Abstract
탄소나노튜브가 삽입된 방열 시트를 이용한 전자부품 냉각장치 및 그 제조방법이 개시된다. 본 발명의 냉각장치의 제조방법은 프린트회로기판 상에 전자부품을 장착하고, 전자부품 상에 상하 길이방향으로 형성된 탄소나노튜브와 고분자 수지로 구성된 방열 시트를 정렬하여 위치시킨다. 방열 시트 상에 히트싱크를 정렬하여 위치시키고 방열 시트를 리플로우(reflow)시켜서 전자부품과 히트싱크를 방열 시트가 개재된 상태에서 접착시킨다. 열전도율이 좋은 탄소나노튜브를 사용하여 열전도 효율을 극대화할 수 있으며, 복잡한 조립공정을 사용하지 않고 전자부품과 히트싱크를 용이하게 조립할 수 있다.Disclosed are an electronic component cooling apparatus using a heat dissipation sheet into which carbon nanotubes are inserted, and a manufacturing method thereof.
