used in an atomic layer deposition process, during which the precursor gas may selectively react with the underlying material to form a conductive structure, but does not react with the organic material. Conductive structures can be used, for example, as a mask for patterning during various stages of semiconductor device fabrication.

This application is filed on Nov. 19, 2008, entitled " Method of Forming Conductive Material, Selectively Forming Conductive Material, Forming Platinum, and Forming Method of Conductive Structure " Claim the benefit of the filing date of 12 / 274,169.
The present invention, in various embodiments, generally relates to a method of selectively forming a conductive material, such as platinum, a method of forming a conductive material, and a method of forming a conductive structure.
In the fabrication of integrated circuits, various conductive layers are used. For example, during the formation of semiconductor devices such as dynamic random access memories (DRAMs), static random access memories (SRAMs), ferroelectric (FE) memories, and NAND, conductive materials may be used to form interconnect structures and conductive lines as well. It is also used for the formation of memory cell capacitors. Therefore, the formation of conductive materials is an important fabrication process in integrated circuit (IC) fabrication.
Requirements for forming a conductive material can be a difficult requirement because the conductive film needs to be deposited at reasonably low temperatures that are tolerated by other materials used in integrated circuits. In addition, high quality conformal films of conductive material are often used to cover a wide variety of topography on integrated circuits to form various conductive structures such as openings, deep trenches, and container capacitor openings. In addition, such films need to be formed with high throughput.
For example, conventional memory cells include two conductive electrodes and a dielectric material interposed therebetween, and are often referred to as "metal-insulator-metal" (MIM) memory cell capacitors. One or more layers of various conductive materials can be used to form the conductive electrodes. As the size of the capacitors decreases, the thickness of the dielectric material must decrease to increase the gate capacitance. Reducing the thickness of conventional dielectric materials, such as silicon nitride, can cause an increase in leakage current and a decrease in device reliability. Using a high dielectric constant material between two conductive electrodes allows for increased gate capacitance without incidental leakage effects. The use of conductive materials such as platinum, rhodium, iridium, osmium and their alloys has been proposed for such MIM memory cell capacitors.
Multiple memory cell capacitors are fabricated that include electrode layers formed of conductive material in small, high aspect ratio openings. The term "aspect ratio" relates to the depth or height relative to the width of the structure of the integrated circuit. Most often, platinum is used as the conductive material because platinum is generally a high work function metal that reduces leakage in the cell. However, there is a problem that there is no actual etching process to remove platinum during capacitor fabrication. Conventional techniques used to form platinum electrodes include depositing platinum and then performing chemical-mechanical polishing (CMP) or ion milling to remove extraneous portions of platinum. However, these techniques can lead to undesirable defects in the platinum electrode.
Referring to FIGS. 1A-1C, a conventional method of forming a
Thereafter, as shown in FIG. 1B, a
However, during planarization,
In order to achieve higher density memory arrangements, there is a need for methods of forming structures and conductive materials suitable for manufacturing complex devices with the required improved nonsense and reliability to meet future demands.

With continued reference to FIG. 2A, opening 214 (shown in dashed lines) is formed in
In one embodiment, if present, the barrier material is titanium nitride, the insulating
After removing a portion of insulating
Referring to FIG. 2B, after cleaning the
As a non-limiting example, when platinum is the desired
By using the
Referring to FIG. 2C, after forming the
Referring to FIG. 2E, after forming the
