Description
The present invention relates to an apparatus and method for inspecting a silicon structure, and more particularly, irradiating laser light to a silicon structure to inspect a state of the surface and the inside or the back of the silicon structure, wherein the laser light is irradiated by a galvanometer scanner. The present invention relates to a silicon structure inspection apparatus capable of simply inspecting the state of a silicon structure by changing an area so that laser light can scan the entire surface of the silicon wafer.
Recently, as the demand for high performance and miniaturization of electronic products increases, various researches for increasing the integration of semiconductor devices have been conducted. In particular, active researches on wafer stack manufacturing technology for vertically stacking a plurality of silicon wafers have been conducted. Wafer bonding technology is being used in many processes as the demand for handling wafer bonding in solar cell and image sensor processes increases for commercialization of MEMS products and photon efficiency.
However, in the case of stacking a plurality of wafers in this way, the bonding between the wafers is incomplete and an air gap may be generated between the bonding surfaces of the wafers, and also during various processes for processing the wafers or manufacturing the wafer stacks. Scratches or cracks may occur on the back side of the wafer. However, such air gaps, scratches, or cracks may cause defects in the wafer stack or the semiconductor device. Therefore, a method capable of accurately inspecting the inside of the silicon wafer or the back surface of the wafer is required.
However, in the past, it was common to inspect the back or the inside of a silicon wafer using X-rays or sound waves.
However, the method of using the X-ray has a problem that the X-ray equipment is expensive and bulky, and in particular, a shielding chamber is required due to the characteristics of the X-ray harmful to the human body.
In addition, a method of using ultrasonic waves is a destruction test in which a measurement object is immersed in water, and like a X-ray device, a sound wave generating device is expensive and bulky.
The present invention is to solve the above problems, while irradiating the laser light to the silicon structure to inspect the state of the inside or the back of the silicon structure, by changing the area irradiated with the laser light by a galvanometer scanner laser light The present invention relates to an apparatus and method for inspecting a silicon structure that can easily inspect a state of a silicon structure by allowing the front surface of the silicon wafer to be scanned.
In the silicon structure inspection apparatus of the present invention, the silicon structure inspection apparatus for irradiating laser light to the silicon structure and measuring the power of the laser beam transmitted through the silicon structure according to the position to inspect the state of the silicon structure, A light source to output; An X-axis mirror and a Y-axis mirror for reflecting the laser light; An X-axis galvanometer and a Y-axis galvanometer for rotating the X-axis and Y-axis mirrors so that the laser light reflected from the X-axis and Y-axis mirrors can scan the entire surface of the silicon structure; And a photo detector for measuring the power of the laser beam transmitted through the silicon structure.
In the silicon structure inspection method according to the present invention, in the silicon structure inspection method for examining the state of the silicon structure by irradiating a laser light to the silicon structure and measuring the power of the laser beam transmitted through the silicon structure according to the position, (a Preparing a laser beam capable of transmitting the silicon structure; (b) directing the laser light into the silicon structure using a galvanometer scanner to scan the front surface of the silicon structure; (c) measuring, according to position, the power of the laser light that has passed through the silicon structure; And (d) comparing the magnitude of the measured power of the laser light.
In this case, the wavelength of the laser light is preferably 1.2 μm to 1.3 μm .
In addition, it is preferable to repeat steps (b) and (c), and compare the average square root (RMS) value of the measured power of the laser beam in step (d).
According to the silicon structure inspection apparatus and inspection method according to the present invention, while inspecting the state of the inside or the back of the silicon structure using a laser light of a wavelength that can pass through the silicon structure, the laser light is irradiated by a galvanometer scanner By changing the area of the laser beam, the laser beam can scan the silicon structure, so that the state of the inside or the back of the silicon structure can be quickly and safely detected without destroying the silicon structure to be inspected.
Hereinafter, the present invention will be described in more detail with reference to the accompanying drawings.
The present invention is to examine the state of the parts that are not exposed to the outside, such as the inside of the silicon structure or the back of the silicon structure by irradiating the laser light, while the laser beam is scanned by the galvanometer scanner to scan the surface of the silicon structure. By measuring the power of the transmitted laser light and comparing the magnitude of the measured power by position to determine the structure inside the silicon structure. Therefore, in the present invention, a laser beam capable of transmitting silicon is required. First, the silicon transmission characteristics of the laser beam will be described. In this case, the silicon structure refers to various structures that can be manufactured using silicon, such as a silicon wafer, a silicon wafer stack, or various structures manufactured by MEMS technology.
FIG. 1 is a cross-sectional view of the
2 shows the
The
According to the
The thickness of the
3 is a schematic configuration diagram of a silicon structure inspection apparatus according to the present invention.
As shown in FIG. 3, the silicon structure inspection apparatus according to the present invention includes a
The
The
When the
However, the diameter of the
The
At this time, in the present invention, two
For example, when the area irradiated with the
The
In this case, it is preferable to rotate the
Hereinafter will be described in more detail the inspection process of the silicon structure using the silicon structure inspection apparatus according to the present invention.
4 is a cross-sectional view of the
At this time, when the
FIG. 5 is a cross-sectional view of the
1 and 2 to explain the transmission characteristics of the
Therefore, as shown in FIG. 5, a
6 is a cross-sectional view of a silicon structure made by MEMS technology.
