Abstract
Description
The present invention provides a heat dissipation circuit board in which the center of the package is electrically exposed to improve heat dissipation performance, and insulates the center of the package, that is, a portion into which the heating element mounting pad is inserted, or forms an insulating film on the heating element mounting pad itself. The present invention relates to a heat dissipation board circuit capable of eliminating a driving failure phenomenon due to power supply between a mounting pad and a metal substrate, and remarkably improving heat dissipation performance.
In general, a circuit board is a circuit pattern formed of a conductive material such as copper on an electrically insulating board, and refers to a board immediately before mounting an electronic component related heating element. Such a circuit board includes a semiconductor device and a heating device such as a light emitting diode (LED), and the like, in particular, a device such as a light emitting diode emits serious heat. Therefore, when heat is not processed in the circuit board on which the heating element is mounted as described above, the temperature of the circuit board on which the heating element is mounted is increased to cause the inoperability and malfunction of the heating element, as well as to reduce the reliability of the product. In order to solve the heat generation problem as described above, various heat dissipation structures are conventionally employed.
Figure 1a is a cross-sectional structural view showing a conventional heat radiation circuit board.
As shown in FIG. 1A, a conventional heat
상기 세라믹 물질의 경우 열전도도가 높은 대표적인 물질로 Diamond, AlN(aluminum nitride), BN(boron nitride) 등의 물질이 있다. In the conventional heat dissipation circuit board as described above, heat emitted from the mounted heating element is not transferred to the
In order to overcome such a limitation, as shown in FIG. 1B, the
However, in the substrate structure having excellent heat dissipation characteristics, by placing a metal material (metal pad) under the heat generating portion, the existing technology of dissipating heat from the metal plate generates electric conduction between the heat generating portion and the metal plate. Problems have arisen. In other words, in the case where electric current is generated between the heating part and the metal plate through a metal pad, a specific electrode may be used in an electronic product using a voltage difference to which a multi-substrate (a substrate having several packages), which is conventionally applied, is applied. When the current flows through the metal substrate, a voltage difference is not formed, which causes a problem that the whole package is not driven.
The present invention has been made to solve the above problems, an object of the present invention is to form an insulating layer between the heating element mounting pad and the metal plate formed for heat radiation on the heat dissipation circuit board, or to insulate the heating element mounting pad The present invention provides a heat dissipation board circuit capable of eliminating a driving failure phenomenon due to power supply between a mounting pad and a metal board, and remarkably improving heat dissipation performance.

In particular, in the heat dissipation circuit board according to the present invention, an insulating
The mounting
The metal plate is preferably formed of at least one selected from Cu, Al, Ti, Mg. In addition, the insulating portion may be more preferably formed through Al anodizing (hard anodizing). Anodizing refers to forming an anodized film, and specifically, a technique for improving corrosion resistance and wear resistance by forming a protective layer due to an oxide material on a metal surface. This anodizing technique uses a commonly used processing technique.
For example, in order to anodize aluminum, it is immersed in a suitable acid solution, and a strong electric field is applied to the metal to draw Al ions by its force and combine with oxygen to form aluminum oxide. At this time, aluminum is liberated into Al 3+ ions by the electric field, which combines with O 2 − ions in water to form Al 2 O 3 . The formed oxide is called aluminum oxide (Al 2 O 3 ), and forms a film on the surface of aluminum, wherein the formed film is thicker than the film formed in the natural state. Aluminum oxide creates a form similar to ceramics called amarite, which is excellent in corrosion resistance, abrasion resistance, and electrical insulation, helping to overcome many of the disadvantages of aluminum. In the present invention, a technique of oxidizing and forming a film on a metal through such a technique is utilized.
The circuit board is formed by inserting (mounting) the heating
