Abstract
Description
The present invention relates to a method of forming a semiconductor device, and more particularly to a method of manufacturing a photomask.
In order to manufacture a semiconductor device, a photolithotraphy process using a photomask having a pattern to be transferred onto a wafer is performed. However, in the photolithography process using a KrF laser as a light source, stray light is generated due to scattering of exposure light due to foreign matter attached to the surface of the exposure lens or the surface of the reflective material.
This stray light reduces CD (Critical Dimension) uniformity in the exposure shot region where the pattern of the photomask is transferred onto the wafer during one exposure, or reduces contrast to reduce the image on the wafer. Worsen performance
In particular, the stray light effect is further increased as the open area through which the light source passes is wider, which is severely generated at the edge of the exposure shot area, for example, a scribe lane.
Therefore, as shown in FIG. 1, a method of adding
However, as shown in FIG. 2, in the
A method of manufacturing a photomask according to the present invention includes the steps of: preparing a photomask on which a pattern to be transferred is formed; And forming dummy dot patterns on the backside of the photomask substrate in a region corresponding to the scribe lane of the exposure shot to reduce light intensity using a laser.
The forming of the dummy dot patterns may be performed by repeatedly irradiating a laser beam on a rear surface of the photomask corresponding to the scribe lane area to form dummy dot patterns having hole shapes in the photomask.
The dummy dot patterns are preferably formed to be arranged at a predetermined interval to have a pitch of about 2 to 5um.
이때, 포토마스크(200)는 KrF 어테뉴에이티드 위상반전마스크(attenuated Phase Shift Mask)를 제작할 수 있다.Referring to FIG. 3, a
Specifically, although not shown in detail, after the phase inversion film and the light blocking film are formed on the
Meanwhile, as shown in FIG. 5, the manufactured
However, even when the same amount of exposure energy is transmitted through the patterned photomask, the stray light effect due to scattering of exposure light is generated as the open area through which light is transmitted increases. The scribe lane is not a circuit of the actual chip, but a pattern required for the wafer processing process, for example, an alignment key required to align the wafer or a measurement pattern for determining the accuracy of the unit process ( overlay is formed. Therefore, the scribe lane has a stray light effect due to light scattering because most of the areas are open areas except for patterns required for wafer processing.
Such stray light effects degrade the CD (Critical Dimension) uniformity in the exposure shot region or reduce the contrast, thereby degrading the image performance on the wafer.
Referring to FIG. 4,
Specifically, the
Accordingly, the
That is, by forming the
Therefore, the stray light effect can be suppressed by minimizing the transmission area of the light source generated in the exposure shot.
In addition, by directly patterning a dummy dot pattern that functions as a dummy pattern by using a laser in the transparent substrate, process variables can be reduced, and effectively preventing unnecessary dummy patterns from remaining in the scribe lane of the wafer map edge exposure shot. It is possible to prevent problems such as foreign matters caused by the dummy pattern in the subsequent process.
