BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to an electron emission device and a method of manufacturing the same. More particularly, the present invention relates to an electron emission device having an improved electron emission efficiency, an improved lifetime, and an improved electron emission uniformity.
냉음극을 이용하는 방식의 전자 방출 소자로는, FED(Field Emission device)형, SCE(Surface Conduction Emitter)형, MIM(Metal Insulator Metal)형 및 MIS (Metal Insulator Semiconductor)형, BSE(Ballistic electron Surface Emitting)형 등이 알려져 있다. In general, an electron emission device includes a method using a hot cathode and a cold cathode as an electron emission source. Examples of electron emission devices using a cold cathode include field emission device (FED) type, surface conduction emitter (SCE) type, metal insulator metal (MIM) type, metal insulator semiconductor (MIS) type, and ballistic electron surface emitting (BSE) type. ) And the like are known.
The FED type uses molybdenum (Mo) and silicon by using a principle that electrons are easily released due to electric field difference in vacuum when a material having a low work function or a high beta function is used as an electron emission source. A tip structure with a major material such as (Si), a carbon-based material such as graphite, DLC (Diamond Like Carbon), and a recent nano tube or nano wire, etc. Devices have been developed that use nanomaterials as electron emission sources.
The SCE type is a device in which an electron emission source is formed by providing a conductive thin film between a first electrode and a second electrode disposed to face each other on a first substrate and providing a micro crack in the conductive thin film. The device uses a principle that electrons are emitted from an electron emission source that is a micro crack by applying a voltage to the electrodes to flow a current to the surface of the conductive thin film.
The MIM type and the MIS type electron emission devices each form an electron emission source having a metal-dielectric layer-metal (MIM) and metal-dielectric layer-semiconductor (MIS) structure, and are disposed between two metals or metals with a dielectric layer interposed therebetween. When a voltage is applied between semiconductors, a device using the principle of emitting electrons is moved and accelerated from a metal or semiconductor having a high electron potential toward a metal having a low electron potential.
The BSE type uses the principle that electrons travel without scattering when the size of the semiconductor is reduced to a dimension area smaller than the average free stroke of the electrons in the semiconductor, thereby forming an electron supply layer made of a metal or a semiconductor on an ohmic electrode. And an insulator layer and a metal thin film formed on the electron supply layer to emit electrons by applying power to the ohmic electrode and the metal thin film.
FIG. 1 is a view showing an example of a double FED type electron emission device, FIG. 2 is a cross-sectional view taken along the line II-II of FIG. 1, and FIG. 3 is an enlarged view of part III of FIG. Is shown.
As illustrated in FIGS. 1 to 3, the
The
The
The
In the electron
When the electron emission material is not exposed to the outside, smooth emission of electrons due to the advanced discharge effect is not expected at all, and when exposed to the outside, the electron emission efficiency is reduced by the screen effect when the electrons are aggregated together. Here, the screen effect refers to a shape in which when the electron emission materials are aggregated, all of the aggregated electron emission materials perform an electron emission function as one. In addition, even if they are not lumped together, they are likely to be non-uniform in the case of facing in the side, in consideration of the situation in which the electrons must be discharged to function properly.
As a result, problems such as uneven electron emission or deterioration of electron emission characteristics have caused a need to find a way to improve the problem.
The process of forming the
The process of forming an electron emission source in the electron emission source hole in the method of manufacturing an electron emission element according to the present invention is as follows.
First, as shown in FIG. 5, a
An example of a method of manufacturing the template is a method using anodization. Preferred materials for applying the method using anodization include aluminum, and aluminum is surface treated by electropolishing in a pretreatment process. That is, when aluminum is electrically oxidized in an acid solution prior to anodizing, oxygen and aluminum are bonded to form a film of alumina (Al 2 O 3 ) on the surface of aluminum. This process is called anodic oxidation because aluminum where oxidation occurs is used as a positive electrode. The alumina film thus formed is corroded by an acid solution to cause etching. When the etching rate is faster than the rate of anodization, the surface of aluminum is polished. This phenomenon is called electropolishing. This pretreatment process is because the etching of the alumina proceeds perpendicular to the equipotential line, so that the direction of the holes becomes parallel only when anodization starts from a flat surface. Full-fledged anodic oxidation uses the same equipment and materials as the electropolishing described above, but with different reaction conditions. In the early stages of anodic oxidation, holes are formed perpendicular to the surface of the alumina, but the arrangement is irregular. However, due to the stress caused by the volume change of aluminum to alumina, over time these holes self-align themselves in the least stressful arrangement. The most efficient arrangement for a given space is hexagonal close-packing, so the holes are arranged in a hexagon, resulting in a hexagonal structure like a honeycomb. Thus, the holes of the anodized sample are irregularly arranged when viewed from above, but have a regular arrangement at the interface between aluminum and alumina. If a hole with a regular arrangement is required, the alumina layer produced by anodization is melted once. Then, the surface of the aluminum having a regular arrangement is exposed, and when the second anodization is performed again under the same conditions, a regularly arranged hole can be obtained. In addition, if necessary, a hole widening process that makes the inside of the hole evenly cut by etching without applying electricity, thereby increasing the size of the hole while maintaining the depth of the hole and the distance between the holes as the first. Can be carried out.
As another method of manufacturing the template, a material such as a metal having conductivity may be selected to form nanopores using electro discharge machining. In addition, a template may be manufactured by selecting a ceramic material, a polymer, or a semiconductor material by laser processing or the like.
However, the method of forming nanopores in the template is not limited to those mentioned herein.
Next, as shown in FIG. 6, the
Next, as shown in FIG. 7, an
On the upper side of the template, the space in which the catalyst layer is formed is narrow due to the plurality of nanopores, so that the electron emission materials growing in the catalyst layer are arranged far from each other. Accordingly, the effect of adjusting the density of the electron emitting material can be obtained, and elements that inhibit electron emission such as a screen effect can be avoided.
On the other hand, if the diameter of the nano-pores as large as possible in the process of forming nano-pores on the template, the area in which the catalyst layer can be formed is reduced. As such, when the diameter of the nanopores is adjusted, the catalyst layer is sparsely formed, thereby reducing the density of the electron emission material and thus avoiding densification of the electron emission material. That is, it is possible to control the density of the electron emitting material by adjusting the diameter of the nanopores.
In addition, by adjusting the center position of the nano-pores to be closer or closer to each other, and by adjusting the diameter of the nano-pores as described above, it is possible to more certainly control the density of the electron emitting material.
On the other hand, unlike the method described above, after the catalyst layer is formed on the template and the electron emission material is grown, a method of installing the template so as to conduct electricity with the cathode electrode is also possible. In this case, separate adhesive means may be used to fix the template and the cathode electrode. The conductive adhesive means preferably comprises a conductive inorganic material and a resin.
The conductive inorganic material may be composed of a metal or metal oxide such as Pd, Ag, RuO 2 , Pd-Ag, and glass. The resin is to improve the printability, viscosity, adhesiveness, the components of the resin, for example, cellulose-based resin such as ethyl cellulose, nitrocellulose; Acrylic resins such as polyester acrylate, epoxy acrylate, urethane acrylate and the like; At least one of a vinyl-based resin such as polyvinyl acetate, polyvinyl butyral, polyvinyl ether, and the like may be included, but is not limited thereto.
Printing conductive adhesive means for mixing the conductive inorganic material and the resin component on the upper side of the cathode electrode, placing an electron emission source comprising a template thereon, and curing the printed conductive adhesive means to emit electrons. The circle can be fixed on the cathode electrode.
The method of curing the printed conductive adhesive means may include a negative photosensitive resin to cure through exposure or to cure through a firing process. Of course, it is not limited to the method mentioned here.
8 is a partial cross-sectional view schematically showing the configuration of the electron emitting device according to the second embodiment of the present invention.
As shown in FIG. 8, the
In the electron emission device of the second embodiment shown in FIG. 8, an electron emission source using the
As described above, in the electron emission device according to the present invention, it is possible to greatly improve the electron emission characteristics of the electron emission material and to make the electron emission uniform.
In addition, in the related art, the carbon material or the nanomaterial used as the electron emission material may be damaged due to the high temperature applied in the exhaust process, thereby reducing the lifetime of the electron emission source. However, in the present invention, when the electron emission material is formed by growing the electron emission material by connecting the template to the cathode electrode, it is not necessary to consider the damage of the electron emission material during the exhaust process. It is facilitated and helps to improve the lifetime of the electron emitting material.
Although the present invention has been described with reference to the embodiments shown in the drawings, this is merely exemplary, and it will be understood by those skilled in the art that various modifications and equivalent other embodiments are possible.
