Abstract
Description
본 발명의 실시예는 마이크로 로드를 포함하는 발광 소자 및 그 제조 방법에 관한 것으로, 굴절율이 서로 다른 물질들이 교대로 형성된 반사 패턴 및 마이크로 로드를 포함하는 발광 소자에 관한 것이다. Embodiments of the present invention relate to a light emitting device including a micro rod and a method of manufacturing the same, and a light emitting device including a micro rod and a reflective pattern formed by alternating materials having different refractive indices.
나노 와이어(nanowire)는 우수한 전기적, 광학적 특성과 전자 소자로서의 응용 가능성을 인정받아 최근에 많은 연구가 진행되고 있다. Nanowires (Nanowire) has been recently researched in recognition of its excellent electrical and optical properties and the possibility of application as an electronic device.
반도체 물질 중 하나인 GaN은 종래의 Si 반도체나 GaAs 화합물 반도체와는 달리 직접 천이형의 밴드갭 구조를 가지면서 In 이나 Al의 합금을 통해 1.9 ~ 6.2eV 까지 밴드갭 조절이 가능함으로 광소자로서의 이용 가치가 매우 높다. 그리고, 항복 전압이 높고 고온에서도 안정된 특성을 지니므로 종래의 반도체 재료로 구현하기 어려운 고출력 소자나 고온 전자 소자 등 여러 분야에 유용되고 있다. 예를 들어 풀칼라 디스플레이(full color display)를 이용한 대형 전광판이나, 신호등, 광기록 매체의 광원, 자동차 엔진의 고출력 트랜지스터 등에 이용되고 있다.Unlike conventional Si semiconductors or GaAs compound semiconductors, GaN, which is one of the semiconductor materials, has a direct transition type band gap structure and can be used as an optical device because the band gap can be controlled from 1.9 to 6.2 eV through an alloy of In or Al. 종래 GaN 기반의 전자 소자, 예를 들어 질화물 반도체 발광 다이오드는 일반 적으로 2차원 구조의 박막 형태로 구현되었다. 그러나 박막 형태의 발광 다이오드는 에피탁샬(epitaxial) 성장 시 기판과의 격자 상수와 열팽창 계수의 차이로 결함이 크게 발생하는 문제점이 있었다. 이러한 문제점을 해결하기 위해 기판과 GaN 사이에 Al1-xGaxN(0<x≤1) 층을 삽입하여 결함 밀도를 많이 감소 시킬 수 있었다. 결과적으로 GaN 계열의 발광 다이오드와 레이저 다이오드 등의 발광소자 특성에 있어 많은 개선이 이루어졌고, 현재 상용화가 이루어지고 있다. 그러나, 이러한 방법을 사용하여 GaN 박막을 성장시키는 경우에도 108cm-2 이상의 결함 밀도가 소자 내의 박막에 포함되어 있어 결함 밀도를 줄이고 효율을 높이기 위한 연구가 지속적으로 이루어지고 있다.Conventional GaN-based electronic devices, such as nitride semiconductor light emitting diodes, are generally implemented in the form of a thin film having a two-dimensional structure.
