Abstract
본 발명은 프리 솔더 범프(pre-solder bump)를 갖는 반도체 패키지와, 그를 이용한 적층 패키지 및 그의 제조 방법에 관한 것으로, 솔더 볼 크기 증가 한계에 따른 반도체 패키지의 적층 마진 부족과, 리플로우 과정에서 작용하는 열적 스트레스에 따른 패키지 휨에 의한 솔더 접합 불량을 해소하기 위한 것이다. 본 발명에 따르면, 적층 반도체 패키지의 솔더 볼이 접합되는 피적층 반도체 패키지의 접속 패드에 일정 높이로 프리 솔더 범프를 형성함으로써, 반도체 패키지의 휨과 적층 마진을 확보할 수 있다. 이로 인해 패키지 적층시 안정적인 솔더 접합 신뢰성을 확보할 수 있다. 이때 프리 솔더 범프의 상부는 평면으로 형성되기 때문에, 솔더 볼이 안정적으로 탑재되어 접합될 수 있다.The present invention relates to a semiconductor package having a pre-solder bump, a laminated package using the same, and a method of manufacturing the same.
